Description

The present invention relates to a structure of a light emitting element in which a light emitting diode (LED) that emits light using a semiconductor layer as a constituent material and a protective diode connected in parallel to the LED are configured in the same chip.

Semiconductor light emitting diodes (LEDs) are used for various purposes. For example, lighting equipment using this is expected to be replaced in the future because of low power consumption and low heat generation compared to conventional incandescent bulbs and fluorescent lamps. Here, the p-type semiconductor layer and the n-type semiconductor layer in the LED are usually formed by epitaxial growth, ion implantation, or the like. Therefore, the pn junction surface is formed in parallel with the surface of the semiconductor wafer, and the electrode connected to the p side and the electrode connected to the n side are distributed to the upper surface and the lower surface of this semiconductor layer. The light emitting element can emit light by passing a forward current of a pn junction between these electrodes.

On the other hand, when a high voltage in the reverse direction is momentarily applied to the semiconductor layer by ESD (ElectroStatic Discharge) or the like, the LED may be damaged. For this reason, a light emitting element having a configuration in which a light emitting diode (LED) 91 is connected in parallel with a protective diode 92 as shown in a circuit diagram of FIG. 8 is used. The protection diode 92 and the LED 91 are connected so that the forward directions are opposite to each other. During normal operation (light emission) of the LED 91, no current flows through the protection diode 92, and a high voltage in the reverse direction is applied to the LED 91. In such a case, the protection diode 92 becomes the forward direction and the LED 91 is bypassed so that a current flows.

Here, a nitride semiconductor such as GaN is used as a material of the semiconductor layer constituting the LED 91. Since the protective diode 92 can be made of the same material, the LED 91 and the protective diode 92 can be formed on the same wafer. Thereby, a highly reliable light-emitting element can be obtained at low cost.

Patent Document 1 describes a light-emitting element having such a structure. In this light emitting element, a semiconductor layer is formed on the same epitaxial substrate, and an LED 91 and a protection diode 92 are formed using this semiconductor layer. Further, the gap between them is separated by a groove dug down to the epitaxial substrate. In this case, the n-type layer on the LED 91 side and the n-type layer on the protection diode 92 side, and the p-type layer on the LED 91 side and the p-type layer on the protection diode 92 side are each originally composed of the same layer, but separated by a groove. Each region functions as a part of a different diode.

At this time, in order to connect the LED 91 and the protection diode 92 in the reverse direction, an anode electrode on the LED 91 side (electrode connected to the p-type layer) and a cathode electrode on the protection diode 92 side (electrode connected to the n-type layer) 8) by connecting the cathode electrode on the LED 91 side (electrode connected to the n-type layer) and the anode electrode on the protective diode 92 side (electrode connected to the p-type layer). . In this light emitting element, the anode on the LED 91 side and the cathode on the protective diode 92 side are connected by an electrode extending on the semiconductor layer, and the cathode on the LED 91 side and the anode on the protective diode 92 side intersect with this extended electrode. Connect with bonding wire.

When a device is mounted on a mounting board, a so-called flip-chip connection method is adopted in which the mounting substrate and the element are connected by solder or the like, and electrical connection between the element is also made by this solder connection. There are many. The same applies to the light emitting element. In this case, the light emitting element is often configured to emit light to the side opposite to the substrate.

When flip-chip connection is performed on the light-emitting element described in Patent Document 1, since the side on which the stretched electrode is provided is connected to the mounting substrate, this mounting is difficult when a bonding wire is used. It is also possible to perform flip chip mounting without using a bonding wire, but since the step is formed on the side where the stretched electrode is provided, the state of bonding of the light emitting element to the mounting substrate is good. It is difficult to do.

That is, it is difficult to obtain a light emitting element in which the LED and the protection diode are formed on the same substrate and have a configuration suitable for flip chip mounting.

Hereinafter, a light-emitting element according to an embodiment of the present invention will be described. In this light emitting device, a semiconductor layer epitaxially grown on a substrate is used. The semiconductor layer functions as a light emitting diode (LED) in the first region (light emitting diode region: LED region) of the light emitting element, and functions as a protective diode in the second region (protective diode region). The semiconductor layers in the first region and the second region are electrically separated by the separation groove, but the anode of the light emitting diode (light emitting diode anode electrode: LED anode electrode) and the cathode of the protection diode (protection diode cathode electrode). ), The cathode of the LED (LED cathode electrode) and the anode of the protection diode (protection diode anode electrode) are connected to form a light emitting device having resistance against ESD and the like. This light-emitting element can be mounted on the mounting substrate in any form, and has a configuration particularly suitable for flip-chip mounting.

また、この平面図におけるA−A方向、B−B方向、C−C方向、D−D方向の断面図がそれぞれ図2(a)〜(d)である。 FIG. 1 is a plan view of a light emitting device 10 according to an embodiment of the present invention as viewed from the upper surface side. 2A to 2D are sectional views in the AA direction, the BB direction, the CC direction, and the DD direction in the plan view, respectively. In FIG. 1, X is an LED region, Y is a protective diode region, and Z is a separation groove.

As shown in each of FIGS. 2A and 2B that are cross-sectional views, the semiconductor layer 20 that is used in common with the LED and the protection diode is formed on the substrate 11 via the buffer layer 12. The semiconductor layer 20 is a stacked layer composed of an n-type GaN layer (hereinafter abbreviated as n-type layer) 21, an MQW (Multi Quantum Well) layer 23, and a p-type GaN layer (hereinafter abbreviated as p-type layer) 22 from the lower side. It has a structure. The main light emitting layer in this configuration is the MQW layer 23. As the substrate 11, for example, an insulating material capable of heteroepitaxially growing GaN thereon can be used, such as sapphire. As the buffer layer 12, for example, an AlN buffer layer is used as a material that relaxes the lattice mismatch between sapphire and GaN. As shown in FIGS. 2A and 2B, the buffer layer 12 and the semiconductor layer 20 are removed in the separation groove Z. For this reason, the semiconductor layer 20 in the LED region X and the semiconductor layer 20 in the protection diode region Y are separated. A transparent electrode 30, an insulating layer 40, a p-side electrode 51, and an n-side electrode 52 are formed on the semiconductor layer 20. The p-side electrode 51 in the LED region X becomes a light emitting diode (LED) anode electrode 51a, and the n-side electrode 52 in the LED region X becomes a light emitting diode (LED) cathode electrode 52a. Similarly, the p-side electrode 51 in the protection diode region Y becomes the protection diode anode electrode 51b, and the n-side electrode 52 in the protection diode region Y becomes the protection diode cathode electrode 52b.

半導体層20中のn型層21、MQW層23、p型層22は、MBE(Molecular Beam Epitaxy)法、あるいはMOCVD(Metal Organic Chemical Vapor Deposition)法によって、緩衝層12を介して基板11上にエピタキシャル成長させることができる。 The n-type layer 21, the MQW layer 23, and the p-type layer 22 in the semiconductor layer 20 are formed on the substrate 11 via the buffer layer 12 by the MBE (Molecular Beam Epitaxy) method or the MOCVD (Metal Organic Chemical Vapor Deposition) method. It can be epitaxially grown. The n-type layer 21 is appropriately doped with an impurity serving as a donor, and the p-type layer 22 is appropriately doped with an impurity serving as an acceptor. The thickness of the n-type layer 21 can be set to, for example, 5.0 μm, and the thickness of the p-type layer 22 can be set to, for example, about 0.2 μm. In addition, the MQW layer 23 has a structure in which a plurality of InGaN and GaN thin films having a thickness of, for example, several nm to several tens of nm are stacked. It is formed.

The semiconductor layer 20 or the buffer layer 12 is processed into a shape whose cross section is shown in FIG. This processing can be performed, for example, by a method (etching method) in which dry etching is performed after forming a photoresist as a mask. In this case, the taper angle of the processed end can be appropriately set depending on the dry etching conditions.

The transparent electrode 30 can be in ohmic contact with the p-type layer 22 and is transparent to the light emitted from the semiconductor light emitting functional layer 20, for example, ITO (Indium-Tin-Oxide), ZnO (Zinc-Oxide), or the like. Consists of. In order to improve the ohmic property and adhesion between the p-type GaN layer 22 and the like, a thin titanium (Ti) layer or nickel (Ni) layer is inserted between them so that light is sufficiently transmitted. You can also. The patterning of the transparent electrode 30 is performed by the same etching method as in the case of the semiconductor layer 12, or after forming a mask such as a photoresist at a place other than a desired location, and then forming the transparent electrode material on the entire surface, and then masking the transparent electrode 30 later. Any method of removing the transparent electrode material other than the desired portion by removing (lift-off method) can be used. In addition, since the material which comprises the transparent electrode 30 requires high light transmittance, the electrical conductivity is lower than the material which comprises the p-side electrode 51 and the n-side electrode 52. For this reason, the electrical resistance of the transparent electrode 30 is generally higher than that of the p-side electrode 51 and the n-side electrode 52.

The insulating layer 40 has a sufficient insulating property and is made of a material that is transparent to light emitted from the light emitting element 10 (semiconductor layer 20), and is made of, for example, silicon oxide (SiO 2 ). For example, the step can be formed with good coverage even at the step portion shown in FIG. 2 by using a CVD (Chemical Vapor Deposition) method or the like. The patterning is performed by an etching method.

The p-side electrode 51 (light emitting diode (LED) anode electrode 51a, protective diode anode electrode 51b) is formed of a highly conductive metal such as gold (Au). The n-side electrode 52 (light emitting diode (LED) cathode electrode 52a, protective diode cathode electrode 52b) is made of a material that can make ohmic contact with the n-type GaN layer 21. The p-side electrode 51 and the n-side electrode 52 can be patterned in the same manner as the patterning of the transparent electrode 30. Further, the light emitted from the light emitting element 10 does not pass through the p-side electrode 51 and the n-side electrode 52. The p-side electrode 51 and the n-side electrode 52 are preferably equal in thickness.

As will be described later, in the light emitting element 10, light can be extracted from the lower side of the substrate 11 (FIGS. 2A, 2B, and 2C. In this case, the p-side electrode 51, The n-side electrode 52 also functions as a reflective layer that reflects light emitted upward to the lower side, and in this case, the material of the p-side electrode 51 and the n-side electrode 52 is made of a reflectance for this light. Although not shown in Fig. 1 or the like, a similar reflective layer is also formed between the p-side electrode 51 and the n-side electrode 52 in a form that is not electrically connected. It is preferable to form.

3A to 3F specifically show the forms of the n-type layer 21, the p-type layer 22, the transparent electrode 30, the insulating layer 40, the p-side electrode 51, and the n-side electrode 52 in the form of FIG. FIG.

Here, as shown in FIG. 3A, the n-type layer 21 is formed over the entire region other than the separation groove Z in the configuration of FIG. The same applies to the buffer layer 12. On the other hand, as shown in FIG. 2A, the substrate 11 is not removed even in the separation groove Z and remains on the entire surface. Therefore, the substrate 11 is a support substrate for the entire light emitting element 10. As shown in FIG. 2, when patterning the p-type layer 22 and the MQW layer 23, the n-type layer 21 is also slightly etched in the broken line region in FIG.

As shown in FIG. 3B, the p-type layer 22 on the n-type layer 21 includes the lower LEDn-side contact regions 71 in the LED region X and the upper protective diode n side in the protective diode region Y. The contact region 81 is removed. The same applies to the MQW layer 23. Thereby, the n-type layer 21 is exposed in these regions in the semiconductor layer 20.

As shown in FIG. 3C, the transparent electrode 30 has a large portion other than the lower LEDn-side contact region 71 in the LED region X and the upper portion other than the upper protective diode n-side contact region 81 in the protection diode region Y. Each part is formed. The transparent electrode 30 is in direct electrical contact with the p-type layer 22.

As shown in FIG. 3D, the insulating layer 40 is formed over the entire surface including the separation groove Z of the light emitting element 10. However, in the LED region X, the LEDp side contact openings 72 (plurality) on the upper side in the figure and the LEDn side contact openings 73 (plurality) on the lower side in the figure are removed respectively. Further, in the protection diode region Y, the protection diode n-side contact opening 82 in the drawing and the protection diode p-side contact opening 83 (plural) in the drawing are removed respectively. The p-type layer 22 is exposed in the LEDp-side contact opening 72 and the protective diode p-side contact opening 83. Since the p-type layer 22 and the MQW layer 23 are removed from the LED n-side contact opening 83 and the protection diode n-side contact opening 82, the n-type layer 21 is exposed.

As shown in FIG. 3E, the p-side electrode 51 is formed as an LED anode electrode 51a that covers all the LEDp-side contact openings 72 in the LED region X. In the protective diode region Y, the protective diode anode electrode 51b is formed to cover all the protective diode p-side contact openings 83. In the LED region X, the LED anode electrode 51a is formed on the upper side in the figure, and the protective diode anode electrode 51b is formed on the lower side in the figure.

As shown in FIG. 3F, the n-side electrode 52 is formed as an LED cathode electrode 52a that covers all the LEDn-side contact openings 73 in the LED region X. In the protection diode region Y, the protection diode cathode electrode 52b is formed to cover the protection diode n-side contact opening 82. The LED cathode electrode 52a is formed on the lower side in the drawing in the LED region X, and the protective diode cathode electrode 52b is formed on the upper side in the drawing.

With the above configuration, an LED (light emitting diode) is formed in the LED region X, and a protection diode is formed in the protection diode region Y. At this time, the LED anode electrode 51a and the protection diode cathode electrode 52b, and the LED cathode electrode 52a and the protection diode anode electrode 51b face each other with the separation groove Z interposed therebetween.

FIG. 2A is a cross section in the AA direction in FIG. 1 and shows a cross section from the protective diode n-side contact opening 82 to the separation groove Z. FIG. FIG. 2B is also a cross section in the B-B direction, showing a cross section from the protective diode p-side contact opening 83 to the separation groove Z. FIG. 2C is also a cross-section in the CC direction, showing a cross section near the LEDn-side contact opening 73. FIG. 2D is also a cross section in the DD direction, showing a cross section from the LEDp side contact opening 72 to the LEDn side contact opening 73.

As apparent from FIG. 2, when the p-side electrode 51 and the n-side electrode 52 have the same thickness, the LED anode electrode 51a, the LED cathode electrode 52a, and the protective diode in the LED region X are used in the above configuration. The heights of the protective diode anode electrode 51b and the protective diode cathode electrode 52b in the region Y are equal. That is, all the electrodes have substantially the same height.

When the light emitting element 10 is actually operated, it is necessary to form the circuit of FIG. 8, so that the LED anode electrode 51 a and the protective diode cathode electrode 52 b, and the LED cathode electrode 52 a and the protective diode anode electrode 51 b are connected. Each needs to be electrically connected. This connection is particularly easily performed using the connection electrodes 110 and 120, as shown in FIG. In this case, the light from the light emitting element 10 can be extracted from the region between the LED anode electrode 51a and the LED cathode electrode 52a in the LED region X to the upper side in FIGS. 2 (a), (b), and (c). When the buffer layer 12 and the substrate 11 are transparent, they can be taken out to the lower side of the entire LED region X in FIGS.

The connection electrodes 110 and 120 can be made of any material as long as it is a conductor that can be connected to each anode electrode and each cathode electrode. For example, this can be a bonding wire. At this time, since the height of each anode electrode and each cathode electrode is substantially the same, this connection is easy.

When flip chip mounting is performed, this connection can be performed by mounting the light emitting element 10 on the mounting substrate 200. FIG. 5 is a diagram showing a cross-sectional structure at this time. In this case, the connection electrodes 110 and 120 are formed by patterning on the mounting substrate 200. 5A is a cross section in the EE direction of FIG. 4 and shows a configuration near the connection electrode 110, and FIG. 5B is a cross section in the FF direction of FIG. The configuration is shown. In FIG. 5, the vertical direction is reversed with respect to the cross-sectional views of FIGS. 2 (a), (b), and (c). In this case, the connection between the connection electrodes 110 and 120 and the p-side electrode 51 and the n-side electrode 52 can be performed using solder or the like. By this bonding, mechanical connection between the light emitting element 10 and the mounting substrate 200 is also performed. At this time, since the heights of the p-side electrode 51 and the n-side electrode 52 are equal, the reliability of this mechanical connection can be increased. Further, in the semiconductor layer 20, there are steps in the LED n side contact region 71 and the protection diode n side contact region 81, but these step portions exist locally and at least the peripheral portion of the light emitting element 10. These step portions do not exist. Therefore, the light emitting element 10 can be firmly flip-chip connected to the mounting substrate 200. A mounting layer is formed by forming a metal layer that is not electrically connected to a region other than a portion where each anode electrode and each cathode electrode are located on the surface of the light emitting element 10 and fixing the metal layer on the mounting substrate 200 with solder. It is also possible to further strengthen the bonding to 200. In this case, the metal layer can be the reflective layer.

This configuration is particularly preferable when light is extracted downward in FIGS. 2 (a), 2 (b), and 2 (c). In this case, since there is no structure (such as a non-transparent electrode or bonding wire) that blocks this light on the upper side in FIG. 5, the in-plane emission intensity uniformity is high and a high emission intensity can be obtained. .

As described above, the electrical connection between the LED and the protection diode in the light emitting element 10 can be easily performed before mounting on the mounting substrate or at the time of flip chip connection to the mounting substrate. Alternatively, only one of the connection electrodes 110 and 120 can be formed before mounting, and the other can be formed on the mounting substrate 200 and connected.

That is, in the light emitting element 10, the connection between the LED and the protection diode can be very easily achieved. The light emitting element 10 can be mounted on the mounting board in any form, and is particularly suitable for flip chip mounting.

In particular, the configuration of the transparent electrode 30, each electrode, each contact opening, and the like in the LED region X greatly affects the in-plane uniformity of the emission intensity. Here, the location where the current is supplied to the p-type layer 22 is the LED p-side contact opening 72, and the location where the current is supplied to the n-type layer 21 is the LED n-side contact opening 73. If there is a portion where these intervals are short, current tends to concentrate on this portion, and nonuniformity of light emission and local heat generation occur. Therefore, a plurality of LEDp-side contact openings 72 are concentrated on the upper side in FIG. 1, and a plurality of LEDn-side contact openings 73 are concentrated on the lower side in FIG. The shapes of these openings are all rectangular in the above example. However, as long as good electrical connection can be made to the p-type layer 22 and the n-type layer 21, any shape such as a triangle, a hexagon, and the like can be used. can do. Further, the arrangement of these openings is also rectangular in the above example, but may be arbitrary such as a triangle or a hexagon.

In particular, when the distance between the LEDn-side contact openings (openings) 73 is narrowed, current concentration is likely to occur, and the light emission area is substantially reduced. For this reason, the interval between the LEDn-side contact openings 73 (openings) is preferably equal to or larger than the opening size, and it is particularly preferable to provide a plurality of these.

In addition, when the shape and area of the LED anode electrode 51a and the LED cathode electrode 52a in the LED region X are asymmetric, the current density on one side becomes high, which causes concentration of heat generation. For this reason, it is preferable to make these areas comparable. Moreover, in order to suppress concentration of heat generation, these areas are preferably 1/3 or more of the LED region X, respectively.

FIG. 6 is a plan view seen from the upper surface of the light emitting element 210 having a configuration in which the shapes of the transparent electrode 30 and the LEDp-side contact opening 72 are changed from those of the light emitting element 10 in order to improve the in-plane uniformity of light emission. Shown in Moreover, the top view of the transparent electrode 30 in this light emitting element 210 and the top view of the insulating layer 40 are shown to Fig.7 (a) (b), respectively. FIGS. 7A and 7B correspond to FIGS. 3C and 3D, respectively, and the configuration of the n-type layer 21, the p-type layer 22, the p-side electrode 51, and the n-side electrode 52 is the same as that of the light emitting element 10. It is the same. Further, the configuration in the protection diode region Y is the same as that of the light emitting element 10, and only the form in the LED region X is different.

In this light emitting element 210, as shown in FIG. 7A, the side where the p-side contact is made in the LED region X (the upper side in FIGS. 6 and 7) to the side where the n-side contact is taken ( In the transparent electrode 30, six elongated transparent electrode openings 31 are provided in parallel toward the LEDn side contact opening 73 on the lower side. Correspondingly, the single LEDp-side contact opening 72 on the upper side in FIGS. 6 and 7 is provided with an LEDp-side contact opening extending portion 721 extending downward.

In this case, since it is difficult for a current to be injected into the p-type layer 22 from the transparent electrode opening 31 in the transparent electrode 30, it is difficult for a current to flow through the p-type layer 22 immediately below the transparent electrode opening 31. For this reason, the direction of the current flowing between the LEDp-side contact opening 72 and the LEDn-side contact opening 73 is limited, and the current tends to flow mainly in the vertical direction of FIGS. In addition, it becomes easier for current to be injected into the p-type layer 22 from the tip of the LEDp-side contact opening extending portion 721. With such a configuration, the current distribution in the main light emitting region can be adjusted, the in-plane emission intensity distribution can be adjusted, and the emission intensity can be made uniform in the plane. The width, the number, and the like of the transparent electrode openings 31 can be appropriately set together with the size and number of the LEDn side contact openings 73. The same applies to the LEDp side contact opening extending portion 721.

Even in such a configuration, it is clear that the height of each electrode can be made equal in the LED region X and the protection diode region Y. For this reason, it is clear that the LED and the protective diode can be easily connected as in the light emitting element 10.

Thus, in the light emitting device according to the above embodiment, even when the in-plane current distribution in the LED is adjusted by adjusting the shape of the transparent electrode, the LED and the protective diode can be easily connected. Can do. This configuration is particularly effective when performing flip chip mounting.

In the above example, the same semiconductor layer 20 including the n-type layer 21, the MQW layer 23, and the p-type layer 22 is used in two regions (LED region X and protective diode region Y). By performing ion implantation or the like only in these regions, the characteristics of the semiconductor layer 20 can be varied in these regions. Thereby, better characteristics as a light emitting element can be obtained.

In the above configuration, an example in which the n-type GaN layer 21, the MQW layer 23 serving as the light emitting layer, and the p-type GaN layer 22 are formed on the substrate 11 via the buffer layer 12 as the semiconductor layer 20 is described. did. However, even when the MQW layer 23 is not used, it is obvious that the device operates as a light emitting diode (LED) using a simple pn junction. Alternatively, a light emitting layer having a structure other than the MQW layer having the above structure can be used. If the high-quality semiconductor layer 20 is obtained without using the buffer layer 12, the buffer layer 12 is unnecessary. Further, the semiconductor layer can be made of a material other than GaN. In this case, a semiconductor material can be set according to the emission wavelength. It is clear that the protection diode can be similarly constructed using this.

In the above example, the n-type layer is formed on the substrate 11 side of the semiconductor layer 20 and the p-type layer is formed thereon. However, it is clear that the same effect can be obtained even if these conductivity types are reversed. is there. In this case, the transparent electrode is connected to the upper layer in the semiconductor layer.

In the above example, the end of the semiconductor layer and the cross section of the separation groove are tapered and covered with an insulating layer. However, in these places, if the insulating property between the semiconductor layer and the connection electrode is maintained by the insulating layer, it is not necessary to have a tapered shape.

In the above example, the light emitting element has a rectangular shape. However, as long as the above configuration can be realized, the shape is arbitrary.
