Description

【0001】

[Industrial application fields]
The present invention relates to a plasma apparatus. More specifically, the present invention relates to a plasma apparatus with a small power loss supplied to an electrode from a power supply means.
[0002]
[Prior art]
In recent years, an object to be processed by a plasma apparatus, for example, a semiconductor substrate or a substrate for a liquid crystal display tends to be increased in size. In the conventional plasma apparatus, there are many cases where high-frequency power is applied to an electrode on which an object is placed.
[0003]
As a conventional example, there is an apparatus having the configuration shown in FIG. 5, the power supply means 501, 502 high-frequency oscillator, 503 multistage RF amplifier, 5 04 matching circuit, 505 is a conductor, the vacuum vessel 506, 507 electrode, 508 workpiece, 509 plasma , 510 is a distributed constant line, 511 is a matching box, and 512 is a matching circuit. The matching circuit 504 or the matching circuit 512 in FIG. 5 is formed of an electric circuit as shown in FIG. 6, for example. That is, these matching circuits have a configuration in which an inductor 603, a capacitor 604, and a variable capacitor 605 are connected between an input terminal 601 and an output terminal 602 as illustrated. However, there is a difference that the variable capacitor 605 uses a semi-fixed variable capacitor in the matching circuit 504 and a variable capacitor in the matching circuit 512.
[0004]
In the apparatus configured as described above, as the size of the object to be processed 508 increases, the impedance between the electrode 507 to which the high-frequency power is applied and the ground potential (for example, the wall surface of the vacuum vessel 506), that is, the plasma impedance decreases. Tended to be. Specifically, if the diameter 300mm wafers practically has become imminent that of the object 5 08, in order to obtain a plasma density necessary to process, the plasma impedance can be less than 1 [Omega, the present invention It became clear by the research of the person.
[0005]
Usually, the high frequency power output from the power supply unit 501 is supplied to the electrode 507 via the distributed constant line 510 and the matching box 511, and a coaxial cable having a characteristic impedance of 50Ω is used as the distributed constant line 510. That is, the matching circuit 512 is required to match a load impedance of 1Ω or less to 50Ω. In the matching circuit, generally, the larger the difference between the load impedance and the input impedance at the time of matching, the more the power loss in the matching circuit tends to increase. In particular, when a large substrate as described above is used, it has been found that this power loss is about 38%. Therefore, when the size of the object to be processed 508 is increased, a large power loss occurs in the matching circuit 512, and there is a problem that high-frequency power cannot be efficiently supplied to the plasma.
[0006]
Such power loss also occurs inside the power supply unit 501. In the power supply means 501, for example, a high frequency power supply with an output power of several kW or less, a bipolar transistor, a field effect transistor, or the like is used as an amplifying element that functions as a multistage high frequency amplifier 503. The output impedance of these amplifying elements is usually several Ω. Therefore, the power supply unit 501 needs to incorporate the matching circuit 504 in order to match the output impedance of the amplifying element to 50Ω, which is the characteristic impedance of the coaxial cable forming the distributed constant line 510. Since the impedance difference between the input and output of the matching circuit 504 is large, there is a problem that a great amount of power loss occurs in the same manner.
[0007]
As described above, with the increase in the diameter of the object to be processed, a problem has arisen that a high plasma density cannot be obtained under the influence of a large power loss. As a result, the plasma processing speed for the object to be processed placed on the electrode tends to be low.
[0008]
[Problems to be solved by the invention]
An object of the present invention is to provide a plasma apparatus that can maintain a high plasma density because power loss supplied from an electric power supply means to an electrode is small even when the diameter of an object to be processed is increased. And
[0009]
[Means for Solving the Problems]
A first plasma apparatus according to the present invention includes a vacuum vessel and an electrode to be processed, and an electrode used to generate plasma in the internal space of the vacuum vessel or to apply a bias to the workpiece. And a high-frequency oscillator, a multi-stage high-frequency amplifier, and a matching circuit, a power supply means used for applying high-frequency power to the electrodes, and a substantially characteristic impedance for transmitting the high-frequency power output from the power supply means A distributed constant line having a predetermined width, a matching box disposed between the distributed constant line and the electrode, having a matching circuit, pressure control means for adjusting the internal pressure of the vacuum vessel, and the inside of the vacuum vessel A plasma supply apparatus for introducing a plasma raw material, wherein the matching circuit constituting the power supply means includes at least an inductor and a capacitor. And it has a variable capacitor, the a pre-Symbol electrode and said power supply means is characterized in that is directly connected by a conductor.
[0010]
In the configuration of the first plasma apparatus, only one matching circuit needs to be installed between the electrode and the final stage of the high-frequency amplifier, and the impedance difference between the input and output of the matching circuit is small. The power loss can be overwhelmingly small as compared with the conventional plasma apparatus. Therefore, even if the diameter of the object to be processed is increased, the power loss supplied from the power supply means to the electrode is remarkably reduced, so that a plasma apparatus capable of maintaining a high plasma density can be obtained.
[0011]
A second plasma apparatus according to the present invention is an electrode used for placing a vacuum vessel and an object to be processed and for generating plasma in the internal space of the vacuum vessel or applying a bias to the object to be processed. And a high-frequency oscillator, a multi-stage high-frequency amplifier, and a matching circuit, a power supply means used for applying high-frequency power to the electrodes, and a substantially characteristic impedance for transmitting the high-frequency power output from the power supply means A distributed constant line having a predetermined width, a matching box disposed between the distributed constant line and the electrode, having a matching circuit, pressure control means for adjusting the internal pressure of the vacuum vessel, and the inside of the vacuum vessel In a plasma apparatus comprising a raw material supply means for introducing the plasma raw material,
At least the final stage of the multistage high-frequency amplifier constituting the power supply means is moved between the distributed constant line and the matching circuit constituting the matching box.
[0012]
In the configuration of the second plasma device, as in the case of the first plasma device, only one matching circuit needs to be installed between the electrode and the final stage of the high-frequency amplifier, and the input and output of the matching circuit are Therefore, the power loss in the matching circuit can be significantly reduced as compared with the conventional plasma apparatus. In addition, since only a part of the power supply means is moved into the matching box, the size of the matching box in the plasma device having the above configuration can be made smaller than the size of the power supply means in the first plasma device. As a result, the degree of freedom of device layout in the vicinity of the plasma device is improved.
[0014]
In the configuration of the third plasma device, two matching circuits are required between the electrode and the final stage of the high-frequency amplifier as in the conventional plasma device, but the impedance difference between the input and output of these matching circuits is Since it is smaller than the conventional one, the power loss in the matching circuit can be made extremely small as compared with the conventional plasma apparatus.
[0015]
DETAILED DESCRIPTION OF THE INVENTION
Embodiments according to the present invention will be described below with reference to the drawings.
[0016]
(First embodiment)
FIG. 1 is a schematic cross-sectional view showing an example of a plasma apparatus according to the present invention, in which a distributed constant line having a substantially characteristic impedance and a matching circuit constituting a matching box used in a conventional apparatus are omitted. The electrode and the power supply means are directly connected by a conductor. In FIG. 1, 101 is a power supply means, 102 is a high-frequency oscillator, 103 is a multistage high-frequency amplifier, 104 is a matching circuit, 105 is a conductor, 106 is a vacuum vessel, 107 is an electrode, 108 is an object to be processed, and 109 is plasma. is there.
[0017]
The power supply unit 101 includes a high-frequency oscillator 102, a multistage high-frequency amplifier 103, and a matching circuit 104, and the output of the power supply unit 101 is directly connected to an electrode 107 through a conductor 105. An object to be processed 108 is provided on the electrode 107. As the multistage high-frequency amplifier 103, an electric circuit composed of a plurality of bipolar transistors, inductors, capacitors, DC power supplies, and the like is used, and as the matching circuit 104, an electric circuit shown in FIG. However, the matching circuit 104 uses a variable capacitor instead of a semi-fixed variable capacitor.
[0018]
First, after the raw material of the plasma 109 was introduced from the raw material supply means (not shown), the inside of the vacuum vessel 106 was adjusted to a predetermined pressure using the pressure control means (not shown).
[0019]
Next, high frequency power was applied from the power supply means 101 to the electrode 107 to generate plasma 109 over the object to be processed 108, thereby performing plasma processing on the object to be processed 108.
[0020]
At that time, a Si wafer having a diameter of 300 mm is placed on the electrode 107 having the same size as the object to be processed 108, and high-frequency power (frequency = 27 MHz, power = 2 kW) is applied from the power supply unit 101 to the electrode 107. ). In this case, the power loss in the matching circuit 104 was found to be 6%. Here, the power loss is a numerical value calculated from the vibration waveform of the high-frequency current and high-frequency voltage at the input and output terminals at the time of matching of the matching circuit 104.
[0021]
On the other hand, in the conventional apparatus shown in FIG. 5, that is, an apparatus in which the distributed constant line 510 and the matching box 511 are provided between the electrode 507 and the power supply means 501, the size of the object to be processed 508 and the electrode 507 and the power application When the conditions were the same as above, the sum of the power loss of the matching circuit 504 and the matching circuit 512 was 47%.
[0022]
Therefore, as shown in FIG. 1, it has been clarified that the power loss can be remarkably improved by omitting the matching circuit constituting the distributed constant line and the matching box and by directly connecting the electrode and the power supply means with a conductor. .
[0023]
(Second embodiment)
FIG. 2 is a schematic cross-sectional view showing another example of the plasma apparatus according to the present invention.
[0024]
The plasma apparatus of FIG. 2 has a configuration in which at least the final stage of the multi-stage high-frequency amplifier constituting the power supply means is moved between the distributed constant line and the matching circuit constituting the matching box. Different from the conventional plasma apparatus shown.
[0025]
In FIG. 2, 201 is a power supply means, 202 is a high-frequency oscillator, 203 ′ is a portion of the multistage high-frequency amplifier from which the final stage is removed, 203 ″ is a multistage high-frequency amplifier in which only the final stage is relocated, and 204 is a match. Circuit 205, conductor 206, vacuum container 207, electrode 207, workpiece 208, plasma 209, distributed constant line 210, matching box 211, and matching circuit 212
[0026]
The power supply means 201 includes a high-frequency oscillator 202, a portion 203 ′ from which the final stage of the multi-stage high-frequency amplifier is removed, and a matching circuit 204. The matching box 211 includes a portion 203 ″ in which only the final stage of the multistage high-frequency amplifier is moved, and a matching circuit 212. The output of the power supply means 201 is a distributed constant line 210 made of a coaxial cable, the matching box 211, a conductor. It is directly connected to the electrode 207 through three of 205. The portion 203 ′ of the multi-stage high-frequency amplifier from which the final stage is removed is an electric circuit composed of a crystal oscillator, a bipolar transistor, an inductor, a capacitor, a DC power source and the like. An electric circuit composed of a bipolar transistor, an inductor, a capacitor, and the like was used as the portion 203 ″ in which only the final stage of the multistage high-frequency amplifier was moved. Further, as the matching circuit 204 and the matching circuit 212, those of the electric circuit shown in FIG. 6 were used. However, the matching circuit 204 uses a semi-fixed variable capacitor, and the matching circuit 212 uses a variable capacitor.
[0027]
First, after the raw material of the plasma 209 was introduced from the raw material supply means (not shown), the inside of the vacuum vessel 206 was adjusted to a predetermined pressure using the pressure control means (not shown).
[0028]
Next, plasma processing was performed on the object to be processed 208 by applying high-frequency power from the power supply unit 201 to the electrode 207 to generate plasma 209 above the object to be processed 208.
[0029]
At that time, a Si wafer having a diameter of 300 mm is placed on the electrode 207 having the same size as the object to be processed 208, and high-frequency power (frequency = 27 MHz, power = 2 kW) is applied from the power supply unit 201 to the electrode 207. ). In this case, the power loss was found to be 6%.
[0030]
On the other hand, in the device in which only the final stage is not relocated among the multi-stage high-frequency amplifiers, that is, in the conventional device shown in FIG. 5, the power loss is 47% as described above. It was also found that the power loss was greatly improved.
[0031]
( Reference example )
FIG. 3 is a schematic cross-sectional view showing another example of the plasma apparatus according to the reference example .
[0032]
The plasma apparatus of FIG. 3 differs from the conventional plasma apparatus shown in FIG. 5 in that the characteristic impedance of the distributed constant line is 10Ω or less.
[0033]
In FIG. 3, 301 is a power supply means, 302 is a high frequency oscillator, 303 is a multistage high frequency amplifier, 304 is a matching circuit, 305 is a conductor, 306 is a vacuum vessel, 307 is an electrode, 308 is an object to be processed, 309 is plasma, Reference numeral 312 denotes a matching circuit, and 313 denotes a distributed constant line. Here, as the matching circuit 304 and the matching circuit 312, those of the electric circuit shown in FIG. 5 were used. However, the matching circuit 304 uses a semi-fixed variable capacitor, and the matching circuit 312 uses a variable capacitor.
[0034]
In order to investigate the dependency of the power loss on the characteristic impedance of the distributed constant line 313 in the matching circuit 312, when examining the power loss according to the following procedure, the characteristic impedance of the distributed constant line 313 was changed in the range of 1Ω to 100Ω.
[0035]
First, after the raw material of the plasma 309 was introduced from a raw material supply means (not shown), the inside of the vacuum vessel 306 was adjusted to a predetermined pressure using a pressure control means (not shown).
[0036]
Next, plasma treatment was performed on the workpiece 308 by applying high-frequency power from the power supply unit 301 to the electrode 307 to generate plasma 309 above the workpiece 308.
[0037]
At that time, a Si wafer having a diameter of 300 mm is placed on the electrode 307 having the same size as the object to be processed 308, and high-frequency power (frequency = 27 MHz, power = 2 kW) is applied from the power supply unit 301 to the electrode 307. ). At this time, the load impedance was 0.4Ω.
[0038]
FIG. 4 is a graph showing the relationship between the power loss and the characteristic impedance of the distributed constant line. The vertical axis represents characteristic impedance, and the horizontal axis represents power loss.
[0039]
The following points became clear from FIG.
(1) The power loss can be remarkably improved by making the characteristic impedance of the distributed constant line smaller than the characteristic impedance (= 50Ω) of the conventional plasma device (FIG. 5).
(2) In particular, when the characteristic impedance is 10Ω, the power loss can be suppressed to 10% or less.
[0040]
Therefore, in the plasma device of FIG. 3, it was found that a device with extremely small power loss can be realized by setting the characteristic impedance of the distributed constant line to 10Ω or less.
[0041]
FIG. 3 shows an example in which the matching circuit 304 and the matching circuit 312 are provided together in the power supply unit 301. However, only the matching circuit 312 is placed in a container separated from the power supply unit 301, and the power supply unit 301 is provided. Needless to say, even if a distributed constant line having a characteristic impedance of 10Ω or less is provided between the container and the separated container, the configuration of the present invention is satisfied.
[0042]
【The invention's effect】
As described above, according to the present invention, it is possible to obtain a plasma apparatus in which the power loss supplied from the power supply means to the electrode is small even if the diameter of the workpiece is increased. As a result, it is possible to provide a plasma apparatus that can maintain a high plasma density without depending on the aperture size of the object to be processed.
