Description

The present invention provides a substrate processing apparatus for drying a substrate after performing processing such as cleaning and etching with a processing liquid on a substrate such as a semiconductor wafer or a glass substrate for a liquid crystal display device (hereinafter simply referred to as a substrate). About.

Conventionally, as this type of apparatus, a processing tank for storing a processing liquid, a chamber surrounding the processing tank, a lifter that supports a substrate and can be raised and lowered between a processing position and a drying position, and an exhaust pipe that is connected to the chamber. And an open / close valve disposed in the exhaust pipe, a vacuum pump disposed in the exhaust pipe and exhausting the gas in the chamber, and a control unit that performs overall control of each part (for example, Patent Documents) 1 and 2).

In the substrate processing apparatus configured as described above, the processing liquid is stored in the processing tank, the lifter is positioned at the processing position, and the processing with the processing liquid (for example, pure water cleaning) is performed on the substrate. Then, the on-off valve is opened and the vacuum pump is operated to reduce the pressure in the chamber, and the solvent vapor, for example, isopropyl alcohol (IPA) vapor is supplied into the chamber. When the predetermined degree of pressure reduction is reached, the on-off valve is closed and the vacuum pump is stopped to bring the chamber into a solvent atmosphere. Then, the lifter is raised to the dry position, the solvent vapor is attached to the substrate, and the droplets attached to the substrate are replaced with the solvent. Thereafter, in order to evaporate the solvent adhering to the substrate together with the droplets, the vacuum pump is restarted and the open / close valve is opened to further reduce the pressure in the chamber.
JP 2007-12859 A JP 2007-12860 A

However, the conventional example having such a configuration has the following problems.
In other words, when restarting the vacuum pump, the conventional apparatus opens the on-off valve after the vacuum pump can evacuate at a reduced pressure lower than the reduced pressure because the chamber is already depressurized. It is necessary to let Therefore, when the on-off valve is opened, the inside of the chamber is suddenly depressurized, the particles concentrate on the side where the decompression means is, and the particles adhere to the substrate exposed in the chamber, Process adverse effects may occur.

The present invention has been made in view of such circumstances, and a substrate processing apparatus that can prevent a process from being adversely affected on a substrate by properly using a decompression method depending on the situation. The purpose is to provide.

In order to achieve such an object, the present invention has the following configuration.
That is, the invention described in claim 1 is a substrate processing apparatus that dries a substrate processed with a processing liquid with a solvent vapor, a processing tank for storing the processing liquid, a chamber surrounding the processing tank, and a substrate. And a substrate support mechanism that can be moved up and down over a processing position in the processing tank and a drying position above the processing tank, an exhaust pipe that is connected to the chamber, and an inside of the chamber through the exhaust pipe. In the first process in which the substrate support mechanism is moved to the processing position, the exhaust mechanism is operated in an exhaust mechanism that exhausts gas, an exhaust mechanism that is disposed in the exhaust pipe, and that can adjust the exhaust flow rate. than was by fast evacuation toward the first target pressure, the second processing in the state of being moved to the drying position the substrate support mechanism from the processing position, the first target pressure by operating the exhaust mechanism And it is characterized in that it comprises a have control means for the slow exhaust toward the second target pressure, the.

[Operation / Effect] According to the first aspect of the present invention, in the first process in which the substrate support mechanism is moved to the processing position, the control means operates the exhaust mechanism to perform the first operation by the exhaust means . In the second process in which the substrate support mechanism is moved to the dry position with high-speed evacuation toward the target pressure , the exhaust mechanism is operated to exhaust the evacuation unit toward the second target pressure lower than the first target pressure. Exhaust at low speed. In the first treatment, since the substrate is immersed in the treatment liquid in the treatment tank, even if the pressure is reduced in a short time, the substrate is unlikely to be adversely affected by the process. On the other hand, in the second process, since the substrate is pulled up from the processing liquid and exposed in the chamber, the substrate may be adversely affected by the process due to rapid decompression. Therefore, in the second process, by gradually reducing the pressure by low-speed exhaust, it is possible to suppress the rapid pressure reduction and prevent the substrate from being adversely affected in the process.

In the present invention, the exhaust mechanism includes a plurality of control valves arranged in parallel, and the control means opens all the control valves in the first process, and sequentially controls each control valve in the second process. (Claim 2). When all the control valves are opened, high-speed exhaust is possible, and when each control valve is opened sequentially, low-speed exhaust is possible. By simply controlling whether a plurality of control valves are opened simultaneously or sequentially, it is possible to selectively use high-pressure exhaust and low-pressure exhaust pressure reducing methods.

In the present invention, the plurality of control valves are air-driven valves whose opening degree can be adjusted by supplying and discharging air, and the control means sequentially opens the control valves in the second process. In this case, it is preferable to gradually increase the opening degree of each control valve. Rather than simply switching each air control valve from closed to open, gradually reducing the degree of decompression by gradually increasing the degree of opening does not reduce the degree of decompression in a staircase pattern, but smoothly reduces pressure while each staircase is tilted. can do. Therefore, adverse effects due to pressure fluctuations can be further suppressed.

In the present invention, the exhaust mechanism includes one air drive valve whose opening degree can be adjusted by supplying and discharging air, and the control means maximizes the opening degree of the air drive valve during the first processing. In the second process, it is preferable to gradually increase the opening of the air drive valve. Since the pressure fluctuation can be smoothed by gradually increasing the opening degree of one air drive valve, the adverse effect due to the pressure fluctuation can be further suppressed.

In the present invention, a solvent vapor supply means for supplying a solvent vapor into the chamber and an inert gas supply means for supplying an inert gas into the chamber are provided, and the first treatment is performed with a treatment liquid. After the process is performed on the substrate, the solvent vapor is supplied from the solvent vapor supply means into the chamber, and the second process is performed after the first process and then the inert gas supply means. It is preferable that the solvent vapor condensed on the substrate is evaporated while an inert gas is supplied from the substrate. From the solvent vapor supply means to the first process of supplying the solvent vapor into the chamber, since the substrate is at the processing position immersed in the processing liquid, high-speed evacuation may be performed, and then the inert gas is supplied from the inert gas supply means. In the second process of evaporating the solvent vapor while being supplied, since the substrate is exposed in the chamber, the exhaust is performed at a low speed.

In the present invention, it is preferable that the control means evacuates at a high speed and then stops the exhaust mechanism so as to reduce the pressure to the first target pressure until the second processing (Claim 6).

According to the substrate processing apparatus of the present invention, the control means operates the exhaust mechanism in the first process in a state where the substrate support mechanism is moved to the processing position in the processing tank, and the first target is operated by the exhaust means . In the second process in which the substrate support mechanism is moved to the drying position while being exhausted at a high speed toward the pressure , the exhaust mechanism is operated and the exhaust means moves toward a second target pressure lower than the first target pressure. Exhaust. In the first treatment, since the substrate is immersed in the treatment liquid in the treatment tank, even if the pressure is reduced in a short time, the substrate is unlikely to be adversely affected by the process. On the other hand, in the second process, since the substrate is pulled up from the processing liquid and exposed in the chamber, the concentration of particles in the chamber due to rapid pressure reduction is suppressed by gradually reducing the pressure by low-speed exhaust. As a result, it is possible to prevent the adhesion of particles to the substrate and prevent the substrate from being adversely affected in the process.

An embodiment of the present invention will be described below with reference to the drawings.
FIG. 1 is a diagram illustrating a schematic configuration of a substrate processing apparatus according to an embodiment.

The substrate processing apparatus according to this embodiment includes a processing tank 1 for storing a processing liquid. The processing tank 1 is configured to store a processing liquid and accommodate a plurality of substrates W in an upright posture. At the bottom of the processing tank 1, two ejection pipes 7 having a long axis along the direction (paper surface direction) in which a plurality of substrates W are aligned are provided for supplying a processing liquid. Yes. One end side of a supply pipe 9 is connected to each ejection pipe 7, and the other end side of the supply pipe 9 is connected to a processing liquid supply source 15, and the flow rate thereof is controlled by a processing liquid valve 17 including a control valve. Is done. The processing liquid supply source 15 supplies chemical liquid such as hydrofluoric acid, a mixed liquid of sulfuric acid and hydrogen peroxide water, pure water, or the like as a processing liquid to the supply pipe 9.

The processing tank 1 is surrounded by a chamber 27. The chamber 27 includes an upper cover 29 that can be opened and closed. The lifter 31 that holds the plurality of substrates W in a standing posture includes a “standby position” that is above the chamber 27, a “processing position” that is inside the processing tank 1, and an interior of the chamber 27 that is above the processing tank 1 and inside the chamber 27. It is configured to be movable across the “drying position”.

The lifter 31 corresponds to the substrate support mechanism in the present invention.

A pair of solvent nozzles 33 and a pair of inert gas nozzles 34 are disposed below the upper cover 29 and on the upper inner wall of the chamber 27. One end side of a supply pipe 35 is connected to the solvent nozzle 33 in communication. The other end side is connected in communication with the steam generation tank 37. In the supply pipe 35, a steam valve 38 including a control valve for adjusting the flow rate of the solvent vapor and an in-line heater 40 for heating the solvent vapor are disposed in this order from the upstream side. The supply pipe 35 has a larger diameter (about 9.52 mm) than the supply pipe of the conventional device, and the flow resistance of the solvent vapor in the supply pipe 35 is reduced to reduce the solvent vapor to the solvent nozzle 33. Supply is performed smoothly. Since the supply pipe 35 includes the in-line heater 40 for heating the solvent vapor, it is possible to reduce the condensation of the generated solvent vapor in the supply pipe 35 and to prevent the solvent concentration from being lowered.

なお、溶剤としては、IPAの他に、例えば、HFE(ハイドロフルオロエーテル)がある。   The steam generation tank 37 controls the temperature of the internal space, which is a steam generation space, to a predetermined temperature, or generates a solvent vapor by heating. A solvent supply source 43 for supplying a solvent is communicated with the internal space of the steam generation tank 37. In this example, isopropyl alcohol (IPA) is used as a solvent. In addition to IPA, examples of the solvent include HFE (hydrofluoroether).

One end of a supply pipe 45 is connected to the inert gas nozzle 34 in communication. The other end of the supply pipe 45 is connected in communication with an inert gas supply source 47 that supplies an inert gas. The inert gas, for example, nitrogen gas (N 2). The supply amount of the inert gas is adjusted by an inert gas valve 49 provided in the supply pipe 45. An inline heater 50 is attached to the downstream side of the inert gas valve 49. The in-line heater 50 heats the inert gas from the inert gas supply source 47 to a predetermined temperature.

A discharge port 57 is disposed at the bottom of the processing tank 1. A QDR valve 59 is attached to the discharge port 57. When the processing liquid in the processing tank 1 is discharged from the QDR valve 59, the processing liquid is once discharged to the bottom of the chamber 27. A discharge pipe 63 is attached to the bottom of the chamber 27, and a drain valve 65 is attached here.

An exhaust pipe 67 is disposed at one part of the chamber 27. A vacuum pump 69 corresponding to the exhaust means in the present invention is attached to the end of the exhaust pipe 67. An exhaust mechanism 71 described later is attached to the exhaust pipe 67. The chamber 27 is provided with a breathing valve 73 that is a control valve for eliminating the decompressed state, and a pressure gauge 75 for detecting the internal pressure.

The processing liquid valve 17, the upper cover 29, the lifter 31, the steam generation tank 37, the steam valve 38, the in-line heater 40, the inert gas valve 49, the in-line heater 50, the QDR valve 59, the drain valve 65, the vacuum pump 69, The operations of the exhaust mechanism 71 and the like are comprehensively controlled by a control unit 77 corresponding to the control means in the present invention. The control unit 77 controls each unit and operates the exhaust mechanism 71 in accordance with the processing as described in detail below.

The exhaust mechanism 71 includes three air drive valves 79 arranged in parallel. Since each air drive valve 79 has the same configuration, the following description will be made taking one air drive valve 79 as an example. The air drive valve 79 corresponds to the control valve in the present invention.

The air-driven valve 79 includes a valve box 83 in which a flow path 81 having an inlet and an outlet for processing liquid is formed. In the vicinity of the central portion of the flow path 27, the valve seat 85 substantially matches the outer shape of the valve element 87 that directly controls the flow of the processing liquid flowing through the flow path 81 by contacting or separating from the portion. Is formed. One end of a valve rod 89 is connected to the valve body 87. Further, the valve box 83 is provided with a holding portion 91 that holds the valve rod 89 toward the valve seat 85 so as to advance and retract. A cylinder 93 is formed in the holding portion 91, and a piston 95 linked to the other end of the valve rod 89 is slidably provided therein. The piston 95 is urged by a compression coil spring 97 so that the valve element 87 abuts against the valve seat 85 in a normal state.

In addition, the holding portion 91 includes a first through hole 99 and a second through hole 101 at positions where the piston 95 is sandwiched. Air supply from the air supply source is controlled by the electromagnetic valve 103 in the first through hole 99. The second through hole 101 is open to the atmosphere. The electromagnetic valve 103 is controlled by the control unit 77. For example, when the electromagnetic valve 103 is operated, the piston 95 is moved to the second through hole 101 side in the cylinder 93 according to the air supply amount, and the valve body 87 is moved from the valve seat 85 according to the movement amount. Separate. On the other hand, when the operation of the electromagnetic valve 103 is stopped, the piston 95 returns to the urging direction of the compression coil spring 97, and the valve body 87 contacts the valve seat 85. Therefore, by adjusting the operation amount of the electromagnetic valve 103, the flow rate of the gas flowing through the air driven valve 79 is adjusted at once from zero to the maximum or maximum to zero, or is linearly adjusted from zero to the maximum or maximum to zero. You can do it.

The control unit 77 operates the exhaust mechanism 71 having the above-described configuration according to processing as follows. Reference is now made to FIGS. FIG. 3 is a schematic diagram showing opening degree adjustment and pressure change of the exhaust mechanism during high-speed exhaust, and FIG. 4 is a schematic diagram showing opening degree adjustment and pressure change of the exhaust mechanism during low-speed exhaust. is there.

First, at the time of the first treatment, high-speed exhaust is performed in which all the air drive valves 79 are simultaneously opened while the vacuum pump 69 is operated at the maximum capacity. Specifically, as shown in FIG. 3, the electromagnetic valve 103 of all the air drive valves 79 is opened at the time t1, and the state is maintained. Then, the pressure in the chamber 27 rapidly decreases from the atmospheric pressure toward the first target pressure.

Next, at the time of the second processing, the low-speed exhaust is performed in such a manner that all the air drive valves 79 are opened one by one at a predetermined interval in a state where the vacuum pump 69 is operated at the maximum capacity. Then, the pressure in the chamber 27 gradually decreases stepwise from the first target pressure toward the second target pressure.

However, the time T1 during which the pressure decreases from the atmospheric pressure to the first target pressure during the first process is shorter than the time T2 when the pressure decreases from the first target pressure to the second target pressure. For example, time T1 is about 1 minute, while time T2 is about 3 minutes.

In the first processing, for example, the lifter 31 is in the processing position and the substrate W is immersed in the processing liquid in the processing tank 1 and processing is performed. Thereafter, isopropyl alcohol vapor is supplied from the solvent nozzle 33 to the chamber 27. Until it is supplied inside. In this state, since the substrate W is immersed in the processing liquid, even if the pressure is reduced rapidly, it is difficult to adversely affect the substrate W in the process. In the second process, for example, after the first process, the lifter 31 is moved to the drying position to replace the isopropyl alcohol in the substrate W, and an inert gas is supplied from the inert gas nozzle 34. In this process, isopropyl alcohol condensed on the substrate W is evaporated. This is because, in the second process, the substrate W is exposed from the processing liquid, and thus sudden reduction in pressure may adversely affect the substrate W in the process.

Next, the operation of the above-described substrate processing apparatus will be described with reference to FIG. FIG. 5 is a flowchart showing the operation of the substrate processing apparatus.

Steps S1-S3
With the upper cover 29 opened, the lifter 31 supporting the substrate W is lowered from the standby position to the drying position, and the upper cover 29 is closed. Then, the processing liquid valve 17 is opened, and the processing liquid containing the chemical liquid is supplied to the processing tank 1. Next, the lifter 31 is lowered to the processing position, and the substrate W is immersed in the processing liquid. After maintaining this for a predetermined time, only pure water is supplied from the processing liquid supply source 15 to the processing tank 1 as a processing liquid. The processing liquid overflowing from the processing tank is stored at the bottom of the chamber 27 and is discharged out of the chamber 27 through the discharge pipe 63. This washing process is performed for a predetermined time, and the substrate W is cleaned.

Step S4
After the water washing process is finished, the processing liquid valve 17 is closed to stop the supply of pure water as the processing liquid, and the QDR valve 59 is opened to rapidly drain the pure water in the processing tank 1. Thereafter, the inert gas valve 49 is opened, an inert gas is supplied from the inert gas nozzle 43 into the chamber 27, and oxygen in the chamber 27 is purged.

Steps S5 and S6
After the oxygen concentration in the chamber 27 is reduced, the inert gas valve 49 and the drain valve 65 are closed and the vacuum pump 69 is operated. Then, in the state where the maximum exhaust is possible, the exhaust mechanism 71 is operated as shown in FIG. 3 to start reducing the pressure in the chamber 27 from the atmospheric pressure toward the first target pressure. It is confirmed by the pressure gauge 75 whether or not the first target pressure has been reached. At this time, the exhaust mechanism 71 is operated by the control unit 77 so as to achieve the high-speed exhaust described above. By performing high-speed exhaust, a reduced pressure environment can be created quickly, and throughput can be improved.

Steps S7 and S8
The exhaust mechanism 71 is stopped, the chamber 27 is brought into a reduced pressure state at the first target pressure, and the lifter 31 is raised to the dry position. Further, the in-line heater 40 is heated, and the steam valve 38 is opened to supply isopropyl alcohol vapor from the solvent nozzle 33 into the chamber 27 at a predetermined flow rate. As a result, the inside of the chamber 27 is made an isopropyl alcohol vapor atmosphere, and the pure water adhering to the substrate W is replaced by isopropyl alcohol.

Steps S9 and S10
In a state where the vacuum pump 69 is operated and maximum exhaust is possible, the exhaust mechanism 71 is operated as shown in FIG. 4 to reduce the pressure in the chamber 27 from the first target pressure to the second target pressure. Let it begin. At this time, the exhaust mechanism 71 is operated by the control unit 77 so as to achieve the low-speed exhaust described above. At this time, the inert gas valve 49 is adjusted to supply the inert gas heated through the in-line heater 50 from the inert gas nozzle 34 at a predetermined flow rate.

Steps S11 and S12
The inert gas valve 49 and the vacuum pump 69 are stopped, and the breathing valve 73 is opened to return the chamber 27 to atmospheric pressure. Then, the upper cover 29 is opened and the lifter 31 is raised to the standby position.

As described above, in the first processing in the state where the lifter 31 is moved to the processing position, the control unit 77 operates the exhaust mechanism 71 to exhaust the high speed by the vacuum pump 69 and moves the lifter 31 to the drying position. In the second process, the exhaust mechanism 71 is operated and the vacuum pump 69 exhausts at a low speed. In the first treatment, the substrate W is immersed in the treatment liquid in the treatment tank 1, and therefore the substrate W is not easily affected by the process even if the pressure is reduced in a short time. On the other hand, in the second process, since the substrate W is pulled up from the processing solution and exposed in the chamber 27, the substrate W may be adversely affected by the process due to rapid pressure reduction. Therefore, in the second process, by gradually reduced by a slow exhaust, it is possible to prevent the covers processes to adverse effect on the inhibition to board W rapid decompression.

Further, as described above, two types of decompression methods are properly used and high-speed exhaust is performed when rapid decompression is required, so that the throughput is not improved.

The present invention is not limited to the above embodiment, and can be modified as follows.

(1) In the above-described embodiment, low speed exhaust is performed in which all the air drive valves 79 are opened one by one at predetermined intervals in order, but low speed exhaust may be as shown in FIG. FIG. 6 is a schematic diagram illustrating the opening degree adjustment and pressure change of the exhaust mechanism during low-speed exhaust according to a modification.
That is, the opening degree of each air drive valve 79 is not fully opened instantaneously from fully closed, but is gradually increased from fully closed to fully open. By doing so, the pressure change can be moderated, and the adverse effect on the exposed substrate W can be further reduced.

(2) In the above-described embodiment, the exhaust mechanism 71 is configured by the three air-driven valves 79, but may be two air-driven valves 79. Further, when the opening degree of each air drive valve 79 is operated from fully closed to fully open, an electromagnetic on-off valve that can be in a state of only fully closed or fully open is employed instead of the air driven valve 79 described above. May be.

(3) In the above-described embodiment, the exhaust mechanism 71 is constituted by the three air driven valves 79, but may be constituted by one air driven valve 79 as shown in FIG. FIG. 7 is a longitudinal sectional view showing a modification of the exhaust mechanism.
In other words, the air drive valve 79 alone in FIG. However, it is preferable that the cross-sectional area of the flow path 81 is large so that the maximum flow rate is approximately the same as that of the case where the three air-driven valves 79 are configured. Further, as shown in FIG. 8, the control unit 69 operates the air drive valve 79 so as to be fully closed to fully opened during high speed exhaust, and as shown in FIG. The air drive valve 79 is operated so as to gradually open from the closed state. Note that the relationship between the time T1 to be depressurized and the time T2 is the same as in the above-described embodiment.

(4) In the embodiment described above, the processing tank 1 has a single tank configuration, but it may have a configuration including an inner tank and an outer tank for recovering the processing liquid overflowing from the inner tank.
