Description
【発明の属する技術分野】
本発明は、ICチップの実装方法、更に詳しくは、接着剤を用いてICチップをフェイスダウンの形で直接、基板に実装する方法に関するものである。

【従来の技術】
従来、ICチップの実装方法に関し、接着剤を用いてICチップをフェイスダウンの形で直接、透明基板(例えば、液晶基板)に実装する方法が公知である。

例えば、特開平4−62946号公報においては、接着剤を介在させてICチップを液晶基板に圧接すると共に前記接着剤を半硬化せしめて仮接合状態にし、次いで、この仮接合状態において導通検査(より具体的には点灯試験)を行って動作状態を確認した後、前記接着剤を完全に硬化せしめて本接合状態にするICチップの実装方法が開示されている。

【発明が解決しようとする課題】
ところが、この実装方法は、紫外線照射によってのみ硬化し得る接着剤若しくは加熱によってのみ硬化し得る接着剤のいずれかを用いている為に、実際上、それを半硬化、完全硬化というように異なる状態に硬化させるのが難しくて半硬化といっても完全硬化状態になり易く、従って、仮接合状態において導通検査を行って接合不良のICチップを取り外して再度、実装し直すこと(一般にリペアと呼ばれている)が煩わしくて実用性が十分でなかった。

加えて、接着剤の半硬化に際し、紫外線照射によって硬化し得る接着剤を用いる場合においては、液晶基板の電極に対するICチップのバンプの圧接箇所のみならずその周辺箇所も含む広い領域にわたって液晶基板側から紫外線を照射し、また、加熱によって硬化し得る接着剤を用いる場合においても、液晶基板に対するICチップの圧接箇所のみならずその周辺箇所も含む広い領域にわたってICチップ側からウエッジ型パルスヒータで加熱する為、いずれの場合においても、広い領域にわたって接着剤層の下方部分が全面硬化され、従って、このことからしてもICチップの取り外しをより一層煩わしくしていた。

本発明は、このような欠点に鑑み、それを解消すべく鋭意検討の結果、紫外線照射又は加熱のいずれかによってのみ硬化し得る接着剤を用いることに代えて、紫外線照射によって硬化し得ると共に加熱によっても硬化し得る兼用型接着剤を用いることによって、接合不良のICチップを容易に取り外すことができる状態に半硬化させることができて実用性を一段と向上させ得ることを見出し、この点に基づいて本発明を完成し得たものである。

【課題を解決する為の手段】
すなわち、本発明に係るICチップの実装方法は、請求項1に記載するように、ICチップ(4)と透明若しくは半透明基板(2)との間に紫外線照射によって硬化し得ると共に加熱によっても硬化し得る兼用型接着剤(1)を介在させて、前記ICチップ(4)を前記透明若しくは半透明基板(2)に圧接すると共に前記兼用型接着剤(1)を半硬化せしめて仮接合状態にし、次いで、この仮接合状態において導通検査を行った後、前記兼用型接着剤(1)を完全に硬化せしめて本接合状態にするICチップの実装方法において、前記仮接合状態にする工程では、前記透明若しくは半透明基板(2)の電極(3)に対するICチップ(4)のバンプ(5)の圧接パターンに沿って、紫外線(7)を選択的に照射することで前記兼用型接着剤(1)を半硬化せしめることを特徴とする。

なお、前記透明若しくは半透明基板(2)における電極(3)のパターン上に、ICチップ(4)におけるバンプ(5)下を中心に硬化エリアをより微小にする紫外線不透過メタル層(8)を形成するのが好ましい。また、前記兼用型接着剤(1)が異方性導電接着剤であるのが好ましい。また、前記透明若しくは半透明基板(2)の下面側から紫外線(7)を照射して前記兼用型接着剤(1)を半硬化せしめるのが好ましい。

【発明の実施の形態】
図1において、紫外線照射によって硬化し得ると共に加熱によっても硬化し得る兼用型接着剤1を介在させて透明基板2(例えば、液晶基板)の透明電極3にICチップ4のバンプ5が圧接せしめられた姿が示されているが、透明電極3とバンプ5とは、兼用型接着剤1に混入されている導電性微粒子6で接続されている。

なお、かかる圧接は、ボンディングステージ(図示されていない)に支持されている透明基板2の上方から、ICチップ4を真空吸着保持しているボンディングツール(図示されていない)を降下させて行われ、かつ、それに先立って、透明基板2上に兼用型接着剤1が、ノズルから吐出したり或いはスクリーン印刷したり、更には、フィルム状に半硬化させたものを貼着したりする等、適当な方法によって所定量が塗布される。

次いで、この状態において、透明基板2の下面側から紫外線7が照射されて兼用型接着剤1が半硬化せしめられる。その際、紫外線7は、0.1μm〜1μmのスポット光にされて、透明基板2の電極3に対するICチップ4のバンプ5の圧接パターンに沿って選択的に照射される。

なお、その為の紫外線照射装置(図示されていない)は、XYテーブル上に紫外線光源等を装着している。従って、前記圧接パターンに沿ってそれをスキャンすることによって、図2において示されているように、透明基板2の透明電極3とICチップ4のバンプ5との間に充填されている兼用型接着剤1だけを半硬化せしめることができる。

なお、図示されていないが、前記ボンディングステージにスキャン用の穴が貫通せしめられている。また、シャッターでスポット光の照射をONーOFF制御することによって、図3において示されているように、点状に圧接箇所の兼用型接着剤1のみを選択的に半硬化せしめることができると共に図4において示されているようにも兼用型接着剤1を選択的に半硬化せしめることができる。

このように、透明基板2の電極3に対するICチップ4のバンプ5の圧接箇所のみならずその周辺箇所も含む広い領域にわたって全面硬化させる従来技術とは異なり、透明基板2の電極3とICチップ4のバンプ5との間に充填されている兼用型接着剤1のみを選択的に半硬化せしめている。

よって、これにより、ICチップ4を透明基板2に仮接合することができるが、次いで、この状態において、透明基板2の透明電極3と外部電極とを適当な手段で接続して所定に導通検査を行い、それが接合不良である場合においては、透明基板2上からICチップ4を取り外す。

その際、前記圧接パターンに沿って兼用型接着剤1が半硬化せしめられているのにすぎないから、作業者が適当な工具を用いて容易に取り外すことができる。ちなみに、ICチップ4の側方から2kg〜3kgの力で押して実装位置からずらして取り外すことが可能である場合(バンプ5と透明電極3の接触抵抗が5Ω以下の場合)をリペアし易いとしている。

また、この検査後において、所定に加熱して半硬化の兼用型接着剤1を完全に硬化せしめてICチップ4を透明基板2に本接合することができるが、この加熱は、適当なオーブンを用いて行われ、これにより、図5において示されているように、透明基板2の透明電極3に対するICチップ4のバンプ5の圧接箇所のみならずその周辺箇所に充填されている兼用型接着剤1の全てを完全に硬化させることができる。なお、兼用型接着剤1の加熱硬化は、オーブンを用いないで、ヒートツールで直接、チップ側から加熱して行ってもよい。

以上、一実施形態について述べたが、基板(回路基板)は、透明基板の他、半透明基板であってもよく、また、兼用型接着剤は、紫外線照射によって硬化し得ると共に加熱によっても硬化し得る限りにおいては、導電性微粒子を混入又は混入していないのいずれであってもよい。

要するに、兼用型接着剤の一つである、導電性微粒子を混入した接着剤、すなわち、異方性導電接着剤を使用した場合においては、バンプ下面の導電性微粒子周辺が硬化すれば検査は可能であり、かつ、それとは異なり、導電性微粒子を混入していない接着剤を使用した場合であってもバンプ下面周辺が硬化すれば検査は可能である。

また、透明若しくは半透明基板の下面側からの紫外線照射は、透明基板の電極に対するICチップのバンプの圧接箇所のみならずその周辺箇所も含む広い領域にわたって照射してもよいが、それよりも、透明若しくは半透明基板の電極に対するICチップのバンプの圧接パターンに沿った部分に選択的に紫外線スポット光を照射する方が好ましい。

また、紫外線照射装置に関し、XYテーブルに光ファイバーを装着して紫外線を順次照射し得るように設けてもよいと共に、XYテーブルに代えてガルバノミラーを用いてもよい。

また、均一に拡げた紫外線光源の前に、バンプの圧接パターンと同形状のアパーチャを設けてもよい。

また、図6,7において示されているように、透明基板2(若しくは半透明基板)の透明電極3パターン上に、紫外線を透過しないメタルメッキ8(紫外線不透過メタル層)を施してバンプ5下を中心に硬化エリアをより微小にしてもよい。

また、兼用型接着剤が、導電性微粒子又は紫外線の透過を抑制する添加物を混入しているタイプのものである場合には、紫外線の全面照射を適量に行うことで、それの塗布厚みが薄くなっているICチップのバンプの圧接パターン部分を選択的に半硬化することができる。すなわち、ICチップのバンプの圧接パターン部分以外は、兼用型接着剤の塗布厚みが大きい為に紫外線が透過し難くて半硬化に至らず、従って、前記のごとき選択的な紫外線照射手段を用いる必要がなくて好ましい。

なお、兼用型接着剤の一例として電気化学工業株式会社製のハードロックが挙げられるが、他のものを用いてもよい。

【発明の効果】
上述のように、本発明によると、仮接合状態において導通検査を行って接合不良のICチップを容易に取り外して交換することができてリペア性の向上が図れて実用性が十分なICチップの実装方法が得られる。

Claims (4)
- ICチップ(4)と透明若しくは半透明基板(2)との間に紫外線照射によって硬化し得ると共に加熱によっても硬化し得る兼用型接着剤(1)を介在させて、前記ICチップ(4)を前記透明若しくは半透明基板(2)に圧接すると共に前記兼用型接着剤(1)を半硬化せしめて仮接合状態にし、次いで、この仮接合状態において導通検査を行った後、前記兼用型接着剤(1)を完全に硬化せしめて本接合状態にするICチップの実装方法において、
前記仮接合状態にする工程では、前記透明若しくは半透明基板(2)の電極(3)に対するICチップ(4)のバンプ(5)の圧接パターンに沿って、紫外線(7)を選択的に照射することで前記兼用型接着剤(1)を半硬化せしめることを特徴とするICチップの実装方法。 - 前記透明若しくは半透明基板(2)における電極(3)のパターン上に、ICチップ(4)におけるバンプ(5)下を中心に硬化エリアをより微小にする紫外線不透過メタル層(8)を形成することを特徴とする請求項1に記載のICチップの実装方法。
- 前記兼用型接着剤(1)が異方性導電接着剤であることを特徴とする請求項1又は2に記載のICチップの実装方法。
- 前記透明若しくは半透明基板(2)の下面側から紫外線(7)を照射して前記兼用型接着剤(1)を半硬化せしめることを特徴とする請求項1から3のいずれかに記載のICチップの実装方法。
