【発明の属する技術分野】
本発明は、数mm程度以下の微細な部品の製造方法に関するものである。

【従来の技術】
半導体集積回路装置の製造技術を応用して、マイクロマシン等に用いる極めて微細な部品を形成する微細加工技術の研究が、近年活発になってきている。この微細加工技術を用いて、基板上に形成された複数の微細部品を得ることが可能である。なお、微細部品の定義の一例としては、全長が5mm以下程度、厚さが1mm程度以下のものをいう。図3は従来の微細部品の形成方法を示す断面図である。図3を参照にして従来の微細部品の形成方法について説明する。

図3(a)にて基板準備工程を説明する。まず、導電性を有する基板11を用意する。基板11としては、金属基板、または表面に導電性薄膜を形成したSi、SiC、SiNあるいはAlN等の絶縁性基板などが使用される。

図3(b)にて樹脂パターン形成工程を説明する。上記工程で得られた基板11上面に、製造する部品の形状に応じた微細な開口部12を有し、部品の厚さに応じた樹脂パターン13を形成する。形成方法としては、基板上面でリソグラフィーを行い樹脂パターンを形成しても良いし、あらかじめ用意された樹脂パターンを基板上面に貼り付けても良い。リソグラフィーとしては紫外線リソグラフィー、電子線リソグラフィーまたはX線リソグラフィー等の方法が使用される。あらかじめ用意された樹脂パターンは射出成形、RIM(反応性射出成形)またはホットエンボス等の方法で作成される。

図3(c)にて金属パターン成形工程を説明する。上記工程で得られた樹脂パターンの開口部12を埋めるように、基板11の導電部を給電部として電鋳を施し、金属層14を形成する。

図3(d)にて樹脂パターン除去工程を説明する。上記工程で得られた基板11上に形成された樹脂パターン13と樹脂パターンの開口部12に埋められた金属層14のうち樹脂パターン13だけを除去することにより、基板11上に形成された複数の微細部品15として残すことができる。

この微細部品を基板上から分離する方法として、主に以下の3種類が従来知られている。

例として、特開平11−44708号公報に本方法が開示されている。図4は基板の表面に形成された微細部品を接着テープを用いて基板から剥離する方法の断面図を示す。まず図4(a)に示す基板11の表面に形成された微細部品15に図4(b)に示す接着テープ23を貼り付け、図4(c)に示すように基板上方向へ引っ張って微細部品を基板から剥離する。この接着テープは基板と微細部品の接着力より大きい接着力を有することが必要である。次に図4(d)に示すようにピンセットなどで微細部品を接着テープから剥離する。

図5は基板の表面に形成された微細部品を基板エッチングすることで基板から剥離する方法の断面図を示す。図5(a)に示す基板11上に形成された微細部品15を、図5(b)に示すように基板背面から基板を溶かして、図5(c)に示すように微細部品を分離する(バックエッチング)。基板は数100μmから数mm程度の厚さを有する金属基板やシリコン基板などが用いられる。バックエッチングでは基板を溶解できる溶液(エッチャント)25が使用され、溶解速度が速いウェットプロセスが用いられることが多い。

図6は基板の表面に形成された微細部品を基板の犠牲層をサイドエッチングすることで基板から剥離する方法の断面図を示す。図6(a)に示す犠牲層26を上面に有する基板11上に成形された微細部品15を、図6(b)に示す犠牲層を溶解できるエッチャント27を内包した容器28内に浸けて犠牲層を溶かして、図6(c)に示すように微細部品を分離する(サイドエッチング)。犠牲層は数μm以下の金属が用いられる。サイドエッチングでは溶解速度が速いウェットプロセスが用いられることが多い。

【発明が解決しようとする課題】
接着テープを用いて基板から剥離する方法では、基板から微細部品を分離した後に、接着テープから微細部品を一つずつピンセットなどで剥離する必要がありまた剥離する際に微細部品がバラバラになってしまう。また微細部品に接着剤残さが付着する問題が生じる場合があった。

基板をバックエッチングする方法では、エッチングに長時間を要するという問題があった。またエッチング終了時、微細部品は溶液中に分散してバラバラになってしまうため、エッチング前後で微細部品の相互の位置が変わる。このため、前記微細部品のうちで一部の微細部品に不良品が発生した場合、発生した不良品が基板表面上のどの位置にあったかを識別することは困難であった。また微細部品が溶液中で接触するため損傷が生じるという問題があった。

犠牲層をサイドエッチングする方法では、エッチング終了時、微細部品は溶液中に分散してしまうため、エッチング前後で微細部品の相互の位置が変わる。このため、前記微細部品のうちで不良品が発生した場合に不良品の発生箇所をつきとめることは困難であった。また微細部品が溶液中で接触するため損傷が生じるという問題があった。

そこで、本発明は微細部品に接着剤残さが付着する問題がなく、不良品が発生した場合に不良品発生箇所を容易につきとめることができ、微細部品の接触による損傷のない、微細部品の製造方法を提供することを目的とする。

【課題を解決するための手段】
上記目的を達成するために、本発明に基づく微細構造の製造方法では、基板の表面に互いに一定の配置で形成された複数の微細部品を、互いに固定する固定手段により、前記微細部品の配置を固定する固定工程と、前記基板と前記固定手段とを相対的に異なる方向に移動することにより前記基板から前記微細部品を剥離する工程を含む。

この構成は、微細部品の相互の位置を変えずに基板の表面から微細部品を分離できるので、前記微細部品のうちで一部の微細部品に不良品が発生した場合、発生した不良品が基板表面上のどの位置にあったかを識別することが可能である。またエッチング溶液を使用しないプロセスなので、微細部品が溶液中で接触するために生じる損傷を回避することができる。

樹脂モールドは、熱可塑型樹脂の射出成型によって形成され、かつ該射出成型時の温度が該熱可塑型樹脂の融点以上300℃以下であることが好ましい。射出成型時の温度を300℃以下にすることにより、射出成型温度からの冷却時に生じる、微細部品と樹脂の界面での剥離の問題を回避できる。

樹脂モールドは、軟化点以上に加熱した熱可塑型樹脂を、前記基板表面上の微細部品に対向させて、押しつけることにより形成されることが好ましい。この構成を採用することにより、射出成型による樹脂注入と比べ、樹脂流動による微細部品の倒し込みをより少なくすることができる。

樹脂モールドは、常温で流動性を有する樹脂を前記基板表面上の微細部品の隙間部分に注入した後に硬化させることにより形成することが好ましい。樹脂は、熱硬化型樹脂、二液混合型硬化樹脂、光硬化型樹脂などの各種硬化型樹脂を用いることが可能である。この構成を採用することにより、熱可塑型樹脂を用いる方法に比べ、樹脂軟化点以上の加熱が不要となる。なかでも光硬化型樹脂はより短時間で硬化できる点で好ましい。

樹脂モールドに用いる樹脂には、離型剤を0.01phr以上含むことが好ましい。この構成を採用することにより、基板と樹脂モールドとを相対的に異なる方向に移動することにより基板から微細部品を剥離する工程において、微細部品の剥離が容易である。また離型剤を10phr以下含むことが好ましい。この構成を採用することにより、十分な樹脂硬化が得られないという離型剤による反応阻害効果の問題を回避できる。

基板の表面に互いに一定の配置で形成された複数の微細部品全体を樹脂モールドで覆うことにより、前記微細部品の配置を固定し、前記基板と前記樹脂モールドとを相対的に異なる方向に移動することにより前記基板から前記微細部品を剥離することにより、前記基板から剥離された前記樹脂モールド表面には前記微細部品が埋まっている。前記樹脂モールドから前記微細部品を微細部品の相互の位置を変えずに取り出す方法として、前記樹脂モールドを、酸素プラズマによるアッシングによって除去する工程を含むことが好ましい。酸素プラズマによるアッシングは樹脂モールドだけを除去し、微細部品にはなんら力が加えられないので、微細部品を損傷することなく樹脂が除去され、微細部品の相互の位置は変わらずに微細部品を樹脂モールドから分離することができる。また、この構成は接着テープを用いないので、微細部品に接着剤残さが付着する問題を回避できる。

【発明の実施の形態】
以下、本発明の実施の形態として、微細部品を製造する方法を、図1および図2を参照しながら以下に説明する。図1は本発明に従う微細部品の製造方法を示す断面図である。図2は本発明に従うホットエンボスによる樹脂注入を用いた、微細部品の製造方法を示す断面図である。

図1(a)にて基板準備工程を説明する。まず、導電性を有する基板11を用意する。基板11としては、金属基板、または表面に導電性薄膜を形成したSi、SiC、SiNあるいはAlN等の絶縁性基板などが使用される。また必要に応じて金属基板上面に上記金属基板とは異なる金属の導電性薄膜を形成したものとしても良い。異なる金属の導電性薄膜を形成することで、金属表面に不動態層ができるので微細部品と基板あるいは基板上に形成された導電性薄膜との密着力を任意に選定することができる。導電性薄膜を形成する方法は、真空蒸着法、スパッタリング法、鍍金あるいはCVD(Chemical Vaper Deposition)法等の一般に知られている方法を用いることが可能である。

図1(b)にて樹脂パターン形成工程を説明する。上記工程で得られた基板11上面に、微細な開口部12を有した樹脂パターン13を形成する。例えば樹脂にはポリメチルメタクリレート(PMMA)、樹脂厚さは約1mm厚程度の場合が多い。形成方法としては、基板上面でリソグラフィーを行い樹脂パターンを形成しても良いし、あらかじめ用意された樹脂パターンを基板上面に貼り付けても良い。リソグラフィーとしては紫外線リソグラフィー、電子線リソグラフィーまたはX線リソグラフィー等の方法が使用される。あらかじめ用意された樹脂パターンは射出成形、RIM(反応性射出成形)またはホットエンボス等の方法で作成される。

図1(c)にて金属パターン成形工程を説明する。上記工程で得られた樹脂パターンの開口部12を埋めるように、基板11の導電部を給電部として電鋳を施し、金属層14を形成する。電鋳材料として銅、ニッケル、コバルト、マンガン、ニッケルーコバルト合金、ニッケルーマンガン合金などが使用可能であるが、必要とする部品ごとに適した材料が選択可能である。また必要に応じて、開口部12内に形成された金属層14の上面を樹脂パターンごと研磨することができ、金属層の厚さの均一性および金属層上面の平坦性を向上できる。

図1(d)にて樹脂パターン除去工程を説明する。上記工程で得られた基板11の表面に形成された樹脂パターン13と樹脂パターンの開口部12に埋められた金属層14のうち、樹脂パターン13だけを酸素プラズマアッシングで除去することにより、基板11上に形成された複数の微細部品15のみを残すことができる。

図1(e)、図1(f)にて基板表面上の微細部品全体を樹脂モールドで覆う工程と剥離の工程を説明する。上記工程で得られた、基板11の表面に形成された微細部品15の隙間部分にあらたな樹脂をモールドし、硬化させる。樹脂をモールドする方法は、射出成型、ホットエンボス及び溶液流し込みが可能である。硬化方法は、樹脂の種類に応じて、冷却硬化、熱硬化、二液混合硬化、光硬化が使用可能である。これにより微細部品15と基板11との接触面を除いて微細部品15を包み込むように樹脂型16を形成することができる。次に、前記基板11を固定し、前期微細部品15を把持した樹脂型16を引っ張って、基板11から剥離することで、微細部品15を基板11から分離できる。樹脂型16を引っ張る方向は、前記基板11と前記微細部品15の接触面に対して水平方向でも垂直方向でも良い。
樹脂厚は、剥離するのに適切な厚さを決めればよく、好ましくは10mm程度以上50mm程度以下である。10mm程度以下では剥離操作がやりづらく、50mm程度以上では使用する樹脂量が多くコストアップとなる。射出成形に用いる樹脂としては、ポリアセタール(POM)、ポリメチルメタクリレート(PMMA)、ポリカーボネート(PC)の他にポリエチレンやポリプロピレンといった融点を有する熱可塑型樹脂、ポリスチレンやABS樹脂といった融点を有さない熱可塑型樹脂も使用可能である。

図1(e)、図1(f)にて説明した基板表面上の微細部品全体を樹脂モールドで覆う工程と剥離の工程に相当する、特にホットエンボスによる樹脂モールドで覆う工程と剥離の工程を図2(a)、図2(b)、図2(c)にて説明する。ホットエンボスは、熱可塑型樹脂16を軟化点以上に加熱し、前記基板上11の表面に形成された微細部品15と対向させ、押しつけてモールド後、冷却して樹脂を硬化させる方法である。

剥離する前に、微細部品15を把持した樹脂型16と基板11の密着力を低下させることにより、より少ない剥離力で剥離することが好ましい。剥離力をより少なくするすることで、より損傷の少ない微細部品の分離ができる。微細部品15を把持した樹脂型16と基板11の密着力を低下させるには、離型剤を用いる。

離型剤は、基板11上に噴霧して塗布する方法と上記樹脂にあらかじめ定められた離型剤を添加する方法が可能である。離型剤を樹脂に添加する後者の方法は、離型剤の分布の均一性がより良いので好ましい。離型剤の添加量が多くなると、樹脂硬化に長時間を要するという反応阻害要因が生じ、またコストアップになるため、適量の離型剤を添加することが好ましい。

また上記いずれの方法も、離型剤としては、有機酸エステル系離型剤、有機酸系離型剤および高級アルコール系離型剤が反応阻害要因が小さいのでより好ましい。

また分離後は、必要に応じて、微細部品15を把持した樹脂型16の基板11と接触していた面だけを研磨処理、表面鍍金処理または薬品処理等でき、微細部品15の厚み均一性および表面平坦性を向上できる。

図1(g)にて樹脂モールド除去工程を説明する。まず微細部品15を把持した樹脂型16をプラズマ装置内のプレート18上に置く。次にプラズマ17を用いてアッシング処理し、微細部品15を把持した樹脂を除去することで、微細部品15は樹脂型16から解放され、プレート18上で個別に取り扱うことができる。プラズマアッシングは液相ではなく気相を用いた除去方法なので、微細部品が溶液中に分散することなく、微細部品の相互の位置は変わらない。

【実施例】
表1に実施例を示す。実施例1〜3はポリアセタール(POM)、ポリメチルメタクリレート(PMMA)、ポリカーボネート(PC)の熱可塑型樹脂を、厚さ約5mm厚のステンレス基板上に形成された底面積1000μm2、高さ100μmの円柱構造を有した微細部品に射出成型で注入した例である。

表1に示すように、各熱可塑性樹脂を、各設定温度で、成型圧力約1〜6MPaで射出成型した。射出成型後冷却して樹脂を硬化させ、離型力約0.1〜2MPaで剥離し、分離性と倒れ及び移動について顕微鏡で観察し評価した。

結果、射出成型時の温度が高くなると、微細部品の分離性が悪化することがわかった。これは樹脂と金属の膨張係数は2桁程度異なるため、射出成型温度からの冷却時に微細部品と樹脂モールドの界面で剥離が生じ、樹脂モールドと微細部品との密着力が低下するため、樹脂モールドを基板から剥離する工程において、微細部品を基板から剥離できないことが要因であると推定している。

微細部品の倒れ及び移動は、射出成型時の粘度が主要因である。粘度が大きくなると樹脂の射出成型時に、基板上に自立している微細部品を倒したり、樹脂に押し流されて移動してしまう。実施例1〜3より、5000Pa・s以下の粘度で射出成型すれば微細部品の倒れ及び移動が特に少ないことがわかった。

表2に示す実施例4〜7では射出成型以外の注入方法として、ホットエンボス及び溶液流し込みについて試験した。実施例6で用いた樹脂はスコッチキャスト(住友スリーエム製)、実施例7で用いた樹脂はサンラッドVXC201(三洋化成製)である。樹脂注入、硬化及び剥離の実施結果を表2に示す。評価基準は、微細部品の分離性については、全微細部品に対する分離できなかった微細部品の割合が1%未満を○、1%以上5%未満を△、5%以上を×として評価した。微細部品の倒れ及び移動については、全微細部品に対する倒れ及び移動が生じた微細部品の割合が1%未満を○、1%以上5%未満を△、5%以上を×として評価した。

実施例4のホットエンボスによる樹脂注入方法では、樹脂注入後、冷却して樹脂を硬化させ、離型力約0.1〜2MPaで剥離し、分離性と倒れ及び移動について顕微鏡で観察し評価した。結果、射出成型のように高粘度樹脂は流動がないので、微細部品の倒し込みがより少なく、剥離性も良好であった。

実施例5〜7の溶液流し込みによる樹脂注入方法では、熱硬化型樹脂、二液混合型硬化樹脂、光硬化型樹脂を用い、表2に示す条件で硬化させ、離型力約0.1〜2(MPa)で剥離し分離性と倒れ及び移動について顕微鏡で観察し評価した。

これらの硬化型樹脂を用いる方法は、熱可塑性樹脂を用いる方法に比べ、樹脂軟化点以上の加熱が不必要あった。光硬化型樹脂はより短時間で硬化できる点で好ましい。

試験の結果、実施例5〜7のいずれも、分離性と倒れ及び移動について良好な結果を得た。これらの中では、熱硬化PMMAが最も分離性が良好であった。

次に、離型剤を樹脂に添加し、微細部品の分離性と樹脂硬化性について試験した(実施例8〜10及び比較例1,2)。樹脂には熱硬化PMMAを、添加剤には有機酸系離型剤を用いて、試験条件は実施例5と同条件で実施した。
樹脂硬化後、離型力約0.1〜2MPaで剥離し分離性と硬化性について評価した。結果を表3に示す。評価基準は、微細部品の分離性については、全微細部品に対する分離できなかった微細部品の割合が1%未満を○、1%以上5%未満を△、5%以上を×として評価した。樹脂硬化性については、硬化時間が10未満を○10分以上を×として評価した。

試験の結果、離型剤配合量が0(PHR)では、微細部品の分離性と樹脂硬化性はいずれも良好であった。基板と樹脂型との分離性は、樹脂型の一部が基板に残っていた。離型剤配合量が12(PHR)では、反応効果阻害が生じ十分な樹脂硬化が得られず、分離性の試験はできなかった。離型剤配合量が0.01、5,10(PHR)では、微細部品の分離性と樹脂硬化性はいずれも良好であった。基板と樹脂型との分離性は、樹脂型が完全に基板からできた。

In order to achieve the above object, in the method for manufacturing a microstructure according to the present invention, the fine parts are arranged by fixing means for fixing a plurality of fine parts formed on the surface of the substrate to each other in a fixed arrangement. The resin mold is preferably formed by pressing a thermoplastic resin heated to a softening point or more against a fine component on the substrate surface. The resin mold is preferably formed by injecting a resin having fluidity at room temperature into a gap between fine parts on the substrate surface and then curing the resin. As the resin, various curable resins such as a thermosetting resin, a two-component mixed curable resin, and a photocurable resin can be used. By adopting this configuration, heating above the resin softening point becomes unnecessary as compared with a method using a thermoplastic resin. Among these, a photocurable resin is preferable in that it can be cured in a shorter time.

The resin used for the resin mold preferably contains 0.01 phr or more of a release agent. Table 1 shows examples. In Examples 1 to 3, a thermoplastic resin of polyacetal (POM), polymethyl methacrylate (PMMA), and polycarbonate (PC) is formed on a stainless steel substrate having a thickness of about 5 mm and a bottom area of 1000 μm 2 and a height of 100 μm. This is an example of injection by injection molding into a fine part having a cylindrical structure.

As shown in Table 1, each thermoplastic resin was injection molded at a set pressure and a molding pressure of about 1 to 6 MPa. The resin was cured by cooling after injection molding, and was peeled off with a release force of about 0.1 to 2 MPa, and the separation property, collapse and movement were observed and evaluated with a microscope.

As the evaluation criteria, the separation ratio of the fine parts was evaluated by evaluating the ratio of fine parts that could not be separated from all the fine parts as less than 1%, ◯, 1% or more but less than 5%, and 5% or more as x. In Examples 4 to 7 shown in Table 2, hot embossing and solution pouring were tested as injection methods other than injection molding. The resin used in Example 6 is Scotch Cast (manufactured by Sumitomo 3M), and the resin used in Example 7 is Sunrad VXC201 (manufactured by Sanyo Kasei). Table 2 shows the results of resin injection, curing, and peeling. In the resin injecting method by solution pouring of Examples 5 to 7, a thermosetting resin, a two-component mixed curable resin, and a photocurable resin were used and cured under the conditions shown in Table 2, with a release force of about 0.1 to 0.1. Compared with the method using a thermoplastic resin, the method using these curable resins did not require heating above the resin softening point. The photocurable resin is preferable in that it can be cured in a shorter time.

As a result of the test, all of Examples 5 to 7 obtained good results with respect to separability, collapse, and movement. Among these, thermosetting PMMA showed the best separation.

Next, a mold release agent was added to the resin, and the separation of fine parts and resin curability were tested (Examples 8 to 10 and Comparative Examples 1 and 2). Thermosetting PMMA was used for the resin, and an organic acid release agent was used for the additive, and the test conditions were the same as in Example 5.
After the resin was cured, it was peeled off with a release force of about 0.1 to 2 MPa and evaluated for separability and curability. The results are shown in Table 3. As the evaluation criteria, regarding the separation of fine parts, the ratio of fine parts that could not be separated with respect to all fine parts was evaluated as ○ when less than 1%, Δ when 1% or more and less than 5%, and × when 5% or more. For resin curability, the curing time of less than 10 was evaluated as x for 10 minutes or more.

As a result of the test, when the compounding amount of the release agent was 0 (PHR), the separability of fine parts and the resin curability were both good. With respect to the separation between the substrate and the resin mold, a part of the resin mold remained on the substrate. When the compounding amount of the release agent was 12 (PHR), the reaction effect was inhibited and sufficient resin curing could not be obtained, and the separability test could not be performed. When the compounding amount of the release agent was 0.01, 5, 10 (PHR), the separability of fine parts and the resin curability were both good. The separability between the substrate and the resin mold was such that the resin mold was completely made of the substrate.
