しかし、絶縁層がlow−k膜の場合、ドライアッシングをあまり強くすると、low−k膜がダメージを受ける。そこで、低出力でアッシング処理する試みがなされているが、そうするとウェハ裏面のフロロカーボン膜を除去しきれない。これを放置すると、基材の搬送時等にパーティクルが発生し、歩留まり低下を招くおそれがある。

また、吸引ノズルは、処理済みの反応性ガスや反応副生成物の吸引により汚れやすく、メンテナンスを怠るとパーティクルの原因となるおそれがある。

図1に示すように、吸引ノズル22から排気路25が延び、排気ポンプ等の排気手段26に連なっている。吸引ノズル22は、管状をなしている。吸引ノズル22は、平面視で被処理位置Pを挟んでウェハ90の周方向(接線方向)に沿って吹出しノズル21と向き合うように配置されている。したがって、吸引ノズル22の吸引方向は、平面視でウェハ90の周方向(接線方向)にほぼ沿い、上記吹出しノズル21からの吹出し方向とほぼ一致している。図3に示すように、吹出しノズル22は、側面視でウェハ90の下側から被処理位置Pに向かうようにウェハ90に対し例えば45度程度傾けられている。

ノズル21,22の向きや互いの配置関係は適宜設定することができる。例えば、ノズル21,22を平面視でウェハ90の接線より僅かにウェハ90の内側又は外側から被処理位置Pを向くように傾けてもよい。吸引ノズル22をウェハ90の半径方向に沿ってウェハ90の外側から被処理位置Pに向けたり、ウェハ90より下側に上向きで配置したりしてもよい。

吸引ノズル22は、透光性の材料にて構成されている。透光性材料としては、ガラス、アクリル、透明な樹脂等を用いることができる。ガラスは、石英、ほうけい酸ガラス、アルカリソーダガラス等を用いることができる。透明樹脂は、透明なポリテトラフルオロエチレン(PTFE)、透明なテトラフルオロエチレン−パーフルオロアルキルビニルエーテル共重合体(PFA)、透明なポリカーボネート、透明な塩化ビニール等を用いることできる。
吹出しノズル21についても、吸引ノズル22と同様の透光性材料にて構成されている。

上記構成の基材外周処理装置1は、次のように使用される。
ステージ11にウェハ90をアライメントして設置し、ウェハ90のフロロカーボン膜93aを含む外周部をステージ11の径方向外側へ突出させる。そして、ステージ11を中心軸まわりに回転させるとともに、レーザ光源31からのレーザ光Lを、光ファイバ34に通して集光ユニット32から出射し、ウェハ90の裏面外周部又は外端面のフロロカーボン膜93aの被処理位置Pに集光させる。これにより、被処理位置Pのフロロカーボン膜93aが局所的かつ瞬間的に高温加熱される。併行して、オゾナイザー24からのオゾンを、反応性ガスノズル21からウェハ90の接線方向にほぼ沿って吹出し、上記局所加熱された被処理位置Pに当てる。これによって、被処理位置Pのフロロカーボン膜93aが、オゾンと反応して除去される。
レーザ光Lは、ウェハ90の下側かつ半径外側から斜めに照射されるので、ウェハ90の裏面の外周部の膜93aだけでなく外端面の膜93aをも輻射加熱して、除去することができる。
図2の白抜き矢印A1に示すように、集光ユニット32の焦点を調節して集光スポット径を変えたり、同図の白抜き矢印A2又はA3に示すように、集光ユニット32のステージ径方向に沿う位置や角度を調節して集光スポット位置をフロロカーボン膜93aの幅方向に変移させたりすることにより、フロロカーボン膜93aの全体を除去することができる。

吸引ノズル22が透光性材料にて構成されているので、レーザ光Lの光路の妨げになることなく被処理位置Pに出来るだけ近づけて配置できる。したがって、反応副生成物を含む処理済みガスを確実に吸引排気できる。さらには、吹出しノズル21についても、透光性材料にて構成されているのでレーザ光Lの光路の妨げになることなく被処理位置に出来るだけ近づけて配置できる。したがって、オゾンを未拡散、高濃度、高活性のうちに被処理位置に確実に当てることができる。一方、レーザ光Lを被処理位置Pに確実に照射して輻射加熱でき、処理効率を確保することができる。
また、レーザ光Lの散乱が起きても、吹出しノズル21や吸引ノズル22に吸熱されるのを防止でき、ノズル21,22の高温化を防止して実用に耐えるようにすることができる。
さらに、吸引ノズル22の内壁等が反応生成物を含む処理済みガスの吸引によって汚れても、外部から容易に確認することができる。吹出しノズル21についても内部の汚れを外部から容易に確認できる。これによって、メンテナンスの要否判断を容易化することができる。ひいては、適切なメンテナンスを行なうことによって、ノズル22,21の汚れがパーティクルの原因となるのを防止することができる。

基材は、ウェハに限られず、例えば液晶テレビやプラズマテレビ等のフラットパネルディスプレイ用の基板であってもよい。

前記基材と接して前記基材を支持する面を有し、前記支持した状態で前記基材の外周部を前記面と直交する方向から見て前記面の外端縁よりも外側に突出させる支持部と、
熱光線を、前記支持部に支持された基材の前記外周部の在るべき被処理位置に局所的に照射する輻射加熱器と、
先端部が前記被処理位置に向かって前記被処理位置の近傍に配置され、前記不要物と加熱下で反応して反応副生成物を生成する反応性ガスを、前記被処理位置に局所的に吹付ける吹出しノズルと、
