Abstract

PURPOSE:To allow simple fabrication of a probe comprising a needle chip equipped with a plurality of protrusions at low cost in a short time by forming a linear or planar bottom in a groove. CONSTITUTION:Silicon nitride is deposited through CVD on the entire surface of a silicon substrate 11 having crystal face (100) and then it is removed partially in rectangular shape through photoetching to form a mask. It is then immersed into etching liquid of KOH aqueous solution, for example, thus forming a reverse pyramidal groove(trench) 13 having pointed bottom. The substrate, in which the surface of the groove 13 is exposed, is then heated at about 1000 deg.C in oxygen atmosphere to oxidize the inner wall of the groove 13 thus forming a silicon oxide film 12. Silicon nitride is then deposited on the silicon oxide film 12 through CVD or the like in order to copy the pattern of the groove 13. Subsequently, unnecessary substrate 11 and silicon oxide film 12 are removed through wet etching thus obtaining needle chips 14, 15 each provided with a plurality of protrusions.

FIG. 1 is an explanatory view for explaining the manufacturing method of the present invention by way of an example. When a 100-face orientation silicon substrate is etched with an anisotropic etching solution such as a KOH aqueous solution or TMAH (tetramethylammonium hydroxide) aqueous solution, the 111 plane with a slow etching rate is exposed and the progress of the etching is significantly reduced. It is well known that trenches having the shapes described above are formed.
When a mask material such as a silicon nitride film or a silicon oxide film is patterned by photolithography so that the opening shape of the trench becomes a rectangle when viewed from above the substrate and anisotropic etching is performed, the etched trench becomes a groove. A pentahedral trench groove having a linear bottom is formed. Observation of the groove from above is 1a in FIG.

Therefore, if the manufacturing method of the present invention is used, the cross-sectional view of 1b of FIG.
The shape of is transferred by forming a silicon nitride film on silicon oxide (12), and unnecessary silicon substrate portion (11) and silicon oxide film portion (1) are transferred.
By removing 2) by a wet etching method, it becomes possible to obtain a needle-shaped tip (14) having two protrusions. Further, by forming a plurality of the trenches on the silicon substrate in advance, a large number of probes having the same two protrusions can be simultaneously produced. Furthermore, the plane orientation of the silicon substrate is 100 to 35
By using a substrate with a surface inclined in the range of degrees,
Since the trench is formed obliquely, a probe having a plurality of protrusions (A) at different distances from the substrate surface can be realized.

When the silicon substrate is anisotropically etched so that the shape of the opening of the trench groove is a quadrangle such as a square or a rectangle when viewed from above the substrate, and etching is stopped when the bottom surface is quadrangular (planar), As can be seen, a hexahedron groove having a quadrangular opening in the shape of a trench and a quadrangular planar bottom surface is obtained as shown in 1d of FIG. The trench is oxidized to form a silicon nitride film or the like (coating A).
By forming and transferring the pattern, it becomes possible to obtain a probe having a needle-shaped tip having four protrusions (A) as shown in 1f of FIG. Since these needle-like chips are formed of an insulating material such as a silicon nitride film, they can be used in the electrical field by imparting conductivity to any protrusion.

[Embodiment 1] An embodiment of the present invention will be specifically described below. Using a silicon single crystal substrate with a thickness of 250 μm and a 100-plane orientation as a substrate material, a silicon nitride film with a thickness of about 300 nm was first formed on the entire surface by a vapor phase epitaxy method, and then a photolithographic etching (dry etching) method was used. The silicon nitride film was partially removed into a rectangular shape having a length of 8100 nm and a width of 8000 nm, and silicon was anisotropically etched with a KOH aqueous solution to form a trench. This sample is heated to 1000 ° C. in an oxygen atmosphere to oxidize the inner wall of the trench for 2 hours to form a silicon oxide film. Further, a silicon nitride film (film A) having a thickness of about 300 nm is formed on the entire surface of the substrate by a vapor phase epitaxy method, the silicon nitride film is patterned by a lithography method, and an unnecessary silicon nitride film is removed by dry etching. A flexible plate shape was formed.

After that, after a support base (for example, glass) is bonded to the silicon nitride film, the sample is immersed in a KOH aqueous solution to remove unnecessary silicon portions and silicon oxide film, and needle-like tips having two protrusions. It was possible to manufacture a probe equipped with. When a scanning electron micrograph of the probe thus obtained was taken, the probe had a needle-shaped tip at the tip, and when this photograph was enlarged, two protrusions (A) were found at the tip. It was confirmed that it was formed.

Further, the result of using the probe thus obtained as a probe of an atomic force microscope is shown in FIG.
Will be explained. In the present invention, since one needle-like tip has a plurality of protrusions, the flexible plate is tilted for use, and the protrusion that receives the atomic force from the sample is changed by changing the tilt angle of the flexible plate. As shown in 3a and 3b of the above, one probe has two types (when there are two protrusions).
It becomes possible to select. If used in this way, even if one of the protrusions is missing, the other protrusion can be used as a substitute, so long-term observation with one probe is possible, and the efficiency of observation is approximately doubled. Became clear.

In 3a of FIG. 3, by locally forming a film by the focused ion beam method or the like on only the protrusions (42) not in contact with the surface of the sample to give conductivity, the atomic force is generated by the protrusions (41). It became possible to detect the electrostatic capacitance between the protrusion (42) and the sample while keeping the height and the inclination of the needle-shaped tip with respect to the sample constant. For this reason, only the protrusions made of a silicon nitride film having high wear resistance contact the sample, and the conductive protrusions covered with the metal having low wear resistance do not contact the sample, so that the scanning type with long life is used. It has been found that it can also be used as a probe for a probe microscope.

Next, an example in which the probe thus obtained is used as a cell scanning probe is shown in FIG.
This will be described using b. In the present invention, since one needle-like tip has a plurality of protrusions and an arbitrary voltage can be applied to each protrusion, the needle-like tip provided on the plate is brought close to the biological sample (57), and a positive or negative voltage is applied. By giving to the protrusion,
The biological sample is electrically polarized, and the biological sample can be attracted to the tip of the needle tip by electrostatic force and moved to an arbitrary place. Furthermore, by periodically changing the polarity of the voltage applied to the multiple protrusions of the needle-shaped tip, it is possible to rotate the biological sample (58) with the torque generated by the electrostatic force similar to the known electrostatic motor. Yes, it can also be applied to so-called microgrippers.

In FIG. 5, a new protrusion (61) ---- protrusion (B) ---- is formed by electron beam evaporation on a needle-shaped chip having four protrusions (A) manufactured by the same method. Part,
A focused ion beam device is used to individually cover a region including the tip of the protrusion with a conductive film (for example, a metal film), and a plurality of wirings are provided. Electrons are emitted from the central protrusion (61) of the needle-shaped tip thus obtained by field emission, and a variable voltage source (63), on the peripheral protrusions surrounding the central protrusion (61), A probe capable of adjusting the spread angle of the emitted electrons (62) can be obtained by applying a potential on the negative side as compared with the protrusion at the center at (64). Thus, it is not necessary to provide an electrode for controlling the spread of radiated electrons near the tip of the probe, and the electron beam can be narrowed (spread can be adjusted).

Further, it can be further applied to an information recording device. For example, it is possible to bring the needle-shaped tip close to the recording layer, melt the recording layer due to the difference in the applied temperature of the needle-shaped tip, and form irregularities representing information. It is also possible to apply a voltage to the chip and perform recording with or without charge of the recording layer. Furthermore, with respect to the recording layer made of a magnetic film, a chip kept at a high temperature is brought close to the recording layer, and the direction of magnetization is changed by using the auxiliary magnetization applying means together.
Information can also be recorded.

INDUSTRIAL APPLICABILITY As described above, the present invention has a plurality of protrusions (A) used in an atomic force microscope or the like in a short time, in a simple process, and at low cost as compared with the conventional needle-shaped tip manufacturing method. It is possible to manufacture a probe having a needle tip. Furthermore, if a probe having a plurality of protrusions is used for one probe manufactured according to the present invention, the period of use of one probe becomes long, which is economical. Further, by installing electrodes or the like, it can be applied to fields other than microscopes (for example, micro mechanical parts, micro grippers that grab and move living bodies such as cells), and the field of application is further expanded.
