積層体100において、ヒートシンク111(熱伝導率390W/(mK))の厚さを5.0mm、絶縁層112(熱伝導率8W/(mK))の厚さを0.12mm、回路113とチップ114とを接合するはんだ(熱伝導率49W/(mK))の厚さを0.2mm、チップ14(熱伝導率85W/(mK))の厚さを0.1mmとし、回路113の厚さを変えて熱抵抗をシミュレーションした。なお、厚さは、積層方向の長さを示す。また、各部材を積層方向からみたサイズは、ヒートシンク111が30mm×30mm、絶縁層112が20mm×20mm、回路113が20mm×20mm、はんだが10mm×10mm、チップ114が10mm×10mmに設定した。回路113は、銅により形成されるものとする(熱伝導率390W/(mK))。
なお、熱抵抗Rは、チップ14、114の温度をTmax、ヒートシンク11の第1部分11aと第2部分11bとの境界の温度をTmin、熱流量をQとし、下式(1)により求めた。ここでは、Q=40Wとする。

上式(1)および温度分布より、本願発明に係る積層体1の方が、従来の積層体と比して、積層体(チップ)に与えられた熱が、ヒートシンク側へ効率的に伝達されるといえる。さらに、積層体1の絶縁層12の熱伝導率を2.5W/(mK)とした場合、上式(1)より、熱抵抗は0.184K/Wとなり、絶縁層12の熱伝導率を積層体100の絶縁層112よりも低くしても、低い熱抵抗が得られる。なお、積層体100において、絶縁層112の熱伝導率を100W/(mK)とした場合、上式(1)より、熱抵抗は0.145K/Wとなる。また、絶縁層112中のフィラーを増加して熱伝導性を向上させることができるが、絶縁性や接着強度が低下するおそれがある。
積層体1は、厚さを厚くしたり、絶縁層12中のフィラーを増加させたりすることなく、従来構造では達成困難なレベルまで、熱抵抗を低減することができる。

The Young's modulus and coefficient of linear expansion of the insulating layer were measured data, taking temperature dependence into consideration.
