半導体回路中のアルミニウムの表面及びコンタクトを銅の表面及びコンタクトで置き換えることは、幾つかの理由で魅力的である。銅は、銀とほぼ同じ位に高い相対的導電係数(100対106)を有し、金(65)、アルミニウム(59)及びあらゆるその他の金属の対応する係数よりもはるかに大きい。銅の熱伝導係数もまた、アルミニウムの対応する熱伝導係数よりもはるかに大きい。銅はアルミニウムよりも高い溶融温度(660℃対1083℃)を有する。銅は、酸素に曝された場合に酸化表面を形成することになるが、同じ条件の下でアルミニウムが形成するある種の扱いにくい表面汚染を形成することにはならない。より高い導電率を有する金属を使用することは、1.8ボルト程度に低い、またそれよりも可能な限りさらに低い、より小さな駆動電圧を使用することを可能にし、このことは、チップもしくは他の半導体装置から放散させる必要がある熱の発生がより少なくなることになる。より高い導電率とより高い熱伝導率とを有する金属を使用することはまた、これら装置で使用するリードフレーム材料のより広い選択範囲を可能にする。

しかしながら、半導体の表面もしくは電気コンタクト上に、選択された小さな厚さの銅金属を生成させ制御可能に堆積させることは、一部には、かかる銅プロセスが、対応するアルミニウムプロセス程には充分に開発されてきていないと言う理由から問題がある。銅は、適度の電極機能、即ちT=25℃において、還元電位(E0=0.32〜0.34ボルト)を有するが、これに対して、銀、金及び白金はE0が1ボルトのオーダであり、アルミニウムはE0が約−1.7ボルトである。銅は、アルミニウムがそうであるように、幾つかの酸化状態を有する。

(発明の開示)

図1の流れ図で示す第1の代わりの方法において、その上に銅表面が堆積されることになるウエハのような被加工物を処理チャンバ内に置くことによって、ステップ11おいて、プロセスが始まる。ステップ13において、チャンバは真空(好ましくは、少なくとも10-4トルの真空まで)にされ、そしてチャンバには適当な圧力と温度の液体アンモニアが充填される。ステップ15において、液体アンモニアは排出され、また、チャンバは好ましくは遊離酸素を全く与えない窒素ガス又は別の不活性ガスを使用して浄化される。ステップ17において、チャンバには、銅(例えば、ここでa、b及びcがほぼ1〜2であるCuCla、CuBrb、又はCuIc、もしくは銅アミンNCuR1R2)を含有する選択された無電解電解液が部分的にもしくは完全に充填され、またステップ19において、銅イオンと結合して銅金属微粒子を形成する自由電子を発生させるために、選択された還元剤が加えられる。ステップ21において、この銅金属微粒子は溶液から解放され、ステップ23において、被加工物の露出表面上に、堆積もしくはメッキされ、好ましくはそれに対して結合されることができる。ステップ21及び/又はステップ23は、−78℃≦T1≦90℃の範囲にある選択された温度T1の下で行われることが好ましい。被加工物表面は、必要な場合、銅メッキされた付着厚さの均一性を改善する目的で、チャンバ内で被加工物露出表面に直交する軸の周りで随意に回転させられる。銅金属は、無電解メッキを行われて、被加工物露出表面上に厚さΔh=0.1〜2μm(必要な場合にはそれ以上の)の銅金属表面を生成することができる。

ステップ25において、電解液及び還元剤はチャンバから排出され、被加工物とチャンバは、存在する可能性のある、殆どもしくは全ての残留している銅含有電解液及び/又は有機物質及び/又は蒸気を除去する目的で、液体アンモニアを使用して洗浄される。ステップ27において、この液体アンモニアはチャンバから排出され、チャンバは選択された不活性ガスを使用して浄化される。ステップ29(随意である)において、チャンバは好ましくは無酸素ガスを使用して、乾燥のために吹き落しがなされる。この代わりのプロセスにあっては、ほぼ全ての銅金属を被加工物上に堆積させる目的で、無電解メッキが使用される。

図2に示す第2の代わりの方法にあっては、ステップ11、13、15、17、19及び21は、図1におけると同様に行われる。ステップ23においては、無電解銅メッキは、選択された銅厚さΔh=0.01〜0.1μmが被加工物表面上の銅シードもしくは基材として得られた後に打ち切られる。銅金属のシード表面を設けることは、次ぎの少なくとも2つの理由から好ましい。すなわち、その理由とは、(1)シード表面のバルク導電率が、必要に応じ更に表面の銅厚さを増すために電気メッキを施すことができる値まで増大させられることと、(2)銅のシード表面は、それに引き続いて銅の微粒子を結合させることができるより適切な表面を提供することである。ステップ25、27及び29は、第1の代わりの方法におけると同様に行われる。

第2の代わりの方法におけるステップ31においては、チャンバ内の被加工物は、−78℃≦T2≦90℃の範囲にある選択された温度T2に保たれている、液体アンモニア中に溶解された電気メッキ銅溶液中に沈められるか、もしくは接触させられる。ステップ33において、電気メッキ溶液中の銅は、被加工物(陰極)及び電気メッキ溶液中に浸漬された導電性プレート(陽極)に対して接続された電気接点を使用して、銅シードが施された被加工物の1つ又はそれ以上の露出表面上にメッキされる。このメッキステップに使用される電気メッキ電圧は、銅に対して、好ましくは約0.32ボルト、より好ましくはより高い値である。被加工物表面上にメッキされた銅の合計厚さは、陽極−陰極電圧を変化させることで、及び、このメッキステップが継続される時間間隔を変化させることで制御可能である。被加工物表面上にメッキされた銅の適切な厚さΔhは、Δh=0.1〜2μmであるが、必要に応じそれより大きくてもまた小さくてもよい。銅堆積が発生する速度rは、メッキ電圧V及びメッキ温度T3で変化する。適切なメッキ電圧V(プレート)の範囲は、0.3ボルト≦V(プレート)≦1ボルトであるが、堆積の速度を速めることが望まれる場合にはそれよりも高くてしてもよい。電気メッキ時間間隔長さΔtは、15秒≦Δt≦300秒の範囲とすることができる。

残留している電気メッキ溶液は、ステップ35においてチャンバから排出され、被加工物及びチャンバはステップ37において液体アンモニアを使用して洗浄される。液体アンモニア及び全ての残留している蒸気は、第2のチャンバから排出されるか、別の方法で除去され、ステップ39においてアンモニア液体及びガスを回収するために捕捉される。このプロセスは、無電解メッキによって堆積された銅の「シード」表面上に銅金属の電気メッキをもたらす。

図3に示す第3の代わりの方法にあっては、ステップ11、13、15、31、33、35、37及び39は、第1もしくは第2の代わりの方法におけると同様に行われる。この第3の代わりの方法にあっては、電気メッキプロセスは、ほぼ全ての銅金属を被加工物表面上に堆積させるために使用される。この第3の代わりの方法は、適度の銅厚さに対して、しばしば完成までに第1もしくは第2の代わりの方法で必要とされるよりも長い時間を必要とするものである。被加工物表面がプラスチックもしくは類似のポリマである場合、露出表面上にグラファイトを最初に堆積させると、電気メッキだけの方法における銅メッキの付着を強化することができる。

図4は、アンモニアを液体状態に保つのに必要とされる、ほぼ最小圧力p(min)のグラフである。アンモニアを液体状態に保つのに必要とされるチャンバ圧力pは、温度T次第であり、またそれと共に増大する。温度T1の範囲に対して、圧力pは、約0psigから約350psigまで変化することになる。約60℃を超えない溶液温度Tを使用することによって、方法のステップ31、33及び35は、標準大気圧力又はそれ以下で行うことができる。

本方法は完全に閉じたシステムすなわち処理チャンバ内で行われ、本方法において使用された液体アンモニアは、再使用のためにほぼ完全に回収される。チャンバから除去された銅塩及び有機物は、必要に応じて再生もできるし廃棄することもできる。ウエハもしくはその他の被加工物は、全てのプロセスの間、チャンバ中内に置かれたままであるので、銅堆積プロセスが完了するまで、被加工物の如何なる移動も運搬もここでは必要とされない。更に、本方法は、水ではなくて液体アンモニアのみを使用するので、酸素が殆どもしくは全く利用されず、銅金属と結合し、小さな導電率と異なった材料特性とを有する弱い酸化された形の銅を形成することはない。

図5は、本発明を実施するのに適した装置51を概略的に示す。この装置は、閉じた処理チャンバ53と、銅含有電解液の供給源55(随意)と、チャンバを浄化するための不活性ガス供給源57と、液体アンモニア供給源59と、選択された銅電気メッキ溶液供給源61(随意)(それは供給源55と同じでも同じでなくてもよい)と、チャンバ53内に配置される1つ又はそれ以上の陽極63(好ましくは、銅、白金もしくはその他の金属で、電気メッキ溶液中で溶解に耐えるもの)を含む。装置51はまた、チャンバ53からアンモニア流体、金属塩及び有機物を受け、アンモニア(及び、随意に金属電解物質及び有機物)を回収するアンモニア流体再生及び回収システム65を含む。

この堆積方法は、いずれも(液体)アンモニアが存在すると同様の反応をする、銅(25℃においてE0=0.32ボルト)、銀(E0=0.8ボルト)、金、ニッケル、パラジウム、白金、鉄(E0=−0.44ボルト)、コバルト、亜鉛(E0=−0.76ボルト)及びカドミウム(E0=約0.9ボルト)を含む、周期律表において同様の位置を占めている他の金属の堆積に対して適用できる。電気メッキ溶液の選択と、また陽極の選択とは、被加工物露出表面上に堆積させるために選択された金属によって変わることになる。

Claims (17)
- 対象物の表面上に金属を制御可能に堆積させる方法であって、
以下の順序において、
液体アンモニアを含む無酸素溶液の溶液中で被加工物露出表面を洗浄し、前記溶液を排出する段階、
無電解メッキを用いて、前記露出表面上に0.1〜2μmの厚さを有する、銅、銀、金、ニッケル、パラジウム、白金、鉄、コバルト、亜鉛及びカドミウムから成る金属の群から選ばれる選択された金属を施す段階、
液体アンモニア中で前記露出表面を洗浄する段階
を含むことを特徴とする方法。 - 前記選択された金属として銅を選ぶことを特徴とする、請求項1に記載の方法。
- −78℃≦T≦90℃の範囲にある温度Tの下で、前記無電解メッキプロセスを行うことを特徴とする、請求項1に記載の方法。
- 前記露出表面上に前記金属を堆積する無電解メッキプロセスは、
前記露出表面を、選択された少なくとも1つの銅塩又は銅アミンを含有する流体に接触させる段階、
前記銅塩又は銅アミン中の銅の部分を前記露出表面上に堆積させる段階、
銅がその上に堆積した前記露出表面を液体アンモニアに接触させ、前記液体アンモニアを、存在している銅塩及び有機物質のうちの少なくとも1つと相互作用させる段階、
前記液体アンモニアと、該液体アンモニアと相互作用を終えた銅塩及び選択された有機物質のうちの少なくとも1つとを除去する段階
を含むことを特徴とする、請求項1に記載の方法。 - 前記無電解メッキプロセスの少なくとも一部分の間、前記露出表面と直交する軸の周りで前記被加工物を回転させることを特徴とする、請求項1に記載の方法。
- 半導体材料を含むように前記被加工物を選ぶことを特徴とする、請求項1に記載の方法。
- 対象物の表面上に金属を制御可能に堆積させる方法であって、
液体アンモニアを含む無酸素溶液の溶液中で被加工物露出表面を洗浄し、前記溶液を排出する段階、
前記洗浄の後、下記の順序で
銅、銀、金、ニッケル、パラジウム、白金、鉄、コバルト、亜鉛及びカドミウムから成る金属の群から選ばれる選択された金属及び液体アンモニアを含む電気メッキ溶液に前記露出表面を接触させる段階と
前記電気メッキ溶液中の前記選択された金属を、選択された速度で前記露出表面上に堆積させる段階
を含む電気メッキ工程を行う段階、および
選択された厚さの前記選択された金属が前記露出表面上に堆積した時、残りの前記電気メッキ溶液を除去し、液体アンモニア中で前記露出表面を洗浄する段階
を含む方法。 - 前記選択された金属として銅を選ぶことを特徴とする、請求項7に記載の方法。
- −78℃≦T≦90℃の範囲にある温度Tの下で前記電気メッキプロセスを行い、ここで、前記電気メッキ溶液内に導電性プレートを設け、15秒≦Δt≦300秒の範囲にある時間間隔長さΔtの間、前記露出表面と前記導電性プレートとの間に少なくとも0.3ボルトの電圧差ΔVを加えることを特徴とする、請求項7に記載の方法。
- 前記電気メッキプロセスの少なくとも一部分の間、前記露出表面と直交する軸の周りで前記被加工物を回転させることを特徴とする、請求項7に記載の方法。
- 半導体材料を含むように前記被加工物を選ぶことを特徴とする、請求項7に記載の方法。
- 0.1μm以下のシード表面厚さで前記選択された金属を前記露出表面上に施すために、無電解メッキ工程を用いる段階を更に含む請求項7に記載の方法。
- 前記選択された金属として銅を選ぶことを特徴とする、請求項12に記載の方法。
- 前記電気メッキプロセスと前記無電解メッキプロセスの少なくとも一つを−78℃≦T≦90℃の範囲にある温度Tの下で行い、ここで、電気メッキプロセスの場合、電気メッキ溶液内に導電性プレートを設け、15秒≦Δt≦300秒の範囲にある時間間隔長さΔtの間、前記露出表面と前記導電性プレートとの間に少なくとも0.3ボルトの電圧差ΔVを加えることを特徴とする、請求項12に記載の方法。
- 前記露出表面上に前記金属を堆積する無電解メッキプロセスは、
前記露出表面を、選択された少なくとも1つの銅塩又は銅アミンを含有する流体に接触させる段階、
前記銅塩又は銅アミン中の銅の部分を前記露出表面上に堆積させる段階、
銅がその上に堆積した前記露出表面を液体アンモニアに接触させ、前記液体アンモニアを、存在している銅塩及び有機物質のうちの少なくとも1つと相互作用させる段階、
前記液体アンモニアと、該液体アンモニアと相互作用を終えた銅塩及び選択された有機物質のうちの少なくとも1つとを除去する段階
を含むことを特徴とする、請求項12に記載の方法。 - 前記電気メッキプロセスと前記無電解メッキプロセスの少なくとも一つの少なくとも一部分の間、前記露出表面と直交する軸の周りで前記被加工物を回転させることを特徴とする、請求項12に記載の方法。
- 半導体材料を含むように前記被加工物を選ぶことを特徴とする、請求項12に記載の方法。
