Description

The present invention is a highly sensitive and small resonance type magnetic sensor in which the resonance frequency of a diaphragm such as a cantilever is changed by an external detected magnetic field, and the external detected magnetic field is detected from this change, and magnetic field detection using the same. It relates to the device.

Since a diaphragm such as an ultra-small cantilever can be easily formed by MEMS technology, the sensor itself is likely to be ultra-small, and is suitable for a geomagnetic sensor, a magnetic head for magnetic recording / reproducing, an encoder, a current sensor using magnetism, and the like. Since the magnetic field detection device using the sensor can be reduced in size, it is possible to reduce the size of the magnetic field detection device. Therefore, the current used as a handy direction display device, a magnetic field measurement device, and a current sensor for detecting current in a non-contact manner for a mobile phone or a car navigation system. It is used for a display device or the like.

Conventionally, there has been a “cantilever for magnetic force microscope” that uses a magnetic force microscope cantilever composed of a probe and a leaf spring to measure the recording state of a perpendicular magnetic recording medium by coating the probe with a hard magnetic thin film. (Unexamined-Japanese-Patent No. 6-249933).

Conventionally, as a magnetic head measuring apparatus using a magnetic force microscope (MFM), a direct current and an alternating current are combined with a recording head in order to directly and highly observe a saturation magnetic field that is a magnetic field characteristic of the recording head. Applying current to generate a magnetic field from the recording head and controlling the cantilever that supports the probe for scanning the measurement point to vibrate with a predetermined frequency and amplitude, the probe is applied to the recording head. A magnetic head measuring device and a measuring method applied to the device for detecting a signal corresponding to a mechanical interaction of a magnetic field generated from a recording head in response to a current applied to a probe as a change in vibration frequency of the cantilever (Japanese Patent Laid-Open No. 2003-248911).

Similarly, as a magnetic head measuring apparatus using a magnetic force microscope (MFM), a current applying means for applying an amplitude-modulated current modulated with a predetermined carrier frequency and modulation frequency to a magnetic recording head, and a magnetic material There is also a “magnetic recording head measuring device and a measuring method applied to the same” (Japanese Patent Application Laid-Open No. 2003-85717) having a cantilever to which the probe is attached and a vibrating means for vibrating the cantilever with a constant vibration amplitude.

However, in the conventional “cantilever for magnetic force microscope” (Japanese Patent Laid-Open No. Hei 6-249933), an externally detected magnetic field from a perpendicular magnetic recording medium is caused by an attractive force and a repulsive force due to the externally detected magnetic field of a probe having a hard magnetic thin film. Thus, the detection is based on the magnitude of the displacement, and measuring the absolute value of the externally detected magnetic field has problems such as calibration with respect to change with time and ambient temperature dependency.

In “magnetic head measuring apparatus and measuring method applied to the apparatus” (Japanese Patent Laid-Open No. 2003-248911) and (Japanese Patent Laid-Open No. 2003-85717), the frequency change of the cantilever is detected, but the frequency and amplitude of the cantilever are constant. Such as using a magnetic head to generate a magnetic field, applying a current that is a combination of direct current and alternating current, or applying an amplitude-modulated current that is amplitude-modulated with a predetermined carrier frequency and modulation frequency. It was complicated and required advanced technology.

The present invention provides a magnetic sensor having a simple structure for an external magnetic field to be measured, low power consumption, ultra-compact size, mass productivity, high sensitivity, and easy digitization of signal output, and devices for various applications using the same. The purpose is to do.

In order to achieve the above object, a resonance type magnetic sensor according to claim 1 of the present invention is a resonance type magnetic sensor using the substrate 1 on which the vibration plate 10 is formed. The ferromagnetic thin film 20 is formed so as to be opposed to the diaphragm 10 and the substrate 1 through a narrow gap 80, and the diaphragm 10 side of the ferromagnetic thin film 20 is disposed on the diaphragm 10 side. The ferromagnetic thin film A (the ferromagnetic thin film formed on the vibration plate 10) and the ferromagnetic thin film B on the substrate 1 side are magnetized by the external detected magnetic field, and the ferromagnetic thin film A and the strong magnetic thin film A are strong. A pair of magnetic poles 61, 62 are generated due to magnetization by an externally detected magnetic field with the air gap 80 sandwiched between the magnetic thin film B, and the diaphragm is caused by attraction and repulsion that are magnetic forces acting between these magnetic poles 61, 62. 10 resonance frequency changes, and based on the change in the resonance frequency The external detected magnetic field is known from the change in the output.

If both the ferromagnetic thin film A and the ferromagnetic thin film B are formed to be long and narrow, it is advantageous because the influence of the demagnetizing field is reduced when magnetized by the external detected magnetic field.

The operating principle of the resonance type magnetic sensor of the present invention is as follows. For example, when the diaphragm 10 such as the cantilever 11 is excited by excitation means such as electrostatic drive, and the ferromagnetic thin film A and the ferromagnetic thin film B are both soft magnetic materials, they are close to each other. The ferromagnetic thin film A and the ferromagnetic thin film B formed so as to face each other through the air gap 80 are magnetized by the external detected magnetic field, and the opposite magnetic poles appear through the air gap 80. The attraction as a target force works. This attractive force is generated by the magnetic pole 62 of the ferromagnetic thin film B generated at the end of the ferromagnetic thin film A that vibrates around the magnetic pole 62 generated at the end of the ferromagnetic thin film B fixedly formed on the substrate 1. Corresponds to increasing the Young's modulus of the cantilever 11 having the opposite magnetic pole 61. Therefore, when the resonance frequency is measured by a detecting means using a piezoresistive element or the like, the vibration resonance frequency of the cantilever 11 is determined as an external detected magnetic field. It becomes larger than when there is no. In this way, the resonance frequency increases when the external detected magnetic field does not exist, and the amount of change depends on the external detected magnetic field, so that the external detected magnetic field is made to correspond to the frequency change amount. Can be measured. Since the amount of change in frequency can also correspond to the amount of change in phase, if the amount of change in phase is taken into consideration, it is possible to measure the size and amount of change of the externally detected magnetic field that is finer.

Further, the cantilever 11 itself may be formed of the ferromagnetic thin film A, or may be a quartz thin film that is a SiO 2 thin film, and further, the ferromagnetic thin film A is formed on a multilayer structure such as a Si thin film or a quartz thin film. You may do it. When the cantilever 11 is formed only of the ferromagnetic thin film A, the magnetic sensitivity increases. However, considering the Young's modulus and expansion coefficient of the ferromagnetic thin film A, the temperature dependence, etc. It should be judged whether the material is good or a single layer is good.

The MEMS type cantilever 11 generally has a vibration amplitude within a few micrometers, and pulls back when the end of the ferromagnetic thin film A is displaced from the position of the magnetic pole 62 at the end of the ferromagnetic thin film B together with the vibration of the cantilever 11. Since a force, that is, a restoring force needs to be generated, the thickness of the ferromagnetic thin film A and the ferromagnetic thin film B near the gap 80 is preferably thin with respect to the displacement (corresponding to the vibration amplitude). However, in the ferromagnetic thin film A and the ferromagnetic thin film B, the region opposite to the air gap 80 acts as a magnetic flux converging plate, so that this region may be thick. A plate or stick may be attached.

Thus, since the ferromagnetic thin film A and the ferromagnetic thin film B also act as a magnetic flux converging plate, their arrangement and direction are important to know the vector direction of the detected magnetic field.

The resonance type magnetic sensor according to claim 2 of the present invention is a case where both the ferromagnetic thin film A and the ferromagnetic thin film B are made of a soft magnetic material, and the gap 80 is formed by the external detected magnetic field as described above. The opposite ends of the cantilever 11 are magnetized so as to have opposite magnetic poles, and an attractive force acts, so that the resonance frequency of the cantilever 11 is increased in the presence of the external detected magnetic field.

The resonance type magnetic sensor according to claim 3 of the present invention is a case where at least one of the ferromagnetic thin film A and the ferromagnetic thin film B is made of a hard magnetic material, for example, formed on the substrate 1 side. When the ferromagnetic thin film B is made of a hard magnetic material, the ferromagnetic thin film A facing through the gap 80 becomes a permanent magnet by making the hard magnetic material a permanent magnet. The ferromagnetic thin film B is magnetized even if there is no external detected magnetic field, and the resonance frequency is increased because the attractive force works on each other. In this state, when an external detected magnetic field is applied, if the direction of the magnetic field is a direction that cancels the magnetic field between the magnetic poles 61 and 62 when there is no external detected magnetic field, the resonance frequency is lowered. If the magnetic field between the magnetic poles 61 and 62 is in the same direction as the magnetic field between the magnetic poles 61 and 62 when there is no external detected magnetic field, the magnetic field between the magnetic poles 61 and 62 increases. Shift to be. Thus, there is an advantage that the north and south can be distinguished when used as a magnetic field direction, that is, for example, as a geomagnetic sensor.

Such a relationship holds whether the ferromagnetic thin film A or the ferromagnetic thin film B is a hard magnetic material, and even if both are the ferromagnetic thin film A and the ferromagnetic thin film B, the externally detected magnetic field Even when there is no magnetic field, since the magnetic force is acting between the magnetic poles 61 and 62 via the air gap 80, the external detection is performed depending on whether the external detection magnetic field cancels or promotes the magnetic force. The direction of the magnetic field can be determined.

According to a fourth aspect of the present invention, at least one of the ferromagnetic thin film A and the ferromagnetic thin film B is used as a core, and a coil is formed to generate a magnetic pole in the core . In some cases, if at least one is a hard magnetic material as described above, the direction of the externally detected magnetic field can be known by making it a permanent magnet. If both of the thin body films B are soft magnetic materials, it cannot be determined from the direction of the externally detected magnetic field, that is, the longitudinal direction of the ferromagnetic thin film A or the ferromagnetic thin film B. I run into a problem. In such a case, if at least one of the ferromagnetic thin film A and the ferromagnetic thin film B is used as a core and a coil is formed, when a direct current is passed through the coil, the coil is used as the core of the coil. Since a magnetic pole can be generated in the existing ferromagnetic thin film 20, the ferromagnetic thin film 20 can be handled like a permanent magnet as described above, so that the direction of the externally detected magnetic field can be known. it can.

Of course, since not only the direct current but also the direction of the alternating current that changes every time when the alternating current is applied to the coil is known, the shift of the resonance frequency of the vibration of the cantilever 11 is detected in synchronization with this direction. By doing so, the direction of the externally detected magnetic field can be determined.

In this way, the current flowing through the coil need not always flow, but can be checked only when the direction is determined. Thus, a magnetic sensor that can detect the direction of a magnetic field with low power consumption is achieved by passing a current for a short time.

In addition, since a predetermined magnetic field can be generated in the air gap 80 by supplying a reference current to the coil, the magnetic sensor can be used for calibration. This makes it possible to perform initial calibration, calibration of changes over time, and the like.

For example, the coil may be wound once, and the ferromagnetic thin film 20 may be surrounded by a conductor. Therefore, the upper part of the ferromagnetic thin film 20 is provided with a patterned metal conductor thin film via an insulator, The lower part of the ferromagnetic thin film 20 may have a simple configuration when a silicon substrate itself doped with a high concentration of impurities is used.

The resonance type magnetic sensor according to claim 5 of the present invention is a case where the diaphragm 10 is a cantilever 11. Although the vibration plate can be a bridge structure or a diaphragm structure, the structure of the cantilever 11 has a large vibration amplitude at the free end thereof, and the resonance type magnetic force derived from the magnetic force between the magnetic poles 61 and 62. Suitable for sensors.

In the resonance type magnetic sensor according to the sixth aspect of the present invention, the ferromagnetic thin film A and the ferromagnetic thin film B are arranged on a two-dimensional plane, or the ferromagnetic thin film A on the two-dimensional plane is strong. Ferromagnetic materials are extended and formed so as to form a three-dimensional configuration from each of the magnetic thin films B, and when arranged on the two-dimensional plane, When the size and direction of the magnetic field are arranged in the three-dimensional configuration, the magnitude and direction of the magnetic field in the three-dimensional direction including the direction orthogonal to the two-dimensional plane can be measured . Even if the cantilevers 11 are formed in an arbitrary direction in the same plane of the same substrate 1, if they are short, they are formed on the ferromagnetic thin film A formed on these cantilevers 11 or on the substrate 1 side. the ferromagnetic thin film B that is, winning flux flux concentrator Since it has a ferromagnetic thin film B and the ferromagnetic thin film A and also extend to the substrate 1, the previously extended its longitudinal direction two-dimensionally or three-dimensionally, the magnetic flux from the direction Can guide you. In this way, the direction of the external detected magnetic field can be known.

The resonance type magnetic sensor according to claim 7 of the present invention is a case where the substrate 1 is a semiconductor substrate, and at least a part of peripheral circuits are integrated on the substrate 1, for example, an oscillation circuit for exciting the cantilever 11 An amplifier circuit for amplifying a signal when vibration is detected, a control circuit for detecting a resonance frequency to obtain an excitation frequency, a circuit for amplifying a signal, an arithmetic circuit, etc. This is a case where they are integrated and formed on the same semiconductor substrate as the substrate 1 on which the plate 10 is formed. By doing so, an extremely small resonance type magnetic sensor is provided.

Of course, the drive peripheral circuit is obtained from the manufacturing yield rate and cost of the cantilever 11 and the ferromagnetic thin film 20 constituting the substantial magnetic detection portion of the resonance type magnetic sensor and the integration of the drive peripheral circuit. In some cases, it may be advantageous to form a part or all of the semiconductor device on another semiconductor substrate.

In the resonance type magnetic sensor according to claim 8 of the present invention, the vibration plate 10 is driven by electrostatic force, and the resonance frequency is detected by using a piezoresistor. For example, when the silicon single crystal substrate 1 is used, the metal ferromagnetic thin film A formed on the cantilever 11 is regarded as one electrode of the capacitor, and the silicon single crystal of the substrate 1 is regarded as the other electrode. The cantilever 11 can be excited electrostatically by forming a capacitor and applying an excitation AC voltage between these electrodes. At this time, the Young's modulus of the cantilever 11 is equivalently changed by the attractive force between the magnetic poles 61 and 62 due to the externally detected magnetic field, and the resonance frequency is shifted according to the magnitude and direction of the externally detected magnetic field. Arise. Further, at least the silicon thin film is left in the vicinity of the fixed end of the cantilever 11, and a piezoresistive element is formed in this region, and vibration of the cantilever 11 can be detected from this resistance change due to vibration. Such a cantilever 11 is electrostatically excited and vibration detection is performed by a piezoresistive element, which is suitable for constituting a small resonance type magnetic sensor.

Of course, the resonance frequency detection can be performed by capacitance detection or optical lever without using a piezoresistive element, but the capacitance detection is low in sensitivity because the capacitance is small for ultra-small size. The optical lever seems to be unsuitable for miniaturization and low power consumption due to the necessity of a light source and the size of the spatial dimension of the light detection unit.

According to a ninth aspect of the present invention, there is provided a magnetic field detection apparatus including the resonance type magnetic sensor according to any one of the first to eighth aspects, a power supply unit, an output display unit, a necessary drive peripheral circuit, an arithmetic circuit, and the like. It is equipped with a peripheral circuit, and it is used as a power supply unit including a power supply itself such as a battery and a solar cell, a terminal for using an external power supply, a transformer circuit, etc., a magnetic field value and its direction, and a current sensor. Sometimes a display section for displaying the current to be measured is provided. Further, the magnetic field detection device processes signals on the substrate 1 as peripheral circuits, such as an excitation circuit for the diaphragm 10, a control circuit for detecting and controlling the resonance frequency, and a signal amplification circuit, and a signal. When at least a part of the arithmetic circuit that outputs necessary information is exchanged with the sensor, it is not necessary to provide them newly. When there is no part or all of the peripheral circuit, an apparatus provided with an output display unit that is separately provided outside the sensor substrate 1 so as to enable necessary display or external output.

The resonance type magnetic sensor of the present invention has an attractive force acting between magnetic poles generated by sandwiching a gap due to magnetization of a ferromagnetic thin film by an external detected magnetic field. Now, knowing the magnitude and direction of the externally detected magnetic field from the shift of the resonance frequency of the diaphragm such as a cantilever, the magnitude of the externally detected magnetic field is directly converted from the frequency change including the phase change. In the plate excitation circuit and vibration detection circuit, the vibration amplitude does not have to be a significant problem, and furthermore, it is sufficient to focus on frequency and phase detection and control. It is easy and small in size, and the ferromagnetic thin film also serves as a magnetic flux converging plate. Therefore, there is an advantage that it is highly sensitive and further uses a resonance, so that the power consumption is extremely low.

In the resonance type magnetic sensor of the present invention, since the coil is formed with at least one of the ferromagnetic thin films as a core, a magnetic field having a specific direction and magnitude can be generated. Depending on the direction and magnitude of the current flowing in the coil, such as whether the direction of the externally detected magnetic field and the direction of the generated magnetic field coincide with each other or whether the component in the opposite direction is large, the externally detected magnetic field Can be measured. Also, the current flowing through the coil can be a rectangular wave alternating current, and furthermore, these current values can be controlled in a time-sharing manner, so that the frequency and phase change can be detected in synchronization with the direction and magnitude of this current. There is an advantage that the direction and magnitude of the externally detected magnetic field can be determined with high sensitivity and high speed.

In the resonance type magnetic sensor of the present invention, one ferromagnetic thin film is used as a permanent magnet, and a permanent magnet can be generated to generate a magnetic field in a predetermined direction. This is equivalent to the case where a coil is formed using a body thin film as a core and a direct current is passed to generate a magnetic field in a predetermined direction, and the direction and magnitude of an external detected magnetic field can be determined without forming a coil. There is an advantage that you can.

In the resonance type magnetic sensor of the present invention, since the pair of ferromagnetic thin films also act as a magnetic flux concentrating plate, the longitudinal direction of these ferromagnetic thin films is most easily magnetized. When the length in the longitudinal direction is sufficiently longer than the size of a diaphragm such as a cantilever, the direction of the magnetic field in which the longitudinal direction of the ferromagnetic thin film comes is determined. Therefore, if the longitudinal direction of the ferromagnetic thin film is determined in the direction orthogonal to each other on the same substrate, and the elongated ferromagnetic thin film is formed, the direction of the two-dimensional or three-dimensional magnetic field can be easily known. There is an advantage that you can.

Since the resonance type magnetic sensor of the present invention can be formed on a silicon single crystal substrate, there is an advantage that peripheral circuits for driving and arithmetic can be integrated on the same chip.

Since the magnetic field detection device of the present invention uses the above-described resonance type magnetic sensor of the present invention, it is possible to provide an application device that is compact and uses various magnetic field detections that are simple, extremely sensitive, highly sensitive, and highly accurate.

A ferromagnetic thin film that doubles as a magnetic flux converging plate is formed on a silicon single crystal so as to extend to the cantilever as a vibration plate and the substrate side, and this cantilever is resonated by electrostatic drive to detect the external detection of this cantilever By measuring the change in resonance frequency due to the magnetic field, the magnitude of the externally detected magnetic field was determined. Measurement of the change in resonance frequency was realized by using a change in piezoresistance or a change in capacitance used during excitation between the cantilever and the substrate. Also, in order to know the direction of the externally detected magnetic field, a magnetic field is generated by forming a coil using a ferromagnetic thin film as a core in the extended region of the ferromagnetic thin film and passing a predetermined current through it. The direction of the external detected magnetic field can be determined and various calibrations can be performed from the magnitude of the combined magnetic field of the generated magnetic field and the external detected magnetic field.

FIG. 1 is a schematic perspective view of an embodiment of the resonance type magnetic sensor of the present invention, and a diaphragm as a cantilever 11 mainly composed of an SOI layer 2 of a substrate 1 (SOI substrate) having an n-type SOI layer 2. 10 and the ferromagnetic thin film 20 is a soft magnetic thin film. The ferromagnetic thin film A on the diaphragm side and the ferromagnetic thin film B on the substrate side of the ferromagnetic thin film 20 have a demagnetizing field. The cantilever 11 is formed to be small and electrostatically driven as the excitation means of the cantilever 11, the piezoresistive element 30 is used as the resonance frequency detection means, and the direction and magnitude of the external detected magnetic field are determined and This is a case where one coil 40 for calibration is formed. FIG. 2 is a schematic cross-sectional view taken along the line XX in FIG.

The electrostatic drive as the excitation means of the cantilever 11 is configured as follows. That is, a metal soft magnetic material is used as the ferromagnetic thin film 20, and a high-concentration layer 15 of p-type impurities such as boron is formed in the SOI layer 2 of the cantilever 11. The ferromagnetic thin film A is in ohmic contact through the contact hole of the insulating film 52, and the excitation electrode 101 formed through the wiring 200 from the ferromagnetic thin film A and the bottom of the SOI substrate as the substrate 1 are used. By applying an AC voltage for excitation having a frequency equal to or half the resonance frequency of the cantilever to another excitation electrode 101 ′ in ohmic contact with the formation 3, the cantilever 11 has a high frequency. An AC electric field is applied between the concentration layer 15 and the base layer 3 through the cavity 70, and an electrostatic attractive force acts between the cantilever 11 and the base layer 3 to excite the cantilever 11. An electrostatic attractive force acts between the cantilever 11 and the underlayer 3 regardless of whether the applied electric field is positive or negative, and therefore the attractive force acts at a frequency twice that of the applied AC voltage. Therefore, the fundamental wave of the cantilever 11 is excited by the excitation of an alternating voltage having a frequency that is half the resonance frequency.

In this embodiment, the cantilever 11 is formed with the SOI layer 2 as a main component, and the cavity 70 is formed by etching away the insulating film 50 which is a BOX layer of the SOI substrate.

In addition, if an AC voltage applied between both the excitation electrode 101 and the other excitation electrode 101 ′ is superimposed on a DC component of one half or more between the peaks of the AC voltage, a positive or negative polarity is obtained. Therefore, the AC voltage and the resonance vibration frequency of the cantilever 11 coincide with each other.

The excitation AC voltage waveform is not necessarily a sine wave, and may be a rectangular wave, a sawtooth wave, or the like.

Based on one embodiment of the resonance type magnetic sensor of the present invention shown in FIG. 1, the operation of detecting the externally detected magnetic field will be described as follows.

Considering the case where the magnetic flux of the external detected magnetic field is introduced from the side opposite to the cantilever 11 in the ferromagnetic thin film A extending to the substrate 1 as shown in FIG. The ferromagnetic thin film A and the ferromagnetic thin film B are magnetized by the external detected magnetic field, and the magnetic poles 61 and 62 having opposite polarities with the gap 80 between the ferromagnetic thin film A and the ferromagnetic thin film B sandwiched therebetween. Appears, and the magnetic pole 61 is magnetized to the N pole and the magnetic pole 62 is magnetized to the S pole, so an attractive force acts between these magnetic poles. This attraction force corresponds to the fact that the restoring force of the cantilever 11 that resonates and vibrates is increased by the excitation means of the cantilever 11, so that it is equivalent to increasing the Young's modulus E of the cantilever 11 after all. Become. Therefore, the resonance frequency fr is increased according to the cantilever vibration theory.

The resonance frequency fr of the cantilever 11 is detected by the piezoresistive element 30 as a resonance frequency detection means formed near the fixed end of the cantilever 11. The piezoresistive element 30 includes, for example, boron added to the SOI layer 2 at a high concentration, and vibration detection electrodes 102 and 102 'formed from both ends thereof. The cantilever 11 is bent by vibration, and the distortion at that time This is to detect the vibration by using a Wheatstone bridge or by detecting a voltage change between the vibration detection electrodes 102 and 102 'by passing a current. .

Such a voltage signal of the vibration detection electrodes 102 and 102 'is detected as a frequency, led to a circuit for controlling the resonance frequency, and automatically resonated in combination with the excitation means. The external detected magnetic field is calculated from the frequency and phase change at this time using a calibration curve.

Further, as described above, even if the direction of the external detected magnetic field H is introduced from the opposite side, an attractive force acts between the magnetic poles 61 and 62, so that the resonance frequency fr becomes large and the external detected magnetic field H It is not possible to detect the direction of. To this end, in FIG. 1 of the first embodiment, the coil 40 becomes a one-turn coil through the substrate 1 and the coil electrodes 103, 103 ′, 103 ″ with the ferromagnetic thin film B on the substrate side as the core. It is formed as follows.

When a direct current is passed through the coil 40, the ferromagnetic thin film B is magnetized in one direction. Therefore, depending on whether this magnetization is a direction that promotes or decreases the magnetization by the external detected magnetic field H, the coil If the direction of the direct current flowing through the coil 40 and the change in the resonance frequency fr, that is, the direction in which the resonance frequency fr is further increased, the direction of the magnetic field by the direct current flowing through the coil 40 and the direction of the external detected magnetic field H are known. If the directions coincide with each other and the change in the resonance frequency fr becomes smaller, the direction is opposite to the direction of the magnetic field generated by the direct current flowing through the coil 40. Of course, the current flowing through the coil 40 may be pulsed or alternating current, and knowing the direction in which the alternating current flows in time can know the direction of the external detected magnetic field H. Of course.

Further, if the current flowing through the coil 40 is a predetermined magnitude, the magnetic field generated by the coil 40 at that time can be known, and this can be used to calibrate the external detected magnetic field H, or It is possible to calibrate the change over time of the resonance type magnetic sensor.

FIG. 3 is a schematic plan view of another embodiment of the resonance type magnetic sensor of the present invention. FIG. 4 is a schematic cross-sectional view taken along the line XX of FIG. An example in which the direction can be detected in a three-dimensional vector is shown.

A magnetic detection portion equivalent to the magnetic detection portion formed on the SOI substrate of the resonance type magnetic sensor shown in FIG. 1 of the first embodiment is arranged on the x-axis and the y-axis that are orthogonal to each other. 11z is parallel to the x-axis, but the ferromagnetic material 21 is formed by extending the soft magnetic needle to the z-axis, and both the ferromagnetic thin film A and the ferromagnetic thin film B are formed short, The z-axis direction component of the external detected magnetic field H is a case where detection is performed with the needle of the ferromagnetic material 21.

In this embodiment, the cantilever 11x, the ferromagnetic thin film A and the ferromagnetic thin film 20x as the ferromagnetic thin film B are in the X-axis direction, the cantilever 11y and the ferromagnetic thin film 20y are in the y-axis direction, and The cantilever 11z and the ferromagnetic thin film 20z are arranged so as to extend in the X-axis direction and are formed in the same SOI layer 2.

Further, each of the cantilevers 11x, 11y, and 11z is formed mainly of the SOI layer 2 as in the case of FIG. 1 of the first embodiment, and the insulating film 50 that is a BOX layer of the SOI substrate is removed by etching. Cavities 70x, 70y, and 70z are formed.

When the external detected magnetic field H comes from a certain direction, the orthogonal x, y, z-axis direction components of the external detected magnetic field H are the ferromagnetic thin films 20x, 20y, 20z in the respective directions and ferromagnetic materials. The 21 needles are magnetized, and magnetic poles 61 and 62 are generated via the respective gaps 80x, 80y, and 80z to generate an attractive force. Since these attractive forces increase the resonance frequency fr as described in the first embodiment, the x, y, and z components of the external detected magnetic field H are calculated in a vector form from these changes. Also in this embodiment, each ferromagnetic thin film B is formed with one coil 40x, 40y, 40z.

FIG. 5 is a schematic plan view of another embodiment of the resonance type magnetic sensor according to the present invention. The arrival direction of the externally detected magnetic field H is different from the longitudinal direction of the cantilever 11, and the same This is a case where a part of the peripheral circuit is formed on the substrate 1.

First, in this embodiment, the ferromagnetic thin film 20 is elongated and formed on the substrate 1, and the length of the ferromagnetic thin film A on the cantilever 11 is the strength of the portion formed on the substrate 1. Compared with the lengths of the magnetic thin film A and the ferromagnetic thin film B, the externally detected magnetic field in the length direction of the portion of the ferromagnetic thin film A and the ferromagnetic thin film B formed on the substrate 1 is negligible. The H component is detected.

In this way, if the length of the cantilever 11 provided with the ferromagnetic thin film A is sufficiently small, the external detected magnetic field in that direction depends on the longitudinal direction of the ferromagnetic thin film 20 or the ferromagnetic material 21 provided outside. The H component can be detected.

In addition, as a peripheral circuit, a circuit (excitation / frequency detection circuit) for detecting a frequency and a circuit of an excitation means that is a driving peripheral circuit, a magnetic field direction calibration circuit using the coil 40, and a resonance frequency fr and phase are calculated. This is a case where an arithmetic circuit for generating and synchronizing a signal to be sent to the excitation means and calculating the direction and magnitude of the external detected magnetic field H based on information from the calibration circuit is mounted.

In the above-described resonant magnetic sensors of the first, second, and third embodiments of the present invention, both the ferromagnetic thin film A and the ferromagnetic thin film B are formed of a soft magnetic material. However, when taking FIG. 1 as an example, only the ferromagnetic thin film A is formed of a hard magnetic material such as a magnetic material for an alnico magnet (Fe—Al—Ni alloy) and is used as a permanent magnet. Even if the ferromagnetic thin film B of soft magnetic material is magnetized and there is no external detected magnetic field H, the attractive force is generated between the magnetic pole 61 of the ferromagnetic thin film A and the magnetic pole 62 generated by the ferromagnetic thin film B. The resonance frequency fr is larger than the case where the magnetic field is not magnetized, but if the external detected magnetic field H is present, is it the direction that promotes the previous attractive force or the direction that reduces the attractive force? By means of this, the external detected magnetic field H is Direction is determined. Further, the magnitude of the external detected magnetic field H can be obtained from the magnitude of the change in the resonance frequency fr.

Also in this embodiment, the coil 40 having the ferromagnetic thin film B, which is a soft magnetic material, as a core is formed, and this is used to change the sensor over time, particularly as a permanent magnet. It is preferable to calibrate the change over time due to the demagnetizing action of the ferromagnetic thin film A.

FIG. 6 shows a schematic cross-sectional view of another embodiment of the resonance type magnetic sensor according to the present invention, which is suitable for a magnetic head for magnetic recording / reproducing and magnetic flaw detection. The cantilever 11 is used as the plate 10, and the ferromagnetic thin film A as the ferromagnetic thin film 20 formed thereon and the ferromagnetic thin film B formed on the substrate side are mainly drawn. The other electrodes such as the excitation electrode and the piezoresistive element 30 in the magnetic detection portion as shown in FIG. 1 are omitted in the drawing in order to avoid complexity.

In Example 5, the ferromagnetic thin film B as the ferromagnetic thin film 20 passes through the side surface of the substrate 1 and extends to the back surface side, and the ferromagnetic thin film A as the ferromagnetic thin film 20 is also a cantilever. 11 is extended as a magnetic flux return path to the magnetic head end face 500 which is the other end opposite to the 11 side, and an external detected magnetic field H is introduced from the ferromagnetic thin film A on the magnetic head end face 500 side to return. I try to go back through the path. Further, the ferromagnetic thin film 20 which is the ferromagnetic thin film B extended to the back surface side of the substrate 1 is also extended to the end face 500 of the magnetic head corresponding to the end face of the substrate 1 on the side where the ferromagnetic thin film A is disposed. Here, a ferromagnetic material 22 made of a block-like soft magnetic material is attached so as to reduce the magnetic resistance. As described above, since the ferromagnetic thin film 20 is provided with a magnetic flux return path and a small gap 80 is provided in the middle thereof, the magnetic resistance is reduced and an extremely weak magnetic field can be detected. For example, when used as a magnetic flaw detector, the magnetic head end surface 500 may be cracked due to a magnetic field disturbance of a detected ferromagnetic material due to a crack of the detected object or a magnetic field disturbance when a current is applied. The position is known.

FIG. 7 shows a schematic cross-sectional view of another embodiment of the resonance type magnetic sensor of the present invention, which is suitable for a current sensor in which the magnitude of the current flowing through the conducting wire 600 is measured from the magnetic field generated by this current. As in the case of FIG. 6, the electrodes such as other excitation electrodes and the piezoresistive elements 30 in the magnetic detection portion as shown in FIG. In order to avoid this, it is omitted in the drawings.

In the sixth embodiment, the ferromagnetic thin film B as the ferromagnetic thin film 20 disposed on the back surface of the substrate 1 serving as a return path in FIG. 6 of the fifth embodiment is eliminated, and instead, a strong magnetic flux return path is used as a magnetic flux return path. The yokes 25, 25a, 25b, and 25c made of a magnetic material are formed leaving the hole 300 through which the conducting wire 600 for passing the current to be detected passes. For example, in the yoke 25, only the yoke 25c may be detachable so that the conductor 600 can be easily inserted into the hole 300.

In the resonance type magnetic sensor according to the first to sixth embodiments of the present invention, the cavity 1 is formed by etching and removing the substrate 1 as an SOI substrate and the insulating film 50 made of SiO 2 as a BOX layer as a sacrificial layer. Although the cantilever 11 is formed, this is not always necessary. For example, a stable insulating film having a low thermal expansion coefficient such as SiO 2 is formed on the substrate 1 and patterned, and a portion of the substrate 1 below the substrate 1 is removed by etching to form a cavity 70, thereby forming a cantilever. 11 may be formed. Further, only the ferromagnetic thin film A may be used as the cantilever 11. However, in such a case, the piezoresistive element 30 as a means for detecting the resonance frequency is formed by depositing a polycrystalline silicon thin film having a high impurity concentration in the vicinity of the fixed end of the cantilever 11 via an insulating film. Can also be used as the piezoresistive element 30.

Alternatively, a sacrificial layer such as a silicon nitride film may be formed on the semiconductor substrate 1 and an insulating film made of SiO 2 serving as the cantilever 11 may be deposited thereon. In this case, the silicon nitride film as the sacrificial layer is etched away only under the cantilever 11 using an etchant that does not easily attack SiO 2 to form the cavity 70. In such a case, since the surface of the substrate 1 corresponding to the lower part of the cantilever 11 remains flat, a part of the peripheral circuit necessary for the resonance type magnetic sensor of the present invention can be formed in this region. This array is convenient because the degree of integration increases.

In the resonance type magnetic sensor of the present invention in the first to sixth embodiments described above, the piezoresistive element 30 is used as the resonance frequency detection means, but the excitation electrodes 101 and 101 ′ used as the excitation means. It is also possible to detect using a change in capacitance between.

Moreover, in the resonance type magnetic sensor of the present invention in the above-described first to sixth embodiments, the cantilever 11 is used as the diaphragm 10, but this can be a bridge structure with both ends supported, or a gap 80 can be provided in the diaphragm. It can also be implemented.

FIG. 8 is a block diagram showing an outline of the configuration of a magnetic field detection device equipped with the resonance type magnetic sensor of the present invention. The resonance type magnetic sensor of the present invention is a signal amplification circuit on a semiconductor chip having a magnetic detection portion. These peripheral circuits are implemented by a conventionally known technique.

When the magnetic field detection device is used as a magnetic flaw detection device or a current display device as a current sensor, the peripheral circuit necessary for the magnetic field calibration circuit, arithmetic circuit and output display unit is adapted to the application purpose. A highly sensitive and small resonant magnetic sensor that detects the externally detected magnetic field from the change in the resonant frequency of the diaphragm such as a cantilever due to the externally detected magnetic field. It combines the latest semiconductor microfabrication technology and integration technology. The MEMS technology can be manufactured in a small size, easily and uniformly, and can be mass-produced.

The resonance type magnetic sensor of the present invention can be used as a magnetic sensor suitable for a geomagnetic sensor, a magnetic head for magnetic recording / reproducing or a magnetic flaw detector, an encoder or a current sensor using magnetism, and a magnetic field detection using the magnetic sensor. The apparatus is used for a directional display for a mobile phone or a car navigation system, a magnetic field measuring apparatus, a current display apparatus used as a current sensor for detecting current without contact, and the like, and a highly sensitive and handy magnetic field detecting apparatus can be achieved.

Since the resonance type magnetic sensor of the present invention uses the resonance phenomenon of the diaphragm, it becomes an energy saving type, and since the external detected magnetic field is detected by frequency and phase, it can be easily processed as digital information.
