本発明は、多層プリント配線板用レーザ孔あけ加工機に関するものであり、特に、下層の内層銅箔のランド上に残る樹脂残渣を完全に除去し、バイアの層間接続の信頼性を高める多層プリント配線板用レーザ孔あけ加工機に関する。

【従来の技術】
多層プリント配線板において、積層する上下の配線層間の導通をとるための非貫通で垂直方向に設けられるバイアを形成する際に、その製造工程で形成されるバイア用の孔はレーザ光を用いて孔あけ加工されることが多い。
図2は、バイア用の孔あけ加工をするレーザ孔あけ加工機の一例の概念を断面で示す説明図である。

図2に示すように、このレーザ孔あけ加工機は、X−Yステージ(60)、X−Yステージ上方の短波長レーザ光学系(20)、CO2 レーザ光学系(40)を具備するものである。X−Yステージ(60)上には孔あけ加工中の多層プリント配線板(80)が載置されている。
短波長レーザ光学系(20)は短波長レーザ発振器(21)、ビームスプリッター部(23)、ガルバノミラー部(24)で構成され、また、ビームスプリッター部(23)はビームスプリッター(23A)、ミラー(23B)からなり、ガルバノミラー部(24)は2対のガルバノミラー(24A)、(24B)からなる。

X−Yステージ(60)上に載置された多層プリント配線板(80)は、先ず、短波長レーザ発振器(21)からの短波長レーザ光(25)が2分割された短波長レーザ光(25A)、(25B)によって、その樹脂層(83A)上の銅箔(84A)に孔あけがされる。すなわち、銅箔(84A)には銅箔の孔(85A)、(85B)が形成され、下方の樹脂層(83A)が露出する。
銅箔の孔(85A)、(85B)は、X−Yステージ(60)の矢印方向への移動に従い多層プリント配線板(80)の左方部分から右方部分へと順次に形成される。

短波長レーザ光(25A)、(25B)による銅箔の孔(85A)、(85B)の形成に続く、CO2 レーザ光(45A)、(45B)による樹脂層の孔(86A)、(86B)の形成は、X−Yステージ(60)の矢印方向への移動に従い順次に多層プリント配線板(80)の全面にわたり並列して行われる。

しかし、このようなCO2 レーザ光を用いたバイア用の孔あけ加工においては、樹脂層の孔(86A)、(86B)は上層の銅箔と内層銅箔の上下の配線層間の導通をとるバイア用の孔であり、多層プリント配線板(80)を貫通する孔ではないので、熱加工のような様相を呈し内層銅箔のランド部(82A)の表面に2μm程度の樹脂膜が残渣として残ってしまう。
そこで、この2μm程度の樹脂膜(樹脂残渣)を取り除く処理を後工程にて行うが、薬液による処理であるために樹脂層の孔(86A)、(86B)の中の薬液の置換が十分に行われず、非貫通の樹脂層の孔(86A)、(86B)の底に露出しているランド部(82A)の表面の樹脂膜(樹脂残渣)を完全に取りきることは困難なことである。完全に取りきれずに残った樹脂残渣は層間接続の信頼性を損ねるものとなる。

このような樹脂残渣を完全に除去する方法として、例えば、このレーザ孔あけ加工機の短波長レーザ光学系(20)を再び用い、短波長レーザ光(25)によってランド部(82A)表面に残った樹脂残渣を除去する方法があるが、このように短波長レーザ光学系を再び用いる方法は、孔あけ加工の生産性を著しく阻害し好ましいものではない。

【発明が解決しようとする課題】
本発明は上記問題を解決するためになされたものであり、多層プリント配線板の積層する上下の配線層間の導通をとるバイア用の孔あけ加工をレーザ孔あけ加工機によって行う際に、内層銅箔のランド部の表面に樹脂残渣を残すことなく完全に除去し、バイアの層間接続の信頼性を高める多層プリント配線板用レーザ孔あけ加工機を提供することを課題とする。

【課題を解決するための手段】
本発明は、多層プリント配線板を製造する際に用いるレーザ孔あけ加工機において、積層する上下の配線層間の導通をとるバイア用の孔を形成するレーザ光学系として、
1)上層の銅箔に孔を形成する第一短波長レーザ光学系、
2)該第一短波長レーザ光学系によって形成された銅箔の孔の下の樹脂層に孔を形成するCO2 レーザ光学系、
3)該CO2 レーザ光学系によって形成された樹脂層の孔の下の内層銅箔上に残る樹脂残渣を除去する第二短波長レーザ光学系、
を少なくとも具備することを特徴とする多層プリント配線板用レーザ孔あけ加工機である。

また、本発明は、上記発明による多層プリント配線板用レーザ孔あけ加工機において、前記第一短波長レーザ光学系の第一短波長レーザ光と前記第二短波長レーザ光学系の第二短波長レーザ光が、一基の短波長レーザ発振器から発振し分岐された短波長レーザ光であり、分岐比が第一短波長レーザ光のエネルギーと第二短波長レーザ光のエネルギーとの比で[70:30]〜[95:5]であることを特徴とする請求項1記載の多層プリント配線板用レーザ孔あけ加工機である。

本発明を実施の形態に基づいて以下に詳細に説明する。

図1に示すように、本発明による多層プリント配線板用レーザ孔あけ加工機は、X−Yステージ(70)、X−Yステージ上方の短波長レーザ発振器(1)、第一短波長レーザ光学系(10)、CO2 レーザ光学系(30)、第二短波長レーザ光学系(50)を具備するものである。X−Yステージ(70)上には孔あけ加工中の多層プリント配線板(90)が載置されている。
第一短波長レーザ光学系(10)は第一ビームスプリッター部(12)、第二ビームスプリッター部(13)、ガルバノミラー部(14)で構成され、また、第二ビームスプリッター部(13)はビームスプリッター(13a)、ミラー(13b)からなり、ガルバノミラー部(14)は2対のガルバノミラー(14a)、(14b)からなる。

本発明に用いるCO2 レーザとしては、そのレーザ光の波長が9.3μm〜10.6μmのものが好ましい。また、短波長レーザとしては、YLF、YAG、エキシマなどのレーザも用いることができる。これらのレーザは、波長が1321nm以下であるので、CO2 レーザを用いての樹脂層の孔あけの際にみられる熱加工のような様相を避けることができる。
