前記真空槽内に活性状態の酸素原子が含まれる酸素含有ガスと、Zr(BHとを各別に供給するシャワープレートとを備え、
加熱された前記基板上でZrBO膜を形成するZrBO膜の形成装置であって、
前記シャワープレートは、前記真空槽に対して電気的に絶縁された導体であり、
前記基板ステージに内設されたステージ電極と、
前記シャワープレート及び前記ステージ電極の少なくとも一方である接続先に接続されて、該接続先に高周波電力を供給する高周波電源と、
前記真空槽内にハロゲン系ガスを供給するクリーニングガス供給部とを備え、
前記基板が前記真空槽内に収容されていない状態で、
前記クリーニングガス供給部は、前記真空槽内に前記ハロゲン系ガスを供給し、
前記高周波電源は、前記接続先に供給する前記高周波電力で前記ハロゲン系ガスをプラズマ化して前記真空槽内に付着したZr化合物を除去する
ことを特徴とするZrBO膜の形成装置。
