アモルファスシリコン薄膜を多結晶化して例えば薄膜トランジスタを製造する方法には、比較的大きなガラス基板等からなる絶縁基板の上面全体にアモルファスシリコン薄膜を形成し、このアモルファスシリコン薄膜にエキシマレーザビームを照射することにより該アモルファスシリコン薄膜を多結晶化して多結晶シリコン薄膜とし、この多結晶シリコン薄膜を素子分離して多数の薄膜トランジスタを形成する方法がある。この場合、絶縁基板の大きさに対してエキシマレーザビームのビームサイズが最大でも10mm角程度とかなり小さいので、エキシマレーザビームをスキャンさせて絶縁基板上のアモルファスシリコン薄膜全体を照射するようにしている。

【発明が解決しようとする課題】
ところで、従来のこのような多結晶シリコン薄膜の製造方法では、絶縁基板上のアモルファスシリコン薄膜全体を確実に照射するには、例えば図3(A)において斜線(ハッチング)で示すように、互いに隣接する4つのレーザビーム照射領域の境界部分を左右方向および上下方向で重複して照射する必要がある。しかるに、高エネルギ密度のエキシマレーザビームを照射しているので、重複して照射すると、結晶粒同士の融着が起こり、この結果多結晶シリコン薄膜の結晶粒の大きさにバラツキが生じ、また多結晶シリコン薄膜の表面の凸凹が大きくなり、ひいては移動度やオン電圧、リーク電流等の薄膜トランジスタ特性に大きなバラツキが生じ、量産には適さないという問題があった。

【実施例】
次に、この発明の第1実施例における多結晶シリコン薄膜の製造方法について図1〜図3を参照しながら説明する。まず、図1に示すように、厚さが1.1mmで320×340mmの比較的大きなガラス基板1の上面にマグネトロンスパッタリング装置を用いて酸化シリコンからなる厚さが1000Å程度の下地層2を成膜する。次に、下地層2の上面にPECVD装置を用いて厚さが500Å程度の水素化アモルファスシリコン薄膜3を成膜する。次に、後の工程でエキシマレーザビーム照射により高エネルギを与えたとき水素が突沸して欠陥が生じるのを回避するために、窒素ガス雰囲気中において450℃程度の温度で1時間程度の脱水素処理を行う。

次に、この多結晶シリコン薄膜4を用いて構成した薄膜トランジスタの構造の一例について図4を参照しながら説明する。まず、多結晶シリコン薄膜4を周知の如く素子分離した後、ゲート絶縁膜5およびゲート電極6を形成し、ゲート電極6をマスクとして多結晶シリコン薄膜4に不純物を拡散し、層間絶縁膜7およびこの層間絶縁膜7に形成したコンタクトホール8を介して不純物拡散層に接続されるソース・ドレイン電極9を形成すると、薄膜トランジスタが完成する。この薄膜トランジスタでは、移動度やオン電圧、リーク電流等の特性を均一化することができる。

そして、表1に示す数値データのうち照射エネルギ密度に対するシート抵抗の平均値をグラフ化したものを図5に示し、照射エネルギ密度に対するシート抵抗の平均値の確率誤差をグラフ化したものを図6に示す。図5および図6から明らかなように、シート抵抗の平均値とその確率誤差は、365mJ/cmの照射エネルギ密度の付近で急激に減少している。この場合のシート抵抗の平均値とその確率誤差の減少比をそれぞれ概算してみると、390〜520mJ/cmの照射エネルギ密度領域ではそれぞれ最大値の1/5〜1/8と1/8〜1/12となる。そして、シート抵抗の平均値が結晶子サイズや結晶化度と相関関係にあり、またシート抵抗の平均値の確率誤差が膜構造の均一性を反映することを考慮すると、1回目の照射エネルギ密度は390〜520mJ/cmの範囲内から選択するのが望ましい。

次に、1回目の照射エネルギ密度を340mJ/cmとして得られた複数の試料に対して、2回目のスキャン照射を行い、シート抵抗の平均値の確率誤差の2回目の照射エネルギ密度に対する依存性を調べたところ、図7に示す結果が得られた。この場合、1回目の照射エネルギ密度として340mJ/cmを選択したのは、図6から明らかなように、この場合のシート抵抗の平均値の確率誤差が最大であるので、この最悪の場合を選択して、2回目のスキャン照射の影響を分析すると、得られるデータが最も顕著になるからである。また、この場合の1回目のスキャン照射は、8.9mm角のパルス化したエキシマレーザビームをビームサイズと同一のスキャンピッチでスキャン照射した。2回目のスキャン照射は、8.7〜9.2mm角のパルス化したエキシマレーザビームを175〜340mJ/cmの範囲内の予め設定した複数のエネルギ密度で且つビームサイズと同一のスキャンピッチでスキャン照射した。この場合、2回目のスキャン照射のスキャンピッチをビームサイズと同一としたのは、シート抵抗の平均値の確率誤差の2回目の照射エネルギ密度に対する依存性をただ単に調べるためである。ただし、2回目のスキャン照射の出発点は、1回目のスキャン照射に対してXY方向にビームサイズの半分だけシフトさせた。

この表2から明らかなように、シート抵抗の平均値の確率誤差についてみると、第3試料では比較試料の1/4と小さく、第1および2試料では比較試料の約1/9、1/8とかなり小さい。したがって、特に第1および2試料では、多結晶シリコン薄膜の結晶粒の大きさの均一性に優れていることになる。ちなみに、最も良い場合の第1試料と比較試料とのシート抵抗の面内分布を調べたところ、図8に示す結果が得られた。この図8において、黒丸のグラフは第1試料を表し、白丸のグラフは比較試料を表している。この図8から明らかなように、第1試料では、多結晶シリコン薄膜の結晶粒の大きさの均一性が比較試料の9倍程度(表2に示す確率誤差の判断からして)改善されていることが判る。このことから、第2試料では比較試料の8倍程度改善され、第3試料では比較試料の4倍程度改善されていると言える。したがって、第1および第2試料の場合には第3試料よりもかなり改善され、2回目のスキャン照射のスキャンピツチがビームサイズよりもただ単に小さいだけでなく、その1/3以上である方が望ましいと言える。
