約50と変化がなく、エツチングによる半導体層の損傷

にフォトレジスト3 (ポジタイプ)をスピンコードし
、200℃で30〜120分べ−りし、Ti4を約10
0 OA、 電子ビーム蒸着法などでフォトレジスト
上に形成する。次に第3図(b)に示すように、通常の
フォトリングラフィ工程により、フォトレジスト5のパ
ターン形成を行う。次に第3図(C)に示すようにフォ
トレジスト5をマスクとしてT14のエツチングを行う
。エツチング方法は、ウェットエツチングでは、緩衝フ
ッ酸溶液を用い、ドライエツチングでは、CF4ガスを
用いた反応性イオンエツチング(RIE)法を用いるが
、精密なパターン転写を行うには、サイドエツチング量
の僅少なドライエツチングの方が望ましい。次に第3図
(d)に示すように、T14をマスクとして、フォトレ
ジスト3のエツチングを酸素プラズマを用いたRIE法
により行う。このとき注意しなければならないことは、
酸素ガスの圧力である。テーパを持たない垂直な断面形
状のエツチングマスクの作製には、通常の平行平板型の
ドライエツチング装置を用いた場合、酸素ガスの圧力は

eのエツチングを行えば第3図(e)に示すような垂直
断面が形成される。またこのときサイドエッチはほとん
ど起こらない。そのため、多少工程は複雑化するが、異
方性エツチングに関していえば、第3図の方法は有効な
手段といえる。また基板表面の水素ラジカルビームによ

にエツチングが進行し、斜め方向に溝が形成されている

段に優れたエツチングを行うことができる。また、特に
従来の■−VI族化合物半導体のドライエツチング技術
と比べ、半導体層に与える損傷を大幅に低減することが
できる。さらに、イオンビーム、エツチングマスクの形
状を制御することにより、テーパ状の溝、垂直断面、斜
めの溝などの加工が可能となり、■−VI族化合物半導
体を用いたデバイスを、再現性、信頼性よく、かつ容易
