本発明は、例えば半導体ウェハや液晶ディスプレイ(Liquid Crystal Display:LCD)に使われる基板上にフォトリソ工程を行う処理システムに関する。

【従来の技術】
ガラス基板上にTFTアレイを形成する工程では、薄膜形成前洗浄工程−薄膜形成工程−レジスト塗布工程−露光工程−現像工程−エッチング工程−レジスト剥離工程が、1枚のガラス基板に対してアレイを構成するレイヤの数だけ、例えば6回程度繰り返される。

一般に、上記の洗浄工程は洗浄装置、レジスト剥離工程はアッシングユニット、薄膜形成工程は成膜ユニット、エッチング工程はエッチングユニット、レジスト塗布工程及び現像工程は塗布・現像装置、露光工程は露光装置によって行われており、これらのユニット間でのガラス基板の搬送はAGV(自走型搬送車)等により行われている。

ところで、例えば塗布・現像装置は、複数のレジスト塗布ユニット、複数の現像処理ユニット、複数の加熱処理ユニット等を有し、これらユニット間のガラス基板の受け渡しを搬送装置によって行うように構成され、これによりユニットの集約化が図られている。

【発明が解決しようとする課題】
しかしながら、上記のようにユニットを集約化した構成を採った場合、各ユニットの増設性が劣るという問題がある。即ち、生産能力の拡大時に装置単位での増設になってしまい、例えば塗布・現像装置の生産能力が5000枚/月とすると、5000枚/月の単位での増設となってしまい、稼動しない遊びのユニットが生じて設備投資効率が悪い、という課題がある。

また、例えば塗布・現像装置は他の装置と比べて数倍の処理能力を有するように、これら装置間では処理能力に差異があり、これによっても稼動しない遊びのユニットが生じている。

本発明はこのような課題を解決するためになされたもので、段階的に処理能力を増設することができ、かつ、遊びのユニットの少ない高効率な処理システムを提供することを目的としている。

【課題を解決するための手段】
かかる課題を解決するため、本発明の処理システムは、大気圧雰囲気またはそれより陽圧雰囲気の主搬送路と、前記主搬送路とほぼ直交するように分岐され、大気圧雰囲気またはそれより陽圧雰囲気の複数の大気圧系の副搬送路と、前記主搬送路とほぼ直交するように分岐され、減圧雰囲気とすることが可能な複数の減圧系の副搬送路と、前記各副搬送路に沿って配置され、被処理体に対して副搬送路毎に振り分けられた所定の処理を施す処理部と、前記主搬送路上を移動可能に配置され、前記各副搬送路との間で被処理体の受け渡しを行う第1の主搬送装置と、前記各副搬送路上を移動可能に配置され、前記各副搬送路に配置された処理部及び前記主搬送路との間で被処理体の受け渡しを行う副搬送装置と、前記主搬送路と前記各減圧系副搬送路との間に接続され、被処理体を収容して内部を減圧可能な大気減圧室と、前記各副搬送路の前記主搬送路側とは反対側のそれぞれの端部に、前記主搬送路とほぼ平行に配置されるように接続され、減圧雰囲気に設定された減圧搬送路と、前記減圧搬送路上を移動可能に配置され、前記各副搬送路との間で被処理体の受け渡しを行う第2の主搬送装置とを具備するものである。
本発明の処理システムは、前記大気減圧室は、当該大気減圧室1つで複数の被処理体を収容可能であり、当該処理システムは、前記減圧搬送路上で前記第2の主搬送装置により搬送され、被処理体を収納して内部を減圧可能で、被処理体を1枚毎収納可能に構成された基板キャリアをさらに具備するものである。
本発明の処理システムは、前記各大気圧系副搬送路は、前記減圧搬送路側に開口部を有する隔離壁をそれぞれ有し、前記基板キャリアは、前記第2の主搬送装置により前記開口部に対面する位置まで移動させられて前記隔離壁に接続されることで、該基板キャリアの内部と当該大気圧系副搬送路とが前記開口部を介して気密に連通するように構成され、
当該処理ステムは、前記開口部を開閉する開閉板と、前記開閉板を介して、前記基板キャリアの内部を減圧及び加圧するための排気装置及びガス供給装置とをさらに具備するものである。

【発明の実施の形態】
以下、本発明の実施の形態を図面に基づき説明する。
図1は本発明の一実施形態に係るTFTアレイを形成するための処理システムの平面図である。

図1に示すように、この処理システム1のほぼ中心には、主搬送路10が直線状に設けられている。この主搬送路10の一端には、被処理体としてのガラス基板Gをシステム内へ搬入すると共にシステム外へ搬出するための搬入出部20が配設され、主搬送路10の他端には露光装置2との間でガラス基板Gの受け渡しを行うためのインタフェース部30が配設されている。また、主搬送路10の両側には、主搬送路10の一端から順番に剥離・洗浄系の副搬送路40、成膜系の副搬送路50、エッチング系の副搬送路60、塗布・現像系の副搬送路70が該主搬送路10とほぼ直交するように配設されている。

主搬送路10には、ガラス基板Gを搬送するための例えば4台の主搬送装置11がガラス基板Gを一旦保持する中継部12を介して直列に接続されている。また、主搬送路10と副搬送路40、50、60、70との間も中継部12を介して接続されている。主搬送路10間の中継部は、例えば上下2段程度の受け渡し部(図示を省略)を有し、そのうち少なくとも一方についてはガラス基板Gを冷却するための温調板(クールプレート)により構成されている。一方、主搬送路10と副搬送路40、50、60、70との間の中継部12は、例えば図2に示すように、主搬送路10と副搬送路40、50、60、70の両側に開口面を有する箱体12aにより構成され、この箱体12aの左右の内壁には、ガラス基板Gを箱体12a内へ案内して保持するための保持ガイド部材12bが左右1組で一対をなし、例えば20対有することで、20枚のガラス基板Gを一旦保持することが可能となっている。なお、最下段は、保持したガラス基板Gを冷却するための温調板(クールプレート)12cにより構成されている。このように中継部12はガラス基板Gに対するバッファ機能及びガラス基板Gを冷却する機能も有する。従って、中継部12に積極的に例えばガラス基板Gに対して冷却エアーを吹き付ける冷却装置を配置してもよい。また、主搬送路10の一部または全部は、図3(a)及び(b)に示すように、ユニット18内に配置されており、その上部にはFFU19が配置されてダウンフローのエアーの流れが形成されるようになっている。これにより、パーティクルが主搬送路内を浮遊することを防止することができる。しかし、図9に示すように、このようにユニット内に配置しなくてもよく、別の手段でダウンフローのエアーの流れを形成するようにしてもい。

図4は上記の主搬送路装置11の一例を示す斜視図である。
図4に示すように、主搬送装置11は、主搬送路10に沿って移動可能な本体13と、装置本体13に対して上下動および旋回動が可能なベース部材14と、ベース部材14上を水平方向に沿ってそれぞれ独立して移動可能な上下2枚の基板支持部材15a,15bとを有している。そして、ベース部材14の中央部と装置本体13とが連結部16により連結されている。本体13に内蔵された図示しないモータにより連結部16を上下動または回転させることにより、ベース部材14が上下動または旋回動される。このようなベース部材14の上下動および旋回動、ならびに基板支持部材15a,15bの水平移動によりガラス基板Gの搬送が行われる。参照符号17a,17bは、それぞれ基板支持部材15a,15bをガイドするガイドレールである。主搬送装置11は、搬入出部20、インタフェース部30、副搬送路40〜70、中継部12との間でガラス基板Gの受け渡しを行うようになっている。

搬入出部20には、主搬送路10とほぼ直交するように搬送路21が設けられている。この搬送路21を挟んで主搬送路10の反対側には、ガラス基板Gを例えば25枚ずつ収納したカセットCが所定位置に例えば4個整列して載置されるカセット載置台23が設けられている。また、搬送路21上には、各カセットCから処理すべきガラス基板Gを取り出して主搬送路10側へ受け渡し、また処理が終了して主搬送路10側から受け渡されたガラス基板Gを各カセットCへ戻す搬送装置22が移動可能に配置されている。搬送装置22は図4に示した主搬送装置11とほぼ同様の構成とされている。また、搬入出部20の両端では、同様の構成の搬入出部20が主搬送路10とほぼ直交する方向へ増設可能となっている。

剥離・洗浄系の副搬送路40は、ガラス基板Gを一旦保持する中継部12を介して主搬送路10と接続されている。剥離・洗浄系の副搬送路40の一側には、水によりガラス基板Gをブラシ洗浄する処理部としての複数のスクラバユニット41が配置されている。また、剥離・洗浄系の副搬送路40の他側には、真空状態でガラス基板Gに対してアッシング処理を行う処理部としてのアッシングユニット42が複数配置されている。また、剥離・洗浄系の副搬送路40上には、中継部12及び各処理部間でガラス基板Gの受け渡しを行う副搬送装置40aが移動可能に配置されている。副搬送装置40aは図4に示した主搬送装置11とほぼ同様の構成とされている。

図5はアッシングユニット42の一例を示す水平断面図である。
図5に示すように、アッシングユニット42は、副搬送路40側に設けられたロードロック室43と、その奥に設けられた搬送室44と、搬送室44の両側面に設けられたアッシング処理室45とを有している。そして、ロードロック室43と搬送室44との間、搬送室44と各処理室45との間には、これらの間を気密にシールし、かつ開閉可能に構成されたゲートバルブVが介挿されている。また、ロードロック室45と外側の大気雰囲気とを連通する開口部にもゲートバルブVが設けられている。

アッシング処理室45は、その中にガラス基板Gを載置するためのステージ45aが設けられており、その内部を真空排気可能に構成されている。そして、アッシング処理室45には、アッシングガス例えばオゾンが導入可能となっており、アッシングガスによりエッチング処理後のレジストを除去する。

ロードロック室43も真空排気可能に構成され、その中にガラス基板Gを載置するラック47およびガラス基板Gのアライメントと行うポジショナー48が設けられている。ポジショナー48は、矢印A方向に沿って移動することにより、ガラス基板Gの相対向する2つの角部をそれぞれ2つのローラ49で押しつけて、ラック47上でガラス基板Gのアライメントがなされる。アライメントの終了を確認するために、図示しない光学センサが用いられる。ロードロック室43は、副搬送路40側との間でガラス基板Gの受け渡しをする場合には、その中を大気雰囲気とし、ガラス基板Gを処理室45側へ搬送する場合には、その中を真空雰囲気とする。

エッチングユニット61は、図5に示したアッシングユニットにおけるアッシング処理室45に代えて、例えば真空雰囲気中でステージに載置されたガラス基板G上にエッチング処理を施すエッチング処理室を設けたものである。エッチング処理室には、例えば所定のエッチングガスが導入され、また高周波電界を印加することが可能になっており、これらによりプラズマを形成し、そのプラズマによりガラス基板Gの所定の膜をその現像パターンに対応してエッチングする。

塗布・現像系の副搬送路70も、ガラス基板Gを一旦保持する中継部12を介して主搬送路10と接続されている。塗布・現像系の副搬送路70の一側には、洗浄ユニット71、ガラス基板Gの周縁部のレジストを除去するエッジリムーバー72、レジスト塗布ユニット73、現像処理ユニット74が配置されている。また、塗布・現像系の副搬送路70の他側には、加熱処理ユニットと冷却処理ユニットが上下に積層されてなる加熱処理・冷却ユニット75、上下2段に積層されてなる加熱処理ユニット76、アドヒージョン処理ユニットと冷却ユニットとが上下に積層されてなるアドヒージョン処理・冷却ユニット77が配置されている。また、塗布・現像系の副搬送路70上には、中継部12及び各処理部間でガラス基板Gの受け渡しを行う副搬送装置70aが移動可能に配置されている。副搬送装置70aは図4に示した主搬送装置11とほぼ同様の構成とされている。

インタフェース部30には、ガラス基板Gを搬送するための搬送路31が主搬送路とほぼ直交する方向に設けられている。この搬送路31は、ガラス基板Gを一旦保持する中継部12を介して主搬送路10と接続されている。また、中継部12の両側には、バッファカセットが配置されるバッファステージ32が設けられている。また、主搬送路10上には、隣接して配置された露光装置2との間でガラス基板Gの搬入出を行う搬送装置33が設けられている。搬送装置33は図4に示した主搬送装置11とほぼ同様の構成とされている。また、インタフェース部30の両端には、同様の構成のインタフェース部30を増設するようにしてもよい。

次に、このように構成された処理システムでの処理の流れを説明する。
搬入出部20のカセットCから搬送措置22に受け渡されたガラス基板Gは、主搬送路10の主搬送装置11に受け渡される。主搬送装置11は、該ガラス基板Gを、中継部12を介して剥離・洗浄系の副搬送路40の副搬送装置40aへ受け渡す。副搬送装置40aは、このガラス基板Gをスクラバユニット41へ搬入する。そして、スクラバユニット41によって薄膜形成前洗浄が行われる。

上記洗浄が行われたガラス基板Gは再び副搬送装置40aへ受け渡される。副搬送装置40aは、このガラス基板Gを、中継部12を介して主搬送路10の主搬送装置11に受け渡す。主搬送装置11は、このガラス基板Gを、中継部12を介して成膜系の副搬送路50の副搬送装置50aへ受け渡す。副搬送装置50aは、このガラス基板Gを成膜ユニット51へ搬入する。そして、成膜ユニット51によって薄膜形成が行われる。

上記薄膜形成が行われたガラス基板Gは再び副搬送装置50aへ受け渡される。副搬送装置50aは、このガラス基板Gを、中継部12を介して主搬送路10の主搬送装置11に受け渡す。主搬送装置11は、このガラス基板Gを、中継部12を介して塗布・現像系の副搬送路70の副搬送装置70aへ受け渡す。そして、ガラス基板Gは、洗浄ユニット71でスクラバー洗浄が施され、加熱・冷却処理ユニット75の加熱処理ユニットで加熱乾燥された後、冷却ユニットで冷却される。その後、ガラス基板Gは、レジストの定着性を高めるために、アドヒージョン処理・冷却ユニット77の上段のアドヒージョン処理ユニットにて疎水化処理(HMDS処理)され、冷却ユニットで冷却後、レジスト塗布ユニット73でレジストが塗布され、エッジリムーバー72でガラス基板Gの周縁の余分なレジストが除去される。その後、ガラス基板Gは、加熱処理ユニット76の一つでプリベーク処理され、いずれかのユニット下段の冷却ユニットで冷却される。

上記レジスト塗布が行われたガラス基板Gは、中継部12を介して副搬送装置70aから主搬送路10の主搬送装置11に受け渡される。その後、ガラス基板Gは、主搬送装置11にてインタフェース部30を介して露光装置2に搬送されてそこで所定のパターンが露光される。そして、ガラス基板Gは再びインタフェース部30を介して主搬送装置11に受け渡される。

露光されたガラス基板Gは、中継部12を介して主搬送装置11から塗布・現像系の副搬送路70の副搬送装置70aへ受け渡される。そして、現像処理ユニット74のいずれかで現像処理され、所定の回路パターンが形成される。現像処理されたガラス基板G、いずれかの加熱処理ユニットにてポストベーク処理が施された後,冷却ユニットにて冷却される。

以上の処理を、TFTアレイを構成するレイヤの数だけ繰り返す。その後、ガラス基板Gは、主搬送装置11から搬入出部20へ受け渡され、カセットCへ搬入される。

このように構成された処理システム1においては、生産能力の拡大時には必要とされた分だけ処理部としてのユニットを各副搬送路に沿って増設すればよい。よって、従来のように生産能力の拡大時に伴って稼動しない遊びのユニットが生じることはなく、設備投資効率が非常に良い。そして、各副搬送路毎にそれぞれ共通の処理部としてユニットが増設されていくので、異なる処理を行う処理部間の薬液等の干渉による弊害を防止することができる。加えて、主搬送路に対して副搬送路が処理順に並んでいるので、システム全体の搬送効率を高めることができる。

図6は本発明の他の実施形態に係る処理システムの平面図である。
図6に示すように、この処理システムにおいては、主搬送路11の両側にも処理部としての各種ユニットが配置されている。その場合、処理ユニットとしては、近傍の副搬送路に配置された処理ユニットと同一の処理ユニットを配置する。例えば、剥離・洗浄系の副搬送路40近傍の主搬送路11の両側にはスクラバユニット41やアッシングユニット42、成膜系の副搬送路50近傍の主搬送路11の両側には成膜ユニット51、エッチング系の副搬送路60近傍の主搬送路11の両側にはエッチングユニット61、塗布・現像系の副搬送路70近傍の主搬送路11の両側にはレジスト塗布ユニット73や現像処理ユニット74等をそれぞれ配置する。これにより、処理ユニットをより高密度に配置することが可能となる。そして、処理ユニットは、最初に主搬送路11に配置し、その後副搬送路側に増設するようにすることで、増設をより効率的に行うことができる。

また、この処理システムにおいては、副搬送路とほぼ直交する方向へも搬送路及び処理部を増設している。例えば、塗布・現像系の副搬送路70と直交する方向へ副搬送路70を延設すると共に、その両側にレジスト塗布ユニット73や現像処理ユニット74等を配置している。これにより、処理ユニットをより高密度に配置することが可能となる。また、延設された副搬送路70をインタフェース部30に接続することにより、搬送能力を高めることができる。また、搬送パスが2経路となるので、搬送経路の障害発生時に迂回経路として利用することが可能となる。

さらに、この処理システムにおいては、主搬送路11の一側の副搬送路40〜70上での副搬送装置40a〜70aをスルータイプアームとし、他側の副搬送路40〜70上での副搬送装置40a〜70aをブロックタイプアームとして増設可能とすることで、増設の柔軟性を持たせつつコスト増を抑えるようにしたものである。ここで、スルータイプアームとは、例えば一本の副搬送路上を1台の搬送装置が移動して処理ユニットとの間でガラス基板Gの受け渡しを行うようなことをいい、またブロックタイプアームとは、例えば一本の副搬送路を中継部を介して複数に分割し、分割した各副搬送路上をそれぞれ別個の搬送装置が移動して処理ユニットとの間でガラス基板Gの受け渡しを行うようなことをいう。

図7は本発明のさらに別の実施形態に係る処理システムの平面図である。
図7に示すように、この処理システムにおいては、各副搬送路91〜93に沿ってエッチングユニット61、成膜ユニット51、スクラバユニット41及びアッシングユニット42というように複数種類の処理ユニットを配置したものである。これにより、各搬送路毎にそれぞれ独立して一連の処理を行うようになり、例えば複数のレイヤを持つガラス基板Gに対して各レイヤと各副搬送路とを対応付けることが可能となり、制御や条件設定等が容易になる。

次にこのように構成された収容装置118の動作について説明する。

この他の実施の形態については、図15に示すように、エッチング系の副搬送路60と成膜系の副搬送路50のそれぞれの搬送路は減圧雰囲気に設定されている。これは、エッチング系或いは成膜系の処理においては一般的に減圧雰囲気下で処理がおこなわれており、搬送系においても減圧雰囲気にすることでガラス基板Gを大気から減圧雰囲気下にする時間が処理のスループットに影響を及ぼすからである。このように構成されることで、主搬送装置11は大気雰囲気或いはそれより陽圧雰囲気にされているため、前述の副搬送路50・60との基板の受渡しにおいて大気開放及び減圧をおこなう必要が生ずる事とこととなる。
