Abstract

PURPOSE:To enable accurate signal detection by forming an additional weight of the same material with a strain inducer on the reverse surface of the operation part of the strain inducer in an enlarged shape which is enlarged downward away from its strain detecting element. CONSTITUTION:This sensor is provided with the semiconductor strain inducer 18 constituted by fixing a peripheral part 21 to a pedestal 24, forming a center part 20 as an operation part, and arranging the strain detecting element 22 on a thin detection surface 19 between the peripheral part 21 and center part 20. On the reverse surface of the operation part of the strain inducer 18, the additional weight 23 which is enlarged downward away from the element 22 is formed of the same material with the strain inducer 18. Therefore, the structure is simplified by integral molding using the same material and thermal stress strain is reduced to make the temperature dependency of an output voltage small. Further, moment of inertia increases when a force operates because of the shape of the additional weight 23, and larger strain is obtained to improve the detection sensitivity.

2. Description of the Related Art A first conventional example of an acceleration sensor will be described with reference to FIG. 25. The flexure element 1 has its peripheral part supported by the support part 2.
The central portion is an acting portion 3, and a thin diaphragm 4 is formed between the supporting portion 2 and the acting portion 3. Below the action part 3 is a cylindrical force transmitting body 5.
is formed, and an additional weight 6 is attached to the tip. Further, an SL single crystal substrate 7 is adhesively fixed to the top of the diaphragm 4, and strain detection elements 8 for detecting component forces in each axial direction are formed on the surface of the SL single crystal substrate 7.

In such a configuration, when a force in one direction (for example, the X-axis direction) acts on the additional weight 6, the force is transmitted to the force transmitting body 5 and the diaphragm 4 is deformed, and the single crystal substrate 7 is also deformed along with this. Because of the deformation, the component force of the force is detected by the strain detection element 8.

Next, a second conventional example will be explained based on FIG. 26. This is because the strain detection element 8, as in the first conventional example mentioned above,
Instead of providing additional weights 6 separately, these can be directly connected.
It is formed integrally with the strain-generating body 9 on which force acts. That is, the strain-generating body 9 made of a semiconductor (for example, Si)
By removing a portion of the flexure element 9 from the back side by etching, a thick region is formed in the central portion 10 of the strain generating body 9, and a thin region is formed in the peripheral portion 11 of the strain generating body 9. The strain body 9 is fixed by a holding member 12 at its outer peripheral end. Then, by using the thick region of the central portion 10 as the additional weight 6 and using the thin region of 1°l of the peripheral portion as a detection surface and forming the strain detection element 8 on its surface, the above-mentioned first Similarly to the conventional example, the component force of the force can be detected.

Problems to be Solved by the Invention First, in the case of the first conventional example, since the strain-generating body l is made of metal, its thermal expansion coefficient is different from that of the Si single crystal substrate 7, so that its output The disadvantage is that the temperature dependence of the zero point output becomes large. Furthermore, it is not possible to precisely align the Si single crystal substrate 7 and the strain body 1 due to the process, which causes a problem of poor detection accuracy.

In the case of the second conventional example, the additional weight 6 portion is formed by etching the strain body 9 made of a semiconductor. In the case of isotropic etching as the etching method, as shown in FIG. The generated moment becomes smaller, resulting in lower sensitivity, and as a result, accurate signal detection cannot be performed. Further, as shown in FIG. 28, even when anisotropic etching is performed, the tip portion of the additional weight 6 becomes thinner.

In addition, as a third conventional example, as shown in FIG.
If anisotropic etching is performed from the surface on which the strain detection element 8 is formed so that the opposite side becomes larger, the thickness of the Si single crystal substrate 13 becomes the same as the thickness t of the beam (detection surface) 14. Since the strain produced in the beam 14 is approximately inversely proportional to the square of the thickness of the beam 14, the sensitivity becomes extremely poor.

Furthermore, as a fourth conventional example, as shown in FIG.
In some cases, when the mass of the additional weight 6 formed on the back side of the Si single crystal substrate 15 is insufficient, the mass is supplemented by plating Au 16 from the front side.

However, in this case, since the Au 16 is formed in the same plane as the side on which the strain detection element 17 is formed, the Au and S
There is a problem in that the zero point temperature dependence of the sensor output increases due to the difference in thermal expansion coefficient from i, and as a result, accurate signal detection cannot be performed.

According to the invention described in claim 1, the structure is simplified by integrally forming the strain-generating body, the additional weight, and the surrounding fixing members from the same material.
Thermal stress and strain due to differences in thermal expansion coefficients between different materials can be reduced unlike in the past, and this reduces the temperature dependence of the output voltage.Furthermore, the additional weight is moved away from the strain detection element. Since the shape becomes larger toward the bottom, the moment of inertia increases when a force is applied, and this produces a large strain, thereby increasing detection sensitivity.

According to the invention as claimed in claim 2, since the additional weight having a large specific gravity is formed on the surface opposite to the surface on which the strain detection element is formed, the heat generated between the additional mass and the strain body due to temperature fluctuation is reduced. Stress strain is less likely to be transmitted to the strain detection element side, thereby making it possible to reduce the temperature dependence of the sensor output.

In order to provide a gap between the additional weight 23 and the package 26, the additional weight 23 is etched. This etching may be either isotropic or anisotropic wet etching or dry etching. In this case, the etching depth becomes the gap g between the additional weight 23 and the package 26, as shown in FIG. When excessive acceleration is applied to this acceleration sensor, the weight 23 and the bottom surface 26a come into contact and act as a stopper, preventing the beam 19 from being destroyed. Since the gap g determines the acceleration at which the stopper operates, its etching depth must be adjusted to an appropriate value.

Only the glass (S i 01l) film is etched by wet etching. Etchant is hydrofluoric acid HF and N
Buffered HF mixed with H4F at 1=7 is used. This means that the etch rate of Si and N4 is very small (1/100) compared to that of Sin, and only SiO can be etched. In this case, since holes 31 are formed on both sides of the Si substrate 18 as shown in FIG. 2, when the Si substrate 18 is immersed in wet etchant, the etchant enters through the holes 31 and the Si is etched.

Therefore, no positional deviation occurs between the weight 20a and the additional weight 23. Further, since the position of the diffused resistor 22 and the weight 20a are precisely aligned using a double-sided aligner, the center of gravity of the weight 20a and the additional weight 23 is located on the central axis P of each diffused resistor 22. Therefore, from these points, it is possible to reduce interference between each output component and improve measurement accuracy.

As described above, in this embodiment, since the metal (here, Au) serving as the additional weight 32 is formed on the surface opposite to the surface on which the strain gauge (diffused resistor 22) is formed, the Si Thermal stress strain caused by the difference in thermal expansion coefficient between the substrate 18 and the Au 32 is hardly transmitted to the surface on the strain gauge side, thereby making it possible to reduce the temperature dependence of the sensor output. In addition, in the process, Au in this example

Since the shape of the boundary surface formed by Oa and the additional weight 23 match, the same effect as in the first embodiment can be obtained.

Next, a third embodiment of the present invention will be described based on FIGS. 15 to 18. 10. It is something that

In this case, the manufacturing process of the Si substrate 18 shown in FIG. 16 (including FIG. 3) is the same as that of the first embodiment (FIGS. 3 and 4). Further, the pedestal substrate 3o is also the same as the first embodiment (FIG. 5) up to the Q step, but in this case, Au, which becomes the additional weight 33, is formed on the back surface of the pedestal substrate 30 by electric field plating or the like. After that, as shown in FIG.
After the i-substrate 18 and the pedestal substrate 30, which is the lower substrate, are anodically bonded, a process similar to that shown in FIG. The central portion 20 and the peripheral portion 21 are separated by cutting, thereby allowing measurement of acceleration and the like.

Next, a fourth embodiment of the present invention will be described based on FIGS. 19 to 23. This is because, in the Si substrate 18 as a strain-generating body, the detection surface formed between the central part 20 and the peripheral part 21 is not the beam 19 as described above, as shown in FIG. This is an example in which the SL substrate 18 is formed as a diaphragm 34, and thus the hole 31 (see FIG. 2) is not provided in the SL substrate 18 itself. Therefore, this embodiment can be used for measurements that are subject to large accelerations that would otherwise be impossible to measure because the beam 19 would be destroyed. Figure 21 (see Figure 3) shows the upper substrate of Si.
FIG. 22 shows the manufacturing process of the substrate 18, FIG. 22 shows the manufacturing process of the pedestal substrate 30 which is the lower substrate, and FIG. 23 shows the joining process of the upper and lower substrates. Note that detailed explanation of each of these steps will be omitted here.

In step S of the pedestal substrate 30 in FIG. 22, holes 35 are formed by anisotropic etching from the back side so that the anisotropic etchant that will be applied later to separate the additional weight 23 and the pedestal 24 can easily penetrate. Keep it. After that, the 23rd
In the figure, the upper and lower substrates are anodically bonded and the glass film is etched. At this time, the hole 35 plays an important role. below,
I will explain the reason. Since the Si substrate 18 in this embodiment does not have the hole 35 in which the diaphragm 34 is formed,
Unlike the case where the beam 19 is formed as in each of the embodiments described above, the etchant cannot penetrate from above the Si substrate 18. Therefore, by providing the holes 35 in the base substrate 30, the etchant can easily penetrate, thereby making it possible to perform the desired etching.

Effects of the Invention In the invention described in claim 1, the peripheral portion is fixed to the pedestal, the central portion is the acting portion, a thin sensing surface is formed between the peripheral portion and the central portion, and the sensing surface is free from distortion. In an acceleration sensor provided with a strain-generating body made of a semiconductor on which a detection element is disposed, a strain-generating body made of the same material as the strain-generating body is provided on the back surface of the acting portion of the strain-generating body, and is arranged in a downward direction away from the strain-sensing element. Since we have formed an additional weight that has an enlarged shape,
By integrally forming the strain body, additional weight, and surrounding fixing members from the same material,
The structure is simplified, and the thermal stress distortion due to the difference in thermal expansion coefficient between different materials can be reduced unlike in the past, which makes it possible to reduce the temperature dependence of the output voltage. The additional weight has a shape that expands as it goes downward and away from the strain detection element, so when a force is applied, the moment of inertia increases, which results in a large strain, which can increase detection sensitivity. It is.

In the invention according to claim 2, the peripheral portion is fixed to the pedestal, the central portion is the acting portion, a thin sensing surface is formed between the peripheral portion and the central portion, and the strain sensing element is mounted on the sensing surface. In an acceleration sensor equipped with a strain-generating body made of a formed semiconductor, an additional weight with a large specific gravity is attached to the back surface of the acting portion of the strain-generating body. Thermal stress strain generated in the sensor is less likely to be transmitted to the strain detection element side, thereby making it possible to reduce the temperature dependence of the sensor output.
