ウェーハの表面から分割予定ラインに沿って切削ブレードで切削して仕上げ厚みに至る深さの切削溝を形成する切削溝形成ステップと、
該切削溝形成ステップを実施した後、該ウェーハの表面に保護部材を配設する保護部材配設ステップと、
該保護部材配設ステップを実施した後、裏面が上面となるように該ウェーハを該保持テーブル上に保持し、該保持テーブルを研削加工領域に配置し、該保持テーブルに保持された該ウェーハに研削液を供給しつつ該ウェーハの裏面を研削して該仕上げ厚みへと薄化するとともに該切削溝を該ウェーハの裏面に露出させることで該ウェーハを個々のチップへ分割する研削ステップと、
該研削ステップを実施した後、該保持テーブルが移動されず該研削加工領域に配置された状態で、該保持テーブルに保持された該ウェーハの裏面に気体と液体とからなる混合流体を噴出して該研削ステップで形成された研削屑を洗浄する洗浄ステップと、
該洗浄ステップを実施した後、該保持テーブルに保持された該ウェーハの裏面に気体を噴出して該ウェーハの裏面を乾燥させる乾燥ステップと、
