Formation of the above-mentioned passivation film or interlayer insulating film using polyimide resin is carried out, for example, by the following procedure. That is, a varnish of polyamic acid, which is a precursor of the polyimide resin, is applied onto the surface of a predetermined semiconductor device. By heat-treating this, thermosetting occurs due to the cyclization reaction of the polyamic acid, and a polyimide film is formed. Next, a photoresist film is provided on the surface of the polyimide film, and by selectively etching the underlying polyimide film using the photoresist film as an etching-resistant mask, a polyimide resin passivation film or interlayer with a desired pattern is formed. Form an insulating film. However, in such a process, it is necessary to perform the formation of the polyimide film and the etching for pattern formation in two independent steps, which poses a problem of complication of the steps.

Furthermore, in recent years, many attempts have been made to simplify the above-mentioned process by using photosensitive polyimide as a photoresist, and some of these have been put into practical use. However, since these use an organic solvent as a developer, the pattern swells during development, making it difficult to improve resolution. In addition, in view of such problems, JP-A No. 64-60630 discloses a photosensitive polyimide that can be developed with alkaline and is composed of a polyimide having a phenolic hydroxyl group and a photosensitive agent. A polyimide having a copolymer structure containing a polyimide repeating unit having a phenolic hydroxyl group in the main chain and a polyimide repeating unit having no phenolic hydroxyl group in the main chain as shown in [1] is obtained. However, in the present invention, the permissible amount of diamine not having a phenolic hydroxyl group used in the synthesis of the polyimide is 50 mol in all diamines.
% or less, preferably 40 mol% or less. The reason for this is that if the amount of diamine that does not have a phenolic hydroxyl group is too large, the amount occupied by the repeating unit represented by the general formula [1] will decrease in the resulting polyimide, resulting in a photosensitive resin composition. This is because the photosensitivity of the film deteriorates.

The polyimide having the repeating unit represented by the general formula [1] according to the present invention can be obtained by cyclizing a polyamic acid precursor, and this cyclization is carried out by heat treatment or chemical treatment. . In the heat treatment method, a cyclization reaction occurs by azeotropically distilling off the water produced by imidization in the presence of an organic solvent that forms an azeotrope with water, such as toluene, xylene, or chlorobenzene. Polyimide is produced. In addition, in the chemical treatment method, a polyamic acid solution is treated in the presence of acetic anhydride, polyphosphoric acid, triphenylphosphine, triphenyl phosphite, dicyclohexylcarbodiimide, triethylamine, pyridine, choline chloride, sodium acetate, manganese acetate, cobalt acetate, etc. -20~150℃
By reacting at a temperature range of 1 minute to 24 hours, a cyclization reaction occurs and polyimide is produced. The polyimide synthesized under the above conditions may be used as a solution, or the polyimide solution may be poured into a poor solvent such as water, methanol, ethanol, isopropyl alcohol, or acetone to form a polymer. - may be used after being precipitated, washed and dried to be recovered as a solid.

In the photosensitive resin composition of the present invention, the blending ratio of the polyimide as a resin component and polyamic acid or its derivative is such that the polyimide is 20 to 99.9% by weight based on the total amount of both resin components. is preferred. The reason for this is that if the blending ratio of polyimide is less than 20% by weight, the rate of dissolution in the developing solution for both exposed and unexposed areas during pattern formation becomes faster, making it difficult to form a pattern with excellent resolution. It becomes difficult. On the other hand, the blending ratio of polyimide is 99
.. This is because if the amount exceeds 9% by weight, the effect of improving the mechanical strength of the polyimide film due to the addition of polyamic acid cannot be obtained. Furthermore, the blending ratio of polyimide is 30 to 90
More preferably it is % by weight.

In the present invention, it is preferable that the amount of the photosensitizer is 1 to 50% by weight in the photosensitive resin composition. The reason for this is that if the amount of the photosensitizer is too small, the sensitivity of the photosensitive resin composition will be insufficient, and if the amount of the photosensitizer is too large, the resulting polyimide will be left behind after pattern formation. This is because the properties of the film may deteriorate. Furthermore, a more preferable amount of photosensitizer is 10 to 30% by weight.

First, the polyimide, polyamic acid, and diazide compound are dissolved in a suitable organic solvent to a predetermined concentration, and if desired, fine impurities are removed by a method such as filtration to prepare a varnish. Next, the varnish is applied onto a substrate such as a semiconductor substrate by, for example, a spin coating method, and then dried to form a resin layer according to the present invention. Incidentally, as the organic solvent at this time, the same organic solvent as that used in the synthesis of polyamic acid as described above is used. Here, in the photosensitive resin composition of the present invention,
Excellent solvent solubility improves coating properties.
Works well in forming thick films.

At this time, in the unexposed portions of the resin layer, the diazide compound acts as a solubility inhibitor for the aqueous alkaline solution, making it less soluble in the developer than when the resin component alone is used. On the other hand, in the exposed portion, the diazide compound is changed into the carboxylic acid due to the above-mentioned photoreaction. The carboxyl group of this carboxylic acid reacts with alkali metal ions, ammonium ions, etc. in the alkaline aqueous solution to form a salt, and the exposed portion is dissolved in the developer. Therefore, in the resin layer, only the unexposed portion remains after such a development process. That is, the photosensitive resin composition of the present invention functions as a positive photoresist in which the exposed portion becomes soluble in a developer.

[0036] In the conventional photosensitive polyimide made of polyimide having the above repeating unit and a diazide compound, the solubility in an alkaline developer is insufficient due to the action of the carboxylic acid alone generated by the photoreaction in the exposed area. There may be cases where In contrast, in the photosensitive resin composition of the present invention, the carboxyl group in the polyamic acid blended into the resin component has the same effect as the carboxyl group in the carboxylic acid. Therefore, the carboxyl group of the polyamic acid also forms an alkali salt during development, and the solubility of the resin layer in the exposed area in the alkaline developer can be promoted.

Next, the resin layer on which a predetermined pattern has been obtained by the above-described development treatment is heated at a predetermined temperature. As a result, the photosensitizer in the resin layer is removed, a cyclization reaction of the polyamic acid occurs, and a polyimide film is produced. In this heating step, it is preferable to gradually raise the temperature from 90°C to 400°C. This is because if the temperature is rapidly raised, there is a risk that undesirable reactions other than the cyclization reaction of the polyamic acid may occur during the formation of the polyimide film.
