以上説明したように、ボンディングヘッド50が降下中には、その降下速度が変化し、その際にボンディングヘッド50に上方向或いは下方向の加速度が掛かる。その際のボンディングヘッド50に取り付けられているシャフト12、ボンディングツール11、レバー40、カウンターウェイト48には加わる加速度によって上方向或いは下方向に向う慣性力が作用する。図8の時間t20から時間t21のようにボンディングヘッド50の降下速度vが増加している間は、ボンディングヘッド50には下向きの加速度が加わる。すると、ボンディングヘッド50に対してZ方向に移動可能となるように各平板リンク20,30によってボンディングヘッド50の各アーム52,53に取り付けられているシャフト12、エンドブロック13及びシャフト12の先端に取り付けられているボンディングツール11には、ボンディングヘッド50に掛かる加速度と大きさが同一で反対方向の加速度αがかかり、この加速度αにより、図3に示す様に、スライダ61に固定されたボンディングヘッド50に対して上向きの慣性力G1が掛かる(図3において白抜き矢印82で示す)。

本実施形態では、カウンターウェイト48によって、ボンディングヘッド50が降下する際の各回転モーメントM1,M2をバランスがとれるようにしているので、図9に破線で示すカウンターウェイト48が設けられていない場合に比べて、ボンディングツール11の先端が半導体チップ90の表面に接した後、半導体チップ90に加わる最大押圧荷重F1と最小押圧荷重F2との差をカウンターウェイト48が無い場合の最大押圧荷重F11と最小押圧荷重F12との差よりも小さくできると共に、最大押圧荷重F1の大きさを最大押圧荷重F11よりも小さく、最小押圧荷重F2をゼロ以上とすることができる。このため、図9に示す様に、押圧荷重の設定値F0をカウンターウェイト48が無い場合の設定値F10よりも小さくしてもボンディングツール11が半導体チップ90から浮き上がることがなく、半導体チップ90に過剰な押圧荷重をかけて半導体チップ90を破損させることがなくなる。これにより、より小さな押圧荷重を設定値とし、薄い或いは脆い半導体チップ90を損傷させずに適切にピックアップすることができる。

前記ボンディングヘッドと前記レバーの他端との間に取り付けられ、前記ボンディングツールを前記半導体チップに押し付ける押圧荷重を付与するスプリングと、を備え、
