【発明の属する技術分野】
本発明は、シリコンウエハ、液晶基板及びマスク用基板、そしてIC及びトランジスタ等の電子部品となる半導体材料の製造工程で行われるウエットエッチングシステムに関し、特にシリコンナイトライド膜(Si3N4膜)及びシリコン酸化膜(SiO2膜)が形成された半導体材料上のSi3N4膜を、高温エッチング液として用いる155℃位に加熱コントロールされている燐酸水溶液(H 3 PO 4 +H2O)により選択的に除去するのに好適なウエットエッチングシステムの改良に関する。

【従来の技術】
近年、この種の半導体材料の製造分野においては、半導体材料の高性能化、高集積化に伴いNMOS型やCMOS型のLSIのように材料上に形成されるSi3N4膜及びSiO2膜の内、Si3N4膜を選択的にエッチング除去し、SiO2膜を残し、且つ均一なエッチング処理を行うと言った精密なエッチング処理が要求されるようになってきている。

そこで、従来においては例えば図3に示したような高温エッチング液Mとして155℃位に加熱コントロールされる燐酸水溶液(H 3 PO 4 +H2O)を貯留するエッチング槽1に、Si3N4膜及びSiO2膜が形成された複数枚の半導体材料Wをカセット等に並列的に支持させて没入浸漬されることにより、Si3N4膜が選択的にエッチング処理されるように構成されたウエットエッチングシステムが知られている。
そして、このエッチング処理中に槽本体1-1の上部開口から該槽本体1-1の外周に設けられているオーバーフロー槽1-2側にオーバーフローされたエッチング液(溢水)Mは、オーバーフロー槽1-2と槽本体1-1との双方の底部を接続すると共に、経路各所には循環ポンプ3、濾過フィルター4、ラインヒーター5を順次に備える循環経路2を通して循環ポンプ3で槽1外に取り出されて槽本体1-1に戻される圧送循環が繰り返されることにより、エッチング液M中のゴミ等の異物が濾過フィルター4により除去され、エッチング液Mが一定の清浄度レベルに保たれるように構成されている。

【発明が解決しようとする課題】
ところで、Si3N4膜とSiO2膜のエッチング選択比は、エッチング液として用いるシリコン(Si)、鉄(Fe)、ナトリウム(Na)、アルミニウム(Al)、ヒ素(As)、カルシウム(Ca)、クロム(Cr)、マグネシウム(Mg)これらの成分からなる燐酸(H 3 PO 4 )濃度、特にSi+4濃度に依存するものであるので、Siイオン濃度を最適な一定濃度に維持管理する必要がある。
即ち、表1から分かるように燐酸中、Siを除く他の各成分濃度はブランク(新液)よりサンプル(エッチング処理後の液)の方が低くなっているか、僅かな変化であるのに対し、Siイオン濃度については高くなっている。
これはSi3N4膜のエッチング処理に伴ってエッチング液中に副生成物としてSiO2(エッチング残渣)が生成されて徐々に蓄積増大するために燐酸中のSiイオン濃度がブランクより高くなるものである。
表1は、5インチ実デバイスを500枚エッチング処理した後の燐酸水溶液中の残留不純物の濃度をICP−AESで分析測定した結果を示し、試料の単位質量当たりの表記元素質量の比率を「−」とし、10億万分率(ppb)及び100万分率(ppm)で示す。
又、表記中の定量下限は測定条件によって異なるが、ブランクのσの10倍を表す。

この様に、エッチング液中のSiイオン濃度が高くなってくると、次第にSi3N4膜とSiO2膜のエッチング選択比が大きくなる。又、エッチング選択比の変動は、循環経路のライン内面にSiO2が析出したり、該SiO2により濾過フィルターが目詰りを起こし、消耗品として交換廃棄するか、目詰りを防ぐために定期的に取り外して洗浄しなければならない等のエッチング工程の管理上においても好ましくないものである。
そのために、通常はエッチング液中のSiイオン濃度が高くなってきた時点で液自体を交換する等の対策が頻繁に行われているが、高温であることから交換作業は煩雑な上、高価な薬液(H3PO4)の使用量が増加することばかりか、何よりも高価な薬液が無駄になっており経済的にも好ましくない。

又、従来ではSiO2は希フッ酸(HF)で解け出すことから、循環経路等のラインをHF洗浄により除去することも行われているが、やはりこの洗浄作業も煩雑な上、時間を要すると同時に次にエッチングする際にはHFが少しでも残留していると、半導体材料に対してのエッチング処理速度が大きく変動することとなり、エッチング工程の加工上においても好ましくないものである。

本発明はこの様な従来事情に鑑み、数年に亘り数々の研究を重ねて検討してきた結果、Si3N4膜のエッチング処理中に副生成物として生成されてくるSiO2をエッチング液中から取り出し析出回収することによりSiイオン濃度を最適な一定濃度に抑えられることを見出し、本発明を完成するに至ったものであり、その目的とする処は、エッチング処理中にエッチング液を圧送循環する循環経路からエッチング液の一部を外部に取り出しながら該液中のSiO2を強制的に析出させて回収することにより、エッチング液中のSiイオン濃度を一定濃度にコントロールしてエッチング液のライフを長く、しかもSi3N4膜とSiO2膜のエッチング選択比を一定に管理維持しながら高精度で効率的なエッチング処理を可能にしたウエットエッチングシステムを提供することにある。

【課題を達成するための手段】
課題を達成するために本発明は、半導体材料を没入浸漬させて収容するエッチング槽内の高温エッチング液を槽外に循環経路を通して取り出し、該循環経路の経路途中において濾過、再加熱しながら槽内に戻すエッチング液の圧送循環を繰り返しながらシリコンナイトライド膜及びシリコン酸化膜が形成された半導体材料上の前記シリコンナイトライド膜を選択的にエッチング除去するウエットエッチングシステムにおいて、上記循環経路の経路途中からエッチング槽に向けてエアー抜き経路を分岐配管し、該エアー抜き経路の経路途中にエッチング液中に生成されるシリコンを強制的に析出させて回収する回収装置を接続具備せしめてなることである。
上記高温エッチング液としては、燐酸(H 3 PO 4 )が挙げられる。又、温度は150〜175℃の範囲に加熱コントロールすることが好ましい。
又、上記シリコン酸化膜が、シリコンゲート酸化膜(SiO2ゲート酸化膜)であり、Si3N4膜とSiO2ゲート酸化膜のエッチング選択比を一定に管理維持しながら高精度で効率的なエッチング処理を可能するものである。
又、必要に応じてエッチング液として用いる燐酸濃度を一定に保つために、濾過フィルターにより濾過した後に循環経路の一部から水(純水)を補給してエッチング槽に戻す圧送循環を繰り返しながらSi3N4膜の選択的なエッチング処理を行うようにするも良い。

又、本発明は、上記エアー抜き経路を、循環経路に接続されている濾過フィルターからエッチング槽の外周に設けたオーバーフロー槽に向けて開放状に配管接続せしめて、濾過フィルターによりゴミ等の異物が除去されたエッチング液が同エアー抜き経路の回収装置に導入されるように構成したことである。
更に、本発明は、上記回収装置が少なくとも析出核用メッシュを備え、エアー抜き経路を通して導入されてくるエッチング液中のシリコンを冷水又は空冷及び酸化により前記析出核用メッシュに析出付着させて確実且つ効率的に回収し得るように構成したことである。

【発明の実施の形態】
本発明の実施の具体例を図面に基づいて説明する。
図1は、本発明の実施形態の一例であるエッチング液Mとして用いる燐酸水溶液(H 3 PO 4 +H2O)によるウエットエッチングシステムを示す概略図であり、1はエッチング槽、2は循環経路、3は循環ポンプ、4は濾過フィルター、5はラインヒーターであり、複数枚の半導体材料Wをカセット等の支持手段29に直立並列的に支持させてエッチング槽1内の150〜175℃に加熱コントロールされているエッチング液Mに没入浸漬させることで、Si3N4膜及びSiO2ゲート酸化膜が形成された半導体材料W上からSi3N4膜を選択的にエッチング除去し、SiO2ゲート酸化膜を残し、且つ均一なエッチング処理が行われるように構成してある。
又、このSi3N4膜の選択的なエッチング処理中においてエッチング槽1内のエッチング液Mは、循環ポンプ3で槽1外に循環経路2を通して取り出され、該循環経路2の濾過フィルター4によりゴミ等の異物を取り除く濾過、そしてラインヒーター5により前記加熱温度に再加熱されながら槽1内に戻される圧送循環が繰り返されるように構成されている。

又、本発明はSi3N4膜の選択的なエッチング処理中に、循環経路2を通して圧送循環されるエッチング液Mの一部を、該循環経路2の途中部位からエッチング槽1に亘り開放状に分岐配管するエアー抜き経路6を通して外部に取り出しながら、該経路6に接続装備した回収装置7によりエッチング液M中のSiO2(エッチング残渣)を冷水又は空冷及び酸化により強制的に析出させて回収除去し、回収除去後のエッチング液Mをエッチング槽1に規定量戻す(補充する)ことにより、エッチング液MのSiイオン濃度を一定濃度にコントロールするように構成してある。

エッチング槽1は、石英、又はふっ素樹脂パーツ等の所望な材料により製作されるもので、複数枚の半導体材料Wを垂直並列状に収容し得る大きさの平面視略矩形状を呈する有底箱型に形成される槽本体(内槽)1-1と、この槽本体1-1の外周を包囲するように形成されるオーバーフロー槽(外槽)1-2とから内外二重の槽構造を成し、槽本体1-1とオーバーフロー槽1-2との双方の底部は循環経路2によって接続されており、この循環経路2の経路各所にはオーバーフロー槽1-2に対する接続側から順次に循環ポンプ3、濾過フィルター4、ラインヒーター5が接続装備されている。
又、槽本体1-1内の底部側には整流板8が内設されており、底部中央から圧送循環されてくるエッチング液Mが、垂直並列状に支持収容する全ての半導体材料Wに対し、Si3N4膜を効果的にエッチングするのに最適な流速(m/s)にて接触しながら流れる(上昇する)ようにしてある。

この回収装置7の具体的な構造形態としては特に限定されるものではない。要はエッチング液M中のSiO2を強制的に析出させて効率的且つ確実に回収除去し得る構造で、しかも、回収したSiO2が装置7内部に蓄積せしめて析出能力(回収能力)が低下してきた時点ではエアー抜き経路6から簡単に取り外して例えばフッ酸(HF)等の薬液により洗浄して再利用若しくは新規なものと簡単に交換することができる構造であれば良い。その実施の構造形態を図2(a)〜(d)に夫々示す。

尚、図示を省略しているが、エアー抜き経路6に対する両接続口管13,14の着脱構造としては簡単に行うことができる例えばカップリング等のジョイント手段を用いることが好ましい。

而して、斯かる回収装置7によれば、エアー抜き経路6から入口用接続口管13を通って析出容器11内に導入されてくるエッチング液Mは冷却される。すると、エッチング液M中のSiO2は強制的に析出されて析出核用メッシュ15に付着する。これにより、エッチング液M中からSiO2が効率的且つ確実に回収除去されるものである。
SiO2が回収除去されたエッチング液Mは、出口用接続口管14からエアー抜き経路6に戻され、該経路6を通ってエッチング槽1のオーバーフロー槽1-2に戻される。

図中21は、希釈容器18に挿入接続した希釈補給管であり、22は、同補給管21に配管装備した補給バルブであり、この補給バルブ22により希釈容器18への純水等の希釈液の補給量を任意に変更・設定し得るようにしてある。

【発明の効果】
本発明のナイトライドエッチングシステムは、叙上の如く構成してなることから下記の効果を奏する。
エッチング液として燐酸を用いてSi3N4膜及びSiO2膜が形成された半導体材料上からSi3N4膜を選択的にエッチング除去する処理中に、循環経路を通して圧送循環されるエッチング槽内のエッチング液の一部を、循環経路の途中部位からエッチング槽に向けて分岐配管せしめたエアー抜き経路を通して回収装置に導入し、該回収装置においてエッチング液中のSiO2を冷水又は空冷及び酸化により強制的に析出させて回収除去することができる。
即ち、エッチング液中に副生成物として生成されてくるSiO2を強制的に析出回収せしめてSiイオン濃度を一定濃度にコントロールするエッチング液の精製が、Si3N4膜の選択的なエッチング処理中に行われる。
従って、従来のようにエッチング液の煩雑な交換作業を頻繁に行う必要がなくなり、しかも、SiO2により循環経路の濾過フィルターが目詰りを起こすことが激減する。更にはSiO2が循環経路等のライン内面に析出することもなくなる等から、エッチング工程の管理上においてきわめて有利な上、エッチング液のライフが長くなる等の経済的な効果(価値)が大きく期待できる。
