Description

The present invention relates to a laminated wiring film used for, for example, an electrode film or a wiring film for a flat display element, a method for manufacturing the same, and a Ni alloy sputtering target material used for forming a low reflection film. Is.

A liquid crystal display (hereinafter referred to as “LCD”), a plasma display panel (hereinafter referred to as “PDP”), an electrophoretic display used for electronic paper, etc., which forms a thin film device on a transparent glass substrate or the like The flat display device (flat panel display, hereinafter referred to as “FPD”) is required to have a low electrical resistance value for its wiring film in accordance with a large screen, high definition, and high speed response. In recent years, new products such as a touch panel that adds operability to the FPD or a flexible FPD using a transparent resin substrate or an ultrathin glass substrate have been developed.

In recent years, a wiring film of a thin film transistor (hereinafter referred to as “TFT”) used as an FPD driving element requires a low electrical resistance value in order to achieve the above-described high performance. Al or Cu is used.
Currently, TFTs use Si semiconductor films, and when the main wiring materials such as Al and Cu are in direct contact with Si, they are thermally diffused by the heating process during TFT manufacturing, which degrades TFT characteristics. There is. Therefore, a laminated wiring film in which pure Mo or Mo alloy having excellent heat resistance is provided as a barrier film between the main wiring film of Al or Cu and the semiconductor film Si is used. In addition, an indium-tin oxide (hereinafter referred to as ITO) film, which is a transparent conductive film, is generally used for the pixel electrode connected from the wiring film.

In addition, touch panel substrate screens that provide direct operability while viewing the screen of an FPD have been increasing in size, and products that perform touch panel operations on smartphones, tablet PCs, desktop PCs, and the like are becoming widespread. An ITO film of a transparent conductive film is generally used for the position detection electrode of this touch panel.
In recent years, a capacitive touch panel capable of multipoint detection has a so-called diamond arrangement in which a square ITO film is arranged, and metal films are also used for electrodes and wiring films that connect the square ITO film. Yes. As the metal film, a Mo alloy or a laminated film of Mo alloy and Al that can easily obtain contact with the ITO film is used.

As a low-resistance metal film excellent in heat resistance, corrosion resistance and adhesion to a substrate, the present applicant has added a metal film containing 3 to 50 atomic% of V or Nb and further adding Ni or Cu to Mo. is suggesting. (Patent Document 1)
On the other hand, in order to protect the surface of the main wiring film of low resistance Cu, a laminated wiring film coated with a Ni—Cu alloy has been proposed. (For example, Patent Document 2 and Patent Document 3)

High-definition is progressing in large 4K-TVs that have four times as many pixels and smartphones that operate display screens at a short distance of about several tens of centimeters from the viewpoint, which are alternatives to full-high-definition that has become the mainstream in recent years. . Along with this higher definition, a new problem has emerged that the reflection of incident light by a metal film degrades the display quality. For this reason, a demand for a new characteristic (hereinafter referred to as “low reflection”) that the metal film has a low reflectance is rapidly increasing.

Further, the Al film used for the wiring film of the flat display element is a metal having a high reflectance of 90% or more in the visible light region. Similarly, the Cu film used for the wiring film of the flat display element has a reflectance of 70% in the visible light region, and a high reflectance of 95% or more equivalent to the Ag film in the long wavelength region of 600 nm or more. Have
On the other hand, the Mo film and the Mo alloy film laminated to protect these wiring films have a reflectance of about 60%. Since the reflectance of these metal films hardly changes even after the manufacturing process of the flat display element, the reflection of the metal film is a factor that deteriorates the display quality particularly in a high-definition display device. In a display device with high definition as described above, an electrode or a wiring film having a lower reflection of about 30% or less of about half of the Mo film or the like is required.

As described above, wiring films and laminated wiring films using various materials have been developed so far. In these patent documents, attention is paid to barrier properties and protective performance as wiring films and coating layers. It was. In these patent documents, no consideration has been given to a new characteristic of low reflection that is necessary to support future high-definition display devices.
Further, according to the study of the present inventor, when the laminated wiring film formed with the coating layer made of the Ni alloy disclosed in Patent Document 2 or Patent Document 3 described above is wet-etched, the Ni alloy is within the substrate surface. It has also been confirmed that there is another problem that the coating layer made of is non-uniform, unevenness is likely to occur, and the wiring width varies.

An object of the present invention is a novel that can perform stable wet etching and can meet the demand for low reflection of an electrode or a wiring film, which is necessary for improving the display quality of a high-definition flat display element. An object of the present invention is to provide a laminated wiring film, and to provide a Ni alloy sputtering target material for forming a Ni alloy film serving as a low reflection intermediate film.

In view of the above problems, the present inventors have studied various alloy films and laminated films in order to obtain a new characteristic of low reflection in addition to stable wet etching properties in the manufacturing process of flat display elements and touch panels. As a result, the inventors found that a low-reflection multilayer wiring film can be obtained by laminating an intermediate film made of Ni alloy and a conductive film on a transparent substrate or a transparent substrate on which a transparent film is formed, and reached the present invention. .

The laminated wiring film of the present invention can achieve low reflectivity that cannot be obtained with conventional electrodes and wiring films in addition to stable wet etching properties in the manufacturing process of flat display elements and touch panels. Quality can be improved. For this reason, it becomes a useful technique for flexible FPD using a next-generation information terminal such as 4K-TV, a smartphone, or a tablet PC, or a transparent resin substrate, which is attracting attention as a higher definition FPD. This is because, in these products, low reflection of the metal film is very important.

It is a cross-sectional schematic diagram which shows the application example of the laminated wiring film of this invention.

An application example of the laminated wiring film of the present invention is shown in FIG. The laminated wiring film of the present invention can be obtained, for example, by forming the intermediate film 2 on the transparent substrate 1 and forming the conductive film 3 on the intermediate film 2. In FIG. 1, the conductive film 3 is a single material. However, the conductive film 3 may be laminated in accordance with a required electric resistance value, a heating temperature and an atmosphere in the manufacturing process, and can be selected as appropriate.

One of the important features of the present invention is that an Ni alloy is used as an intermediate film formed on a transparent substrate such as a glass substrate or a transparent substrate formed with a transparent film such as a transparent resin film. The thickness is 20 to 100 nm. In the present invention, a conductive film having a specific resistance of 150 μΩcm or less is formed immediately above the intermediate film to form a laminated structure. Another important feature of the present invention is that the visible light reflectance measured from the transparent substrate side is 20% or less. Hereinafter, each feature of the present invention will be described in detail.
In the following description, “reflectance” refers to an average reflectance in a visible light range of a wavelength of 360 to 740 nm.

The intermediate film which is a Ni alloy in the multilayer wiring film of the present invention is a kind selected from Ni, for example, Ti, Zr, Hf, V, Nb, Ta, Cr, Mo, W, Mn, Fe, Co, Cu. By containing the above elements, it is possible to obtain a semi-transparent colored intermediate film having low reflection.
In addition, in the multilayer wiring film of the present invention, by setting the film thickness of the intermediate film to 20 nm or more, light transmission can be suppressed, light reflection can be prevented by the upper conductive film, and low reflection characteristics can be obtained. It becomes possible. Further, when the thickness of the intermediate film is 100 nm or less, the film formation time can be shortened, which contributes to the improvement of productivity. In order to obtain a reflectance of 10% or less, the thickness of the intermediate film is preferably 40 to 70 nm.

The intermediate film in the laminated wiring film of the present invention preferably contains 20 to 60 atom% of at least one selected from oxygen and nitrogen in the Ni alloy. This is because the intermediate film is a semi-transparent colored film that easily absorbs light, and the visible light reflectance is reduced. In the present invention, by making the content of oxygen and nitrogen contained in the intermediate film 20 atomic% or more, a semi-transparent colored film that suppresses metallic luster contributes to a reduction in visible light reflectance. Moreover, in this invention, it contributes to maintenance of adhesiveness with a transparent substrate or an electrically conductive film by making content of oxygen and nitrogen contained in an intermediate film into 60 atomic% or less.

The specific resistance of the conductive film formed immediately above the intermediate film in the laminated wiring film of the present invention is desirably as low as possible, and is set to 150 μΩcm or less, which is the same as that of the ITO film.
According to the present invention, it is possible to obtain a laminated wiring film having lower reflection characteristics by laminating the intermediate film and the conductive film in an optimum film thickness configuration. As the conductive film, for example, an element selected from Al, Cu, Mo, Ni, and Ag is preferably a main component. This can be appropriately selected in consideration of the required electric resistance value, the temperature and atmosphere of the heating process in the manufacturing process, the adhesion to other oxide films and protective films, the barrier property, and the like. The “main component” as used in the present invention means that the conductive film contains an element selected from Al, Cu, Mo, Ni, and Ag at 50 atomic% or more.
Above all, Al has a low electric resistance value, and when it is laminated with an ITO film that is a transparent conductive film and undergoes a heating process, an oxide of Al is generated at the interface, resulting in a decrease in electrical contact properties. There is. For this reason, it is also possible to form a coating film mainly composed of Mo, which has excellent contact properties with the ITO film, between the conductive film made of Al and the ITO film.
Also, Cu is suitable because of its low electrical resistance value. Since Cu has low oxidation resistance, the conductive film made of Cu may be covered with a coating film containing Ni as a main component.

When Al or Cu useful as the low-resistance conductive film described above is used, the problem of oxidation resistance can be addressed by laminating the conductive film with a coating film containing Mo or Ni as a main component. On the other hand, in applications where the required electrical resistance value may be relatively high, a conductive layer mainly composed of Mo, which has high heat resistance, or a conductive layer mainly composed of Ni, which has excellent weather resistance, is used as a single layer. It is also possible. In addition, the conductive film containing Ag as a main component has an electrical resistance value as low as that of Cu, and is superior in oxidation resistance and moisture resistance compared to Cu. It is also possible to use the conductive film to be formed as a single layer.
The film thickness of the conductive film is preferably 10 to 500 nm. In the present invention, by setting the film thickness of the conductive film to 10 nm or more, the continuity of the conductive film can be maintained and low reflection can be easily obtained, and the influence of electron scattering on the conductive film surface becomes relatively small as a ratio, This contributes to suppression of increase in electrical resistance value. In addition, in the present invention, by making the film thickness of the conductive film 500 nm or less, the film formation time can be shortened, and the occurrence of warpage due to film stress when applied to a transparent film substrate or the like can be suppressed. .
Further, the light transmittance of the conductive film varies depending on the material selected. In order to obtain stable low reflection characteristics, it is more preferable that the film thickness of the conductive film be 50 nm or more at which transmitted light is reduced. In addition, in order to relatively reduce the influence of electron scattering on the film surface of the conductive film as a ratio, reduce the increase in electric resistance value, and obtain a stable electric resistance value, the film thickness of the conductive film is set to 100 nm or more. It is more preferable.

Moreover, it is preferable that the intermediate film contains a total of 15 to 60 atomic% of one or more elements selected from Cu, Mn, Mo, and Fe, with the balance being Ni and an inevitable impurity.
Ni is an element that is excellent in weather resistance, but is difficult to be etched with an etchant or the like using a chemical solution of Al or Cu generally used in FPD, and is also difficult to process into a wiring film because of high dry etching resistance. Cu, Mn, Mo, and Fe are elements having an effect of improving wet etching property using a chemical solution by being contained in Ni. This effect increases with the amount added. In FPD, a conductive film mainly composed of Mo, Ni, and Ag is mainly etched based on an etchant for Al or Cu. For this reason, it is preferable that the total content of Cu, Mn, Mo, and Fe is 15 atomic% or more in consideration of the etchability with an etchant of Al or Cu.
On the other hand, if the total content of Cu, Mn, Mo, and Fe exceeds 60 atomic%, the weather resistance inherent to Ni is greatly reduced. For this reason, in this invention, it is preferable to make content of Cu, Mn, Mo, and Fe into 15-60 atomic% in total.

Further, the effect of improving the etching property by Cu contained in the intermediate film becomes clear at 10 atomic% or more. On the other hand, if the Cu content exceeds 40 atomic%, when oxygen is introduced, the low reflection characteristics, particularly the reflectance on the short wavelength side, are difficult to decrease. For this reason, in this invention, it is preferable to make content of Cu of an intermediate film into 10-40 atomic%. More preferably, it is 10 to 25 atomic%.
In addition, Mn contained in the intermediate film is the element with the highest etching improvement effect among Cu, Mn, Mo and Fe, and is easily combined with oxygen and nitrogen, so that the intermediate film can be easily translucently colored. It is an element that can be made into a film. The etching improvement effect by Mn appears at 1 atomic% or more, and the effect of making a semi-transparent colored film contributing to low reflection characteristics becomes clear at 6 atomic% or more.
On the other hand, if Mn exceeds 25 atomic%, for example, when the intermediate film contains nitrogen, the adhesion of the intermediate film may be lowered. For this reason, in this invention, it is preferable to make content of Mn of an intermediate film into 1-25 atomic%. More preferably, it is 6-20 atomic%.

The effect of improving the etching property by Mo contained in the intermediate film appears at 3 atomic% or more. Moreover, the improvement effect of the low reflection characteristic by Mo is the highest among Cu, Mn, Mo and Fe, and the effect becomes clear at 5 atomic% or more, and the effect increases as the content increases. However, if the Mo content exceeds 30 atomic%, the moisture resistance, which is one of the weather resistance, may be lowered, so 30 atomic% or less is preferable.
In addition, when Mo is contained simultaneously with Cu, if the Mo content exceeds 20 atomic%, the reflectance varies greatly with respect to the wavelength in the visible light range depending on the film thickness of the intermediate film. It becomes difficult to obtain reflection characteristics. The reason for this is not clear, but Cu and Mo are a combination of elements that are easily phase-separated on the equilibrium diagram, and if a large amount of Cu and Mo are contained at the same time, the effect of making the intermediate film irregular can be considered.
Also, when Mo is contained simultaneously with Cu, if the Mo content exceeds 20 atomic%, etching unevenness caused by etching with an etchant of Cu is selected when Cu is selected as a conductive film and laminated with an intermediate film. Is likely to occur.
From the above, in the present invention, it is preferable that the Mo content in the case where the intermediate film is contained simultaneously with Cu is 3 to 20 atomic%, and the total amount of Cu and Mo is 15 to 50 atomic%. More preferably, Mo is 5 to 15 atomic%.

Further, when Mn and Mo are simultaneously contained in the intermediate film, the Mo content is preferably 30 atomic% or less. This is because when the Mo content exceeds 30 atomic%, the moisture resistance may decrease as described above.
In the present invention, in order to enable etching with an etchant of Cu or Al, the total content of Mn and Mo in the intermediate film is preferably 15 atomic% or more. On the other hand, if the total amount of Mn and Mo in the intermediate film exceeds 50 atomic%, the oxidation resistance and moisture resistance may decrease.
From the above, in the present invention, the total amount of Mn and Mo in the intermediate film is more preferably in the range of 15 to 50 atomic%.

In addition, in order to stably obtain the low reflection characteristic in combination with the above etching property, the Ni alloy of the intermediate film is made from 1 to 25 atomic% Mn, 10 to 40 atomic% Cu, and 3 to 20 Mo. It is more preferable to contain 0% to 5% by atom and Fe.
Further, depending on the material of the conductive film laminated with the intermediate film, the etching property may be satisfied with Mn or Cu. In that case, Mo can be replaced with other transition metals such as Ti, Zr, Hf, V, Nb, Ta, Cr, W, and Co.

Fe is an element that can improve etching properties. When Fe contained in the intermediate film exceeds 5 atomic%, the reflectivity is increased depending on the film thickness of the intermediate film, and magnetism is exerted. If a laminated wiring film such as an FPD has magnetic characteristics, noise may be generated due to electromagnetic induction or the like when a current is passed, and the intermediate film is desirably as non-magnetic as possible. For this reason, in the present invention, Fe contained in the intermediate film is preferably contained in a range of 5 atomic% or less only when the effect of improving the etching property by the above elements is insufficient. More preferably, it is 3 atomic% or less.

As a method for forming the above-described intermediate film, a sputtering method using a Ni alloy sputtering target material is optimal. Sputtering is one of the physical vapor deposition methods, and it is a method that can stably form a large area as compared with other vacuum vapor deposition and ion plating, and an excellent thin film layer with little composition fluctuation is obtained. It is an effective technique.

The intermediate film can be formed by reactive sputtering using a Ni alloy sputtering target. At this time, the sputtering atmosphere is formed by a sputtering method in an atmosphere containing 20 to 60% by volume of at least one selected from oxygen and nitrogen in addition to Ar, which is an inert gas usually used as a sputtering gas.

The Ni alloy sputtering target material of the present invention contains a total of 15 to 60 atomic% of one or more elements selected from Cu, Mn, Mo, and Fe in order to form the above-described intermediate film, with the balance being Ni. It consists of unavoidable impurities, and the Curie point is set to room temperature or lower.
In addition, since Ni contained in the intermediate film is a magnetic substance at room temperature, in the magnetron sputtering apparatus generally used for FPD applications, the magnetic flux of the magnetic circuit is absorbed by the sputtering target material, and it is efficiently stabilized. There is a problem that it is difficult to perform sputtering. For this reason, in the present invention, the non-magnetism, that is, the Curie point is set to room temperature or lower at room temperature using the Ni alloy sputtering target material. In the present invention, “Curie point is below room temperature” means zero when saturation magnetization is measured at room temperature (25 ° C.).

When Mn is added to Ni, the Curie point is lowered to about 15 atomic% in the addition amount, which is a region where Mn is dissolved. On the other hand, when the amount of Mn added to Ni exceeds about 20 atomic%, the Curie point becomes high, and when it exceeds 25 atomic%, a compound phase appears due to phase transformation, and the Curie point becomes higher than that of pure Ni. The problem that the Ni alloy sputtering target material becomes brittle and it becomes difficult to perform stable machining becomes significant.
Further, Mn is an element that is more easily oxidized than Ni, and when Mn is added to Ni, an oxide is easily formed at the interface with a glass substrate, a transparent conductive film, and the like, and the adhesiveness can be further improved. For this reason, when adding Mn by this invention, it is preferable to make the addition amount into 1-25 atomic%. More preferably, the amount of Mn added is 6 to 20 atomic%.

When Cu is added to Ni, the Curie point is lowered. However, as described above, when the amount of Cu exceeds 40 atomic%, when oxygen is introduced into the intermediate film, low reflection characteristics, particularly reflection on the short wavelength side. The rate is less likely to decrease. For this reason, in this invention, it is preferable that the addition amount of Cu shall be 10-40 atomic%. More preferably, it is 10 to 25 atomic%. The total amount of Cu and Mo is preferably 15 to 50 atomic%.
The effect of lowering the Curie point of Ni, which is a magnetic material, is the highest for Mo, which is a nonmagnetic element, and when Mo is added to Ni by about 8 atomic% or more, the Curie point becomes below room temperature. Moreover, when the addition amount of Mo with the high demagnetization effect increases, it has the effect of improving the adhesiveness with a glass substrate or a transparent conductive film, but weather resistance etc. will fall. For this reason, in this invention, it is preferable that the addition amount of Mo shall be 3-20 atomic%. More preferably, it is 5-15 atomic%. Further, the total amount of Mn and Mo is preferably 15 to 50 atomic%.

Mn and Fe have a high effect of improving etching properties. However, when Fe, which is a magnetic substance, is added to Ni, the Curie point is greatly increased. Further, Fe has a small solid solution region with Cu and easily expresses a compound with Mo. If it is added too much, it causes embrittlement of the sputtering target material. For this reason, in this invention, it is preferable to add Fe in the range with which sputtering target material satisfy | fills nonmagnetic and etching property, and does not become brittle, The addition amount is 5 atomic% or less. More preferably, it is 3 atomic% or less.
From the above, the Ni alloy sputtering target material of the present invention may contain 1 to 25 atomic% of Mn, 10 to 40 atomic% of Cu, 3 to 20 atomic% of Mo, and 0 to 5 atomic% of Fe. More preferred.

In the Ni alloy sputtering target material of the present invention, an element having a Curie point of room temperature or lower is selected as an element to be added to Ni which is a magnetic material, for example, a melted ingot is produced and formed into a plate shape by plastic working Later, it can be obtained by cutting into a predetermined dimension by machining.
However, in a composition with a large amount of Mn added or a composition containing both Mo and Fe, a compound phase is likely to appear in the Ni alloy sputtering target material, and plastic processing may be difficult. In such a case, it is preferable to select an element to be added to Ni, which is a magnetic material, and pressurize and sinter Ni alloy powder having a Curie point of room temperature or lower. In particular, since the laminated wiring film of the present invention is used in the field of FPD using a large transparent substrate, in order to stably produce the Ni alloy sputtering target material of the present invention, Ni alloy powder is pressure sintered. Most preferably.

A Ni alloy powder having a Curie point of room temperature or lower can be easily obtained by an atomizing method using a Ni alloy adjusted to a final composition. It is also possible to pulverize the melted ingot to produce Ni alloy powder. Also, a method of producing various Ni alloy powders and mixing them so as to have a final composition can be applied.
Moreover, in this invention, the increase in the impurity in the Ni alloy sputtering target material obtained can be suppressed by using Ni alloy powder whose average particle diameter is 5 micrometers or more. Moreover, in this invention, a high-density sintered compact can be obtained by using Ni alloy powder whose average particle diameter is 300 micrometers or less.
In addition, the average particle diameter as used in the field of this invention is represented by D50 of cumulative particle size distribution using the spherical equivalent diameter by the light-scattering method using a laser beam prescribed | regulated by JISZ8901.

As the pressure sintering applied when obtaining the Ni alloy sputtering target material of the present invention, a hot isostatic press (hereinafter referred to as “HIP”) or a hot press can be applied. It is preferable to carry out under conditions of 200 MPa and 1 to 10 hours. The selection of these conditions depends on the pressure sintering apparatus. For example, HIP is easy to apply conditions of low temperature and high pressure, and hot press is easy to apply conditions of high temperature and low pressure. In the present invention, it is preferable to use HIP that can be sintered at a low temperature to suppress the diffusion of the Ni alloy and that can be sintered at a high pressure to obtain a high-density sintered body.
If the sintering temperature is less than 800 ° C., the sintering is difficult to proceed and it is difficult to obtain a high-density sintered body. On the other hand, when the sintering temperature exceeds 1250 ° C., a liquid phase appears or crystal growth of the sintered body becomes remarkable, making it difficult to obtain a uniform and fine structure. By sintering in the range of 800 to 1250 ° C., a high-density Ni alloy sputtering target material can be easily obtained.
Moreover, if the applied pressure at the time of sintering is less than 10 MPa, sintering does not proceed easily and a high-density sintered body cannot be obtained. On the other hand, if the pressure exceeds 200 MPa, there is a problem that the devices that can withstand are limited.
Further, if the sintering time is less than 1 hour, it is difficult to sufficiently advance the sintering, and it is difficult to obtain a high-density sintered body. On the other hand, sintering time exceeding 10 hours is better avoided from the viewpoint of production efficiency.
When performing pressure sintering with HIP or hot press, it is desirable to deaerate under reduced pressure while heating after filling a Ni alloy powder into a pressure vessel or a pressure die. The degassing under reduced pressure is desirably performed under a reduced pressure lower than the atmospheric pressure (101.3 kPa) within a heating temperature range of 100 to 600 ° C. This is because oxygen in the obtained sintered body can be further reduced, formation of a coarse oxide that hinders machinability is suppressed, and a high-purity sputtering target material can be obtained. .

The Ni alloy sputtering target material of the present invention preferably contains as few elements as possible except Ni and Mn, Cu, Mo, and Fe. If there are many impurities other than these elements, the electrical resistance value of the obtained multilayer wiring film may increase, or it may react with other multilayer thin films depending on the type of element and deteriorate the characteristics such as adhesion and weather resistance. is there. In particular, oxygen and nitrogen as gas components generate coarse oxides and nitrides in the sputtering target material, which impairs machinability. Therefore, the purity of the Ni alloy sputtering target material according to the present invention is 99.9% by mass or more, and the impurities are preferably 1000 ppm by mass or less, and more preferably 300 ppm by mass or less.

First, in order to form a Ni—Cu—Mo alloy film as an intermediate film, weigh it so that it becomes Ni-15% Cu-8% Mo in atomic ratio, and make an ingot by melt casting method in a vacuum melting furnace did. By machining this ingot, a Ni alloy sputtering target material having a diameter of 100 mm and a thickness of 5 mm was produced.
When an SmCo magnet was brought close to the obtained Ni alloy sputtering target material, it was confirmed that it did not adhere to the magnet. Moreover, a part of the ingot obtained above is put in a case for measuring magnetic properties, and a vibration sample type magnetometer (model number: VSM-5) manufactured by Riken Denshi Co., Ltd. is used at room temperature (25 ° C.). When the magnetic properties were measured, it was confirmed to be non-magnetic.

Moreover, in order to form an Al film, an Ag film, a Cu film, and a Mo film as a conductive film laminated on the intermediate film, a sputtering target material of Al, Ag, Cu, and Mo having a diameter of 100 mm and a thickness of 5 mm was prepared. The Al sputtering target material was manufactured by Sumitomo Chemical Co., Ltd., and the Ag sputtering target material was manufactured by Furuya Metal Co., Ltd. Further, a Cu sputtering target material for forming a Cu film as the conductive film was cut out from an oxygen-free copper (OFC) material manufactured by Hitachi Cable, Ltd. (currently Hitachi Metals, Ltd.). Moreover, the Mo sputtering target material for forming Mo film | membrane as an electrically conductive film was cut out and produced from the raw material which pressure-sintered Mo powder of purity 4N.

Each sputtering target material prepared above was brazed to a copper backing plate and attached to a sputtering apparatus (model number: CS-200) manufactured by ULVAC, Inc. And each film | membrane was produced by forming the film | membrane of the film thickness structure shown in Table 1 on the glass substrate (product number: EagleXG) of 25 mm x 50 mm. The sputtering gas composition [Ar + O 2 ] shown in Table 1 was formed in an atmosphere containing 50% by volume of oxygen in Ar. The conductive film was formed directly on the intermediate film using Ar gas.
Table 1 shows the results of measuring the reflectance and specific resistance of each of the obtained samples. The reflectance was measured by measuring the reflectance from the glass substrate side and from the conductive film side using a spectrocolorimeter (model number: CM2500d) manufactured by Konica Minolta, Inc. The specific resistance was measured from the conductive film side using a thin film resistivity meter (model number: MCP-T400) manufactured by Mitsubishi Oil Chemical Co., Ltd. (currently Dia Instruments Co., Ltd.).

As shown in Table 1, the laminated wiring film as an example of the present invention in which a conductive film is formed on an intermediate film made of a Ni alloy formed by sputtering gas containing Ar and oxygen has a reflection measured from the transparent glass substrate side. It was confirmed that the reflectance was as low as 10% or less. In addition, it was confirmed that the laminated wiring film as an example of the present invention using Cu, Al, Ag, Mo, and Ni alloy as the conductive film had a specific resistance of 150 μΩcm or less and a low resistance. .
Further, with respect to a sample in which the interlayer film in the laminated wiring film of the present invention is formed to 50 nm, the oxygen concentration in the interlayer film is measured using an X-ray photoelectron spectrometer (ESCA) (model number: AXIS-HS) manufactured by KRATOS ANALYTICAL. Was measured. As a result, it contained 46 atomic% oxygen, and Cu 2 O and MoO 3 were confirmed by the analysis chart, and it was confirmed that some of the additive elements became oxides and existed in the intermediate film.

Next, in order to produce a Ni alloy sputtering target material composed of Ni-10% Mn-25% Cu-10% Mo-3% Fe by atomic ratio, first, the purity of the above composition is 99.9%, A Ni alloy powder having a particle size of 65 μm was produced by a gas atomizing method.
When the obtained Ni alloy powder was brought close to the SmCo magnet, it was confirmed that it did not adhere to the magnet. Moreover, a part of the obtained Ni alloy powder is put in a powder case for measuring magnetic properties, and a vibration sample type magnetometer (model number: VSM-5) manufactured by Riken Denshi Co., Ltd. is used at room temperature (25 ° C.). ) Was measured for magnetic properties, and was confirmed to be non-magnetic.

Next, the Ni alloy powder obtained above was filled into a mild steel container having an inner diameter of 133 mm, a height of 30 mm, and a thickness of 3 mm, and after degassing treatment by heating at 450 ° C. for 10 hours, Was sealed and sintered by a HIP apparatus under conditions of 1000 ° C., 148 MPa, and 5 hours.
After cooling this mild steel container, it was taken out from the HIP apparatus, and the mild steel container was removed by machining to obtain a Ni alloy sputtering target material having a diameter of 100 mm and a thickness of 5 mm. Moreover, the test piece was cut out from the remainder.

As a result of measuring the relative density of the obtained test piece by the Archimedes method, it was confirmed to be 99.9%. The relative density as used in the present invention is a bulk density measured by Archimedes method, obtained as a weighted average of elemental elements calculated by a mass ratio obtained from the composition ratio of the sputtering target material for coating layer formation of the present invention. The value obtained by multiplying the value divided by the theoretical density by 100.

Next, quantitative analysis of the metal element of the obtained test piece is performed with an inductively coupled plasma emission spectrometer (ICP) (model number: ICPV-1017) manufactured by Shimadzu Corporation, and non-dispersive infrared absorption is determined for oxygen. When measured by the method, it was confirmed that the total purity of the analytical values of Ni, Mn, Cu, Mo and Fe was 99.9% and the oxygen concentration was 500 ppm by mass.

また、表2に示す試料No.39〜No.43、No.45およびNo.48の導電膜のNi合金は、原子比でNi−10%Mn−25%Cu−10%Mo−3%FeからなるNi合金を用いた。
The Ni alloy sputtering target material obtained above was brazed to a copper backing plate in the same manner as in Example 1, and then attached to a sputtering apparatus (model number: CS-200) manufactured by ULVAC. Then, a Ni alloy film serving as an intermediate film was formed on a 25 mm × 50 mm glass substrate (product number: EagleXG) in an atmosphere containing 50% by volume of oxygen in Ar. Further, the conductive film formed immediately above the intermediate film was formed using Ar gas, and each sample was manufactured with the structure shown in Table 2. Sample No. 2 shown in Table 2 was also used. 39-No. 43, no. 45 and no. As the Ni alloy of the 48 conductive film, an Ni alloy made of Ni-10% Mn-25% Cu-10% Mo-3% Fe in atomic ratio was used.
Evaluation of each sample was performed by measuring the reflectance and specific resistance in the same manner as in Example 1. The results are shown in Table 2.

Sample No. as a comparative example shown in Table 2 was used. 11, no. 12, no. As shown in FIG. 19, it was confirmed that a low reflectance of 20% or less could not be obtained when the thickness of the intermediate film made of the Ni alloy containing oxygen was thinner than 20 nm.
On the other hand, it was confirmed that all the laminated wiring films in which the intermediate film and the conductive film within the scope of the present invention were laminated had a reflectance of 20% or less and were excellent in low reflection characteristics. In addition, it was confirmed that the laminated wiring film as an example of the present invention using Mo, Cu, Al, and Ni alloy as the conductive film had a specific resistance of 150 μΩcm or less and a low resistance.
It can be seen that the film thickness of the intermediate film having the lowest reflectance varies depending on the material of the conductive film, but the film thickness is around 50 nm. Here, it was confirmed that when the film thickness of the intermediate film made of Ni alloy was fixed to 50 nm, the low reflection characteristic of 15% or less could be obtained if the film thickness of the conductive film was 10 nm or more.
