【発明の属する技術分野】
本発明は、熱陰極及びこれを用いた放電装置に係わり、特に照明等に用いられる熱陰極及びこれを用いた放電装置に関する。

【従来の技術】
図10に従来の一般的な熱陰極放電灯の構造を示す。この図に示されるように従来の一般的な熱陰極放電灯は、蛍光体102を塗布したガラス管100と、ガラス管両端に取り付けられた一対の電極(フィラメント)101a、101bと、導入線101c及び101dと、一対の金具104a、104bとにより構成されている。導入線101c及び101dは電極101a、101bをそれぞれ保持し通電を行うためのものであり、一対の金具104a、104bによりそれぞれ保持される。電極101a及び101bは、2重または3重のコイル状のフィラメントにエミッタと呼ばれる電子放出物質が塗布されている。ガラス管内には放電を容易にするために封止ガス103としてアルゴン又は混合希ガスと微量の水銀が2〜4hPaの圧力で封止されている。

放電の際は、電極101a、101bに電流を流し予熱すると、高温になったエミッタから電子が放出される。放出された電子は対極電極(陽極)に移動し、放電が開始する。ここで、一般的には放電を生じさせるために交流電圧を電極101a、101bに印加する構成となっており、電極101a、101bの片方がエミッタとして作用するときは他方は対極電極(陽極)として作用する。この放電により電子はガラス管100内に封止した水銀原子と衝突する。水銀原子は衝突によりエネルギーを受け紫外線を放出する。この紫外線により蛍光体102が励起され可視光線を発生する。発光色は蛍光体の種類によって異なり、白色、昼光色、青色など数々の色種の光がランプから放射される。

放電中のフィラメントは1000度以上にも達し、コイルに塗布しているエミッタは蒸発したり、イオンまたは電子衝突を受けスパッタされて消耗していく。このような蒸発やスパッタにより電子放出物質はガラス管内に拡散する。拡散した電子放出物質はガラス管内面に付着し、水銀と反応してアマルガムを形成し黒化する。この現象は外見を損なうばかりでなくランプの光束低下をきたす主因ともなる。

電子放出物質の消耗を防ぐための手段は数々なされている。例えば、電子放出物質をスパッタされ難い物質であるダイヤモンドにする構造がある(特開平10-69868及び特開2000-106130)。図11はこの構造を示す断面図であり、図10の電極101a、101bの構成を拡大して示す断面図である。図11に示すように電極材料105aにダイヤモンド粒子105bが塗布により付着させられている。塗布、付着させるために、例えばダイヤモンド粒子を有機溶剤に混ぜ電極材料をこの溶液に浸し超音波洗浄を行う。

しかしながら、本発明者の研究によれば、電子放出物質をダイヤモンドにする場合、スパッタによるダイヤモンドのエッチングあるいは消耗は抑制されるものの、電極材料である金属類、例えばタングステンとダイヤモンドとの間の密着性は悪く、電極からのダイヤモンドの剥がれが多発し、熱陰極放電灯等の放電装置の製造歩留まりや耐久性は著しく劣っていることが新たに判明した。

【発明が解決しようとする課題】
以上のように、従来、電子放出物質としてダイヤモンドを用いる熱陰極放電灯等の放電装置は、電極材料である金属類、例えばタングステンとダイヤモンドとの間の密着性が悪く、電極からのダイヤモンドの剥がれが多発し、放電装置の製造歩留まりや耐久性は著しく劣っていた。

本発明は、上記実情に鑑みてなされたものであり、電極からのダイヤモンドの剥がれを防止し、熱陰極放電装置の製造歩留まりや耐久性を改善することが可能な熱陰極及びこれを用いた放電装置を提供することを目的とする。

【課題を解決するための手段】
(構成)
上述した課題を解決するために、本発明は、電極と、この電極の表面に設けられSP2混成軌道結合を含む炭素からなる第1の薄膜部材と、この第1の薄膜部材の表面に設けられダイヤモンドからなる第2の部材とを具備することを特徴とする熱陰極を提供する。

また、本発明は、放電用ガスが封入された外囲器と、この外囲器内に配置された熱陰極とを備えた放電装置であって、前記熱陰極は、電極と、この電極の表面に設けられSP2混成軌道結合を含む炭素からなる第1の薄膜部材と、この第1の薄膜部材の表面に設けられダイヤモンドからなる第2の部材とを具備することを特徴とする放電装置を提供する。

(作用)
本発明によれば、電極上にSP2混成軌道結合を含む炭素からなる第1の薄膜部材を介してダイヤモンドからなる第2の部材が形成されており、電極と第lの薄膜部材との問、第1の薄膜部材と第2の部材との間それぞれの密着性は良好である(特に、SP2混成軌道結合を含む炭素とダイヤモンドとは同じ炭素系であり、相互の密着性は非常に高い。)ので、ダイヤモンドからなる第2の部材が電極から剥離するという問題を効果的に防止することができ、放電装置の耐久性を大幅に向上させることが可能である。第1の薄膜部材が非晶質の炭素からなる場合には、上記密着性は非常に高くなる。この場合、第1の薄膜部材の膜厚の制御性も良く数ナノメーターのオーダーで制御可能であり、密着性の効果に対する貢献は大きい。

さらに、熱陰極を用いた放電装置において電子放出物質にダイヤモンドを使用する場合、ダイヤモンドはスパッタリング耐性が大きいので、放電中のプラズマによるスパッタリングに起因する電子放出物質の消耗や電子放出物質の電極からの剥がれの問題を改善することが可能である。ダイヤモンドからなる第2の部材が連続膜である場合、かかる連続膜が電極全面を保護することにより上記効果が著しくなる。

【発明の実施の形態】
以下、図面を参照しつつ本発明の実施様態について詳細に説明する。

(第1の実施形態)
図1は、本発明の放電装置に係る熱陰極放電灯の構造を示す概略図である。この図に示されるように本実施形態に係る熱陰極放電灯は、蛍光体12を塗布したガラス管10と、ガラス管両端に取り付けられた一対の電極11a、11bと、導入線11c及び11dと、一対の金具14a、14bとにより構成されている。導入線11c及び11dは電極11a、11bをそれぞれ保持し通電を行うためのものであり、一対の金具14a、14bによりそれぞれ保持される。電極11a及び11bは、2重または3重のコイル状のフィラメント(例えば、タングステン等からなる。)にエミッタと呼ばれる電子放出物質が塗布されている。ガラス管内には放電を容易にするために封止ガス13としてアルゴン又は混合希ガスと微量の水銀が2〜4hPaの圧力で封止されている。

放電の際は、電極11a、11bに電流を流し予熱すると、高温になったエミッタから電子が放出される。放出された電子は対極電極(陽極)に移動し、放電が開始する。ここで、一般的には放電を生じさせるために交流電圧を電極11a、11bに印加する構成となっており、電極11a、11bの片方がエミッタとして作用するときは他方は対極電極(陽極)として作用する。この放電により電子はガラス管10内に封止した水銀原子と衝突する。水銀原子は衝突によりエネルギーを受け紫外線を放出する。この紫外線により蛍光体12が励起され可視光線を発生する。発光色は蛍光体の種類によって異なり、白色、昼光色、青色など数々の色種の光がランプから放射される。

図2は、電極11a、11bの構成を拡大して示す断面図であり、本発明による熱陰極の特徴的な構成を示す図である。図2に示されるように電極材料(フィラメント等)21の表面には、SP2混成軌道結合を含む炭素からなる第1の薄膜部材として非晶質の炭素系薄膜22が形成されている。この炭素系薄膜22の表面にはさらに第2の部材としてダイヤモンド薄膜23が連続膜の形態で形成されている。

本実施形態の熱陰極においては、電極材料21上に炭素系薄膜22を介して多結晶ダイヤモンド層23が形成されており、電極材料21と炭素系薄膜22との間、炭素系薄膜22と多結晶ダイヤモンド層23との間それぞれの密着性は良好であるので、多結晶ダイヤモンド層23が電極材料21から剥離するという問題を効果的に防止することが可能である。さらに、多結晶ダイヤモンド層23はスパッタリング耐性が大きいため、放電装置内で熱陰極が放電ガスのスパッタリングに晒されても、連続膜である多結晶ダイヤモンド層23が電極材料21の全面を保護する役割を果たすので、熱陰極の耐久性を著しく向上させることが可能である。

次に、本実施形態の熱陰極放電灯における熱陰極の製造方法について説明する。まず、タングステン等からなり線状若しくは板状等の電極材料21を準備し、この電極材料21を電子サイクロトロン共鳴プラズマ化学気相成長(ECRCVD)装置内に設置し、電極材料21の表面に第1の部材として非晶質の炭素系薄膜22をECRCVDにより形成する。

図6は、上記ECRCVD装置の構成を示す断面図である。図6に示すように、マイクロ波はマイクロ波ヘッド62aからマイクロ波導波路62bを通り、更にマイクロ波導入用石英窓64を経て反応室63に導入される。反応室63の周囲にはプラズマ発生用の磁気回路として上部電磁コイル67と下部電磁コイル68が配置されている。67はプラズマ発生用電磁コイル、68はプラズマ収束用電磁コイルである。

反応ガスは反応ガス導入口65から反応室63に導入される。試料60(電極材料21に相当。)はヒータステージ61に設置する。ヒータステージ61の支持台は上下位置の調整が可能であり、最適な位置に調整できる機構を有している。ヒータステージ61には基板へのバイアス印加用の高周波電源(図示せず。)が接続されている。反応室63の圧力は図示しない圧力調整バルブにより制御され、排気はターボ分子ポンプとロータリーポンプの排気システム66により行われる。69はヒータ電源である。

図6に示した装置を用いて炭素系薄膜22をECRCVDにより形成する場合の成膜条件は次の通りである。即ち、マイクロ波パワーを50W、RF電源を用いた自己バイアスを−100Vとして、水素ガス(H2)流量10sccm、メタンガス(CH4)流量1sccmからなる混合ガスを用い、圧力1Pa、温度750℃の下で、成膜時間1分で厚み50nmの炭素系薄膜22を形成した。

本実施形態では反応ガスを水素、メタンガスとしたが。炭素源としてはCOガスあるいはCO2ガスにしても差し支えない。また、窒素、燐等、n型を示すものを不純物としてドーピングしても差し支えない。また、ボロン等のp型を示す不純物でも問題はない。さらに、炭素系薄膜22の製造方法は本実施形態で示したECRCVD法に限らず、例えば高周波(RF)CVD法、イオンビーム法等によっても製造可能である。

次に、ダイヤモンド薄膜23を連続して形成する。即ち、図6に示したECRCVD装置の反応室63中に試料60を保持したまま真空雰囲気を維持した状態で、マイクロ波プラズマCVD法によりダイヤモンド薄膜23を形成する。ここでは、図6に示したECRCVD装置において電磁コイル67及び68を使用しない方法により成膜を行う。RF電源によるバイアスは用いない。この成膜は、ヒータ電源65によりヒータステージ61を加熱し、ヒータステージ61に設置した試料60を加熱する。

この場合のダイヤモンド薄膜23の成膜条件は次の通りである。即ち、マイクロ波パワーを4kW、反応ガス圧力を13kPa、水素ガス流量を400sccm、メタンガス流量を4sccm、基板温度を850℃として、成膜時間90分で厚み0.5μmのダイヤモンド薄膜23を形成した。

本実施形態ではダイヤモンド薄膜の形成には水素ガスとメタンガスのみを使用したが、燐、窒素、硫黄等のn型を示すものや、ボロン等のp型を示すものを不純物としてドーピングしても差し支えない。なお、n型のドーパントについては詳細に後述する。また、ダイヤモンド薄膜23の成膜方法もマイクロ波プラズマCVD法に限らず、例えばECRCVD法、高周波(RF)CVD法等によっても形成可能である。

以上の製造方法により製造された熱陰極の構造をラマン分光測定により調べた。図7はその解析結果である。図7(a)はダイヤモンド薄膜23のラマンシフトと強度の関係を示す特性図、図7(b)は炭素系薄膜22のラマンシフトと強度の関係を示す特性図である。これらの図に示されるように、ダイヤモンド薄膜23はSP3混成軌道結合に基づく鋭いピークを有しており結晶質であることがわかる。一方、炭素系薄膜22はSP2混成軌道結合及びSP3混成軌道結合それぞれに基づくなだらかなピークを有しており、非晶質の炭素系薄膜若しくは微結晶を含む炭素系薄膜であることがわかる。なお、図7(b)において点線はそれぞれSP2混成軌道結合及びSP3混成軌道結合の寄与を示すものであり、左側のピークを有する点線がSP3混成軌道結合に起因し、右側のピークを有する点線がSP2混成軌道結合に起因する。

(第2の実施形態)
本実施形態の熱陰極は、ダイヤモンド粒子を炭素系薄膜上に形成するものである。図3は本実施形態の熱陰極の構造を示す断面図である。この図に示されるように、電極材料(フィラメント等)21の表面には、SP2混成軌道結合を含む炭素からなる第1の部材として非晶質の炭素系薄膜22が形成されている。この炭素系薄膜22の上にはダイヤモンド粒子33が形成されている。図3においてはダイヤモンド粒子33は散在する形で分布しているが、密に分布したり、お互いに密着する形で分布していてもよい。

本実施形態の熱陰極によれば、ダイヤモンド粒子33が分布して形成されているので第1の実施形態に比べると熱陰極の耐久性は多少劣化する。しかしながら、熱陰極の熱膨張及び熱収縮から生ずるダイヤモンド粒子33の剥がれを防止することができ、熱陰極の耐久性は優れたものとなる。即ち、熱陰極の電極材料の膨張率がダイヤモンドの熱膨張率に比べて高いことから、放電装置を動作させ熱陰極を加熱した場合には温度上昇によりダイヤモンドに引っ張り応力が生じ、実際の使用では放電装置の動作と非動作とを繰り返すことになるので、動作非動作の繰返し回数が多い場合には熱膨張率の差に起因してダイヤモンドが電極材料から剥がれるという問題が潜在的に存在する。本実施形態による熱陰極では、上記したダイヤモンドと電極材料間の密着性の向上の他、ダイヤモンド粒子33同士間の隙間による応力緩和により、かかるダイヤモンドの剥がれという問題を抑制することが可能である。

次に、本実施形態の熱陰極の製造方法について説明する。まず、炭素系薄膜22は第1の実施形態と同様の製造方法により形成した。次に、ダイヤモンド粒子を有機溶剤、例えばアルコール等に混ぜ、この溶剤を上記炭素系薄膜22の表面に塗布した。有機溶剤に混ぜたダイヤモンド粒子の粒径としては0.1ミクロン以上、3ミクロン以下のものを用いた。また、塗布は、炭素系薄膜22が形成された電極材料21をダイヤモンド粒子を混ぜた有機溶剤に浸し超音波洗浄を行う方法が採用された。超音波洗浄による処理時間は30分とした。超音波洗浄することによりダイヤモンド粒子は均等に炭素系薄膜22の表面に付着した。その後、必要に応じて、例えば窒素雰囲気中、200度の温度において60分加熱処理を行い、有機溶剤及び不純物の除去を行った。

(第3の実施形態)
本実施形態の熱陰極は、選択的に形成された炭素系薄膜上にダイヤモンド粒子を選択的に形成するものである。図4は本実施形態の熱陰極の構造を示す断面図である。この図に示されるように、電極材料(フィラメント等)21の表面には、SP2混成軌道結合を含む炭素からなる第1の部材として非晶質の炭素系薄膜42が島状に選択的に形成されている。この炭素系薄膜42の上にはダイヤモンド粒子43が形成されている。図4においてはダイヤモンド粒子43は散在する形で分布しているが、密に分布したり、お互いに密着する形で分布していてもよい。

本実施形態によれば、上記各実施形態と同様の効果を得ることができるとともに、炭素系薄膜21の応力緩和という効果を得ることが可能である。

次に、本実施形態の熱陰極の製造方法について説明する。まず、電極材料21上に炭素系薄膜42を形成する際に電極材料21表面全面に炭素系薄膜42を形成せず、一部の領域にのみ選択的に形成した。成膜にはダイヤモンドのCVD法を用いた。第1の実施形態で示した炭素系薄膜の形成条件を変えた。本実施形態では、マイクロ波パワーを50W、RF電源を用いた自己バイアスを−150V、水素ガス(H2)流量を20sccm、メタンガス(CH4)流量を3sccmとした。また、圧力は1Pa、温度は750℃、成長時間は1分とした。本条件で炭素系薄膜を形成すると電極材料21の表面に炭素系薄膜42が数ミクロンで点在するように堆積した。

次に、ダイヤモンド粒子43をマイクロ波プラズマCVD法により連続して形成した。形成条件は、マイクロ波パワーを3kW、反応ガス圧力を10kPa、水素ガス流量を500sccm、メタンガス流量を5sccm、基板温度を850℃として、成膜時間60分で粒径3ミクロン以下(典型的なものは約1ミクロン)のダイヤモンド粒子43を形成した。本実施形態では点在する炭素系薄膜42が核となり傷つけ処理なしでダイヤモンド粒子43が成長する。

(第4の実施形態)
本実施形態の熱陰極は、ダイヤモンド粒子間にも炭素系薄膜を形成するものである。図5は本実施形態の熱陰極の構造を示す断面図である。この図に示されるように、電極材料(フィラメント等)21の表面には、SP2混成軌道結合を含む炭素からなる第1の部材として非晶質の炭素系薄膜52が島状に選択的に形成されている。この炭素系薄膜52に埋設されるようにしてダイヤモンド粒子53が形成されている。図5においてはダイヤモンド粒子53は散在する形で分布しているが、密に分布したり、お互いに密着する形で分布していてもよい。本実施形態によっても、上記各実施形態と同様の効果を得ることができる。

この場合のダイヤモンド粒子53の成膜条件は次の通りである。即ち、マイクロ波パワーを4kW、反応ガス圧力を133hPa、水素ガス流量を400sccm、メタンガス流量を4sccm、基板温度を850℃として、成膜時間20分でダイヤモンド粒子53を形成した。ここで、ダイヤモンド粒子は密になる部分または接触する部分が存在している。

続いて炭素系薄膜52を連続して再度形成する。作製にはECRCVDを用いた。形成条件は先に形成した工程と同条件であるが、形成時間を60分としてダイヤモンド粒子53を覆うようにした。最後にダイヤモンド粒子53の表面を露出させるため、酸素によるプラズマエッチングを施した。本実施形態の熱陰極によれば、炭素系薄膜52の応力緩和という効果を得ることができるとともに、ダイヤモンド粒子53の炭素系薄膜52に対する密着性を向上することが可能である。

(第5の実施形態)
本実施形態では、前述したダイヤモンド薄膜にn型導電性を示す不純物をドーピングする例について説明する。図9は本実施形態の原理を説明する図であり、n型不純物をドープしたダイヤモンドのバンド図である。ダイヤモンドはEvacで示す真空準位がEcで示すダイヤモンドの伝導帯の底よりも低い位置に存在し、NEA(Negative Electron Affinity)と称される負の電子親和力を持つことが知られている。電子親和力は伝導帯の底にある電子を真空中に移動させるのに必要なエネルギーであり、これが負の値をもつということは電子が極めて放出されやすいことを意味している。

しかしながら、n型にドープしたダイヤモンドは室温では抵抗が極めて高く、ダイヤモンドを冷陰極に用いる場合にはそのNEA特性を利用して効率の高い陰極を実現する試みは成功していない。これは、電子を与えるドナーの準位と伝導帯の底とのエネルギー差EdがSi等の通常の半導体に比較して10倍以上あり、室温では電子が伝導帯にほとんど存在しないためである。

ところが、n型にドープしたダイヤモンドを蛍光ランプ等の放電装置に適用し加熱して用いることにより十分優れた電子放出特性を得ることが判明した。本実施形態では、このように優れた電子放出特性を利用した熱陰極及び優れた発光特性を有する放電装置について説明する。

In this embodiment, the discharge hydrogen gas sealed in the hot cathode fluorescent lamp (discharge lamp) according to the discharge device of the present invention will be described. Diamond produced by chemical vapor deposition (CVD) using a so-called hydrogen gas as a carrier gas generally has a surface terminated with hydrogen. This hydrogen termination layer greatly contributes to the characteristics of diamond and plays an important role for exhibiting the aforementioned NEA characteristics. For this reason, thermionic emission from diamond is possible from low temperature. However, when the temperature rises to some extent, the hydrogen that terminates the surface of the diamond begins to desorb. The hot cathode in the present embodiment is also characterized by suppressing the separation of hydrogen.
