Description

The present invention relates to a laser processing method and a semiconductor device manufacturing method.

As a conventional laser processing method, there is known a method in which a modified region is formed in a processing object along a planned cutting line by irradiating a laser beam with a focusing point inside the processing object. (For example, refer to Patent Document 1).

Here, in the laser processing method as described above, it is strongly desired to further shorten the tact time in laser processing, for example, in order to reduce running costs.

Accordingly, an object of the present invention is to provide a laser processing method and a semiconductor device manufacturing method capable of shortening the tact time in laser processing.

In order to solve the above-described problem, the laser processing method according to the present invention includes a modified region on a processing object along a scheduled cutting line by irradiating a laser beam with a focusing point inside the processing object. Including a step of modulating the laser light with a spatial light modulator, and moving the laser light with respect to the processing target while concentrating the modulated laser light on the processing target. In the process, the laser light is modulated by the spatial light modulator so that the modified region is formed by condensing the laser light at a plurality of positions separated along the direction in which the laser light is moved in the workpiece. Features.

According to this laser processing method, the modified region can be formed by condensing the laser light at a plurality of positions separated along the direction in which the laser light is moved in the workpiece. Therefore, the tact time can be shortened as compared with normal laser processing.

The plurality of positions are preferably equal to each other in the direction along the laser light irradiation direction. In this case, the moving speed of the laser light can be increased.

The plurality of positions are preferably different from each other in a direction along the irradiation direction of the laser beam. Thereby, for example, when a plurality of rows of modified regions are formed in a direction along the irradiation direction of the laser light for one planned cutting line, the number of times the laser light is moved along the planned cutting line (so-called folding number). Can be reduced.

At this time, it is preferable that the plurality of positions are located rearward in the direction in which the laser light is moved as the position closer to the laser light irradiation surface side of the workpiece. In this case, when the modified region is formed on the surface opposite to the laser light irradiation surface in a plurality of positions, the adverse effect of the modified region formed on the laser light irradiation surface side (for example, absorption or scattering of laser light, etc.) ) Can be suppressed, and the modified region can be formed with high accuracy.

In order to achieve the above-described effects, the laser beam incident on the reflective spatial light modulator is specifically displayed in the process by displaying a diffraction grating pattern on the liquid crystal layer of the reflective spatial light modulator. May be dispersed.

Moreover, the process of cut | disconnecting a process target object from a modified | denatured area | region may be included.

A method for manufacturing a semiconductor device according to the present invention is characterized in that a semiconductor device is manufactured using cutting by the laser processing method described above.

This method for manufacturing a semiconductor device also has the same effect as the above effect, that is, the effect that the tact time can be shortened.

According to the present invention, the tact time in laser processing can be shortened.

In addition, the same code | symbol is attached | subjected to the same or equivalent element in each figure, and the overlapping description is abbreviate | omitted. Further, the terms “upper” and “lower” are based on the state shown in the drawings for convenience.

In the laser processing apparatus according to the present embodiment, the modified region is formed on the processing target by irradiating the processing target with the laser beam while aligning the focusing point inside the processing target. First, the formation of the modified region by the laser processing apparatus of this embodiment will be described with reference to FIGS.

As shown in FIG. 1, a laser processing apparatus 100 includes a laser light source 101 that oscillates a laser beam L, a dichroic mirror 103 that is arranged so as to change the direction of the optical axis (optical path) of the laser beam L, and A condensing lens 105 for condensing the laser light L. Further, the laser processing apparatus 100 includes a support base 107 for supporting the workpiece 1 irradiated with the laser light L condensed by the condensing lens 105, and a stage 111 for moving the support base 107. And a laser light source control unit 102 for controlling the laser light source 101 to adjust the output of the laser light L, the pulse width, and the like, and a stage control unit 115 for controlling the movement of the stage 111.

In this laser processing apparatus 100, the laser light L emitted from the laser light source 101 has its optical axis changed by 90 ° by the dichroic mirror 103, and the inside of the processing object 1 placed on the support base 107. The light is condensed by the condensing lens 105. At the same time, the stage 111 is moved, and the workpiece 1 is moved relative to the laser beam L along the planned cutting line 5. As a result, a modified region along the planned cutting line 5 is formed on the workpiece 1.

As the processing object 1, a semiconductor material, a piezoelectric material, or the like is used. As shown in FIG. 2, a cutting scheduled line 5 for cutting the processing object 1 is set in the processing object 1. The planned cutting line 5 is a virtual line extending linearly. When forming a modified region inside the workpiece 1, as shown in FIG. 3, the laser beam L is projected along the planned cutting line 5 in a state where the focused point P is aligned with the inside of the workpiece 1. It moves relatively (that is, in the direction of arrow A in FIG. 2). Thereby, as shown in FIGS. 4 to 6, the modified region 7 is formed inside the workpiece 1 along the planned cutting line 5, and the modified region 7 formed along the planned cutting line 5 is formed. It becomes the cutting start area 8.

In addition, the condensing point P is a location where the laser light L is condensed. Further, the planned cutting line 5 is not limited to a straight line, but may be a curved line, or may be a line actually drawn on the surface 3 of the workpiece 1 without being limited to a virtual line. In addition, the modified region 7 may be formed continuously or intermittently. Further, the modified region 7 may be in the form of a line or a dot. In short, the modified region 7 only needs to be formed at least inside the workpiece 1. In addition, a crack may be formed starting from the modified region 7, and the crack and modified region 7 may be exposed on the outer surface (front surface, back surface, or outer peripheral surface) of the workpiece 1.

Incidentally, here, the laser beam L passes through the workpiece 1 and is particularly absorbed in the vicinity of the condensing point inside the workpiece 1, whereby a modified region 7 is formed in the workpiece 1. (Ie, internal absorption laser processing). Therefore, since the laser beam L is hardly absorbed by the surface 3 of the workpiece 1, the surface 3 of the workpiece 1 is not melted. In general, when a removed portion such as a hole or a groove is formed by being melted and removed from the front surface 3 (surface absorption laser processing), the processing region gradually proceeds from the front surface 3 side to the back surface side.

By the way, the modified region formed by the laser processing apparatus according to the present embodiment refers to a region where the density, refractive index, mechanical strength, and other physical characteristics are different from the surroundings. Examples of the modified region include a melt treatment region, a crack region, a dielectric breakdown region, a refractive index change region, and the like, and there is a region where these are mixed. Furthermore, as the modified region, there are a region where the density of the modified region in the material of the workpiece is changed compared to the density of the non-modified region, and a region where lattice defects are formed. Also known as the metastatic region).

In addition, the area where the density of the melt-processed area, the refractive index changing area, the modified area is changed compared to the density of the non-modified area, and the area where lattice defects are formed are In some cases, cracks (cracks, microcracks) are included in the interface with the non-modified region. The included crack may be formed over the entire surface of the modified region, or may be formed in only a part or a plurality of parts. Examples of the processing object 1 include those containing or consisting of silicon, glass, LiTaO 3 or sapphire (Al 2 O 3 ).

Next, an embodiment of the present invention will be described in detail.

First, a first embodiment of the present invention will be described. FIG. 7 is a plan view showing an object to be processed that is an object of the laser processing method of the present embodiment. As illustrated in FIG. 7, the workpiece 1 includes a silicon wafer 11 having a thickness of 300 μm and a diameter of 8 inches, and a functional element layer 16 including a plurality of functional elements 15 and formed on the surface 11 a of the silicon wafer 11. I have.

The functional element 15 is, for example, a semiconductor operation layer formed by crystal growth, a light receiving element such as a photodiode, a light emitting element such as a laser diode, or a circuit element formed as a circuit, and the orientation flat 6 of the silicon wafer 11. Are formed in a matrix form in a direction parallel to and perpendicular to. Such a workpiece 1 is cut along the scheduled cutting lines 5a and 5b set in a lattice shape so as to pass between adjacent functional elements, and becomes a chip having a chip size of 1 mm × 1 mm, for example.

FIG. 8 is a schematic configuration diagram illustrating a laser processing apparatus that performs the laser processing method according to the first embodiment of the present invention. As shown in FIG. 8, the laser processing apparatus 300 includes a laser light source 202, a reflective spatial light modulator 203, a 4f optical system 241 and a condensing optical system 204 in a housing 231.

The laser light source 202 emits laser light L, and for example, a fiber laser is used. The laser light source 202 here is fixed to the top plate 236 of the housing 231 with screws or the like so as to emit laser light in the horizontal direction.

The reflective spatial light modulator 203 modulates the laser light L emitted from the laser light source 202. For example, a reflective liquid crystal (LCOS) spatial light modulator (SLM: Spatial Light Modulator) is used. Is used. Here, the reflective spatial light modulator 203 reflects the laser light L incident from the horizontal direction obliquely upward with respect to the horizontal direction and moves the laser light L in the workpiece 1 (hereinafter referred to as “ The light is modulated so as to be collected at a plurality of positions separated along the movement direction D).

FIG. 9 is a partial cross-sectional view of the reflective spatial light modulator of the laser processing apparatus of FIG. As shown in FIG. 9, the reflective spatial light modulator 203 includes a silicon substrate 213, a drive circuit layer 914, a plurality of pixel electrodes 214, a reflective film 215 such as a dielectric multilayer mirror, an alignment film 999a, a liquid crystal layer 216, An alignment film 999b, a transparent conductive film 217, and a transparent substrate 218 such as a glass substrate are provided, and these are stacked in this order.

The transparent substrate 218 has a surface 218 a along the XY plane, and the surface 218 a constitutes the surface of the reflective spatial light modulator 203. The transparent substrate 218 mainly contains a light transmissive material such as glass, for example, and the laser light L having a predetermined wavelength incident from the surface 218 a of the reflective spatial light modulator 203 is converted into the interior of the reflective spatial light modulator 203. To penetrate. The transparent conductive film 217 is formed on the back surface 218b of the transparent substrate 218, and mainly includes a conductive material (for example, ITO) that transmits the laser light L.

The plurality of pixel electrodes 214 are two-dimensionally arranged according to the arrangement of the plurality of pixels, and are arranged on the silicon substrate 213 along the transparent conductive film 217. Each pixel electrode 214 is made of a metal material such as aluminum, for example, and the surface 214a is processed flat and smoothly. The plurality of pixel electrodes 214 are driven by an active matrix circuit provided in the drive circuit layer 914.

The active matrix circuit is provided between the plurality of pixel electrodes 214 and the silicon substrate 213, and controls the voltage applied to each pixel electrode 214 in accordance with the optical image to be output from the reflective spatial light modulator 203. . Such an active matrix circuit includes, for example, a first driver circuit that controls the applied voltage of each pixel column arranged in the X-axis direction (not shown) and a first driver circuit that controls the applied voltage of each pixel column arranged in the Y-axis direction. And a predetermined voltage is applied to the pixel electrode 214 of the pixel designated by both of the driver circuits by the control unit 250.

Note that the alignment films 999a and 999b are disposed on both end surfaces of the liquid crystal layer 216, and align liquid crystal molecule groups in a certain direction. The alignment films 999a and 999b are made of, for example, a polymer material such as polyimide, and the contact surface with the liquid crystal layer 216 is subjected to a rubbing process or the like.

The liquid crystal layer 216 is disposed between the plurality of pixel electrodes 214 and the transparent conductive film 217, and modulates the laser light L in accordance with the electric field formed by each pixel electrode 214 and the transparent conductive film 217. That is, when a voltage is applied to a certain pixel electrode 214 by the active matrix circuit, an electric field is formed between the transparent conductive film 217 and the pixel electrode 214.

This electric field is applied to each of the reflective film 215 and the liquid crystal layer 216 at a rate corresponding to the thickness of each. Then, the alignment direction of the liquid crystal molecules 216a changes according to the magnitude of the electric field applied to the liquid crystal layer 216. When the laser light L passes through the transparent substrate 218 and the transparent conductive film 217 and enters the liquid crystal layer 216, the laser light L is modulated by the liquid crystal molecules 216 a while passing through the liquid crystal layer 216 and reflected by the reflective film 215. Then, the light is again modulated by the liquid crystal layer 216 and taken out.

As a result, the wavefront of the laser light L incident on and transmitted through the modulation pattern is adjusted, and the phase of a component in a predetermined direction perpendicular to the traveling direction is shifted in each light beam constituting the laser light L. As a result, as shown in FIG. 10, the laser beam L is modulated so that the laser beam L is condensed at multiple points in the three-dimensional direction in the workpiece 1 by the focusing optical system 204. Will be. Specifically, the intensity, amplitude, and phase of the laser light L so that the laser light L is birefringed by the condensing optical system 204 and condensed at a plurality of positions separated in the moving direction D in the workpiece 1. The polarization and the like are adjusted.

Returning to FIG. 8, the 4f optical system 241 adjusts the wavefront shape of the laser light L modulated by the reflective spatial light modulator 203. The 4f optical system 241 includes a first lens 241a and a second lens 241b.

In the lenses 241a and 241b, the distance between the reflective spatial light modulator 203 and the first lens 241a is the focal length f1 of the first lens 241a, and the distance between the condensing optical system 204 and the lens 241b is the focal length f2 of the lens 241b. Thus, the reflective spatial light modulator 203 and the condensing optics are set so that the distance between the first lens 241a and the second lens 241b is f1 + f2 and the first lens 241a and the second lens 241b are both-side telecentric optical systems. It is arranged between the system 204. In the 4f optical system 241, it is possible to suppress the laser beam L modulated by the reflective spatial light modulator 203 from changing its wavefront shape due to spatial propagation and increasing aberration.

The condensing optical system 204 condenses the laser light L modulated by the 4f optical system 241 inside the workpiece 1. The condensing optical system 204 includes a plurality of lenses and is installed on the bottom plate 233 of the housing 231 via a drive unit 232 including a piezoelectric element and the like.

The laser processing apparatus 300 includes a surface observation unit 211 for observing the surface 3 of the workpiece 1 and an AF (AutoFocus) unit for finely adjusting the distance between the condensing optical system 204 and the workpiece 1. 212 in the housing 231.

The surface observation unit 211 includes an observation light source 211a that emits visible light VL1, and a detector 211b that receives and detects the reflected light VL2 of the visible light VL1 reflected by the surface 3 of the workpiece 1. ing. In the surface observation unit 211, the visible light VL1 emitted from the observation light source 211a is reflected and transmitted by the mirror 208 and the dichroic mirrors 209, 210, and 238, and is condensed toward the object to be processed by the condensing optical system 204. The Then, the reflected light VL2 reflected by the surface 3 of the workpiece 1 is collected by the condensing optical system 204, transmitted and reflected by the dichroic mirrors 238 and 210, and then transmitted through the dichroic mirror 209 to be detected. Light is received at 211b.

The AF unit 212 emits the AF laser beam LB1 and receives and detects the reflected light LB2 of the AF laser beam LB1 reflected by the surface 3 of the workpiece 1, thereby detecting the surface along the planned cutting line 5 3 displacement data is acquired. Then, when forming the modified region 7, the AF unit 212 drives the drive unit 232 based on the acquired displacement data, and moves the condensing optical system 204 along the waviness of the surface 3 of the workpiece 1. Reciprocate in the optical axis direction.

Furthermore, the laser processing apparatus 300 includes a control unit 250 including a CPU, a ROM, a RAM, and the like, for controlling the laser processing apparatus 300. The control unit 250 controls the laser light source 202 and adjusts the output, pulse width, and the like of the laser light L emitted from the laser light source 202. Further, when the control unit 250 forms the modified region 7, the condensing point P of the laser light L is located at a predetermined distance from the surface 3 of the workpiece 1 and the condensing point P of the laser light L is scheduled to be cut. The positions of the housing 231 and the stage 111 and the drive of the drive unit 232 are controlled so as to move relatively along the line 5.

Further, when forming the modified region 7, the control unit 250 applies a predetermined voltage to each electrode unit 214 in the reflective spatial light modulator 203 and causes the liquid crystal layer 216 to display a predetermined modulation pattern. As a result, the laser beam L is modulated as desired by the reflective spatial light modulator 203, and the laser beam L is simultaneously condensed at a plurality of arbitrary positions in the three-dimensional direction in the workpiece 1, along the moving direction D. A plurality of modified regions 7 are simultaneously formed at a plurality of distant positions (details will be described later).

The predetermined modulation pattern is derived in advance based on, for example, the position where the modified region 7 is to be formed, the wavelength of the laser beam L to be irradiated, the refractive index of the condensing optical system 204 and the workpiece 1, and the like. Are stored in the control unit 250.

When cutting the workpiece 1 using the laser processing apparatus 300 configured as described above, first, for example, an expand tape is attached to the back surface of the workpiece 1 and the workpiece 1 is placed on the stage 111. Put. Subsequently, the workpiece 1 and the laser beam L are relatively moved (scanned) along the scheduled cutting lines 5a and 5b while irradiating the workpiece 1 with the laser beam L using the surface 3 as the laser beam irradiation surface.

The laser light L emitted from the laser light source 202 travels in the horizontal direction in the housing 231, is then reflected downward by the mirror 205 a, and the light intensity is adjusted by the attenuator 207. Then, the laser light is reflected in the horizontal direction by the mirror 205 b, the intensity distribution is made uniform by the beam homogenizer 260, and is incident on the reflective spatial light modulator 203.

The laser light L incident on the reflective spatial light modulator 203 is transmitted through the modulation pattern displayed on the liquid crystal layer 216, modulated in accordance with the modulation pattern, and then emitted obliquely upward with respect to the horizontal direction. Then, after being reflected upward by the mirror 206a, the polarization direction is changed by the λ / 2 wavelength plate 228 so as to be along the line 5 to be cut, reflected by the mirror 206b in the horizontal direction, and incident on the 4f optical system 241. To do.

The wavefront shape of the laser light L incident on the 4f optical system 241 is adjusted so that the laser light L incident on the condensing optical system 204 becomes parallel light. Specifically, the laser light L is transmitted and converged through the first lens 241a, reflected downward by the mirror 219, diverged through the confocal O, and transmitted through the second lens 241b to become parallel light. Will converge again.

Thereafter, the laser light L sequentially passes through the dichroic mirrors 210 and 218 and enters the condensing optical system 204, and is condensed by the condensing optical system 204 inside the workpiece 1 placed on the stage 111. The As a result, a plurality of modified spots are formed along the planned cutting lines 5a and 5b, and the modified region 7 is formed by these modified spots (modified region forming step). Incidentally, the modified spot here means a modified portion formed by one pulse shot of pulse laser light (that is, one pulse laser irradiation: laser shot).

Then, by expanding the expanded tape, the workpiece 1 is cut along the planned cutting line 5 using the modified region 7 as a starting point of cutting, and a plurality of semiconductor chips (for example, memory, IC, light emitting element, light receiving element) Etc .: semiconductor devices) are separated from each other.

Here, in the present embodiment, as described above, the laser beam L is condensed by the reflective spatial light modulator 203 so that the laser beam L is condensed at a plurality of positions separated in the moving direction D in the workpiece 1. Is modulating.

Specifically, as shown in FIG. 11A, the laser beam L is irradiated and moved relatively along the moving direction D. At the same time, the laser beam L is simultaneously condensed at two locations in the workpiece 1 that are equal to each other in the direction along the irradiation direction of the laser beam L (that is, the thickness direction) and that are separated from each other along the moving direction D. . Thereby, the modified spots S1 and S1 are simultaneously formed at these two locations. In other words, the pair of modified spots S1 and S1 are simultaneously formed at a pair of positions in the workpiece 1 that are equal to each other in the thickness direction and shifted in the line direction of the line 5 to be cut.

Then, as shown in FIGS. 11B to 11D, the modified spots S2 and S2 which are relatively moved while being continuously irradiated with the laser light L and are equal to each other in the thickness direction and separated along the moving direction D are used. The modified spots S5 and S5 are formed on the workpiece 1 in order. As a result, modified spots S having the same interval in the direction along the planned cutting line 5 (hereinafter referred to as “pulse pitch”) are formed in the same plane in the workpiece 1.

Further, in the present embodiment, in order to suitably form two modified spots S, S that are equal to each other in the thickness direction and that are separated from each other along the moving direction D, the reflective spatial light modulator is formed simultaneously. By displaying the diffraction grating pattern 40 (phase diffraction lens, kinoform: see FIG. 12) as a modulation pattern on the liquid crystal layer 216 of 203, the laser beam L incident on the reflective spatial light modulator 203 is converted into a plurality of laser beams. The light is split into L and emitted.

12A is a diagram showing an example of the diffraction grating pattern in the laser processing shown in FIG. 11, and FIG. 12B is a graph showing the optical refractive index in the diffraction grating pattern of FIG. 12A. It is. In the diffraction grating pattern 41 in FIG. 12, a dark portion (dark portion) indicates a portion having a low optical refractive index, and a bright portion (thin portion) indicates a portion having a high optical refractive index (FIG. 15). , 17, 19, 21). Also, the horizontal axis of FIG. 12B indicates the position, and corresponds to the vertical direction of FIG. 12A (same in FIGS. 15, 17, and 19).

The diffraction grating pattern 41 is a saw blade type diffraction grating (so-called blazed diffraction grating). That is, as shown in FIG. 12A, the diffraction grating pattern 41 is a pattern in which a plurality of linear portions 41a are arranged in parallel. In each of the linear portions 41a of the diffraction grating pattern 41, one side in the juxtaposition direction (the left side in the drawing) is the darkest, gradually becomes brighter from one side to the other side (the right side in the drawing), and the other side is the brightest. . Therefore, as shown in FIG. 12B, the optical refractive index of the diffraction grating pattern 41 increases or decreases in a sawtooth shape from one side to the other side in the juxtaposition direction.

According to such a diffraction grating pattern 41, the laser beam L is spectrally dispersed so that the intensities of the zero-order laser beam L and the first-order laser beam L (or the −1st-order laser beam L) are increased. The light is condensed in two places that are equal to each other in the direction and separated along the moving direction D.

The zero-order laser beam L means a laser beam in a mode in which the laser beam L incident on the reflective spatial light modulator 203 is reflected as it is. Further, by adjusting the overall brightness of the diffraction grating pattern 41, the diffraction efficiency described later can be adjusted (hereinafter the same).

As described above, according to the present embodiment, the modified spots S and S can be simultaneously formed by simultaneously condensing the laser light L at two locations separated along the moving direction D in the workpiece 1. Therefore, compared with normal laser processing, the time required for laser processing, that is, the tact time can be shortened, and the running cost can be reduced.

Further, as described above, a plurality of positions where the modified spots S are formed are made equal to each other in the thickness direction. Therefore, the relative movement speed of the laser light L can be increased. Such an effect is particularly effective when, for example, an ultra-thin wafer in which only one row of the modified region 7 is formed is used as the workpiece 1.

Incidentally, in the present embodiment, the laser beam L is irradiated while being relatively moved along the scheduled cutting line 5a (so-called 1ch processing), and the laser beam L is irradiated while being relatively moved along the scheduled cutting line 5b (so-called, It is also possible to change the pulse pitch (processing pitch) of the modified spot S between the two-channel processing). For example, by changing the pulse pitch between 1 and 2 ch processing based on the crystal orientation of the workpiece 1, the ease of fragmentation due to the crystallinity of the workpiece 1 is preferably considered. . The same applies to the pulse pitch change between the 1 and 2 ch processing in the following embodiments.

Further, as described above, since the laser beam L is condensed at multiple points using the reflective spatial light modulator 203, the laser beam L can be easily modulated, and the processing margin is narrow. The processing object 1 can also be handled.

Next, a second embodiment of the present invention will be described. In the description of the present embodiment, differences from the first embodiment will be mainly described.

The present embodiment is different from the first embodiment in that a plurality of modified spots S are formed in the workpiece 1 so that the pulse pitch is different. Specifically, as shown in FIG. 13A, the laser beam L is irradiated and relatively moved along the movement direction D, and is equal to each other in the thickness direction and along the movement direction D in the workpiece 1. The laser beams L are simultaneously condensed at two locations apart from each other. Thereby, the modified spots S21 and S21 having a pulse pitch wider than the pulse pitches of S1 and S1 are simultaneously formed at these two locations.

Then, as shown in FIGS. 13B to 13D, the modified spots S22, S22, which are moved relative to each other while continuously irradiating the laser beam L, are equal to each other in the thickness direction, and are separated along the moving direction D. The reforming spots S25 and S25 are formed in order. As a result, a plurality of modified spots S having different pulse pitches are formed on the same surface in the workpiece 1, and a modified region 7 having a coarse formation density is formed.

Further, in the present embodiment, the diffraction grating pattern displayed on the liquid crystal layer 216 of the reflective spatial light modulator 203 is the above in that the width of each linear portion 41a (that is, the grating interval) is narrower than the diffraction grating pattern 41. This is different from the first embodiment. This is because the interval between the modified spots S and S that are simultaneously formed can be increased by narrowing the grating interval of the diffraction grating pattern, and the interval between the modified spots S and S that are simultaneously formed by increasing the grating interval. This is because the width can be reduced.

As described above, also in this embodiment, the same effect as the above effect, that is, the effect of shortening the tact time is achieved.

In the present embodiment, as described above, the plurality of modified spots S are formed so that the pulse pitches are different from each other. Thus, when the pulse pitch is enlarged / reduced, the formation density of the modified region 7 can be adjusted. Such an effect is particularly effective when adjusting the formation density of the modified region 7 so as not to cause processing defects such as voids.

Next, a third embodiment of the present invention will be described. In the description of the present embodiment, differences from the first embodiment will be mainly described.

The present embodiment is different from the first embodiment in that three modified spots S, S, S that are equal to each other in the thickness direction and separated along the moving direction D are simultaneously formed on the workpiece 1. . Specifically, as shown in FIG. 14A, the laser beam L is irradiated and relatively moved along the moving direction D, and is equal to each other in the thickness direction and along the moving direction D in the workpiece 1. At the same time, the laser beam L is condensed at three locations apart from each other. Thereby, reforming spots S51, S51, and S51 are simultaneously formed at these three locations.

Then, as shown in FIGS. 14B to 14C, the modified spots S52, S52, which are moved relative to each other while continuously irradiating the laser beam L, and are equal to each other in the thickness direction and separated along the moving direction D. S52 to reforming spots S55, S55, and S55 are sequentially formed. Thereby, the modified spots S having the same pulse pitch are formed in the same plane in the workpiece 1.

FIG. 15A is a diagram showing an example of the diffraction grating pattern in the laser processing shown in FIG. 14, and FIG. 15B is a graph showing the optical refractive index in the diffraction grating pattern of FIG. . As shown in FIG. 15, in the present embodiment, the diffraction grating pattern 42 is displayed on the liquid crystal layer 216.

The diffraction grating pattern 42 is a binary diffraction grating. That is, as shown in FIG. 15A, the diffraction grating pattern 42 is a pattern in which a plurality of linear portions 42a are arranged in parallel. The plurality of linear portions 42a are configured so that light and dark are alternately repeated in order from one side (left side in the figure) to the other side (right side in the figure) in the juxtaposition direction. Therefore, as shown in FIG. 15B, the optical refractive index of the diffraction grating pattern 42 increases or decreases in a rectangular wave shape (pulse wave shape) from one side to the other side in the juxtaposition direction.

According to such a diffraction grating pattern 42, the laser beams L are split so that the intensities of the zeroth-order laser beam L, the first-order laser beam L, and the −1st-order laser beam L are increased, and each other in the thickness direction. The light is condensed at three locations that are equal and separated along the moving direction D.

FIG. 16 is a diagram showing an intensity waveform of laser light. In the drawing, the upper diagram is a schematic sectional view of the laser beam L, and the lower diagram is a diagram showing the intensity waveform at the center position of the laser beam L. Here, as shown in FIG. 16, the intensity waveform of the laser beam L is the same (approximate) shape with respect to the refractive index waveform of the diffraction grating pattern 42 displayed on the liquid crystal layer 216 (see FIG. 15B). For example, the intensities of the three laser beams L that have been split are likely to be equal to each other. However, as shown in FIG. 16B, when the intensity waveform of the laser beam L is different from the displayed refractive index waveform of the diffraction grating pattern 42 (for example, the intensity waveform of the laser beam L has a quadratic curve shape). If the laser beam L is incident on the diffraction grating pattern 42, the intensity of the separated laser beams L may be different from each other.

In addition, when the diffraction grating pattern 42 is displayed, the intensities of the divided laser beams L are theoretically equal to each other, but may not actually be equal due to device characteristics. In particular, the case where the intensities of two points hitting the ends of the laser light L branched in three places are not equal is observed. When the optical refractive index is changed by the diffraction grating pattern 42, the intensity of the central point sandwiched between the two points is only adjusted with respect to the intensity of the two points corresponding to the ends, and the intensity difference between the two points is improved. It is difficult.

In this regard, in the present embodiment, the diffraction grating pattern 40 corresponding to the intensity waveform of the laser beam L is displayed on the liquid crystal layer 216, and the intensities of the three laser beams L thus dispersed are made equal to each other. Specifically, for example, the diffraction grating pattern 40 corresponding to the intensity waveform of the laser beam L is created using an iterative Fourier method, or the diffraction grating pattern 40 is corrected corresponding to the intensity waveform of the laser beam L, Is displayed on the liquid crystal layer 216 so that the intensities of the laser beams L are equal to each other.

That is, when the waveform of the laser beam L is rectangular as shown in FIG. 16A, the diffraction grating pattern 42 is displayed on the liquid crystal layer 216. On the other hand, when the waveform of the laser beam L is a quadratic curve as shown in FIG. 16B, a diffraction grating pattern 43 as shown in FIG. 17 is displayed on the liquid crystal layer 216. As shown in FIG. 17B, the diffraction grating pattern 43 is different from the diffraction grating pattern 42 in that the boundary between the adjacent linear portions 43a and 43a is blurred (graded). Therefore, as shown in FIG. 17B, the diffraction grating pattern 43 has a refractive index at which the corners at the rise and the peak are smooth with respect to the refractive index of the diffraction grating pattern.

As described above, also in this embodiment, the same effect as the above effect, that is, the effect of shortening the tact time is achieved.

In the present embodiment, as described above, the diffraction grating pattern 40 corresponding to the intensity waveform of the laser beam L is displayed on the liquid crystal layer 216, whereby the intensities of the three dispersed laser beams are equal to each other. It is possible to do. In addition, the point which makes the diffraction grating pattern 40 respond | correspond to the intensity waveform of the laser beam L in this way can be similarly implemented in the above and below embodiments. Note that this embodiment is particularly effective when there is a margin in the energy of the laser light L because the laser light L is split into three.

Next, a fourth embodiment of the present invention will be described. In the description of the present embodiment, differences from the first embodiment will be mainly described.

The present embodiment is different from the first embodiment in that four modified spots S, S, S, S that are equal to each other in the thickness direction and separated along the moving direction D are simultaneously formed on the workpiece 1. ing. Specifically, as shown in FIG. 18A, the laser beam L is irradiated and relatively moved along the movement direction D, and is equal to each other in the thickness direction and along the movement direction D in the workpiece 1. At the same time, the laser beams L are condensed at four locations apart from each other. Thereby, reforming spots S61, S61, S61, and S61 are simultaneously formed at these four locations.

Then, as shown in FIGS. 18B to 18C, the modified spots S62, S62, which are moved relative to each other while continuously irradiating the laser beam L, are equal to each other in the thickness direction, and are separated along the moving direction D. S62, S62 to modified spots S65, S65, S65, S65 are formed in order. Thereby, the modified spots S having the same pulse pitch are formed in the same plane in the workpiece 1.

FIG. 19A is a diagram showing an example of the diffraction grating pattern at the time of laser processing shown in FIG. 18, and FIG. 19B is a graph showing the optical refractive index in the diffraction grating pattern of FIG. 19A. It is. As shown in FIG. 19, in the present embodiment, a diffraction grating pattern 44 is displayed on the liquid crystal layer 216.

The diffraction grating pattern 44 is a SIN diffraction grating. That is, as shown in FIG. 19A, in the diffraction grating pattern 44, the light gradually becomes darker and gradually darker from one side (left side in the figure) to the other side (right side in the figure) in the juxtaposition direction. Is different from the diffraction grating pattern 41 in that it is alternately repeated. And it is the brightest (darkest) in the center part of the juxtaposition direction of each linear part 43a. Accordingly, as shown in FIG. 19B, the optical refractive index of the diffraction grating pattern 44 increases or decreases in a sine wave shape from one side to the other side in the juxtaposition direction.

According to such a diffraction grating pattern 42, the laser beams L are dispersed so that the intensity is relatively high up to the higher-order laser beam L, and they are equal to each other in the thickness direction and separated along the moving direction D. It will be condensed in the place.

As described above, also in this embodiment, the same effect as the above effect, that is, the effect of shortening the tact time is achieved.

Further, in the present embodiment, for example, the diffraction efficiency is adjusted as appropriate, and at least one energy of each of the dispersed laser beams L is made zero or cut so that they are equal to each other in the thickness direction and in the moving direction D. In some cases, the modified spots S may be formed at five or more points separated along the line. Note that this embodiment is particularly effective when the laser beam L has sufficient energy because the laser beam L is split into four or more beams.

Next, a fifth embodiment of the present invention will be described. In the description of the present embodiment, differences from the first embodiment will be mainly described.

This embodiment is different from the first embodiment in that the modified spots S and S are simultaneously formed by simultaneously condensing the laser light L at different positions in the thickness direction in the workpiece 1. Yes.

Specifically, as shown in FIG. 20A, the laser beam L is irradiated and relatively moved along the moving direction D, and different from each other in the thickness direction within the workpiece 1 and along the moving direction D. A pair of modified spots S31a and S31b are simultaneously formed by simultaneously condensing the laser beam L at two locations separated from each other.

Here, the laser beam L is simultaneously condensed so that the modified spot S31a on the front surface 3 side of the workpiece 1 is located behind the modified spot S31b on the rear surface 21 side in the movement direction. That is, the laser beam L is moved along the planned cutting line 5 so that the deep focus point of the workpiece 1 precedes the shallow focus point.

Then, as shown in FIGS. 20B to 20D, the modified spots S32a, S32b, which are moved relative to each other while continuously irradiating the laser beam L, are different from each other in the thickness direction and are separated along the moving direction D. The modified spots S35a and S35b are formed in order. As a result, two rows of modified regions 7 in the thickness direction of one planned cutting line 5 are formed in the workpiece 1 in one scan.

FIG. 21 is a diagram showing an example of a diffraction grating pattern in the laser processing shown in FIG. As shown in FIG. 21, in the present embodiment, the liquid crystal layer 216 is formed in order to simultaneously form two modified spots S, S that are different from each other in the thickness direction and that are separated in the moving direction D on the workpiece 1. A diffraction grating pattern 45 is displayed in FIG.

The diffraction grating pattern 45 is a zone plate type. The diffraction grating pattern 45 functions as if a plurality of concave lenses or convex lenses overlap each other, and has a center circle 45a and a plurality of annular portions 45b concentric with the center circle 45a. have. The central circular portion 45a and the annular portion 45b are configured such that light and dark are repeated alternately from the center toward the radially outer side. Further, the center circle 45a is displaced by a predetermined amount in a direction (right direction in the drawing) corresponding to the positional relationship between the reforming spots S and S. The interval between the annular portions 45b is gradually reduced toward the outer side in the radial direction.

According to such a diffraction grating pattern 45, the laser beam L is dispersed so that the intensity of the higher-order laser beam L becomes weaker and tilts forward in the moving direction as it goes to the back surface 21 side with respect to the thickness direction. 2 places separated in the direction (in other words, spaced apart in the thickness direction and separated in the moving direction D so that the condensing point on the front surface 3 side is located behind the condensing point on the back surface 21 side) It will be focused on.

As described above, also in this embodiment, the same effect as the above effect, that is, the effect of shortening the tact time is achieved.

Further, in the present embodiment, as described above, the laser beam L is simultaneously condensed at two locations which are different from each other in the thickness direction and separated along the moving direction D in the workpiece 1, thereby cutting one piece. Two rows of modified regions 7 are formed in the thickness direction of the planned line 5 in one scan. Therefore, it is possible to reduce the number of times the laser beam L is moved along one scheduled cutting line 5 (so-called folding number). For example, when forming the modified regions 7 in the thickness direction in eight rows in the workpiece 1, four scans are sufficient.

Further, in the present embodiment, as described above, when the pair of modified spots S, S are simultaneously formed, the modified spots S31a to S35a on the surface 3 side of the workpiece 1 are positioned rearward in the movement direction. The laser beam L is condensed simultaneously. Accordingly, the formation of the modified spots S31b to S35b at the position on the back surface 21 side is adversely affected by the modified spots S31a to S35a on the front surface 3 side (for example, absorption, scattering, and reduction of the light collection degree of the laser beam L). Therefore, the modified region 7 can be formed with high accuracy.

In the present embodiment, when the laser beam L is reciprocated along one scheduled cutting line 5, the modified spots S31a to S35a formed on the surface 3 side are located rearward in the moving direction, so the forward path and the return path The modulation pattern in the reflective spatial light modulator 203 is inverted (switched) between the two.

FIG. 22 is a diagram for explaining another example of the laser processing method shown in FIG. As shown in FIGS. 22A to 22D, in this embodiment, when a pair of modified spots S and S are simultaneously formed on the workpiece 1, the modified spots S41a to 45a on the front surface 3 side are formed on the back surface. The laser light L may be simultaneously condensed so as to be positioned forward in the movement direction with respect to the modified spots S41b to 45b on the 21st side. In this case, a different diffraction grating pattern is displayed on the liquid crystal layer 216 in that the center circle 45 a is shifted in the opposite direction to the diffraction grating pattern 45.

Incidentally, in this embodiment, the modified spots S are formed so that the pulse pitches are equal to each other. However, as in the second embodiment, the modified spots S may be formed so that the pulse pitches are different from each other.

Further, in the diffraction grating pattern 45, it is difficult to adversely affect the processing accuracy even if the center thereof is greatly shifted. Further, by narrowing or widening the grating interval of the diffraction grating pattern 45, the interval in the inclination direction of the modified spots S and S that are formed simultaneously is increased or narrowed. In this embodiment, the center circle 45a of the diffraction grating pattern 45 is shifted, but instead, the laser light L incident on the reflective spatial light modulator 203 is shifted in the crossing direction of the optical axis. In some cases.

Next, various settings when performing the laser processing will be described. First, laser processing similar to that of the third embodiment is performed (that is, three modified spots S, S, S that are equal to each other in the thickness direction and separated along the moving direction D are simultaneously formed on the workpiece 1). The focusing of the laser beam L will be described by taking the case as an example.

23 and 24 are schematic diagrams for explaining the focusing of the laser beam. In the drawing, the condensing optical system 204 is idealized. As shown in FIG. 23, the interval 71 between the condensing points to be condensed simultaneously is set by the focal length 72 and the incident angle θ of the laser light L. However, the incident angle θ has the following relationship.
Incident angle θ = Diffraction angle × Reduction magnification Reduction magnification = 4f Focal length of first lens 241a of optical system 241 / second lens 24
1b focal length diffraction angle = arcsin (wavelength [m] of laser beam L / diffraction grating of diffraction grating pattern 40
Interval [m])

In addition, when the laser beam L is condensed outside the workpiece 1 and when the laser beam L is condensed inside, the incident angles θ1 and θ2 are different although the focal lengths 73 and 74 are different. As a result, the converging point intervals 75 and 76 become equal to each other.

Further, as shown in FIG. 24, the interval 77 between the simultaneously formed modified spots S, S, S and the modified spots S, S, S simultaneously formed in the preceding stage (or the subsequent stage) is determined by the laser. It is set by the repetition frequency of the light L and the processing speed. Since the intervals 71 and 77 can be adjusted independently of each other, they can be set to desired intervals (either equal intervals or unequal intervals). Incidentally, since the value of the incident angle θ is extremely small, each of the dispersed laser beams L can be approximated as normal incidence.

Considering the characteristics of condensing the laser beam L, the following can be said with respect to the setting of laser processing. In other words, the setting of the shape of the diffraction grating pattern 40 affects all the intensity distributions of the respective laser beams L dispersed by the reflective spatial light modulator 203. The diffraction efficiency affects the intensity ratio between the zeroth-order laser beam L and the other laser beams L among the laser beams L that have been dispersed. The stage speed, the repetition frequency of the laser beam L, and the grating interval of the diffraction grating pattern 40 affect the processing speed and the pulse pitch (processing pitch).

Next, an example of the entire procedure of laser processing by the laser processing method described above will be described with reference to the flowcharts shown in FIGS. In the modified region forming step here, as an example, as in the first to fourth embodiments, a plurality of modified spots S that are equal to each other in the thickness direction and separated along the moving direction D are processed objects 1. Is formed. Further, the surface 3 of the workpiece 1 is a laser light irradiation surface.

When the workpiece 1 is thin and one row of modified regions 7 is formed in the thickness direction inside the workpiece 1, first, as shown in the flowchart of FIG. In addition to setting, the processing speed is set (S11). Here, there is a case where the pulse pitch is set to be equal intervals, or a case where the pulse pitch is set to be arbitrary irregular intervals.

(S13)。   Subsequently, the shape of the diffraction grating pattern 40 is set and the diffraction efficiency is set (S12). Here, the shapes and diffraction efficiencies are set such that the intensities of the divided laser beams L are equal to each other or have an arbitrary ratio. In addition, about said S11, S12, the surface observation unit 211 confirms whether each laser beam L condenses to a desired position, etc., and resets suitably. Subsequently, the stage 111 is relatively moved, and the position in the thickness direction of the condensing point of each laser beam L is matched with the processing position, and the modified region forming step is performed (S13).

(S22)。   On the other hand, when the workpiece 1 is thick and a plurality of rows of modified regions 7 are formed in the thickness direction inside the workpiece 1, first, as shown in the flowchart of FIG. The interval is set and the processing speed is set (S21). Subsequently, the shape of the diffraction grating pattern 40 is set and the diffraction efficiency is set (S22).

(S24)。   Subsequently, the stage 111 is relatively moved, and the position in the thickness direction of the condensing point of each laser beam L is matched with the processing position on the backmost side, and the modified region forming step is performed (S23). Then, similarly to S23, the modified region forming step is repeatedly performed in the order from the back surface 21 side to the front surface 3 side with respect to other processing positions (S24).

(S32)。   Alternatively, when a plurality of rows of modified regions 7 are formed in the thickness direction inside the workpiece 1, first, as shown in the flowchart of FIG. 27, the diffraction grating pattern 40 is first reflected in the reflective spatial light modulator 203. Is not displayed (S31). Then, the stage 111 is relatively moved, and the position in the thickness direction of the condensing point of each laser beam L is matched with the processing position on the back surface 21 side, and the modified region forming step is performed (S32).

(S35)。   Subsequently, the interval of the diffraction grating pattern 40 is set, the processing speed is set (S33), the shape of the diffraction grating pattern 40 is set, and the diffraction efficiency is set (S34). Then, similarly to the above S32, the modified region forming step is repeatedly performed in the order from the back surface 21 side to the front surface 3 side with respect to other processing positions (S35).

In the laser processing shown in FIG. 27, as described above, when the modified region forming step is performed at the processing position closest to the back surface 21, laser light that is not spectrally dispersed by the diffraction grating pattern 40 (that is, has high energy). L is condensed, and the modified spots 7 are formed one by one to form the modified region 7. Thereby, a crack can be suitably extended from the modification | reformation area | region 7 of the back surface 21 side. As a result, since the back surface 21 side becomes the cutting base point side, it is for cutting the workpiece 1 with high accuracy.

Although the surface 3 side is also the cutting base point side, when the laser beam L is condensed at the processing position on the surface 3 side, the laser beam L is less absorbed by the workpiece 1, so the laser beam L However, even if the diffraction grating pattern 40 is used for spectroscopy, the crack can be suitably extended from the formed modified region 7.

Incidentally, when a plurality of rows of modified regions are formed as shown in FIGS. 26 and 27, the diffraction efficiency and the pulse pitch may be set and processed for each modified region forming step.

The preferred embodiment of the present invention has been described above, but the present invention is not limited to the above embodiment.

For example, in the above-described embodiment, the laser beam L is simultaneously condensed at two locations separated along the moving direction D to simultaneously form the modified spot S (modified region 7). If so, the modified spots S may be simultaneously formed by simultaneously condensing the laser light L at three or more locations separated along the moving direction D. In this case, three or more modified spots including a pair of modified spots that are equal to each other in the thickness direction and a pair of modified spots that are different from each other are formed at the same time. In addition, the laser beam L may be simultaneously focused on the workpiece 1.

In the above-described embodiment, the beam homogenizer 260 is provided, and the laser light L whose intensity distribution is uniformed by the beam homogenizer 260 is incident on the reflective spatial light modulator 203. Instead, a beam expander is used. In addition, the laser beam L whose beam diameter is enlarged by the beam expander may be incident on the reflective spatial light modulator 203. Further, the laser light incident surface when forming the modified region 7 is not limited to the front surface 3 of the processing object 1, and may be the back surface 21 of the processing object 1.

The modified spots formed along the planned cutting line 5 are the closest (adjacent) modified spots, the modified spot S formed by the previous laser shot and the modified spot formed by the subsequent laser shot. S is more desirable because it can be formed by outputting the laser light L at a repetition frequency (oscillation frequency) that does not overlap with each other, so that the processing speed and processing accuracy can be improved.

Moreover, in the said embodiment, although LCOS-SLM was used as the reflection type spatial light modulator 203, you may use MEMS (MEMS) -SLM or DMD (deformable mirror device).

Furthermore, although the reflective spatial light modulator 203 is used in the above embodiment, a transmissive spatial light modulator may be used. Examples of the spatial light modulator include a liquid crystal cell type and an LCD type.

Further, although the reflective spatial light modulator 203 of the above embodiment includes the dielectric multilayer mirror, the reflection of the pixel electrode of the silicon substrate may be used.

In the above embodiment, the 4f optical system 241 is used. However, the 4f optical system 241 may be omitted when there is no problem in the change of the wavefront shape.

Further, a modified pattern 7 more suitable for cutting is formed by further providing the reflective spatial light modulator 203 with a modulation pattern that corrects the aberration of each laser beam L that is simultaneously focused at a plurality of positions. It becomes possible to do.

In addition, the energy of each of the plurality of laser beams L thus separated may be an arbitrary value, and further, at least one energy thereof may be zero or cut. In the case of cutting, for example, a transparent glass with a black dot is placed at the condensing point of the laser beam L to be cut.

The diffraction grating pattern 40 is not limited, and various patterns can be adopted as long as the laser beam can be condensed at a plurality of positions separated along the moving direction D.
