Description
The present invention relates to an electron microscope for measuring, inspecting, or observing a sample using an electron beam, and more particularly to a scanning electron microscope having a function of adjusting a beam axis.
走査型電子顕微鏡は、集束した電子ビームを試料上に走査し二次電子や反射電子を検出することによって試料表面を観察する装置であり、高解像度を有するためCD−SEM(Critical Dimension-Scanning Electron Microscope)やDR−SEM(Defect Review-Scanning Electron Microscope)等に代表されるような半導体測長・検査装置として広く用いられている。 In recent years, miniaturization and high integration of semiconductor devices are rapidly progressing, and length measurement / inspection technology is becoming more and more important. A scanning electron microscope is a device for observing the surface of a sample by scanning a focused electron beam on the sample and detecting secondary electrons and reflected electrons. Since it has high resolution, it has a CD-SEM (Critical Dimension-Scanning Electron). It is widely used as a semiconductor length measuring / inspecting apparatus represented by a Microscope) and a DR-SEM (Defect Review-Scanning Electron Microscope).
In such an apparatus, it is necessary to appropriately adjust apparatus conditions in order to observe a sample with high resolution. For example, if the electron beam trajectory is deviated from the center of the objective lens, aberration occurs and the image quality deteriorates. Therefore, it is necessary to adjust the optical axis before observation. Moreover, the difference between apparatuses; machine difference affects the resolution, and becomes a problem in improving the reproducibility between apparatuses. Conventional techniques for diagnosing and adjusting device conditions include the following methods.
According to the description of Patent Document 1, a specific position such as the edge of a knife edge or the center position of a cross mark is measured in a plurality of focus states, and the specific positions measured in the respective focus states are matched. A method for automatically adjusting the position of the objective lens aperture has been disclosed.
According to the description in
An object of the present invention is to provide a scanning electron microscope suitable for monitoring the state of an apparatus regardless of the presence of charging, sample inclination, etc. Based on this, a scanning electron microscope capable of performing appropriate alignment is provided.
In order to solve the above problems, a scanning electron microscope having a function of monitoring the apparatus condition based on the obtained information in a state where the electron beam does not reach the sample is proposed below. As a more specific example, the negative voltage is applied to the sample to reflect the electron beam without reaching the sample, and the above-mentioned obtained when a predetermined signal is supplied to the alignment deflector. Changes in the detection position of the reflected electrons are monitored. Assuming that the predetermined signal is in a state where the alignment is properly performed, the change in the detection position of the electrons reflects the axial deviation. In addition, since the electron beam does not reach the sample at this time, it is possible to monitor the axis deviation while suppressing charging caused by electron beam irradiation.
According to the above configuration, the apparatus condition can be monitored in a state where the electron beam does not reach the sample, and the apparatus condition can be set with high accuracy.
Hereinafter, a method for accurately diagnosing the apparatus condition from the sample state by using a non-contact reflected electron beam on the sample, and an apparatus for realizing it will be described.
First, the measurement principle is described. A scanning electron microscope composed of an electrode for converging an electron beam by accelerating and decelerating, a lens composed of a magnetic field, an alignment deflector for correcting the axis, an objective lens, a diaphragm, and a stage for holding a sample and applying a potential to the sample , The acceleration energy of electrons is Ee, the potential applied to the sample is Vr, and | −Vr | is set to a state larger than Ee.
When the electron beam is emitted toward the sample in this state, as shown in FIG. 2, incident electrons are reflected immediately above the sample without being incident on the sample (this state is a mirror state, the reflected electrons are mirror electrons, virtual The reflective surface is called the mirror surface). The reflected mirror electrons move in the opposite direction in the lens system. If a detector is arranged in the lens system, the arrival position (Xm, Ym, Zm) of the mirror electrons can be detected. Here, for example, when the mirror surface position fluctuation is changed by changing the Vr set value, it is possible to detect the deviation of the mirror electron arrival position according to the fluctuation amount.
The charged potential of the sample can be specified from this deviation amount. For example, if a plurality of data sets of Xm when Vr is changed is stored, a correlation function with Vr as the horizontal axis and Xm as the vertical axis can be created as shown in FIG. When the sample is charged at this time, the position of the mirror surface changes according to the amount of charge, and even if Vr is set to Vr1, the arrival position of the mirror electrons does not become Xm1 but becomes Xm2. The value of Vr estimated from Xm2 and the correlation function is Vr2. Since Vr2 reflects the position of the mirror surface, it indicates the potential of the charged sample surface. That is, the charge amount Δφ can be obtained from Vr2−Vr1. Here, instead of Xm, Ym, Zm or the like can be used for the correlation function.
In the following description, by applying the above method, each setting parameter (alignment deflector setting value, condenser lens setting value, deflection coil setting value, etc.) is used as a variable instead of Vr, and the correlation function acquired under the reference condition is used as a device. Provided is a device diagnosis method for obtaining a change in conditions (positional displacement of device components, electrodes / magnetic lens, axis correction amount, magnification, etc.). For example, the axial deviation of the beam from the objective lens can be obtained as follows.
The set value of the alignment deflector is Ia. As shown in FIG. 4, under the axially adjusted reference conditions (the state where the current Ia1 is supplied to the alignment deflector), the optical conditions of the optical element (for example, the voltage Vr applied to the sample, the current Iobj supplied to the objective lens (objective) When the lens is an electrostatic lens, the mirror electron arrival position (Xm, Ym, Zm) when the voltage Vobj) is changed is obtained, and a correlation curve between the optical condition and the arrival position is obtained.
Next, Ia is changed in order to obtain the correlation function under the apparatus conditions in which the beam is off-axis. A correlation function is obtained for each of a plurality of different Ia. In this state, when the current value of the alignment deflector is set to Ia1, which is a predetermined value at the time of diagnosis, the mirror electron detection position is Xm1 because it matches the correlation function in the reference condition when there is no axis deviation.
When there is an axis deviation, the detected position of the mirror electrons is Xm2, which coincides with another correlation function. At this time, the amount of axis deviation at the time of diagnosis can be estimated from the amount of axis deviation corresponding to the matching correlation function. Alternatively, when there is no matching correlation function, the amount of axis deviation can be estimated by interpolating two adjacent correlation functions, for example.
If a table showing the relationship between the beam axis deviation amount and the appropriate value of Ia is prepared in advance, Ia can be easily corrected from the estimated beam axis deviation amount. As a variable of the correlation function, Vb or Io can be used instead of Ia. Further, this method can be applied not only to the beam axis deviation amount but also to the specification of the beam axis deviation direction.
Hereinafter, the apparatus condition monitoring method using mirror electrons will be described in more detail with reference to the drawings.
FIG. 1 shows an example of an apparatus diagnosis method using mirror electrons and an electron microscope equipped with the method. The primary electron beam 1 is extracted by applying an extraction voltage between the
For example, when Ee is 2 keV, it is given larger than about -2000V. In this way, an equipotential surface (mirror surface 2) of −2000 V is formed at a position above the sample. Here, the primary electron beam is reflected and returned upward. This electron is called a
FIG. 5 is a schematic flow chart showing an example of a method for obtaining a beam deviation from the center of the objective lens at the time of diagnosis based on the deviation of the mirror electron trajectory. The alignment deflector set value is Ia, and the mirror electron detection position is (Xm, Ym, Zm). In 501, the apparatus is adjusted to the reference condition and set to the mirror state. The alignment deflector setting value at this time is Ia1. In
A second embodiment is shown below. Based on the deviation of the mirror electron trajectory, the positional deviation of the field emission cathode with respect to the stop at the time of diagnosis is obtained. Similarly to the above embodiment, the potential applied to the sample is set to be sufficiently larger than the electron acceleration energy Ee, and the position Xt of the
FIG. 6 is a schematic flowchart showing an example of a method for diagnosing the positional deviation of the electron source according to the third embodiment. The condenser lens set value is Ic, and the number of mirror electrons detected per unit time is Bm. Similar to the above schematic flow, the apparatus is adjusted to the reference condition in 601 and set to the mirror state. When Ic is changed at 602, the number of electrons passing through the aperture changes, so that a correlation function between Ic and Bm can be obtained from Bm data. In 603, the correlation curve of Ia and Bm is stored in the
FIG. 7 is a flowchart showing an example of a method for diagnosing a change in magnification using mirror electrons according to the fourth embodiment. Similar to the above embodiment, the potential applied to the sample in 701 is set to be sufficiently larger than the acceleration energy Ee of electrons, the deflection intensity ratio of the
The method of obtaining the change in the objective lens intensity at the time of diagnosis according to the fifth embodiment can be implemented by replacing the variable Id of the correlation function with the objective lens setting value Io in FIG.
The sixth embodiment will be described below. When the potential applied to the sample is set to be sufficiently larger than the electron acceleration energy Ee as in the above embodiment, the potential is extracted by applying the
When the mirror electrons are scanned by the
By using mirror electrons, it is possible to diagnose the inside of the column without contact with the sample, and by calculating an appropriate adjustment value from the diagnosis result, correction of changes in device conditions due to changes over time and differences in machine differences between devices are possible.
