Claims (15)
- リソグラフィ装置であって、
放射ビームを調整する照明システムと、
前記放射ビームの断面にパターンを与えてパターン付けされた放射ビームを形成するパターニングデバイスを支持するサポートと、
基板を保持する基板テーブルと、
前記パターン付けされた放射ビームを前記基板のターゲット部分上に投影する投影システムと、
電子ビームを生成する電子ビームジェネレータと、前記電子ビームを前記リソグラフィ装置の光エレメント上に案内する電子ビームガイド装置と、を含むヒータ装置と、を含み、
前記光エレメントは、使用中に前記放射ビームが横切る、前記リソグラフィ装置の前記照明システムまたは前記投影システムの一部を形成し、
前記ヒータ装置は、前記電子ビームの偏向によって前記光エレメント上に熱分布を与えるように制御可能である、リソグラフィ装置。 - モニタデバイスは、前記ヒータ装置の一部であり、前記光エレメントの変形特性を監視するように構成され、前記ヒータ装置は、前記モニタデバイスの出力に基づいて、前記光エレメント上に与えられる前記熱分布を推定するヒータコントローラをさらに含む、請求項1に記載のリソグラフィ装置。
