本発明は、III 族窒化物半導体(以下、窒化物系半導体と呼ぶ)を用いた発光ダイオード素子、半導体レーザ素子等の半導体素子に関する。

【従来の技術】
近年、GaN等の窒化物系半導体を用いた半導体素子の研究開発が進められている。

図9は従来の窒化物系半導体レーザ素子の例を示す模式的な断面図である。図9に示すように、半導体レーザ素子においては、サファイア基板81上にバッファ層82、アンドープGaN層83、n−GaNコンタクト層84、n−AlGaNクラッド層85、n−GaN光ガイド層86、発光層87およびp−GaN光ガイド層88が順に形成されている。p−GaN光ガイド層88の所定幅の領域上にリッジ状にp−GaNクラッド層89が形成されており、このリッジ状のp−AlGaNクラッド層89の側面に電流狭窄層91が形成されている。さらに、p−AlGaNクラッド層89の上面および電流狭窄層91上にp−GaNコンタクト層90が形成されている。p−GaNコンタクト層90からn−GaNコンタクト層84までの一部領域が除去されてn−GaNコンタクト層84が露出し、メサ形状が形成されている。露出したn−GaNコンタクト層84の所定領域上にn電極93が形成され、p−GaNコンタクト層90の所定領域上にp電極92が形成されている。

【発明が解決しようとする課題】
ところで、半導体レーザ素子または発光ダイオード素子において、黄色や緑色などの青色より波長の長い長波長の光を発光させるためには、In組成の大きいGaInN発光層を形成する必要がある。

しかしながら、In組成の大きいGaInN発光層をGaN層上に形成すると、GaInN発光層の格子定数とGaN層の格子定数とが大きく異なるため、良質なGaInN発光層を形成することが困難である。

そこで、GaInN発光層とGaN層との間にGaInN発光層の格子定数とGaN層の格子定数との中間の格子定数を有する膜厚の大きいGaInN中間層を形成することが考えられる。

しかし、GaN層の上に膜厚の大きいGaInN中間層を形成するとクラックや転位が発生しやすくなる。このため、GaInN中間層上に良好な結晶性を有するGaInN発光層を形成することは困難である。

本発明の目的は、単結晶の窒化物系半導体層上にその窒化物系半導体層よりも大きな格子定数を有し、かつ、良好な結晶性を有する能動素子領域が形成された窒化物系半導体素子およびその製造方法を提供することである。

【課題を解決するための手段および発明の効果】
第1の発明に係る窒化物系半導体素子は、単結晶の窒化物系半導体からなる第1の層と、第1の層の格子定数よりも大きい格子定数を有する単結晶窒化物系半導体を含む発光層とがこの順で形成された窒化物系半導体素子であって、第1の層と発光層との間に、少なくとも一部が非単結晶の窒化物系半導体からなる第2クラッド層が形成されたものである。

本発明に係る窒化物系半導体素子においては、第2クラッド層の少なくとも一部が非単結晶状態の窒化物系半導体からなる。ここで、非単結晶状態とは非晶質の状態または多結晶の状態から構成されてもよい。特に、多結晶の状態から構成されることが好ましい。

第2の発明に係る窒化物系半導体素子の製造方法は、単結晶の窒化物系半導体からなる第1の層上に、少なくとも一部が非単結晶状態の窒化物系半導体からなる第2クラッド層を形成する工程と、第2クラッド層上に単結晶の窒化物系半導体からなる第1クラッド層を形成する工程と、第1クラッド層上に第1の層の格子定数よりも大きい格子定数を有する単結晶の窒化物系半導体を含む発光層を形成する工程とを含み、第2クラッド層は、第1の層のIn組成と第1クラッド層のIn組成との中間のIn組成を有し、第1の層の格子定数よりも大きくかつ発光層の単結晶窒化物系半導体の格子定数よりも小さい格子定数を有する1または複数の層を含むものである。

【発明の実施の形態】
以下においては、本発明に係る半導体素子の一例として、半導体レーザ素子について説明する。

図1は本発明の第1の実施の形態における半導体レーザ素子を示す模式的な斜視図である。

図1に示すように、サファイア(0001)面基板1上に膜厚15nmのAlGaNバッファ層2が形成されている。このバッファ層2上に膜厚0.5μmのアンドープGaN層3、膜厚4μmのn−GaNコンタクト層4、膜厚1μmのn−GaInN第2クラッド層5、膜厚50nmのn−GaInN第1クラッド層6および多重量子井戸(MQW)構造を有するGaInN発光層7が形成されている。

さらに、GaInN発光層7上に、膜厚40nmのp−GaInN第1クラッド層8、膜厚20nmのGaInN層と膜厚20nmのGaN層との多層膜からなる膜厚0.3μmのp−第2クラッド層9が形成されている。

また、p−第2クラッド層9上には幅2μmのストライプ形状の電流通路11を挟んで膜厚0.2μmのシリコン窒化物からなる電流狭窄層12が形成されている。さらに、電流通路11および電流狭窄層12の上部にはp−キャップ層10が形成されている。また、p−キャップ層10からn−GaInN第2クラッド層5までが幅8μmのメサ状に形成されており、p−キャップ層10上にp電極13が形成されている。

図2〜図6は、図1に示す半導体レーザ素子の製造工程を示す模式的な工程断面図である。

図1の半導体レーザ素子100の作製方法を図2〜図6を用いて説明する。
半導体レーザ素子100の作製時には、まず、図2に示すように、基板温度を600℃に保ち、サファイア(0001)面基板1上にAlGaNからなるバッファ層2を形成する。次に、基板温度を1150℃に保ちアンドープGaNからなるアンドープGaN層3およびSiドープGaNからなるn−GaNコンタクト層4を形成する。

さらに、基板温度を600℃に保ち、SiドープGa0.7In0.3Nからなるn−GaInN第2クラッド層5を形成する。その後、基板温度を880℃に保ち、SiドープGa0.5In0.5Nからなるn−GaInN第1クラッド層6を形成する。さらに、基板温度を850℃に保ち、アンドープGa0.4In0.6NからなるGaInN障壁層およびアンドープGa 0.3 In 0.7 NからなるGaInN井戸層とを交互に積層し、5層のGaInN障壁層および4層のGaInN井戸層の多重量子井戸(MQW)構造を有するGaInN発光層7を形成する。

最後に基板温度を880℃に保ち、アンドープGa0.5In0.5Nからなるp−GaInN第1クラッド層8およびアンドープGa0.5In0.5NからなるGaInN層とMgドープGaNからなるGaN層との多層膜からなるp−第2クラッド層9を順に成長させる。

続いて、図3に示すように、p−第2クラッド層9の全面に、例えばECR(電子サイクロトロン共鳴)プラズマCVD法により、厚さ0.2μm程度のSi3 N4 等のシリコン窒化物からなる電流狭窄層12を形成する。次に、フォトリソグラフィおよびBHF(緩衝フッ酸)によるウェットエッチングで、幅2μm程度のストライプ状の領域のシリコン窒化物を除去し、p−第2クラッド層9を露出させる。それにより、ストライプ状の電流通路11が形成される。

次に、図4に示すように、例えば76Torrの減圧MOVPE法により、電流狭窄層12上およびストライプ状の電流通路11内のp−第2クラッド層9上にp−GaNからなるp−キャップ層10を形成する。この際、p−第2クラッド層9の露出した部分に選択的にp−GaNが成長するように、成長条件を適切に調整する。例えば、基板温度を約100℃上昇させ、NH3 の量を約3倍に増加させる。

このような条件下で成長を行うと、p−第2クラッド層9の露出した部分にp−GaNが成長し、電流通路11あたる部分が形成される。一方、電流狭窄層12上にはp−GaNは結晶成長しない。引続き結晶成長を継続すると、p−GaNが電流通路11上に成長するとともに、電流通路11上に成長したp−GaNの側面から横方向に結晶成長が開始し、電流狭窄層12上にp−GaNからなるp−キャップ層10が形成される。例えば、電流通路11にあたる部分を中心として幅約8μmでp−キャップ層10が形成される。

この結果、p−第2クラッド層9とp−キャップ層10とは幅2μm程度のストライプ状の電流通路11で接続され、p−第2クラッド層9とp−キャップ層10との間に、電流通路11の部分を除いて、厚さ0.2μm程度のSi3 N4 からなる電流狭窄層12が形成される。p―キャップ層10の最終的な膜厚は、約1μmである。

次に、図5に示すように、メタルマスクおよびEB(電子ビーム)蒸着法を用いて、キャップ層10を含む領域に、例えば幅10μm程度のストライプ形状で厚さ3〜5μmのNi膜を蒸着する。このNi膜をマスクとして用い、例えばCF4 をエッチングガスとして用い、反応性イオンエッチング(RIE)法により、n−GaNコンタクト層4が露出するまでp−キャップ層10からn−GaNコンタクト層4までをメサ状にエッチングする。その後、マスクとして用いたNi膜を塩酸等を用いて除去する。

さらに、図6に示すように、Si3 N4 等の絶縁膜15をECRプラズマCVD法、フォトリソグラフィおよびエッチングによりp−キャップ層10からn−GaNコンタクト層4までの側面および電極形成領域を除いたn−GaNコンタクト層4の上面に形成する。そして、n−GaNコンタクト層4の露出した表面上に、例えばAu/Tiからなるn電極14を形成し、p−キャップ層10上にAu/Pdからなるp電極13を形成する。

最後に、例えばへき開により、ストライプ状の電流通路11に沿った方向に共振器長300μmの共振器構造を形成する。それにより、図1の構造を有する半導体レーザ素子100が形成される。

上記の各層2〜10は大気圧のMOVPE法(有機金属化学的気相成長法)により成長させる。この場合、原料ガスとして、トリメチルアルミニウム(TMAl)、トリメチルガリウム(TMGa)、トリメチルインジウム(TMIn)、NH3 、シランガス(SiH4 )、シクロペンタジエニルマグネシウム(Cp2 Mg)を用いる。ここでは、n型ドーパントとしてSiを用いており、p型ドーパントとしてMgを用いている。

表1に示すように、本実施の形態においては、Ga0.7In0.3Nからなるn−GaInN第2クラッド層5を600℃と低い基板温度で成長させる。このように成長時の基板温度を低くすることにより、非単結晶状態のn−Ga0.7 In0.3 Nが成長する。したがって、形成されたn−GaInN第2クラッド層5は、全体が非単結晶状態のn−Ga0.7 In0.3 Nから構成される。

本実施の形態において、n−GaInN第2クラッド層5以外の各層2〜4,6〜10は、全体が単結晶状態の窒化物系半導体から構成される。

上記のように、n−GaNコンタクト層4とn−GaInN第1クラッド層6との間にn−GaNコンタクト層4のIn組成とn−GaInN第1クラッド層6のIn組成との中間のIn組成を有し、かつ、多結晶n−GaInN層20aを含むn−GaInN第2クラッド層20を設けることにより、n−GaNコンタクト層4の格子定数と、n―GaInN第1クラッド層6の格子定数またはGaInN発光層7の格子定数との差により発生する歪が緩和される。この場合、n−GaInN第2クラッド層5の膜厚を1μmと大きくしても、クラックが発生しない。それにより、n−GaInN第2クラッド層5上に良好な結晶性を有するIn組成の大きいn−GaInN第1クラッド層6およびGaInN発光層7を形成することが可能となる。

以上のようなIn組成が大きくかつ良好な結晶性を有するGaInN発光層7を有する半導体レーザ素子100においては、長波長の発光を得ることが可能となる。
