Abstract

PURPOSE:To enable any alignment mark or photo resist having any spectral characteristics to be aligned with a mask with high accuracy, by performing automatic alignment by using laser light having a wavelength suitable for the spectral characteristics of the alignment mark and photo resist. CONSTITUTION:An alignment mark on a plate to be aligned 17 and an alignment mark on alignment photo mask 15 having an alignment pattern thereon are scanned with laser light to obtain an electric signal. A relative deviation between the mask and the plate is calculated from the electric signal and the data thus obtained is transferred to an equipment controlling system. For this purpose, a plurality of laser oscillators 1-5 oscillating laser light with different wavelengths are employed, and a wavelength of the scanning laser light is selected as desired by a wavelength selecting device 7, so that the intensity of the electric signal representing relative position of the automatic alignment marks is enhanced. In this manner, desirable alignment accuracy can be obtained for any automatic alignment mark or photo resist having any spectral characteristics.
