る基板の該導電体表面に、(a)重合体1kgあたり
0.3〜7.5当量の重合性不飽和基及び0.1〜2.5当
量の下記式[I] 【化1】 [式中、R1は水素原子又はメチル基を示し、R2は水素
原子又は場合により水酸基、アルコキシ基、エステル基
もしくはハロゲン原子で置換されていてもよい炭素数1
〜8の炭化水素基を示し、−W+は 【化2】 を示し、ここでZは窒素原子又はリン原子を示し、Yは
硫黄原子を示し、R3、R4及びR5は同一又は相異な
り、それぞれ炭素数1〜14の有機基を示すか、或いは
R3及びR4、又はR3、R4及びR5は一緒になって、こ
れらが結合している窒素原子、リン原子もしくは硫黄原
子と共に複素環式基を形成してもよい]で表わされる非
プロトン性オニウム塩含有基を有するビニル重合体と、
(b)光重合開始剤を主成分として含有する光重合性組
成物を塗布し、未硬化塗膜を形成する工程; (B)該未硬化塗膜に活性光線をレジストパターン通り
に照射して露光部分の塗膜を選択的に硬化せしめる工
程; (C)該照射塗膜を水で洗浄し、未露光部分の塗膜を溶
出、除去する工程; (D)該基板上の塗膜が除去された部分の導電体をエッ
チングにより除去する工程;及び (E)該基板上に残存するレジスト膜を除去する工程 よりなる導電体パターンを有する基板の製造方法。1.
