込まれ、後続工程の加熱処理時に気泡が発生し、配線が

添加は燐酸系アルミニウムエツチング′液によるエツチ
ング加工性に対して影響を与えない。

電子部品、さらにはICなどにもその耐熱性の利用を活
用して信顛性のよい配線として適用することができる。
As described above, the present invention can improve the heat resistance of aluminum wiring, and can mainly cope with the increase in high definition and large screen of display panels. This makes it possible to create high-definition panels of 20 inches or more without color unevenness.
With binary drive, a panel of 40 inches or more can be easily realized. Furthermore, it can be applied to various electronic components such as sensors and fax readers, and even ICs, etc., as reliable wiring by utilizing its heat resistance.

Claims (2)

【特許請求の範囲】[Claims] (1)スパッタ法によるアルミニウム配線層の堆積方法
において、少なくとも0.5〜10重量%のニッケルを
含有するアルミニウムターゲットを用いることを特徴と
する配線用薄膜形成法。
