Description
【0001】

[Industrial applications]
The present invention relates to a scanning probe microscope and a method for measuring the same, and more particularly to a scanning probe microscope that performs high-speed scanning to reduce a measurement time and a method for measuring the same.
[0002]
[Prior art]
Scanning probe microscopes have a measurement resolution on the order of atoms, and are used in various fields such as surface shape measurement. The scanning probe microscope includes a scanning tunneling microscope (STM), an atomic force microscope (AFM), a magnetic force microscope (MFM), and the like according to the physical quantity of a detection target. Among them, the atomic force microscope is suitable for detecting the shape of the sample surface with high resolution, and is used for measuring the surface shape of a semiconductor, an optical disk, or the like.
[0003]
As an example of a measuring method of a scanning probe microscope, there is a method disclosed in JP-A-1-169304. The measurement method disclosed in this document is an STM measurement method, which avoids collision with the sample surface during scanning movement of the probe at the time of measurement and enables high-speed movement. The specific content of the measurement method is that when moving along the sample surface, it moves at a distance sufficiently away from the sample surface, and when it reaches the position to be measured, the distance that the tunnel current flows on the sample surface After measuring the flow of a predetermined tunnel current, it moves away from the sample surface to the above-mentioned distance, and thereafter, the scanning movement between the measurement points and the measurement movement at the measurement points are similarly repeated. Since the portion other than the portion where the measurement is performed can be moved away from the sample surface at high speed without worrying about collision, the scanning time can be reduced and the sample surface having a large area can be measured.
[0004]
[Problems to be solved by the invention]
When measuring a large area on the surface of a sample with a scanning probe microscope, it is desired to reduce the time required for the measurement. In order to satisfy this demand, the measuring method of a scanning tunneling microscope described in JP-A-1-169304 described above can be used. However, according to this measurement method, since a large number of movements approaching or leaving the sample surface must be performed at each measurement point, the scanning speed cannot be increased so much, and a reduction in measurement time is required. There was a problem of being restricted to a certain extent.
[0005]
In view of the above problems, it is an object of the present invention to provide a scanning probe microscope capable of scanning at high speed and measuring in a short time when measuring a large range of, for example, several hundred microns on a sample surface, and to provide a measuring method thereof. is there.
[0006]
[Means for Solving the Problems]
In order to achieve the above object, a scanning probe microscope according to the present invention moves a probe provided at the tip of a cantilever close to the surface of the sample, and scans and moves the probe along the surface of the sample. This is a scanning probe microscope that obtains information on the shape of the probe. It constantly gives a small amplitude vibration to the probe when scanning and moving the probe, and furthermore , applies a large amplitude to the probe at discretely set data acquisition points. and given El vibration means the vibration, type moving means for approach and retract the probe to the sample, a position detecting means for detecting a positional change of the probe, a detection signal of the position detecting means, each data acquisition point in controlling the moving means to a predetermined constant value between the amplitude of vibration have been probe with a large amplitude is small amplitude and large amplitude, a special evacuation operation during scanning movement between the data acquisition points Without doing so, the tip amplitude And control means for controlling the moving means so that the amplitude of the probe is the small amplitude when the amplitude of the probe becomes smaller amplitude below with when the Sai amplitude holding a driving signal of the movement means just before, the control means And processing means for obtaining information on the surface shape of the sample based on the control signal.
[0007]
The measuring method of the scanning probe microscope according to the present invention, the probe provided at the tip of the cantilever is brought close to the surface of the sample, and the probe is moved along the surface of the sample to scan the information on the shape of the sample surface. may be a method, giving vibration of low amplitude to the probe constantly during which scanning movement of the probe, e given a vibration of large amplitude to the probe in yet discretely set data acquisition points, each data At the acquisition point, the probe vibrated with a large amplitude is brought to a predetermined constant value between the small amplitude and the large amplitude, and the probe is brought close to the sample. When the probe amplitude is small, the state is maintained without performing a retreat operation, and when the probe amplitude falls below the small amplitude, control is performed so that the probe amplitude becomes small. Information on surface shape It is a method to determine.
[0008]
In the above-described measurement method, a vibration having a large amplitude is given to the probe at each measurement scheduled position.
[0009]
[Action]
In the present invention, a vibration having a large amplitude is intermittently given to a probe to which a vibration having a constant small amplitude is constantly given during a scanning movement at each data acquisition point to change the amplitude, and the amplitude is changed at a large amplitude. By bringing the vibrating probe close to the sample surface and controlling the amplitude of the vibration to a desired state, it is possible to measure the uneven shape of the sample surface. By combining the large-amplitude vibration applied to the probe with the movement of the cantilever in the direction of the sample, information on the height of the sample surface can be obtained at each measurement point. The scanning speed can be increased as compared with the retreating measuring method. Therefore, the time required for the scanning movement can be reduced, and a large measurement range can be measured at high speed.

【The invention's effect】
As is apparent from the above description, according to the present invention, in the scanning probe microscope, the cantilever and the probe are vibrated in a predetermined vibration state during the scanning movement and measurement, and the servo control operation state is maintained. In addition, it is possible to move between each data acquisition point while maintaining an appropriate distance between the probe and the sample, and to reduce the movement in the Z-axis direction so that high-speed scanning movement can be performed. Since is always in a working state, collision between the probe and the sample can be avoided, and damage to the cantilever, the probe, and the sample can be prevented. Thus, the scanning movement at the time of measurement can be speeded up, the measurement time can be shortened, and the measurement can be performed in a short time even in a wide measurement range.
[0024]
In addition, since the cantilever is vibrated with a small amplitude when moving from one measurement point to the next measurement point, the cantilever can be operated responsively when performing a collision avoidance operation, and is suitable for speeding up.

A scanning probe microscope measuring method in which a probe provided at a tip of a cantilever is brought close to the surface of a sample, and the probe is scanned and moved along the surface of the sample to obtain information on the shape of the surface of the sample. ,
Applying vibration of a small amplitude to the probe constantly the probe when to scanning movement, example given a vibration of large amplitude to the probe in yet discretely set data acquisition points,
At each of the data acquisition points, the probe approached to the sample so that the amplitude of the probe vibrated at the large amplitude becomes a predetermined constant value between the small amplitude and the large amplitude, No special retreat operation is performed during the scanning movement between the data acquisition points, and the state is maintained when the amplitude of the probe is the small amplitude, and when the amplitude of the probe is smaller than the small amplitude, Controlling the amplitude of the probe to be the small amplitude,
Finding information on the surface shape of the sample ,
A method for measuring with a scanning probe microscope, characterized in that:
