Claims (11)
- 可燃性ガス及び亜酸化窒素を同時に除去する装置であって、
プロセスツールから排気ガスを受け入れる熱酸化室であって、前記排気ガスが可燃性ガス及び亜酸化窒素を含み、前記熱酸化室が第1排気管を有し、前記排気ガスが熱酸化された後に発生する粉塵及び亜酸化窒素を排出する、熱酸化室と、
第1排気管から粉塵および亜酸化窒素を受け入れる高温耐性粉塵フィルタであって、前記高温耐性粉塵フィルタは、フィルタ繊維ネットと第2排気管とを有し、前記第2排気管は、亜酸化窒素を排出するように構成されている、高温耐性粉塵フィルタと、
前記第2排気管から亜酸化窒素を受け入れる触媒室であって、前記触媒室は、窒素酸化物を窒素(N2)と酸素(O2)に分解する亜酸化窒素分解触媒を有している、触媒室と、を備える、装置。 - 前記亜酸化窒素分解触媒が、鉄-アルミニウム-チタン触媒を含み、前記鉄-アルミニウム-チタン触媒における酸化鉄と酸化アルミニウムの和の二酸化チタンに対するモル比範囲が3.5:1から2.5:1であり、前記鉄-アルミニウム-チタン触媒における酸化鉄の酸化アルミニウムに対するモル比範囲が2.5:1から1.5:1である、請求項1に記載の可燃性ガス及び亜酸化窒素を同時に除去する装置。
- 前記触媒室内の気孔率が60%~70%である、請求項1に記載の可燃性ガス及び亜酸化窒素を同時に除去する装置。
- 前記亜酸化窒素分解触媒の粒径が2mm~5mmである、請求項1に記載の可燃性ガス及び亜酸化窒素を同時に除去する装置。
- 前記熱酸化室に入る前記排気ガスの圧力を増加させるための第1のポンプをさらに備える、請求項1に記載の可燃性ガス及び亜酸化窒素を同時に除去する装置。
- 前記触媒室は、窒素及び酸素を出力するように構成された第3排気管を備える、請求項1に記載の可燃性ガス及び亜酸化窒素を同時に除去する装置。
- 前記第3排気管に負圧を供給するための第2のポンプをさらに備える、請求項6に記載の可燃性ガス及び亜酸化窒素を同時に除去する装置。
- 請求項1~7のいずれか一項に記載の装置を用いて、半導体製造工程において可燃性ガス及び亜酸化窒素を含む排気ガスを同時に除去する方法であって、該方法は、
プロセスツールからの前記排気ガスを前記熱酸化室により加熱するステップであって、前記排気ガスが前記可燃性ガス及び前記亜酸化窒素を含み、前記可燃性ガスが熱酸化されて粉塵になる、ステップと、
前記熱酸化室からの前記粉塵を前記高温耐性粉塵フィルタによりろ過するステップと、
前記高温耐性粉塵フィルタから排出される亜酸化窒素を触媒室で窒素と酸素に分解するステップと、を有する方法。 - 熱酸化の温度が450℃~750℃である、請求項8に記載の半導体製造工程において可燃性ガス及び亜酸化窒素を含む排気ガスを同時に除去する方法。
- 前記熱酸化室の圧力が650torr~750torrである、請求項8に記載の半導体製造工程において可燃性ガス及び亜酸化窒素を含む排気ガスを同時に除去する方法。
- 前記触媒室の動作温度が450℃~600℃である、請求項8に記載の半導体製造工程において可燃性ガス及び亜酸化窒素を含む排気ガスを同時に除去する方法。
