【発明の属する技術分野】
この発明は、感光性カバ−レイフィルムおよびカバ−レイフィルム(単にカバ−レイともいう)の形成法に関し、さらに詳しくはアルカリ現像可能でかつ柔軟性と耐熱性とを同時に備えている感光性カバ−レイフィルムおよびカバ−レイフィルムの形成法に関する。
この発明の感光性カバ−レイフィルムは、COF、BGA、CSP等のフレキシブル基板用のカバ−レイフィルム材料として好適である。

【従来の技術】
COF、BGA、CSP等のフレキシブル基板用のコ−ト材料として、耐熱性および絶縁性に富むことが要請されること、および高密度化、高集積化の要求から感光性の耐熱材料が求められている。そして絶縁性ともに耐熱性の高いポリイミドが種々提案されている。

例えば、素子基板全面にポリイミド樹脂を塗布し、この表面をフォトレジストで部分的にパタ−ン保護し、ヒドラジンなどでポリイミド樹脂膜をエッチングする方法、すなわちアルカリエッチング法が知られている。
しかしこの方法では、工程が複雑な上に、毒性の強いヒドラジンなどの強アルカリ水溶液をエッチング液として使用しなければならない。

あるいは、感光性ポリイミド系樹脂、例えば、ポリイミド樹脂の前駆体であるポリアミド酸に光重合性のアクリロイル基をエステル結合で導入したもの(特公昭55−30207号、特公昭55−341422号など)や、アクリロイル基をアミド酸に塩構造で導入したもの(特公昭59−52822号など)に、現像液として有機溶剤を使用するエッチング法が提案されている。
また、アルカリ現像型の感光性ポリイミドが開発されており、例えば、ポリアミド酸のカルボキシル基にナフトキノンジアジドを導入したポジ型のポリマ−による感光性ポリイミド(特開平6−258835号公報)や、光重合性のアクリロイル基をエステル結合で導入したポリアミド酸の側鎖にさらにカルボキシル基等を導入して塩基性水溶液に可溶なポリアミド酸とし、これを用いたネガ型感光性ポリイミド(特開平10−95848号公報)が提案されている。
しかし、これらの感光性ポリイミド樹脂はポストベ−クに350℃以上の高温加熱を必要とするため基板の寸法安定性に悪影響が及び、得られる絶縁膜が耐熱性や耐薬品性(耐酸、耐アルカリ、耐溶剤性など)が低いという問題がある。

【発明が解決しようとする課題】
この発明の目的は、高温でのポストベ−クを必要とせず、樹脂が感光性でアルカリ性、好適には弱アルカリ水溶液でも現像可能で、ポストベ−クして得られる絶縁膜が柔軟性と耐熱性とを有している感光性カバ−レイフィルムおよびカバ−レイフィルムの形成法を提供することである。

【課題を解決するための手段】
すなわち、この発明は、感光性樹脂組成物から形成したフィルム状物であって、アルカリ水溶液で現像可能で、硬化物が初期弾性率1〜100kgf/mm2、好適には1〜50kgf/mm2、熱特性を示す5%重量減少率が275℃以上、好適には300〜450℃で熱分解温度が350℃以上、好適には400℃以上である感光性カバ−レイフィルムに関する。
また、この発明は、前記の感光性カバ−レイフィルムを回路の形成された絶縁基板(好適にはポリイミド基板)に圧着して貼り付け、露光し、アルカリ現像した後、ポストベ−クするカバ−レイフィルムの形成法に関する。

【発明の実施の形態】
本発明の実施の形態を次に示す。
1)感光性樹脂組成物の層を支持フィルムに積層し、必要であれば乾燥して感光層(感光性カバ−レイフィルム)を支持フィルム上に形成しさらに保護フィルムを積層した上記の感光性カバ−レイフィルム。
2)感光性樹脂組成物が、(1)テトラカルボン酸二無水物100モル%に対してエポキシ基との反応性官能基を有する芳香族ジアミン10〜50モル%とジアミノポリシロキサン10〜70モル%と複数環芳香族ジアミン0〜20モル%とのジアミン合計が70〜90モル%の割合で反応させて得られたエポキシ基との反応性官能基を有するイミドシロキサンオリゴマ−と感光基を有するエポキシ化合物との反応物である感光性イミドシロキサンオリゴマ−、(2)不飽和二重結合を有するイソシアネ−ト、(3)光重合開始剤および(4)有機溶媒からなり、各成分の割合が、(1)感光性イミドシロキサンオリゴマ−100重量部に対して、(2)不飽和二重結合を有するイソシアネ−ト1〜80重量部および(3)光重合開始剤0.01〜30重量部であるイミド系感光性樹脂組成物である上記の感光性カバ−レイフィルム。

感光層の片面に支持フィルムを有し他面に保護フィルムを有する感光性カバ−レイフィルムを示す図1において、感光性カバ−レイフィルムの感光層1を支持フィルム2上に形成されさらに保護フィルム3が積層されてなる。
回路基板に感光性カバ−レイフィルムが積層される状態を示す図2において、感光層1の片面に支持フィルム2を、他面に保護フィルム3を設けた感光性カバ−レイフィルム1から保護フィルム3を引き剥がした感光層1を回路4を形成した絶縁基板5(好適にはポリイミド基板)の回路面に重ね合わせ、支持フィルム側と絶縁基板側との両側から2つのロ−ル6で圧着する工程によって回路基板に感光性カバ−レイフィルムが積層される。

この発明における感光性樹脂成分としては、(1)テトラカルボン酸二無水物100モル%に対してエポキシ基との反応性官能基を有する芳香族ジアミン10〜50モル%とジアミノポリシロキサン10〜70モル%と複数環芳香族ジアミン0〜20モル%とのジアミン合計が略70〜90モル%の割合で反応させて得られたエポキシ基との反応性官能基を有するイミドシロキサンオリゴマ−と感光基を有するエポキシ化合物との反応物である感光性イミドシロキサンオリゴマ−を使用することが好適である。この感光性イミドシロキサンオリゴマ−は各成分の割合が前記の範囲で反応させて得られる酸無水物末端基を有するイミドオリゴマ−であるので、高い溶剤溶解性と露光後の弱アルカリ水溶液による現像を可能とし、また基板の反りの発生及び折り曲げによるクラックの発生を防止できるので好適である。

前記のテトラカルボン酸二無水物とジアミンとの反応は、溶媒中ランダム、ブロックあるいは2種反応液の混合−再結合反応のいずれによっても行うことができる。また、前記のエポキシ基との反応性官能基を有するイミドシロキサンオリゴマ−は溶液から単離することなくそのまま次の反応に使用することもできる。

前記のテトラカルボン酸二無水物は1種を単独で使用してもよくあるいは2種以上を組み合わせて使用してもよい。
特に、高濃度のイミド系感光性樹脂を得るために溶媒への溶解性が高く、得られるイミド絶縁膜の耐熱性も高いテトラカルボン酸二無水物として、2,3,3’,4’−ビフェニルテトラカルボン酸二無水物、3,3’,4,4’−ベンゾフェノンテトラカルボン酸二無水物、ビス(3,4−ジカルボキシフェニル)エ−テル二無水物、1,3−ビス(3,4−ジカルボキシフェニル)−1,1,3,3−テトラメチルジシロキサン二無水物などの芳香族テトラカルボン酸二無水物などが好ましく、特に2,3,3’,4’−ビフェニルテトラカルボン酸二無水物が好ましい。

ジアミン成分としては前記の2種類のジアミンが必須であるが、エポキシ基との反応性基を有さない複数環芳香族ジアミンを少量使用してもよい。この複数環芳香族ジアミンとしては、1,4−ビス(4−アミノフェノキシ)ベンゼン、1,3−ビス(4−アミノフェノキシ)ベンゼン、1,4−ビス(4−アミノフェニル)ベンゼンなどのベンゼン環を3個有する芳香族ジアミン、あるいはビス[4−(4−アミノフェノキシ)フェニル]スルホン、2,2−ビス[4−(4−アミノフェノキシ)フェニル]プロパンなどのベンゼン環を4個有する芳香族ジアミンなどが挙げられる。

前記のエポキ基との反応性官能基を有するイミドシロキサンオリゴマ−は反応液から分離して使用してもよく、あるいは反応液をそのまま使用してもよい。

前記の(1)感光性イミドシロキサンオリゴマ−は、前記のエポキ基との反応性官能基を有するイミドシロキサンオリゴマ−と前記の感光基を有するエポキシ化合物とをそれ自体公知の方法によって反応させることによって得られる。例えば、エポキ基との反応性官能基を有するイミドシロキサンオリゴマ−の溶液に感光基を有するエポキシ化合物を加えて、あるいは他の成分とともに感光基を有するエポキシ化合物を加えて室温で均一に混合することによって、または組成物を塗布後に乾燥する際の加熱によって反応させて得ることができる。
前記の感光基を有するエポキシ化合物の使用量は、エポキ基との反応性官能基(COOHまたはOH)に対してエポキシ基の当量から3倍当量程度となる量、例えばエポキ基との反応性官能基を有するイミドシロキサンオリゴマ−100重量部に対して1〜80重量部程度が好ましい。

前記においては、前記の(1)感光性イミドシロキサンオリゴマ−と共に(2)不飽和二重結合を有するイソシアネ−ト化合物を組み合わせて使用する。このイソシアネ−ト基がアルカリ現像後の残存するイミド末端の酸無水環と結合し、残りの不飽和二重結合はポストベ−クの際に加熱によって三次元架橋させることができ、絶縁膜の耐熱性が得られる。

前記の感光性樹脂組成物においては、(1)感光性イミドシロキサンオリゴマ−100重量部に対して、(4)溶媒を0〜300重量部、特に50〜300重量部使用することが好ましい。

前記のアルカリ性化合物の濃度は、通常0.1〜20重量%、特に0.5〜3%とすることが好ましい。

粘度:E型粘度計(東京計器社製)、25℃、STロ−タ−使用にて測定。
粘度安定性:貯蔵1日後の粘度に対する90日貯蔵貯蔵後の粘度比で示す。
1)機械特性:200℃で1時間熱処理したサンプルについて、ASTM D882に準じ、引張り強度、伸び率および初期弾性率を測定した。
2)熱的特性:200℃で1時間熱処理したサンプルについて、5%重量減少温度および熱分解温度をセイコ−インスツルメント製の熱重量−示唆熱測定装置(SSC−5200 TGA−DTA320)によって測定した。

ガラス製フラスコ中、a−BPDA88.27g(300ミリモル)をトリグライム(TG)180gに溶解し、α,ω−ビス(3−アミノプロピル)ポリジメチルシロキサン(DAPSi、アミノ当量451)169.125g(188ミリモル)を加え、180℃で1時間反応させた。引き続き同温度でMBAA15.08g(52.5ミリモルを加え、180℃で4反応させてイミドシロキサンオリゴマ−溶液を得た。
このオリゴマ−溶液に2−メタクリロイルオキシエチルイソシアネ−ト13.15gを加え、室温で1時間攪拌した。この溶液に、さらにフタロシアニングリ−ン0.973gを加え、分散し、濾過した。

得られたイミド系感光性樹脂組成物であるインキの粘度は、46.5ポイズ(25℃)で、固形分含量は64.4重量%であった。このインキは5℃で30日間貯蔵後も粘度変化がなく、良好な貯蔵安定性を示した。

次いで、オ−ク製作所製の超高圧水銀灯露光機を用い、支持フィルムの上にマスクパタ−ンを置き、真空密着し、感光層上の露光量:0.5J/cm2の露光を行った。
次いで、1%炭酸ソ−ダ(30℃)1.5Kgで、2分間現像した後、1.5Kgの水リンスを30秒間行った。解像度は100μmであった。
次いで、200℃で1時間の後加熱を行った。得られたカバ−レイフィルムは良好な特性を示した。

各成分の割合を変えて、トリグライム(TG)174.2g中でa−BPDA73.56g(250ミリモル)とα,ω−ビス(3−アミノプロピル)ポリジメチルシロキサン(DAPSi、アミノ当量433)108.3g(125ミリモル)MBAA11.45g(40ミリモル)とを反応させてイミドシロキサンオリゴマ−溶液を得、このオリゴマ−溶液に2−メタクリロイルオキシエチルイソシアネ−ト10.96g、さらにフタロシアニングリ−ン0.812gを加え、分散し、濾過し、この溶液中300g(固形分:52.3%)に、消泡剤(ダウケミカル、DB−100)7.87g、光重合開始剤(チバガイギ−、イルガキュア−651)55.2g、ハ−フエポキシアクリレ−ト(昭和高分子社製、リポキシ630X−501)54.65g、光架橋剤としてのカルボキシ含有ハ−フエポキシアクリレ−ト(香川化学社製、ENC)32.48g、及びポリエチレングリコ−ルジメタクリレ−ト(新中村化学社製、NK9G)15.74g、接着促進用光架橋剤としてのリン酸メタアクリロイル(日本化薬社製、PM2)1.57g、インキ化剤としての硫酸バリウム47.20g、タルク15.73g、アエロジル(200番、日本アエロジル社製)27.54gを加え、均一に攪拌し一夜放置して、イミド系感光性樹脂組成物である160ポイズ(25℃)で、固形分含量は49.7重量%のインキを得た。このインキを用いた他は実施例1と同様にして、感光性カバ−レイフィルムを得た。この感光性カバ−レイフィルムは実施例1の感光性カバレイフィルムとほぼ同等であった。

Comparative Example 2
An imide-based photosensitive resin composition was obtained in the same manner as in Example 1 except that 2-methacryloyloxyethyl isocyanate was not used.
This imide-based photosensitive resin composition was photocrosslinked-heat cured to form an insulating film, and chemical resistance was evaluated. The results are shown below.
