ここで、各ガス供給用ノズルパイプ61は樹脂部材から構成されており、より具体的には、ポリテトラフルオロエチレン(PTFE)、ポリクロロトリフルオロエチレン(PCTFE)、ポリエーテルエーテルケトン(PEEK)、ポリフッ化ビニリデン(PVDF)、ポリ塩化ビニル(PVC)、およびポリプロピレン(PP)からなる群から選択された少なくとも1つのものから構成されている。このため、洗浄槽12内に貯留される洗浄液(例えば、薬液)によりガス供給用ノズルパイプ61が腐食、損傷等させられることが抑制されるようになり、このためガス供給用ノズルパイプ61を比較的長期間使用することができるようになる。

また、各ガス供給用ノズルパイプ61の表面は親水化処理されている。具体的には、各ガス供給用ノズルパイプ61の表面は、薬品処理を行うことにより親水化処理されたものとなっている。しかしながら、親水化処理方法としては、上述のような薬品処理に限定されることはなく、例えば親水性ポリマー等をガス供給用ノズルパイプ61の表面にコーティングするコーティング処理方法等、他の方法を用いることもできる。ここで、各ガス供給用ノズルパイプ61の表面は、洗浄液中におけるガス供給用ノズルパイプ61の表面に対する気泡の接触角が90°以上となるよう、親水化処理されることが好ましい。なお、洗浄液中におけるガス供給用ノズルパイプ61の表面に対する気泡の接触角とは、図3に示すように、洗浄液中にガス供給用ノズルパイプ61が浸された状態で気泡がこのガス供給用ノズルパイプ61の表面に付着したときの、図3における角度aのことをいう。

ここで、ガス供給用ノズルパイプ61によって洗浄液に生成される気泡について図2を用いて説明する。図2(a)は、本実施の形態における、表面が親水化処理されたガス供給用ノズルパイプ61によって洗浄液に生成された気泡を示す図である。一方、図2(b)は、表面が疎水性であるような比較用の従来のガス供給用ノズルパイプ61aによって洗浄液に生成された気泡を示す図である。このように、表面が疎水性であるような従来のガス供給用ノズルパイプ61aと比較して、表面が親水化処理されたガス供給用ノズルパイプ61によって洗浄液に生成された気泡は、よりきめ細かなものとなる。本実施の形態においては、このようなきめ細かな気泡が洗浄液に生成されることにより、洗浄液に対するガスの溶解速度を大きくすることができる。このように、ガス供給機構60からガスを洗浄槽12内の洗浄液に供給することにより、洗浄液に対するガスの溶存濃度を飽和濃度とする。

次に、ガス供給機構60から洗浄槽12内の洗浄液へのガスの供給を停止し、この洗浄槽12内にウエハWを浸漬させる。そして、超音波発生機構30により洗浄槽12内の洗浄液に超音波を照射させる。このことにより、ウエハWに対して超音波洗浄(メガソニック処理)が行われるので、ウエハWに付着したパーティクル等の不純物を除去することができる。なお、洗浄槽12内の洗浄液に超音波が照射されると、洗浄液中に溶存していたガスが気泡となり、洗浄液面に浮上する。その結果、洗浄槽12内の洗浄液に対するガスの溶存濃度が低下する。

図4は、超音波発生機構30により超音波が洗浄液に照射された際における、洗浄液に対するガスの溶存濃度の経時変化を示すグラフである。図4の時刻Aにおいて洗浄液に対する超音波の照射が開始され、時刻Bにおいて洗浄液に対する超音波の照射が終了するようになっている。図4のグラフに示すように、洗浄液に対して超音波が照射される前は洗浄液に対するガスの溶存濃度は飽和濃度であったが、洗浄液に対して超音波が照射されることにより洗浄液に対するガスの溶存濃度が減少する。

洗浄液に対する超音波の照射が終了した後、再びガス供給機構60により洗浄槽12内の洗浄液へガスを供給する。このことにより、洗浄液に対するガスの溶存濃度が徐々に増加し、最終的にはガスの溶存濃度は飽和濃度まで回復する。ここで、図4のグラフにおける実線は、本実施の形態における、表面が親水化処理されたガス供給用ノズルパイプ61によって洗浄液にきめ細かな気泡を生成した場合(図2(a)参照)における、ガスの溶存濃度の経時的変化を示している。一方、図4のグラフにおける二点鎖線は、表面が疎水性であるような従来のガス供給用ノズルパイプ61aによって洗浄液に比較的大きな気泡を生成した場合(図2(b)参照)における、ガスの溶存濃度の経時的変化を示している。

図4のグラフに示すように、表面が親水化処理されたガス供給用ノズルパイプ61を使用することにより、洗浄液にきめ細かな気泡が生成されることになるので、洗浄液に対するガスの溶解速度を大きくすることができ、その結果、ガスの溶存濃度を短時間で飽和濃度まで回復させることができる。すなわち、表面が疎水性であるような従来のガス供給用ノズルパイプ61aによって洗浄液に比較的大きな気泡を生成した場合には、洗浄液に対するガスの溶存濃度が飽和濃度まで回復する時刻は図4のDとなるが、表面が親水化処理されたガス供給用ノズルパイプ61によって洗浄液にきめ細かな気泡を生成した場合には、洗浄液に対するガスの溶存濃度が飽和濃度まで回復する時刻は図4のCとなり、ガスの溶存濃度がより短時間で飽和濃度まで回復することとなる。
