Description
The present invention relates to a copper / ceramics junction in which a copper member made of copper or a copper alloy and a ceramics member are joined, an insulating circuit board in which a copper plate made of copper or a copper alloy is joined to the surface of the ceramics substrate, and an insulating circuit board. , A method for manufacturing a copper / ceramics joint, and a method for manufacturing an insulated circuit board.
The power module, LED module, and thermoelectric module have a structure in which a power semiconductor element, an LED element, and a thermoelectric element are bonded to an insulating circuit substrate in which a circuit layer made of a conductive material is formed on one surface of the insulating layer. ..
For example, a power semiconductor element for high power control used for controlling a wind power generation, an electric vehicle, a hybrid vehicle, etc. has a large amount of heat generation during operation. An insulated circuit board provided with a circuit layer formed by joining a metal plate having excellent conductivity to one surface of the ceramics substrate has been widely used conventionally. As the insulating circuit board, a circuit board in which a metal plate is joined to the other surface of a ceramics substrate to form a metal layer is also provided.
For example, Patent Document 1 proposes an insulated circuit board in which a circuit layer and a metal layer are formed by joining a copper plate to one surface and the other surface of a ceramic substrate. In Patent Document 1, a copper plate is arranged on one surface and the other surface of a ceramic substrate with an Ag-Cu-Ti brazing material interposed therebetween, and the copper plate is joined by heat treatment (so-called). Active metal brazing method). Since this active metal brazing method uses a brazing material containing Ti, which is an active metal, the wettability between the molten brazing material and the ceramic substrate is improved, and the ceramic substrate and the copper plate are satisfactorily bonded. It will be.

By the way, in the circuit layer of the above-mentioned insulated circuit board, terminal materials and the like may be ultrasonically bonded.
Here, in the insulated circuit boards described in
The present invention has been made in view of the above-mentioned circumstances, and suppresses peeling between a ceramic member and a copper member and generation of cracks in the ceramic member even when ultrasonic bonding is performed. It is an object of the present invention to provide a copper / ceramics bonded body, an insulating circuit board, a method for manufacturing a copper / ceramics bonded body, and a method for manufacturing an insulated circuit board.
In order to solve the above-mentioned problems, the copper / ceramics joint of the present invention is a copper / ceramics joint in which a copper member made of copper or a copper alloy and a ceramics member made of silicon nitride are joined. At the bonding interface between the copper member and the ceramic member, an Mg—N compound phase extending from the ceramic member side toward the copper member side is present, and at least a part of the Mg—N compound phase. Is characterized in that it has entered the copper member.
According to the copper / ceramics joint of the present invention, an Mg—N compound phase extending from the ceramics member side toward the copper member side exists at the joint interface between the copper member and the ceramics member. Since at least a part of the Mg—N compound phase has entered the copper member, Mg as a bonding material and nitrogen of the ceramic member are sufficiently reacted, and the copper member and the ceramic member are firmly bonded to each other. Has been done. Then, due to the anchor effect of the Mg—N compound phase that has entered the copper member, peeling between the ceramic member and the copper member and generation of cracks in the ceramic member are suppressed even when an ultrasonic wave is applied. It becomes possible.

Therefore, even when an ultrasonic wave is applied, it is possible to further suppress the peeling of the ceramic member and the copper member and the occurrence of cracks in the ceramic member.

The anchor effect of the −N compound phase can be surely obtained, and even when an ultrasonic wave is applied, the peeling between the ceramic member and the copper member and the occurrence of cracks in the ceramic member can be further suppressed. It will be possible.

The power module 1 shown in FIG. 1 is produced by the above-mentioned steps.

Further, in the insulated circuit board of the present embodiment, it has been described that the circuit layer and the metal layer are both composed of a copper plate made of copper or a copper alloy, but the present invention is not limited to this.

A thin film made of Mg may be formed by a sputtering method, a vapor deposition method, or the like. Alternatively, a paste using Mg or MgH 2 may be applied.
The results of the confirmation experiment conducted to confirm the effect of the present invention will be described below.
(Example 1)
First, a ceramic substrate (40 mm × 40 mm × 0.32 mm) made of a ceramic substrate made of silicon nitride (Si 3 N 4) was prepared.
Copper plates made of oxygen-free copper (37 mm × 37 mm × thickness 0.5 mm) were bonded to both sides of the ceramic substrate under the conditions shown in Table 1, and Examples 1 to 9 of the present invention, Comparative Examples. The insulated circuit board (copper / ceramics joint) of No. 1 was obtained. The degree of vacuum of the vacuum furnace at the time of joining was set to 2 × 10 -3 Pa.
Regarding the obtained insulating circuit substrate (copper / ceramics bonded body), the presence or absence of the Mg—N compound phase at the bonding interface, the number density of Mg—N compound phases having a longitudinal length of 100 nm or more, the initial bonding ratio, and ultrasonic bonding. Was evaluated as follows.
(Mg-N compound phase)
An observation sample was collected from the central portion of the obtained insulating circuit substrate (copper / ceramics junction), and the junction interface between the copper plate and the ceramics substrate was subjected to an acceleration voltage of 200 kV using a transmission electron microscope (Titan ChemiSTEM manufactured by FEI). Observing a range of 2 μm × 2 μm at a magnification of 20,000 times, there is a region where Mg and N coexist, and in that region, the total of Mg, N, and Si is 100 atomic%, and the concentration of Mg is 40 atoms. % Or more and 65 atomic% or less, and the aspect ratio (length in the longitudinal direction / length in the lateral direction) of the region is 1.2 or more, the Mg—N compound phase is judged to be “yes”. did.
Further, the number density of Mg—N compound phases having a longitudinal length of 100 nm or more was calculated in a unit length along the bonding interface in the same measurement field of view. In the measurement of the number density of Mg—N compound phases having a longitudinal length of 100 nm or more, the oxygen detection position was set as the bonding interface between the copper plate and the ceramic substrate. The number density was calculated from the following formula.
(Number density) = (total number of Mg—N compound phases having a longitudinal length of 100 nm or more in the measurement field of view) / (length of the bonding interface in the measurement field of view)
The Mg—N compound phase that exists at the boundary of the measurement field of view and cannot be grasped as a whole is excluded as the number. The number density was measured in 5 fields of view, and the average value is shown in the table.
(Initial bonding rate)
The bonding ratio between the copper plate and the ceramic substrate was evaluated. Specifically, in an insulated circuit board, the bonding ratio at the interface between the copper plate and the ceramic substrate was evaluated using an ultrasonic flaw detector (FineSAT200 manufactured by Hitachi Power Solutions Co., Ltd.) and calculated from the following formula. Here, the initial bonding area is the area to be bonded before bonding, that is, the area of the circuit layer. In the image obtained by binarizing the ultrasonic flaw detection image, the peeling is shown by the white part in the joint, and the area of this white part is defined as the peeling area.
(Joining ratio) = {(Initial joining area)-(Non-joining area)} / (Initial joining area) x 100
(Evaluation of ultrasonic bonding)
Copper terminals (10 mm x 5 mm x 1 mm thick) are co-plus to the obtained insulated circuit board (copper / ceramics bonded body) using an ultrasonic metal bonding machine (manufactured by Ultrasonic Industry Co., Ltd .: 60C-904). Ultrasonic bonding was performed under the condition of an amount of 0.3 mm. In addition, 10 copper terminals were joined to each.
After joining, the bonding interface between the copper plate and the ceramic substrate was inspected using an ultrasonic flaw detector (FineSAT200 manufactured by Hitachi Solutions, Ltd.). Peeling or cracking of ceramics between the copper plate and the ceramic substrate was observed in 3 or more out of 10 pieces, "x", and peeling or cracking of ceramics between the copper plate and the ceramics substrate was observed in 1 or more and 2 or less out of 10. Those with no peeling or cracking of ceramics between the copper plate and the ceramic substrate were evaluated as "Δ", and those with no cracking of ceramics were evaluated as "◯". The evaluation results are shown in Table 1.
In the comparative example in which the heating rate in the temperature range of 480 ° C. or higher and lower than 650 ° C. was 2 ° C./min, the Mg—N compound phase was not formed at the bonding interface. Therefore, the initial bonding rate is low. In addition, when ultrasonic bonding was performed, peeling or cracking of the ceramics between the copper plate and the ceramics substrate was often observed.
On the other hand, in Example 1-9 of the present invention in which the Mg—N compound phase was formed at the bonding interface, the initial bonding ratio was high, and the ceramic substrate and the copper plate could be bonded firmly. Then, when ultrasonic bonding was performed, the occurrence of peeling or ceramic cracking between the copper plate and the ceramic substrate was small.

A copper plate (37 mm × 37 mm × thickness 0.5 mm) made of oxygen-free copper is bonded to both sides of the ceramic substrate under the conditions shown in Table 2, and the insulation circuit of Examples 11 to 19 of the present invention is formed. A substrate (copper / ceramics joint) was obtained. The degree of vacuum of the vacuum furnace at the time of joining was set to 2 × 10 -3 Pa.
Regarding the obtained insulating circuit board (copper / ceramics bonded body), the presence or absence of the Mg—N compound phase at the bonding interface, the number density of Mg—N compound phases having a longitudinal length of 100 nm or more, and the initial bonding ratio were described in Examples. It was evaluated in the same manner as 1. Further, the Si concentration and the number of defectives in the Mg—N compound phase were evaluated as follows.
(Si concentration of Mg-N compound phase)
An observation sample was taken from the central part of the obtained insulating circuit board (copper / ceramics junction), and the junction interface between the copper plate and the ceramics substrate was accelerated by a transmission electron microscope (Titan ChemiSTEM manufactured by FEI) at an acceleration voltage of 200 kV. A range of 2 μm × 2 μm was observed at a magnification of 20,000 times, and a region where Mg and N coexist existed. In that region, the Si concentration was measured with the total of Mg, N, and Si as 100 atomic%. The Si concentration was measured in 5 fields of view, and the average value is shown in Table 2.
(Number of defects)
Copper terminals (10 mm x 5 mm x 1.5 mm thick) were used on the obtained insulated circuit board (copper / ceramics bonded body) using an ultrasonic metal bonding machine (manufactured by Ultrasonic Industry Co., Ltd .: 60C-904). Was ultrasonically bonded under the condition of a copper amount of 0.5 mm. In addition, 10 copper terminals were joined to each.
After joining, an ultrasonic flaw detector (FineSAT200 manufactured by Hitachi Solutions Co., Ltd.) is used to inspect the bonding interface between the copper plate and the ceramic substrate, and if peeling or cracking of the copper plate and the ceramic substrate is observed, it is regarded as "defective". , The number is shown in Table 2.
Examples 11-18 of the present invention in which the Si concentration in the Mg-N compound phase is 25 atomic% or less are more ultrasonically bonded than Example 19 in the present invention in which the Si concentration in the Mg-N compound phase exceeds 25 atomic%. The number of defects has decreased. It is presumed that the local precipitation of the Si single phase was suppressed and the strength of the Mg—N compound phase was secured.
As a result of the above, according to the example of the present invention, copper / ceramics capable of suppressing peeling between the ceramic member and the copper member and generation of cracks in the ceramic member even when ultrasonic bonding is performed. It was confirmed that it is possible to provide a method for manufacturing a bonded body, an insulated circuit board, a copper / ceramics bonded body, and a method for manufacturing an insulated circuit board.
