Description

The present invention relates to a plasma electrode that causes plasma discharge for surface modification, indoor air cleaning, ozone generation, sterilization / sterilization, exhaust gas purification, water purification, sterilization in water, and the like.

Conventionally, discharge electrodes that generate such plasma discharges have been used in various fields from industrial to consumer, and research and development of those that are suitable for each application has been promoted in various fields. By setting the gap to an extremely short gap of about 10 to 100 μm, plasma discharge under atmospheric pressure can be performed at a voltage of about 1 kV.
The dielectric film material used for the electrode is coated with a ferroelectric material such as barium titanate by a technique such as thermal spraying.

In particular, in the field of use in which ozone is generated from oxygen in the atmosphere by plasma and surface modification is attempted, for example, Patent Document 1 (Japanese Patent Laid-Open No. 2007-233475) and Patent Document 2 (Japanese Patent Laid-Open No. 2007-2007) are disclosed. Various discharge electrodes have been developed as shown in Japanese Patent No. 250284.

特開2007−233475号公報JP 2007-233475 A 特開2007−250284号公報JP 2007-250284 A

However, the plasma electrode disclosed in the prior art is a significant obstacle to cost reduction because ferroelectric materials such as barium titanate are expensive electrical materials. In particular, microplasma discharge at low voltage under atmospheric pressure needs to increase the capacitance of the dielectric film layer in order to improve the electric field concentration in the discharge space.
(A) Use a dielectric material with a high dielectric constant.
(B) Thinning the dielectric film layer,
It will be necessary.
However, in view of the above (a), an insulating material such as alumina, aluminum nitride, quartz, DLC (diamond-like carbon) is not suitable from the viewpoint of dielectric constant in a dielectric film generally used as an insulator.
In addition, from the point (b) above, barium titanate, which is a ferroelectric substance, is generally difficult to coat by methods such as PVD, CVD, DLC, AD, and a film can be formed by thermal spraying. In this case, since a porous layer is formed, it cannot be said that the effective dielectric constant and insulation are excellent, and it is necessary to secure a film thickness of about 100 μm in order to improve the insulation resistance.

In addition, when a thin film having excellent insulating properties is formed, the coating surface formed by methods such as PVD, CVD, DLC, and AD is highly uniform, and electric field concentration does not occur particularly at a low voltage of 1 kV, so that discharge does not occur. There was a problem that it was not done.

In the present invention, in view of the above problems, the optimization of the material and the condition of the surface of the dielectric film are extremely important in order to stably perform plasma discharge at a low voltage while improving the insulation resistance. It aims at providing the plasma electrode for improving these from the viewpoint concerning invention.

Hereinafter, the plasma electrode of the present invention will be further described by embodiments.
<Embodiment 1>
FIG. 1 is a cross-sectional view of the plasma electrode of the first embodiment. As shown in FIG. 1, the plasma electrode 10 is arranged in parallel by combining two metal substrates 13 and 14. When the metal substrates 13 and 14 are combined, the plurality of through holes 11 and 12 formed in the metal substrates 13 and 14 are disposed so as to coincide with each other, and are formed on the two metal substrates. It is easy to pass the fluid that passes through the through hole.

Moreover, as shown in FIG. 1, the plasma electrode 10 has two metal substrates 13 and 14 arranged in parallel by interposing a non-conductive spacer 15 at the peripheral portion thereof.
Further, the opposing surfaces of the metal substrates 13 and 14 are provided with irregularities having a surface roughness Rz = 1 to 500 μm by surface processing means such as blasting, etching, pressing, and electroforming, and a coating layer is formed thereon. 16 is formed.

Next, each part of the plasma electrode of Embodiment 1 will be described in more detail.
(Metal substrate)
The material constituting the metal substrates 13 and 14 is preferably a material having oxidation resistance at high temperatures because it is used as an electrode for supplying atmospheric air to generate atmospheric pressure plasma. Specifically, martensitic stainless steels, ferritic stainless steels, austenitic stainless steels, austenitic-ferritic stainless steels, Examples include stainless steels such as precipitation hardening stainless steels. Among these, nonmagnetic austenitic 18% chromium-8% nickel (18-8) stainless steel can be preferably used. In the present embodiment, the above stainless steel is given as an example having oxidation resistance at a high temperature. However, the present invention is not limited to stainless steel, and other metals can be used.

(Metal substrate thickness)
The thickness of the metal substrates 13 and 14 is preferably 0.1 to 2 mm. If the thickness is less than 0.1 mm, there is a problem that it becomes difficult (or high in cost) to process the electrode surface, and if it exceeds 2 mm, the weight becomes heavier and handling as an electrode becomes difficult.
Moreover, although the shape of the metal substrates 13 and 14 is a flat plate in this embodiment, the shape is not particularly limited as long as it does not affect the stability of the plasma discharge. For example, it can also be a tube with a predetermined curvature.

(Through hole)
Further, as shown in the drawing, the opposing metal substrates 13 and 14 are formed with a large number of through holes 11 and 12 that penetrate in the thickness direction. Various shapes can be employed for the through holes 11 and 12. A circular shape is widely adopted, but various shapes such as an ellipse, a triangle, a quadrangle, a hexagon, a saddle shape, or a combination thereof can be adopted.
Further, the through holes 11 and 12 may have a slit shape in which a quadrangle is elongated. In the case of a slit shape, the width of the non-penetrating portion and the width of the through-hole portion, and the length-to-width ratio can be appropriately optimized depending on the mode of use.
The cross-sectional shape of the through holes 11 and 12 is preferably a straight shape so that the sizes of the through holes 11 and 12 are the same on the front and back of the metal substrate, from the viewpoint of reducing fluid flow resistance. The size may be different on the front and back of the substrate.

絶縁膜形成手段としては、DLCは、PVD(Physical Vapor Deposition)、CVD(Chemical Vapor Deposition),AD(Aerosil Deposition)などの薄膜生成技術により、貫通孔11,12の内部に薄膜を廻りこみ形成させることができる。
(Insulating film on the surface of the through hole)
In addition, an electrically insulating insulating film 17 is formed on the surface of the through hole in order to improve dirtiness due to moisture and oil in the air and to suppress discharge suppression.
As the material for the insulating film, a material having water repellency is preferably used, and examples thereof include DLC, silica, silicone resin, Teflon (registered trademark), fluorine-containing components, and combinations of these materials.
As the thickness of the insulating film, it is sufficient that the voltage applied to the plasma electrode 10 is 1 to 2 kV and does not shift to arc discharge. For example, if it is 1-50 micrometers, although it depends on the insulation property of material, the insulation of about 2000V is maintained.
As an insulating film forming means, DLC wraps and forms a thin film inside the through holes 11 and 12 by a thin film generation technique such as PVD (Physical Vapor Deposition), CVD (Chemical Vapor Deposition), and AD (Aerosil Deposition). be able to. In particular, the use of CVD means is preferable because the thin insulating film 17 can be formed in the through holes 11 and 12 by electrostatic force.
Silica, silicone resin, Teflon (registered trademark), etc. can form an insulating film by means of spray coating or the like.

(Arrangement of through holes)
The plasma electrode 10 preferably has a structure in which two metal substrates 13 and 14 having a plurality of through-holes 11 and 12 are combined to face each other. Since the fluid is allowed to pass in a direction perpendicular to the electrodes, the fluids such as gas and liquid can be passed without stagnation by arranging the through holes 11 and 12 so as to coincide with each other.
In order to draw the plasma generated between the metal substrates 13 and 14 to the outside of the plasma electrode 10, the positions of the through holes 11 and 12 are shifted, or the through holes formed in the two metal substrates 13 and 14. You can also vary the size of.

(Surface unevenness)
Since the opposing surfaces of the metal substrates 13 and 14 are surfaces that generate plasma discharge, the coating layer 16 having high insulation and relative dielectric constant is formed, and the surface is made uneven to facilitate the generation of plasma discharge. It is preferable. Conventionally, in order to form such an uneven state, a ferroelectric material is directly sprayed on a metal substrate by a thermal spraying method. However, depending on the particle size of the thermal spray material, the surface roughness of the electrode surface can be made uniform. Therefore, it was difficult to stabilize the plasma discharge. An attempt to make the particle size of the thermal spray material uniform would increase the cost.
Therefore, in the present embodiment, the opposing surfaces of the metal substrates 13 and 14 serving as the base are formed in an uneven shape with a surface roughness Rz = 1 to 500 μm by means such as shot blasting, etching, pressing, electroforming. .
This is because if Rz is less than 1 μm, it is impossible to secure a discharge gap (interval between metal substrates arranged in parallel) for generating active species in the plasma, and if it exceeds 500 μm, the applied voltage necessary for plasma generation is not sufficient. Since it becomes 2 kV or more and there is a risk that the insulating film is broken and shifts to arc discharge, it is not preferable.

And the coating layer 16 is formed on the surface of the metal substrate 13 and 14 made uneven.
As the material of the coating layer 16, a ferroelectric thin film is preferably used because it is desirable that the insulating property, the relative dielectric constant, the secondary electron emission coefficient, the sputtering resistance, the heat resistance, and the like are high.
If the insulating property is low, the dielectric is broken down by the voltage applied to the electrode, and a spark discharge is generated, which is not desirable. As the dielectric breakdown voltage, a material of 5000 V or higher is preferable.
In addition, if the relative dielectric constant is low, a wall voltage having a polarity opposite to that of the external electrode is generated during discharge, and it is impossible to suppress a temporal increase in the discharge current, and stable discharge cannot be maintained. Therefore, it is preferable to use a material having a relative dielectric constant of 3 or more.
This is because if the secondary electron emission coefficient is low, it is impossible to lower the discharge start voltage. The secondary electron emission coefficient is preferably 0.1 or more with respect to ions of a gas having a larger ionization energy than Ar.
Furthermore, if the sputtering resistance is low, the wear of the ferroelectric thin film due to the attack of plasma, radicals, ions, etc. increases.
This is because if the heat resistance is low, the electrode cannot be heated because the gas component does not adhere to the electrode during the surface treatment or film formation treatment. As heat resistance, it is preferable to use a material of 200 ° C. or higher.

As the material of the ferroelectric thin film, SiO 2, Al 2 O 3 , MgO, ZrO 2, Y 2 O 3, PbZrO 3 -PbTiO 3, BaTiO 3, TiO 2, ZnO and the like. Moreover, these can also be mixed and used as complex oxide. Among these, Al 2 O 3 , BaTiO 3 , and TiO 2 can be suitably employed from the viewpoint of relative dielectric constant, insulation resistance, and catalytic effect.

Regarding the film thickness of the coating layer 16, it is necessary to comprehensively consider the insulating properties, dielectric properties, and sputtering resistance. If the film thickness is thin, the insulation and sputter resistance are reduced, but the dielectric properties are improved. On the other hand, when the film thickness is thick, the insulation and sputtering resistance are improved, but the dielectric property is lowered. It is necessary to form a metal substrate with a material having high insulation and sputtering resistance even if it is thin, and to improve the dielectric property. The film thickness is set to 1 μm or more and 500 μm or less. If it is less than 1 μm, it is easy to shift to spark discharge due to electrode deterioration.

As a means for forming the coating layer, DLC can form a thin film on the opposing surface of the electrode substrate by a thin film generation technique such as PVD, CVD, or AD.
Further, a coating layer thicker than the thin film can be formed by means such as thermal spraying.

(Non-conductive spacer)
Further, as shown in the figure, the plasma electrode 10 has a non-conductive spacer 15 interposed in the peripheral portion of the plasma electrode 10 in order to maintain a predetermined distance (interelectrode gap) between the discharge distances of the metal substrates 13 and 14. The metal substrates 13 and 14 are arranged in parallel.
Although the thickness of the non-conductive spacer 15 varies depending on the thickness provided at the peripheral portion of the plasma electrode 10, the discharge distance between the metal substrates 13 and 14 can be kept at a predetermined interval (for example, 5 to 500 μm).
As the material of the spacer 15, a synthetic resin film such as polyethylene resin or Teflon (registered trademark) resin is preferably used from the viewpoint of durability and cost.

(Method of applying voltage)
Next, a method for applying a voltage to the plasma electrode 10 will be described. Since the plasma electrode 10 interposes the ferroelectric thin film 16, no direct current flows between the metal substrates. Therefore, the plasma electrode 10 supplies a relatively alternating voltage between the two metal substrates 13 and 14 to which the voltage is applied. The waveform may be a sine wave to which a transformer AC voltage is applied, a rectangular pulse wave to which a pulse voltage is applied, or a sawtooth wave.
The peak value of the applied voltage is approximately in the range of about 500 V to 2 kV.
The average current depends on the area of the electrode, but is generally in the range of about 20 mA to 10 A.
Further, the frequency of the power source may be any band in the region from 1 kHz to 1000 MHz from a low frequency to a very high frequency, but a frequency in the range of about 10 kHz to 100 kHz is preferable in consideration of an increase in electrode temperature.
In addition, the heating temperature of the plasma electrode 10 is preferably room temperature to 300 ° C, more preferably in the range of room temperature to 100 ° C.

(Effect of Embodiment 1)
The plasma electrode 10 according to the first embodiment configured as described above has the electrode substrates 13 and 14 having surface irregularities formed by means such as blasting, etching, pressing, electroforming, etc. The surface roughness of the surface can be controlled and homogenized.
Furthermore, since the highly uniform coating film 16 is formed on the uneven surfaces of the electrode substrates 13 and 14, the plasma discharge starting voltage can be stabilized at a constant value.
Furthermore, since the insulating film is formed on the surface of the through hole, there is an effect that the moisture resistance is improved.
In the present invention, the coating layer and the insulating layer are distinguished from each other. However, their functions may be overlapped, and a coating layer having a characteristic having a dielectric constant ε = 10 or more is used as a coating layer. = Insulating layer is less than 10.

<Embodiment 2>
FIG. 2 is a schematic cross-sectional view of the plasma electrode of the second embodiment. As shown in FIG. 2, the plasma electrode 10 of Embodiment 2 has uneven projections formed by surface processing means such as blasting, etching, pressing, and electroforming on the opposing surfaces of the metal substrates 13 and 14. The plasma electrode of Embodiment 1 is different in that it is polished and a coating layer 16 is formed thereon, but is otherwise the same as the plasma electrode of Embodiment 1. In other words, when a metal substrate with a large surface roughness of the coating layer is opposed to the plasma electrode, the coating layer is in contact at the highest peak and the coating layer is not yet in contact at the lower peak. This is not preferable because the plasma discharge becomes non-uniform and unstable.
With the plasma electrode in which the unevenness formed on the metal substrate in Embodiment 2 is made uniform by the polishing means, the plasma duration can be made uniform and stable.

<Embodiment 3>
FIG. 3 is a schematic cross-sectional view of the plasma electrode of the third embodiment. As shown in FIG. 3, the plasma electrode 10 according to the third embodiment is different from the plasma electrode according to the first embodiment in that an insulating film 18 is further formed on the coating layer 16 on the opposing surfaces of the metal substrates 13 and 14. Although it differs from an electrode, it is the same as that of Embodiment 1 in other points. That is, by further forming the insulating film 18 on the coating layer 16, arc discharge between the opposing metal substrates can be prevented, which is advantageous for electric field concentration, and plasma at a low voltage (0.5-2 kV). In addition to enabling discharge, it has the effect of protecting the electrode surface against moisture, dust, and oil in the gas, and more stable plasma persistence can be realized.

As a material of the insulating film 18, DLC, silica, silicone resin, Teflon (registered trademark), or a combination thereof is preferable. Silicone resin, Teflon (registered trademark), and the like are suitable for plasma electrodes used in a high humidity atmosphere because they are resistant to moisture. As the thickness of the insulating film 18, for example, 1 to 50 μm is sufficient.
As a means for forming the insulating film 18, DLC can be formed around the through hole by a thin film generation technique such as PVD, CVD, or AD. Examples of silica, silicone resin, Teflon (registered trademark), and the like include spray coating.
In addition, by mixing 10 to 90% of a ferroelectric material having a particle size of about 1 μm or less in the coating layer, a highly insulating ferroelectric thin film can be obtained. It can be omitted.
Moreover, an insulating film can be formed also on the back surfaces (surfaces not exposed to plasma discharge) of the metal substrates 13 and 14, and in this case, useless plasma discharge can be suppressed, which is more preferable.
Further, since the plasma electrode of Embodiment 3 forms the insulating film 18, the expensive ferroelectric thin film used as the coating layer is used regardless of the density of the dielectric material grain size, the porous state, and the dielectric material characteristics. The thickness can be set thin, which can lead to cost reduction of the plasma electrode manufacturing.
If the ferroelectric material mixed in the coating layer is less than 10%, the effect as a ferroelectric layer is thin, and if it exceeds 90%, the mechanical strength as an insulating film may be insufficient. Therefore, the content is preferably 10 to 90%.

<Embodiment 4>
FIG. 4 is a schematic cross-sectional view of the plasma electrode of the fourth embodiment. As shown in FIG. 4, the plasma electrode of the fourth embodiment is different from that of the third embodiment in that an insulating film 18 is formed on the opposing surfaces of the metal substrates 13 and 14, and a coating layer 16 is further formed thereon. However, the plasma electrode is the same as the plasma electrode of the third embodiment in other respects. That is, the stacking order of the insulating film 18 and the coating layer 16 formed on the opposing surfaces of the metal substrates 13 and 14 is different from that of the plasma electrode of the third embodiment.
The plasma electrode of Embodiment 4 can also set the thickness of an expensive ferroelectric thin film used as a coating layer to be thin, and can lead to cost reduction of plasma electrode manufacturing.

<Embodiment 5>
FIG. 5 is a schematic cross-sectional view of the plasma electrode of the fifth embodiment. As shown in FIG. 5, the plasma electrode 10 of the fourth embodiment is different in that the through holes 11 and 12 formed in the two metal substrates are arranged so that the positions facing each other in the metal substrate are shifted. However, it is the same as the plasma electrode of Embodiment 1 in other points.
By shifting the positions of the through holes 11 and 12 in this way, the chemically active species (radicals, metastable excited molecules, ions, etc.) generated between the metal substrates 13 and 14 by the plasma generated by the plasma electrode are removed from the plasma electrode. There is an effect that it can be easily pulled out to the outside.

<Embodiment 6>
FIG. 6 is a schematic cross-sectional view of the plasma electrode of the sixth embodiment. As shown in FIG. 6, in the plasma electrode 10 of the fourth embodiment, the size of the through hole 11 formed in one metal substrate 13 is smaller than the size of the through hole 12 formed in the other metal substrate 14. Although it differs from the plasma electrode of Embodiment 1 in a certain point, it is the same as the plasma electrode of Embodiment 1 in other points.
By making the sizes of the through holes different in this way, as in the fifth embodiment, chemically active species (radicals, metastable excited molecules) generated between the metal substrates 13 and 14 by the plasma generated by the plasma electrode, as in the fifth embodiment. , Ions, etc.) can be easily extracted to the outside of the plasma electrode 10.

<実施例1>
<Example 1>
Hereinafter, the present invention will be described in more detail with reference to examples.
As a material for the metal substrates 13 and 14, a disk made of 18-8 stainless steel with a thickness of 0.5 mm and an outer diameter of 100 mm was produced. This material was punched out with a press to form a large number of circular through holes 11 and 12 to form a metal substrate for a plasma electrode. The size of the through hole was an outer diameter: 0.2 mm, and the opening area ratio was 50%. The surfaces of the metal substrates 13 and 14 were subjected to shot blasting to form irregularities with a surface roughness Rz = 10 μm.
Next, a coating layer (ferroelectric BaTiO 3 ) having a thickness of 200 μm was formed on the unevenness by thermal spraying. The two metal substrates 13 and 14 were coated with a coating layer facing each other, and a non-conductive spacer 15 made of a polyethylene film was inserted into the periphery of the metal substrates 13 and 14 and heat-bonded to obtain the plasma electrode 10 of Example 1.
In addition, it assembled so that the position of the through-hole of two electrode substrates might become the same position up and down. The following experiment was conducted using this plasma electrode.
7 and 8 show the relationship between the applied voltage, the discharge current, and the generated ozone concentration in a plasma electrode in which a silica insulating film is formed on the surface of the through hole. In FIG. 7, the thickness of the silica insulating film is 10 μm, and in FIG. 8, the thickness of the silica insulating film is 30 μm.
7 and 8, when the thickness of the silica insulating film is 10 μm, the applied voltage is 1.2 kV from the viewpoint of electrode durability. As a result, the discharge current is 200 mA or less and the ozone concentration is 20 ppm or less. .
Usually, if a silica insulating film is not formed on the surface of the through-hole, it may shift to arc discharge at about 1.5 kV, but as shown in FIG. 8, when the thickness of the silica insulating film is 30 μm, Even if the plasma discharge voltage was 1.5 kV or higher, there was no problem in electrode durability without shifting to arc discharge. As a result, the plasma discharge current was 350 mA or more, and the generated ozone concentration reached 50 ppm.

<実施例2>
<Example 2>
In Example 1, the unevenness formed on the surface of the metal substrate was set to have a surface roughness G3: Rz = 10 μm. However, in Example 2, there are two types of surface roughness Rz (G2: Rz = 18 μm, G4: Rz = 1.11. 8 μm). Other than that, the experiment was performed using the same plasma electrode as used in Example 1.
FIG. 9 shows the relationship between the applied voltage and the plasma discharge current. From the results of FIG. 9, it can be seen that when the applied voltage is increased, the discharge current also increases. However, in the case where the surface roughness is G2, it can be seen that the current is larger than that of other roughnesses in the region where the applied voltage is high due to the increase in the surface roughness.
FIG. 10 shows the relationship between the applied voltage and the generated ozone concentration. From the result of FIG. 10, when the surface roughness Rz is rough (G2), even if the applied voltage is increased, ozone is not generated at 0.7 kV, but is rapidly generated from 0.8 kV.
When the surface roughness Rz is smaller than (G2) (G3), it can be seen that ozone is gradually generated as the applied voltage increases. From these results, it is understood that the controllability of ozone generation is better when the surface roughness Rz is smaller.

The plasma electrode of the present invention can control the optimization of the coating layer formed on the electrode substrate and the insulating film formed on the surface of the through hole, and can stably perform plasma discharge at a low voltage.
