本出願は、1998年1月30日出願の「エキシマレーザー用フッ素制御システム」という題の第09/016,525号、及び1998年7月20日出願の「自動フッ素制御システム」という題の第09/109,596号の一部継続出願である。本発明は、エキシマレーザーに関し、特にエキシマレーザーのレーザーガスを制御する装置と方法に関する。

(発明の背景)
エキシマレーザーは良く知られている。エキシマレーザーの重要な用途は、集積回路のリソグラフィー用の光源を提供することである。集積回路のリソグラフィー用にかなりの数が供給されているエキシマレーザーの種類は、248nmの波長の紫外線を生じるKrFレーザーである。同じようなエキシマレーザーであるArFレーザーは、193nmの紫外線を供給し、F2レーザーは157nmで作動する。これらのレーザーは、典型的には1,000Hz等のパルス繰返し数でパルスモードで作動する。レーザービームは、ゲイン媒体を含有するレーザーチャンバー内で発生する。このゲイン媒体は、長さ約28インチで約5/8インチ離れた2つの細長い電極の間をレーザーガスを通して放電することにより生じる。放電は、電極間に約20,000ボルト等の高電圧をかけることにより生じる。KrFレーザー用のレーザーガスは、典型的にはクリプトン約1%、フッ素0.1%、ネオン約99%である。ArFレーザー用のレーザーガスは、典型的にはアルゴン約3〜4%、フッ素0.1%、ネオン約96〜97%である。F2レーザーでは、F2約0.15%、残りHeである。どちらの場合も、約1,000Hzの高いパルス繰返し数を達成するためには、ガスを約500〜1,000インチ/秒の速度で電極間を循環させる必要がある。

フッ素は最も反応性の元素であり、電気放電の間にイオン化されるとき更に反応性になる。フッ素耐性のあるニッケルめっきアルミニウム等のレーザーチャンバ材料内で使用するときは、特に注意する必要がある。更に、レーザーチャンバは、フッ素で前処理して、レーザーチャンバの内側上にパッシフィケーション(passification)層を作る。しかし、特別の注意をしても、フッ素は壁及び他のレーザー部品と反応して、金属フッ素汚染物質を生じ、その結果フッ素ガスが比較的規則的に消耗する。これらの消耗率は、多くの要因によるが、あるレーザーの有効寿命のある特定の時間においては、レーザーが作動していれば、消耗率は主にパルス繰り返し数と負荷率による。レーザーが作動していなければ、消耗率はかなり減少する。ガスが循環していなければ、消耗率はさらに減少する。この消耗を補うため、典型的には新しいフッ素が約1〜3時間の間隔で噴射される。純粋なフッ素を噴射するのではなく、典型的にはKrFレーザー内にフッ素1%、クリプトン1%、ネオン98%の混合物を噴射する。例えば、リソグラフィーに使用する特別に処理した高品質1000HzのKrFエキシマレーザーでは、フッ素の消耗を補うために噴射されるフッ素、クリプトン、ネオン混合物の量は、レーザーが作動していずレーザーガスが循環していないときの約5scc/時間から、レーザーが1000Hzで連続的に運転しているときの180scc/時間まで変化する。チャンバのファンがレーザーガスを循環しているがレーザーは点弧していないときの典型的な噴射速度は、約10scc/時間である。

リソグラフィーに使用する典型的なKrFとArFエキシマレーザーでは、フッ素濃度が実質上約0.08%〜0.12%の範囲で、KrFに付いて約10mJ/パルス、ArFに付いて5mJ/パルスの所望のパルスエネルギーの高品質の再現可能なパルスを得ることが出来る。通常のレーザー作動範囲で、所望のパルスエネルギーを生じるのに必要な放電電圧は、(他のレーザーパラメータがほぼ一定と仮定して)フッ素濃度が減少すると増加する。図1は、10mJと14mJの一定のパルスエネルギーに付いて、放電電圧とフッ素濃度の間の典型的な関係を示す。15kV〜20kVの範囲の放電電圧は、典型的にはフィードバックシステムにより制御される。このフィードバックシステムは、所望のレーザーパルスエネルギーを生じるのに(パルス圧縮−増幅回路で)必要な放電電圧を生じるのに必要な充電電圧(約550V〜800Vの範囲)を計算する。それゆえ、このフィードバック回路は、電源に「コマンド電圧」信号を送信し、充電電圧パルスを供給する。

従来技術では、典型的には放電電圧とフッ素濃度の間の関係を使用して、フッ素が連続的に消耗しても一定のパルスエネルギーを保持してきた。従来技術のエキシマレーザーの放電電圧は、非常に迅速で正確に変化させることが出来、また電気的フィードバックで制御して一定のパルスエネルギーを保持することが出来る。過去においては、フッ素濃度の正確で精密な制御は、困難であった。それゆえ、典型的な従来技術のKrFとArFレーザーシステムでは、フッ素濃度は約1〜5時間の間減少するままにされ、一方放電電圧はフィードバック制御システムにより調整され、一定のパルスエネルギー出力を保持した。約1から数時間の間隔で周期的に、数秒間の短い噴射時間の間フッ素が噴射される。従って、通常の動作では、フッ素濃度は、(例えば)約1から数時間の間に約0.1%から約0.09%に次第に減少し、一方充電電圧は、同じ時間に例えば約600Vから約640Vに増加する。約1から数時間の終期(電圧は約640Vまで動いている)にフッ素を噴射することにより、フッ素濃度は約0.10%まで戻り、(一定のパルスエネルギーを保持する)フィードバック制御は、自動的に電圧を600Vまで減少させる。この基本的なプロセスは、典型的には数日間繰り返される。噴射は、典型的には、特別に作られた制御アルゴリズムに基づいて制御器により制御されて、自動的に実行される。

図2に示すように、従来のエキシマレーザーは、典型的にはチャンバガスの流れの一部を金属フッ素トラップを通して迂回させ、汚染を除去する。レーザービーム2は、ラインナローイングモジュール(line narrowing module)(LNM)8と出力カプラー(OC)10により定義される共振空洞内のチャンバ6内の電極4(図2には上部電極のみを示す)間のゲイン媒体中で生じる。レーザーガスは、接線ブロアーにより電極4の間を循環する。循環する流れの小部分は、ブロアー12の下流のポート14で引出され、金属フッ素トラップ16を通って方向付けられ、クリーンなガスがウィンドーハウジング18と20を通って、チャンバに戻され、ウィンドーにレーザーのデブリが付かないようにする。各レーザーパルスの非常に小部分は、ビームスプリッター22とパルスエネルギーモニター24によりサンプリングされ、非常に速いフィードバック制御ループで、制御器26が、高電圧充電回路28を調節することにより、電極放電電圧を制御し、パルスエネルギーを所望の範囲内に保持する。この高電圧充電回路は、充電電流を電圧圧縮増幅回路30に供給し、それが次に非常に高電圧の電気パルスを電極4間にかける。長期間にわたって、制御器26は、ガス制御器27を通じて、制御弁32でフッ素噴射を調節することにより、チャンバ6内のフッ素濃度を制御する。特別の制御アルゴリズムにより、周期的に所定の量のフッ素が噴射される。高電圧が所定の限度まで増加するか、又は所定数のパルス(例えば3百万パルス)の後に噴射するとき、又は所定の時間が経過した後(例えば、レーザーなしで6時間)、又はパルスと時間と電圧の組合せにより、これらの噴射は要求される。典型的には、2つのガス源を使用できる。KrFレーザー用の典型的なフッ素源34は、F21%、Kr1%、Ne98%である。チャンバを初期に又は再度充填するとき、又は何等かの理由によりF2濃度が高くなりすぎると、Kr1%、Ne99%のバッファーガス源36からも、制御器26により弁38を通じてガスを出すことが出来る。レーザーガスは、弁40を通って排気することが出来、チャンバは真空ポンプ42により真空引きすることが出来る。排気ガスは、F2トラップ44によりF2をクリーニングされる。

図3は、上述した従来技術のフッ素噴射技術の結果を示す。電圧値は制御電圧コマンドの平均値を表し、間接的に充電電圧の平均値を表す。数日間の期間で、コンタミネーションはレーザーガス内に次第に蓄積するので、通常は、約5〜10日の間隔でレーザー中のほぼ全てのガスを新しいレーザーガスで置換することが好ましい。

本出願人は、パルスエネルギー安定性、波長安定性、バンド幅等のビームパラメーターは、フッ素濃度の変化に非常に敏感であることを見出した。又、経験からレーザーは時が経つと、ビームパラメーターの最適な組合せをを与えるフッ素濃度も変化することが分かった。また、背景技術の部分で述べたように、レーザーの寿命のある特定の点で、フッ素濃度が増加すると放電電圧が減少することは良く知られていて、またレーザー寿命は高放電電圧と高フッ素濃度の両方により短くなることは良く知られている。従って、良いビームパラメーターを保証し、また長いレーザー寿命を達成する目的で、フッ素濃度を注意深く選択する必要性がある。この選択は、聡明なトレードオフの決定を含み、いったんこれらのトレードオフの決定が為されると、フッ素濃度の「スイートスポット」が求められ、これはフッ素濃度の最も好ましい範囲を表す。このスイートスポットが求められると、レーザーをフッ素濃度のスイートスポット内で作動させることが重要である。これは、フッ素濃度をモニターし自動制御システムにフィードバック信号を提供するフッ素モニターを提供することにより行われ、レーザーをスイートスポット内で作動させる。クリーニングされたレーザーガスが、金属フッ素トラップの出口ポートで取り出され、1つのチャンバウィンドーハウジングを通ってチャンバへ戻る前に、F2サンプルセルを通るようにされる。UV光ビームがF2サンプルセルを通るようにされ、光の吸収量が測定される。

図5を参照して、本発明の第2の好適な実施例を記述する。この場合、単一のセル48のみを使用するが、第1の好適な実施例のように設定されるのが好ましい。参照セルの代りに、この実施例では、吸収が公知である少なくとも2つのフィルターを使用して、システムを校正する。好適な装置では、回転フィルター57を使用する。この正面図を図6に示す。回転フィルター57は、3つのブレードを備え、その1つ57Aはブロックであり、57Bは公知の比較的低い吸収を有し、57Cは公知の比較的高い吸収を有する。ステップモーターが、回転フィルター57を制御するのが好ましい。システムは、レーザーシステム全体を真空に引き、ビーム経路に各フィルターブレードを入れ、又経路にブレードを入れないでデータをとることにより校正される。所望により、チャンバと参照セル内に公知のF2濃度で校正点を得ることが望ましい。

In the prior art, as shown in FIG. 3, a considerably large oscillation of the discharge voltage occurs while maintaining the pulse energy output substantially constant. However, large oscillations in the discharge voltage and fluorine concentration change important laser beam parameters such as wavelength, bandwidth, energy sigma (a measure of small pulses relative to pulse energy changes), pulse temporal and spatial profiles. Generally, there is a “sweet spot” on the discharge voltage-fluorine concentration (with constant energy) curve, where the beam parameters described above are optimal. Such a “sweet spot” allows the laser operator to trade off which beam parameters are more important while keeping all beam parameters within the desired specification range. This process is summarized as follows.
1. Fill the laser with a large amount of fluorine so that the desired pulse energy is produced and the charging voltage is close to the upper limit of the charging voltage range.
