この発明は、セラミック基板用組成物およびセラミック回路部品に関するもので、特に、1000℃以下の低温で焼結させることが可能なセラミック基板用組成物、およびそれを用いて構成される多層集積回路部品、厚膜ハイブリッド回路部品などのセラミック回路部品に関するものである。

【従来の技術】
現在、セラミック基板の主流はアルミナ基板である。しかし、アルミナ基板を得るためには、約1600℃という高温で焼成しなければならないため、アルミナ基板をもってたとえば多層回路部品を構成する場合には、内部の導体において高融点の金属を用いなければならない。ところが、高融点金属は、一般に、高抵抗であるため、高周波化および高速化の進む多層回路部品のための導体としてはふさわしくない。

そこで、Au、Ag、Ag−Pd、Ag−Pt、Cuなどの低抵抗の金属を内部導体として使用することを可能にする、焼成温度が1000℃以下のガラスセラミック基板が注目され、種々開発されている。

たとえば、特公平3−53269号公報では、重量基準で50〜64%のガラス粉末と50〜35%のAl2 O3 粉末とを混合して、800〜1000℃で焼結し得る低温焼結セラミック基板が記載されている。

【発明が解決しようとする課題】
しかしながら、上述のようなガラス仕込み量が50%以上の基板の場合、焼成後の基板中の結晶質割合が低くなり、基板の機械的特性に対する信頼性が低い、という問題がある。

そこで、この発明の目的は、上述したような問題を解決し得る、セラミック基板用組成物およびそれを用いて構成されるセラミック回路部品を提供しようとすることである。

より具体的には、この発明によれば、Au、Ag、Ag−Pd、Ag−Pt、Cuなどの低抵抗の金属を内部導体として用いることを可能にする、焼成温度が1000℃以下の電子回路用セラミック基板のための組成物が提供され、この組成物を焼成して得られたセラミック基板によれば、350MPaを超える抗折強度を実現することが可能になる。

【課題を解決するための手段】
上述した技術的課題を解決するため、この発明に係るセラミック基板用組成物は、重量比率で、ガラス粉末を35〜39%、およびセラミック粉末を61〜65%それぞれ含有し、ガラス粉末を構成するガラスが、28〜64重量%のSiO2、および36〜50重量%のRO(ただし、Rは、Mg、Ca、SrおよびBaから選ばれた少なくとも1種)を含み、さらに、B2O3を含む場合には30重量%以下の含有量をもって含み、Al2O3を含む場合には30重量%以下の含有量をもって含む組成を有し、かつ、ガラス粉末を構成するガラスが、Li 2 O、K 2 OおよびNa 2 Oから選ばれた少なくとも1種のアルカリ金属の酸化物、またはTiO 2 、ZrO 2 、Cr 2 O 3 、CaF 2 およびCuOから選ばれた少なくとも1種の化合物を含有する場合には、上記SiO 2 、B 2 O 3 、Al 2 O 3 およびROの合計量100重量部に対して5重量部以下の含有量をもって含有し、セラミック粉末の平均粒径が1μm未満であることを特徴としている。

上述のように、この発明に係るセラミック基板用組成物においては、前述した従来技術の場合に比べて、セラミックの割合を多くしながら、セラミック粉末の粒径を小さくすることによって、当該組成物を焼結させて得られたセラミック基板の機械的強度を高めようとするものである。

一般に、ガラスおよびセラミックからなる複合材料における焼結の駆動力は、ガラスの軟化および粘性流動によってもたらされる。そのため、セラミックの割合を増やし、ガラスの割合を減らすと、セラミック粒子のまわりのガラスが不足し、焼結性および機械的強度が低下する。

この発明では、セラミックの割合を増やすばかりでなく、セラミック粉末の平均粒径を1μm未満とすることによって、ガラスおよびセラミックからなる複合材料の成形密度を高め、焼結性の低下を防止することができる。そして、焼結後の相対密度が同程度であれば、セラミックの割合が多いほど、機械的強度は高められることになる。

【発明の実施の形態】
この発明は、ガラス粉末とセラミック粉末とを含有する、低温焼成可能なセラミック基板用組成物において、重量比率で、ガラス粉末を35〜39%、およびセラミック粉末を61〜65%それぞれ含有している。このような含有比率に限定したのは次の理由による。

ガラス粉末が35%より少なく、セラミック粉末が65%より多いと、ガラスがセラミック粒子を十分に覆うことができず、緻密な焼結体が得られない。逆に、ガラス粉末が39%より多く、セラミック粉末が61%より少ないと、得られた焼結体は緻密であっても、ガラスが支配的となるため、機械的強度が350MPa以下で、セラミック基板としての機械的特性の信頼性が不十分である。

また、この発明において、ガラス粉末を構成するガラスは、28〜64重量%のSiO2 、および36〜50重量%のRO(ただし、Rは、Mg、Ca、SrおよびBaから選ばれた少なくとも1種)を含み、さらに、B 2 O 3 を含む場合には30重量%以下の含有量をもって含み、Al 2 O 3 を含む場合には30重量%以下の含有量をもって含む組成を有している。このようなガラスの組成を限定したのは次の理由による。

SiO2 は、ガラスの骨格をなすものである。SiO2 の含有量が28重量%より少ないと、ガラスの軟化点が低くなりすぎ、得られたセラミック基板の耐熱性が悪くなる。他方、64重量%より多くなると、ガラスの軟化点が高くなりすぎ、セラミック基板を得るために1000℃以下の温度での焼成が適用できず、その結果、Au、Ag、Cu等を導電体回路を構成するための導電成分として使用できなくなる。

B2O3は、セラミック基板を得るための焼成温度を低下させる効果を有する任意の成分であるが、その含有量が30重量%より多くなると、耐水性および耐薬品性が悪くなり、また、高温、多湿の環境下では、セラミック基板の変質が生じる可能性があり、さらに、ガラスの軟化点が低くなりすぎ、得られたセラミック基板の耐熱性を悪くしてしまう。

Al2O3は、ガラス構造を安定化させ、得られたセラミック基板の耐熱性を向上させる効果を有する任意の成分であるが、その含有量が30重量%を超えると、ガラスの軟化・流動性が悪くなり、セラミック基板を1000℃以下で焼結させることができず、ガラスの結晶化も阻害されて、高機械的強度かつ低損失といった特性を実現できなくなる。

ROは、ガラスの軟化・流動性を促進させる効果を有するものであるが、その含有量が36重量%より少ないと、ガラスの軟化点が高くなりすぎ、セラミック基板を得るために1000℃以下の温度での焼成が適用できず、その結果、Au、Ag、Cu等を導電体回路を構成するために使用できなくなる。他方、ROの含有量が50重量%を越えると、ガラス構造が不安定となって、品質の安定したガラスが得られなくなる。

以上のような組成を有するガラスの作製において、軟化・流動性をより促進させたい場合は、Li2 O、K2 OおよびNa2 Oから選ばれた少なくとも1種のアルカリ金属の酸化物を、上述したような、B2 O3 、SiO2 、Al2 O3 およびROの合計量100重量部に対して5重量部以下の含有量をもって含有させてもよい。なお、これらアルカリ金属の酸化物の含有量が5重量部を超えると、ガラスの電気絶縁性が低下するため、焼結後のセラミック基板の絶縁抵抗が低下してしまう。

また、焼成過程でのガラスの結晶化をより促進して、得られたセラミック基板の高機械的強度化や低損失化を進めるため、TiO2 、ZrO2 、Cr2 O3 、CaF2 およびCuOから選ばれた少なくとも1種の化合物を、前述したB2 O3 、SiO2 、Al2 O3 およびROの合計量100重量部に対して5重量部以下の含有量をもって含有させてもよい。なお、これらの化合物の含有量が5重量部を超えると、ガラスの誘電率が高くなるため、焼結後のセラミック基板の誘電率が高くなりすぎる、という問題がある。

この発明に係るセラミック基板用組成物において含有されるセラミック粉末は、平均粒径を1μm未満にする必要がある。セラミック粉末の平均粒径が1μm以上になると、ガラスとの分散性が悪く、成形密度が低いため、焼結性が低く、焼成されて得られた焼結体すなわちセラミック基板の機械的強度が350MPa以下となる。

なお、セラミック粉末としては、たとえばアルミナ粉末を有利に用いることができる。

以上述べたようなセラミック基板用組成物は、これを成形し焼成して得られた基板と、この基板に関連して形成された導電体回路とを備える、セラミック回路部品を製造するために有利に用いられる。

図1は、上述したセラミック回路部品の一例であって、この発明の一実施形態によるセラミック多層回路部品1を図解的に示す断面図である。セラミック多層回路部品1は、概略的に言えば、セラミック基板2とこのセラミック基板2の内部および/または表面に形成される導電体回路3とを備えている。

セラミック基板2は、上述したような組成を有するセラミック基板用組成物を含む複数のグリーンシートを積層して得られたセラミック成形体を焼成することによって得られたものであり、複数のグリーンシートの各々の焼成によってもたらされる複数のセラミック層4を備えている。

導電体回路3は、たとえば、Ag、AuおよびCuから選ばれた少なくとも1種の金属を主成分とする導電成分を含む導電性ペーストを上述したセラミック成形体と同時に焼成することによって形成されたものである。導電体回路3は、セラミック基板2の表面に形成されるものとして、たとえば、外部導体5、6および7等を備え、また、セラミック基板2の内部に形成されるものとして、たとえば、内部導体8、9、10、11および12等を備えるとともに、バイアホール接続部13、14、15、16、17、18および19等を備えている。

【実験例】
以下に、この発明に係るセラミック基板用組成物に関して、実験例に基づき、より具体的に説明する。

表1に示すように、セラミック粉末として、0.7〜1.4μmの各粒径を有するアルミナ粉末、および0.9μmの粒径を有するフォルステライト粉末をそれぞれ用意した。

他方、ガラス粉末を構成するガラスとして、表1に示すガラス組成となるように秤量した出発原料となる酸化物または炭酸塩の混合物を1300〜1700℃の温度で溶融させ、ガラス化した後、水中にて急冷し、急冷後のガラスを、粒径が1.4μmになるまで粉砕し、ガラス粉末を作製した。

なお、表1において、出発原料となるSiO2 、B2 O3 、Al2 O3 、およびMgO/CaO/SrO/BaOについては、これらの間での組成比率が「重量%」の単位をもって示され、Li2 O等の「その他」の出発原料については、SiO2 、B2 O3 、Al2 O3 、およびMgO/CaO/SrO/BaOの合計量100重量部に対する「重量部」を単位として示されている。

次いで、上述のように用意された種々の粒径のセラミック粉末と種々の組成のガラス粉末とを、表1に示すような種々の割合をもって調合し、これに溶剤(エタノール/トルエン)および分散剤(ソルビタンエステル)を加えて分散処理し、さらに、バインダ(ブチラール樹脂)および可塑剤(ジオクチルフタレート)を加えて混合し、スラリーを得た。次いで、このスラリーに対してドクターブレード法を適用することによって、グリーンシートを得た。

次に、上述のようにして得られた各試料に係るグリーンシートに基づき、いくつかの形態の試料を作製し、表2に示すような「抗折強度」、「誘電率」、「Q」、「絶縁抵抗」および「基板の外観」をそれぞれ評価した。

まず、各試料に係るグリーンシートを所定枚数積層し、所定寸法にカットした後、表2に示す焼成温度で焼成することによって焼結体を得、これを研磨加工することによって、長さ36mm、幅4mmおよび厚み3mmの寸法とした。このようにして得られた各試料に係る焼結体について、JIS規格(JIS R1601)に準じて、抗折強度(3点曲げ)を測定した。

また、各試料に係るグリーンシートを用いて、図1に示すようなセラミック多層回路部品1を作製した。すなわち、グリーンシートに穴を設け、Ag系ペーストをこれらに充填してバイアホール接続部13〜19を形成した後、Ag系ペーストをスクリーン印刷して所定のパターンの外部導体5〜7ならびに内部導体8〜12を形成した。その後、セラミック層4となるべきこれらグリーンシートを所定枚数積層し、プレスした。次いで、空気中で、表2に示す焼成温度で焼成して、セラミック多層回路部品1を作製した。

このようにして得られたセラミック多層回路部品1における外部導体5および6の間に周波数1MHzの電圧を印加して、コンデンサ部20の静電容量およびQを測定し、誘電率(εr )を算出した。また、外部導体5および6の間に100Vの電圧を印加して、絶縁抵抗を測定した。誘電率、Qおよび絶縁抵抗が表2に示されている。

また、上述のセラミック多層回路部品1の外観を観察し、そのセラミック基板2の表面にガラスが流出していないかどうかを評価した。

また、ガラス中に、TiO2 、ZrO2 、Cr2 O3 、CaF2 またはCuOを含有させた試料15〜19においては、これらの化合物を含まないことを除いて同様のガラス組成および同様のガラス/セラミック割合を有する試料1と比較して、表2には示していないが、X線回折分析によって、結晶化が促進されていることが確認された。また、この結晶化の促進により、抗折強度およびQ値において、試料1の場合より、高い値を示した。

以上のように、この発明に係るセラミック基板用組成物によれば、重量比率で、ガラス粉末を35〜39%、およびセラミック粉末を61〜65%それぞれ含有しており、セラミックの割合を多くしているにもかかわらず、セラミック粉末の粒径を1μm未満とすることにより、ガラスとセラミックとの分散性を良好とすることができるとともに、ガラス粉末を構成するガラスが、28〜64重量%のSiO2、および36〜50重量%のRO(ただし、Rは、Mg、Ca、SrおよびBaから選ばれた少なくとも1種)を含み、さらに、B2O3を含む場合には30重量%以下の含有量をもって含み、Al2O3を含む場合には30重量%以下の含有量をもって含む組成を有し、かつ、ガラス粉末を構成するガラスが、Li 2 O、K 2 OおよびNa 2 Oから選ばれた少なくとも1種のアルカリ金属の酸化物、またはTiO 2 、ZrO 2 、Cr 2 O 3 、CaF 2 およびCuOから選ばれた少なくとも1種の化合物を含有する場合には、上記SiO 2 、B 2 O 3 、Al 2 O 3 およびROの合計量100重量部に対して5重量部以下の含有量をもって含有しているので、1000℃以下の焼成温度で、緻密な焼結体すなわちセラミック基板を得ることができる。また、このような焼結体の緻密さに加えて、セラミックの割合が高くされることも、当該組成物を焼成して得られたセラミック基板の機械的強度を高めるのに寄与している。
