DISCLOSURE OF THE INVENTION Problems to be Solved by the Invention However, in a gate insulating film having a conventional structure, hot carriers generated in a high electric field region due to recent miniaturization of semiconductors are injected into this gate insulating film. Due to this injection, the electrical characteristics are deteriorated due to the shift of the flat band voltage and the increase of the interface state density. In particular, the threshold voltage changes in the ordinary fine MOS, and under the gate in the writing state and non-writing state of the signal "1" in the EEPROM. Changes the potential of the device, causing a big problem in the setting of the operation margin and the like or the reliability of the device.

First, with respect to the conventional nitride film formation, generally, it is formed by performing a nitriding treatment in a nitriding atmosphere such as ammonia in an electric furnace for a long time. Therefore, although it is not clear, various problems such as leaks, which are considered to be caused by the entry of a large amount of hydrogen into the insulating film, are beginning to be pointed out.

Therefore, a nitriding experiment of an oxide film was carried out using a short-time annealing furnace that can control the annealing time in seconds, which is not generally used. As a result, the distribution of nitrogen contained in the produced nitrided oxide film is shown in FIG. 1150 ℃, 1050
This is the result of analyzing the depth distribution of nitrogen by Auger spectroscopy when nitriding treatment was performed for 120 seconds at temperatures of ℃ and 950 ℃. It shows that the oxynitride layer was formed near the surface and near the insulating film / semiconductor substrate interface. It is formed, and its nitrogen concentration increases as the nitriding temperature increases. In general, it is considered that the oxynitride layer formed near the interface of the semiconductor substrate is effective in reducing the interface state induced when electrons are injected into the insulating film.

On the other hand, in Fig. 4, the hydrogen profile in the oxynitride film evaluated by secondary ion mass spectrometry (abbreviated as SIMS) is shown in Fig. 4, and the nitridation oxide film is nitrided for 60 seconds at each temperature of 950 ° C and 1150 ° C. (NO and NO HT respectively) and thermal oxide film are shown. It can be seen that the hydrogen concentration in the nitrided oxide film significantly increases as the nitriding temperature increases.

Therefore, in order to clarify the relationship between the nitrogen or hydrogen concentration and the film quality, especially the trapped charge density of electrons, a constant current stress method that applies a tunneling current of 10 mA / cm 2 to the insulating film, which has been commonly used in the past, was adopted. It was used for evaluation.

In addition, with respect to the insulating film which has been subjected to a short-time annealing furnace for the oxide film and has been subjected to a short-time reoxidation at various temperatures and times after the formation of the nitrided oxide film, the flat band voltage shift amount is almost linear as the hydrogen concentration decreases. You can see that it is decreasing. It is considered that this is because the hydrogen concentration in the oxynitride film due to reoxidation decreases, the electron trap charge density decreases in proportion to this, and the flat band voltage shift amount decreases.

FIG. 5 shows the hydrogen concentration by this reoxidation treatment evaluated by SIMS. Nitrogen oxide film (NO) nitrided at 950 ° C for 60 seconds, and the hydrogen concentration profile of the reoxidized film obtained by reoxidizing the NO for 60 seconds at each temperature of 950 ° C, 1050 ° C, and 1150 ° C. About. It can be seen that the hydrogen concentration in the insulating film decreases remarkably as the reoxidation process progresses, and eventually becomes as low as or lower than that of the thermal oxide film. As described above, the reoxidation treatment is very effective in reducing the hydrogen concentration in the insulating film. Therefore, it was clarified that the content of hydrogen by this nitriding greatly contributes to the flat band voltage shift amount by the charge injection. Further, it was also found that unnecessary hydrogen can be taken out very efficiently by reoxidizing the nitrided oxide film in an annealing furnace for a shorter time.

Further, FIG. 6 shows the result of an experiment conducted for further details. FIG. 6 is a plot of the amount of increase in interface state density and the amount of flat band voltage shift when electrons of 0.1 clone / cm 2 are injected into the insulating film against the reoxidation time.

The thickness of the insulating film is about 8 nm. In the case of the conventional oxide film (Oxide) and the oxynitride film (NO, NO HT ), the initial increase in the interface state density and the flat band voltage shift are large.

On the other hand, when the reoxidation process is performed on the nitrided oxide film (NO, NO HT ), the amount of increase in the interface state density and the flat band voltage shift increase as the reoxidation temperature increases or the reoxidation time increases. Both are significantly smaller. It was found that this effect is more remarkable when the degree of nitridation of the nitrided oxide film subjected to reoxidation is smaller.

In particular, a nitrided oxide film (N

From this, it is found that short-time nitriding treatment and short-time reoxidation treatment of a thermal oxide film using a lamp heating furnace are very effective in obtaining a reoxidized oxynitride film having a low trapped charge density. It was revealed. That is, a fine MOS is not manufactured until by the method for manufacturing a semiconductor device of the present invention.
Type semiconductor device, while maintaining good initial characteristics,
It is possible to remarkably suppress the deterioration of electrical characteristics due to the flat band voltage shift induced by hot carriers and the increase of interface state density.

Furthermore, as shown in FIG. 6, the flat band voltage shift is smaller when the nitriding degree of the nitriding oxide film to be reoxidized is smaller (NO) than when the nitriding degree is larger (NO HT ). Also, the increase in interface state density is small, which corresponds very well to the fact that the smaller the degree of nitriding, the smaller the hydrogen content of the oxynitride film, as shown in FIG.

From the above, if the nitriding oxide film that has been subjected to the nitriding treatment at a low temperature for a short time is re-oxidized so that hydrogen is not taken in during the nitriding treatment of the thermal oxide film, the original hydrogen content is small. As a result, the reoxidation temperature and the reoxidation time are small, and better characteristics can be expected in a shorter treatment time.

Regarding the fact that the reoxidized oxynitride film has better characteristics than the normal thermal oxide film, as shown in FIG. 3 above, the oxynitride layer is formed near the interface (nitride oxide film / semiconductor substrate). This is considered to be due to the effect of suppressing the generation of interface states due to the formation.

The thermal oxide film shows very large distortion and shift in the CV characteristics after electron injection, whereas the re-oxide film (ONO)
In the case of, there is almost no change in the CV characteristic. As described above, the nitriding and reoxidation treatments using the lamp heating furnace are very effective in increasing the interface state density and reducing the flat band voltage shift generated by electron injection.

In addition, FIG. 8 shows a plot of the gate voltage required to inject electrons of 10 mA / cm 2 into the insulating film against the injection time. A thermal oxide film, a short nitriding treatment at 950 ° C. for 60 seconds was performed. The nitrided oxide film (NO) and the reoxidized film (ONO) obtained by reoxidizing the oxynitride film at 1150 ° C. for 60 seconds are shown below. The gate voltage shows a shift in the positive direction due to the trapping of the injected electrons, and then the gate voltage is destroyed at the place indicated by the arrow in the figure, and the amount of the breakdown charge is evaluated from this. The breakdown charge of the re-oxidized film (ONO) is about 350C / cm
It shows a remarkably large value of 2 and is about 16 times better than the thermal oxide film. As described above, the nitriding and reoxidizing treatments using the lamp heating furnace are very effective in improving the amount of breakdown charge, and remarkably improve the number of rewritable times in the EEPROM semiconductor device, for example.

Fig. 9 shows the nitrogen and oxygen profiles in the insulating film evaluated by Auger spectroscopy. The nitrided oxide film (NO) was nitrided for a short time at 950 ° C for 60 seconds, and the nitrided oxide film was subjected to various reoxidation temperatures. The following shows a reoxidized film that has been subjected to a short-time reoxidation treatment of 60 seconds. In the nitric oxide film (NO), a nitric oxide layer of about 5 at% is formed near the surface and near the insulating film / semiconductor substrate interface. As the reoxidation temperature increases, the amount of nitrogen near the surface decreases, while the nitrogen profile near the interface between the insulating film and the semiconductor substrate hardly changes. It can be seen that nitrogen near the interface is stable. On the other hand, it can be seen from the oxygen profile that a new oxide layer is formed in the vicinity of the insulating film / semiconductor substrate interface, and the insulating film / semiconductor substrate interface moves to the semiconductor substrate side, especially by reoxidation treatment at 1150 ° C.
The thickness of the oxide layer is about 1 nm or less, and the reduction in capacity at that time is as small as 10% or less. If the initial thermal oxide film is thinly formed by the thickness of this new oxide layer, there is no problem.

Regarding the redistribution of impurities, the conventional resistance heating furnace was used.
When the reoxidation treatment is carried out for a long time of 10 minutes to 6 hours, for example, Jayaraman et al. (1986 I.D.M.
Under the conditions of (M)), heat treatment at 950 ° C for 4 hours causes the thickness of the phosphorus impurity layer formed in the semiconductor substrate for controlling the threshold to increase by about 0.1 μm, deteriorating the electrical characteristics of the semiconductor device. Resulting in.

Therefore, the allowable value for increasing the thickness of the impurity layer of phosphorus and boron formed in the semiconductor substrate for controlling the threshold value is about 0.
The maximum heat treatment time allowed at each heat treatment temperature when plotted as 04 microns is plotted in FIG. to this,
The reoxidation time when the best characteristics can be expected by reoxidizing the nitriding oxide film that has been nitrided at 950 ° C. (NO) and 1150 ° C. (NO HT ) for 60 seconds according to the present invention is also plotted for each heat treatment temperature. did. When the nitriding degree of the oxynitride film is smaller (NO), the reoxidation time when the best characteristics can be expected is shorter than the one where the nitriding degree is larger (NO HT ), and the redistribution of impurities However, better characteristics can be expected because the hydrogen content in the original oxynitride film is small. If the NO nitriding condition (950 ° C, 60 seconds) is made shallower, that is, at a low temperature or for a short time, the reoxidation time when the best properties can be expected is shorter, and the redistribution of impurities and electrical properties are better. It can be expected to be advantageous.

As described above, according to the present invention, after the nitriding treatment is performed in the ammonia atmosphere using the lamp heating furnace to form the oxynitride film, the reoxidation treatment is performed in the oxygen atmosphere. A reoxidized oxynitride film having a lower trapped charge density can be obtained without causing the redistribution of impurities which has been a problem in the reoxidation treatment for a long time.

As described above, according to the present invention, the oxide film is nitrided to form the first nitrided oxide film, and the first nitrided oxide film is oxidized to form the first nitrided oxide film. Since the second oxynitride film is formed so that the hydrogen introduced into the film is reduced to at least about the same as the amount of hydrogen contained in the oxide film, the second oxynitride film has a low hydrogen content and a low trapped charge density. A nitride oxide film of No. 2 is obtained. Further, in a fine NOS type semiconductor device, deterioration of electrical characteristics induced by hot carriers is significantly suppressed, and also in an EEPROM semiconductor device, the number of rewritable times is significantly improved, which is extremely useful in practice. is there.
