Description
本実施の形態では、電界効果型トランジスタ、例えば薄膜トランジスタの構造について、図1を用いて説明する。
本実施の形態では、実施の形態1とは異なる構造の電界効果型トランジスタ、例えば薄膜トランジスタの構造について、図6を用いて説明する。
本実施の形態では、図1に示す薄膜トランジスタの作製工程について、図7を用いて説明する。
本実施の形態では、実施の形態3とは異なる酸化物半導体膜を有する電界効果型トランジスタ、例えば薄膜トランジスタについて、図7及び図8を用いて説明する。
本実施の形態では、図1に示す薄膜トランジスタの作製工程について、図7を用いて説明する。
本実施の形態では、上記実施の形態に示す電界効果型トランジスタ、例えば薄膜トランジスタを用いた表示装置の素子基板及び画素の構造について、図9及び図10を用いて説明する。
本実施の形態では、電界効果型トランジスタ、例えば薄膜トランジスタを作製し、該薄膜トランジスタを、画素部や周辺回路部(駆動回路など)に用いて表示機能を有する半導体装置(表示装置)を作製する場合について説明する。周辺回路部の一部または全部を、画素部と同じ基板上に一体形成することにより、システムオンパネルを形成することができる。
本実施の形態では、図12を参照して半導体装置の一例であるアクティブマトリクス型の電子ペーパーについて説明する。半導体装置に用いられる薄膜トランジスタ650は、先の実施の形態で示すトランジスタと同様に作製することができる。
本実施の形態では、半導体装置として発光表示装置の例を示す。表示装置の有する表示素子としては、ここではエレクトロルミネッセンスを利用する発光素子を用いて示す。エレクトロルミネッセンスを利用する発光素子は、発光材料が有機化合物であるか、無機化合物であるかによって区別され、一般的に、前者は有機EL素子、後者は無機EL素子と呼ばれている。
本実施の形態においては、上記実施の形態で説明した表示装置を具備する電子機器の例について説明する。

- 第1の電極と、
第2の電極と、
前記第1の電極と前記第2の電極との間の酸化物半導体膜と、
前記酸化物半導体膜を囲む環状の第3の電極と、
前記酸化物半導体膜と前記第3の電極との間のゲート絶縁膜と、を有し、
前記酸化物半導体膜は、前記酸化物半導体膜の側面にチャネル形成領域を有し、
前記酸化物半導体膜は、キャリア濃度が1×1012/cm3以下であり、
前記酸化物半導体膜は、二次イオン質量分析法で検出される水素濃度が5×10 19 /cm 3 以下であることを特徴とする電界効果型トランジスタ。 - 請求項1において、
前記第1の電極は、ソース電極及びドレイン電極の一方として機能し、
前記第2の電極は、ソース電極及びドレイン電極の他方として機能し、
前記第3の電極は、ゲート電極として機能することを特徴とする電界効果型トランジスタ。
