Claims (2)

【特許請求の範囲】[Claims] 【請求項1】 光源からの照明光をほぼ均一な強度分布
に成形すると共に、該均一な照明光をマスクに形成され
たパターンに照射する照明光学系と、該照明光学系中の
前記マスクと共役な面又はその近傍に配置され、前記照
明光による前記マスクのパターンの照明領域を任意に規
定する可変視野絞りと、感光基板の表面を所定の露光基
準面の近傍に配置するように前記感光基板を保持する基
板ステージとを備えた露光装置において、 前記可変視野絞りによって規定された前記マスクのパタ
ーンの一部が露光されるべき前記感光基板上の部分領域
の前記露光基準面に対する傾きを検出する傾き検出手段
と、 前記露光基準面に対して前記感光基板を任意に傾斜自在
な駆動手段と、 前記可変視野絞りによって前記マスクのパターンを複数
に分割し、該複数に分割されたパターンの各々を前記感
光基板に露光していく際、前記傾き検出手段からの検出
信号に基づいて、前記露光基準面と前記感光基板上の部
分領域の表面とがほぼ一致するように前記駆動手段を制
御する制御手段とを備えた事を特徴とする露光装置。

と、 前記露光基準面に対して前記感光基板を任意に傾斜自在
な駆動手段と、 前記可変視野絞りによって前記マスクのパターンの一部
の領域を選択し、該選択された領域を次第にずらしなが
ら前記マスクのパターンを前記感光基板に露光していく
際、前記傾き検出手段からの検出信号に基づいて、前記
露光基準面と前記感光基板上の部分領域の表面とがほぼ
一致するように連続的に前記駆動手段を制御する制御手
段とを備えた事を特徴とする露光装置。
