Claims (2)
該デバイスウエーハの外周部にプラズマ耐性を有する保護部材を形成する保護部材形成工程と、
該デバイスウエーハの裏面側を保持し、該デバイスウエーハの表面側から該パッシベーション膜及び該保護部材をマスクにして該分割予定ラインに沿ってプラズマエッチングして、該金属膜に延び且つ該デバイスウエーハの外周面に露出しない溝を形成する溝形成工程と、
該溝形成工程後に封止部材を用いて該デバイスウエーハ表面の該溝間にエアーを封止する封止工程と、
該封止工程を実施した後に、該デバイスウエーハを真空容器内に配置し該真空容器内を減圧吸引する減圧工程と、
減圧された該真空容器内の圧力と該封止されたエアーとの差圧により該金属膜を該分割予定ラインに沿って破断し個々のデバイスに分割する分割工程と、
