DISCLOSURE OF THE INVENTION Problems to be Solved by the Invention In the MIM element 4, in order to satisfy the function as the switching element as described above, a voltage applied between the metal layers 41 and 43 and a voltage applied between the metal layers 41 and 43. It is desirable that the relationship with the flowing current (hereinafter referred to as “voltage-current characteristic”) satisfies the symmetry as shown in FIG. Is preferably uniform.

However, the voltage-current characteristics of the MIM element 4 often do not have perfect symmetry as shown in FIG. 6, for example. This is two metal layers 41, 43 which are bonded to the dielectric layer 42.
However, it is caused by the fact that different materials are used due to the necessity of manufacturing the MIM element 4 and the forming conditions differ when forming the metal layers 41 and 43.
Further, the different deposition order for the dielectric layer 42 also causes the voltage-current characteristic to be asymmetric.

Furthermore, in the above-mentioned MIM element 4, a plurality of MIM elements 4
In between, the non-uniformity of voltage-current characteristics as shown in FIG. 7 occurs. In addition, since the polarity and amount of the electric charge flowing in the dielectric layer 42 are not limited, a partial insulation breakdown of the dielectric layer 42 is caused by an excess current, or the positive and negative electric charges are recombined, so that the dielectric layer is At 42, a trap center that traps a static charge may be induced. It has been confirmed by experiments by the inventors of the present invention that this is a major cause of the non-uniformity of the characteristics among the plurality of MIM elements 4 and the asymmetry of the voltage-current characteristics in each MIM element 4. There is. Further, as a cause of causing the non-uniformity between the plurality of MIM elements 4 and the asymmetry of the voltage-current characteristics as described above, the interface state due to the junction and the potential barrier are relatively unstable at the metal-dielectric interface. It can be mentioned.

The interface state between the dielectric 243 and the first and second semiconductor layers 242, 244 is electrically stable, and the polarity and amount of charges flowing through the dielectric layer 243 between the first and second semiconductor layers 242, 244 are limited. Therefore, dielectric breakdown due to excess current does not occur, and positive and negative charges are not recombined in the dielectric layer 243. As a result, the voltage-current characteristics can be made symmetrical with respect to the positive and negative applied voltages, and the nonuniformity of the voltage-current characteristics does not occur among a plurality of thin film switching devices.

As described above, according to the present invention, it is possible to obtain symmetrical voltage-current characteristics with respect to positive and negative applied voltages, and to make the voltage-current characteristics non-uniform among a plurality of thin film switching devices. Can be suppressed. Therefore, when the thin film switching device of the present invention is used as an active element in, for example, a liquid crystal display device driven by an active matrix system, it is possible to make the display quality uniform among a plurality of pixels. Particularly, according to the present invention, the first semiconductor layer is entirely covered with the dielectric layer 243, and the second semiconductor layer formed on the surface of the dielectric layer opposite to the first semiconductor layer is the second semiconductor layer. Since the entire surface is covered with the two metal layers, a thin film switching device having a small leakage current and stable characteristics can be realized.
