図5は従来の半導体製造装置の構成を示す図である。図において、1は処理室、2はこの処理室1に後述する半導体装置を出入れするためのロードロック室、3はロードロック室2内に配設され処理前の半導体装置を収納する第1のカセット、4はロードロック室2内に配設され処理後の半導体装置を収納する第2のカセット、5は処理室1内に配設された平行平板型の電極、6はこの電極5上にてエッチング処理される半導体装置、7,8は電極5に高周波電力を印加するための制御部および高周波電源、9,10は処理室1内の排気を行うためのポンプおよび制御部である。

【発明が解決しようとする課題】
従来の半導体製造装置は以上のように構成されているので、処理室1の内壁の異物数か、処理室1内の雰囲気中の異物数か、処理後の半導体装置上の異物数かの何れか1つを測定し、その測定値が規定値を超えていれば処理室1をクリーニングするという判断を行っていた。しかしながら、半導体製造装置では偶然にその箇所の異物数の測定値が規定値を超えることにより、本来なら必要のない処理室1のクリーニングを行い、半導体製造装置の稼動率の低下を引きおこすという問題点があった。

この発明は上記のような問題点を解消するためになされたもので、半導体製造装置の稼動率を低下させることなく、効率よく半導体装置の製造を行うことのできる半導体製造装置を提供することを目的とする。

【課題を解決するための手段】
この発明に係る請求項1の半導体製造装置は、半導体装置に処理を施すための処理室の内壁上の異物数を測定する第1の測定器、半導体装置の処理後における半導体装置上の異物数を測定する第3の測定器を備え、2つの測定器の両測定値が何れも各規定値を超えていれば処理室をクリーニングする処理信号を出力する判断部を備えたものである。

実施の形態1.
図1は、この発明の実施の形態1における半導体製造装置の構成を示す図である。図において、15は処理室、16はこの処理室15に後述する半導体装置を出入れするためのロードロック室、17はロードロック室16内に配設され処理前の半導体装置を収納する第1のカセット、18はロードロック室16内に配設され処理後の半導体装置を収納する第2のカセット、19は処理室1内に配設された平行平板型の電極、20はこの電極19上にてエッチング処理される半導体装置、21,22は電極19に高周波電力を印加するための制御部および高周波電源、23,24は処理室15内の排気を行うためのポンプおよび制御部である。

以上のように、この発明の請求項1によれば、半導体装置に処理を施すための処理室の内壁上の異物数を測定する第1の測定器、半導体装置の処理後における半導体装置上の異物数を測定する第3の測定器を備え、2つの測定器の両測定値が何れも各規定値を超えていれば処理室をクリーニングする処理信号を出力する判断部を備えるようにしたので、偶発的な検出による不必要な処理室のクリーニングが防止され、必要不可欠な処理室のクリーニングのみ行うことができ、効率よく半導体装置の製造を行うことのできる半導体製造装置を提供することが可能である。
