発明例1〜3および比較例1〜3のそれぞれのSiGeエピタキシャルウェーハに対して、ライトエッチング後にSiGeエピタキシャル層表面を光学顕微鏡観察することにより、エピタキシャルウェーハ表面へ貫通した欠陥の密度を評価した。観察箇所は、SiGeエピタキシャルウェーハの(1)ウェーハ中心部、(2)ウェーハ中心とウェーハ端との中心部、(3)ウェーハ端から5mm内側部の3箇所とした。この(1)〜(3)のそれぞれの位置で観察された密度の平均値を表1に示す。
