Description
【発明の詳細な説明】 〔産業上の利用分野〕 この発明は駆動用電極に添って並んだ各画素毎に画素
電極と非線形抵抗素子を有する電気光学装置の構造に関
する。

この発明は各画素電極毎に、複数個の非線形抵抗素子
を設け、隣接する2本の駆動用電極との間を別々の非線
形抵抗素子を介して接続し、この一対の駆動用電極を用
いて非線形抵抗素子の制御を行うことにより、非線形抵
抗素子の特性のばらつきや経時変化に対して安定な動作
を可能にするとともに、一つの画素に入力したデータに
他の画素へ入力するデータが影響を与えないような駆動
が可能な電気光学装置を提供するものである。

薄型、軽量、低消費電力のディスプレイパネルとし
て、液晶表示パネルは優れた特徴を有しており、現在ラ
ップトップやブック型のパソコン等をはじめ多く用いら
れている。その中でアクティブマトリックス方式による
ディスプレイパネルは、表示情報量の増大化と高画質化
が可能な方法として注目を浴びている。アクティブ素子
としては、薄膜トランジスタなどを用いた三端子素子、
MIMなどの非線形抵抗素子やPN接合薄膜ダイオードなど
に代表される二端子素子がある。

雑となり、歩留りは悪く、コスト高になる欠点がある。
また、ダイオードの場合は耐圧が低く、静電気に対して
弱いなどの問題がある。これに対し、非線形抵抗素子は
構造が単純で耐圧も高くできるので、低コストで、大面
積表示パネルへの応用に利用できる。

学装置のX−Yマトリックスパネル回路図であり、第2
図(b)は装置の構造を示す一部断面図であり、第2図
(c)は非線形抵抗素子の構造を示す平面図である。第
2図において、行電極1と列電極2は基板B及び対向基
板Aにそれぞれ通常100〜1000本程形成される。X−Y
交差部には画素電極22と非線形抵抗層21とを有し、列電
極2と接続された非線形抵抗素子4が設けられている。
そして基板A、B間には電気光学材料3が保持されてい
る。液晶表示パネルとして用いる場合は、一般的に基板
A、Bにはガラス、行電極1と画素電極22にはITO、列
電極2にはCrやAl、非線形抵抗層21にはSiリッチな窒化
シリコン膜などが用いられる。

この種の液晶表示パネルの駆動は次のように行う。す
なわち、第2図の多数の行電極1(列電極2)を1本ず
つ線順次に選択し、その選択期間内に列電極2(行電極
1)によってデータを書き込む。このとき十分なコント
ラストで表示が行えるためには、選択点での液晶に印加
される実効電圧が液晶の飽和電圧よりも高いこと、非選
択点での液晶に印加される実効電圧が液晶のしきい値電
圧よりも低いことが必要である。非線形抵抗素子4は印
加電圧により、素子の抵抗が指数関数的に変化する特性
を持っているため、選択点では選択期間内により高い電
圧が非線形抵抗素子4にかかるようにすることによっ
て、素子の抵抗が低くなり、画素電極22へ電荷が注入さ
れやすくなる。また、非選択点では選択期間内に非線形
抵抗素子4にかかる電圧を低めに抑えることにより、素
子の抵抗が低くならず、画素電極22へ電荷が注入されに
くくなる。そして、保持期間においては選択点、非選択
点ともに非線形抵抗素子4には低い電圧が印加されるた
め、素子の抵抗は高くなり、注入された電荷の保持能力
が大きくなる。こうして、非線形抵抗素子を用いると、
液晶に加わる実効電圧を選択点では液晶の飽和電圧より
も高く保ち、非選択点では液晶のしきい値電圧よりも低
く保つことが容易になり、ドット数を多くしていった場
合でも高いコントラストを得ることができる。
なわち、第2図の多数の行電極1(列電極2)を1本ず

が大きくなる。こうして、非線形抵抗素子を用いると、
液晶に加わる実効電圧を選択点では液晶の飽和電圧より
も高く保ち、非選択点では液晶のしきい値電圧よりも低
く保つことが容易になり、ドット数を多くしていった場
合でも高いコントラストを得ることができる。
また、この種の液晶表示パネルで表示を行うにあたっ
ては、選択期間と保持期間のそれぞれの期間で、非線形
抵抗素子4が所望の抵抗値になるよう駆動電圧や非線形
抵抗層21の組成と膜厚、非線形抵抗素子4の構造を決定
することと、十分な駆動マージンを得るために、各々の
画素における液晶部の容量CLCと非線形抵抗素子部の容
量CIとの比を十分大きくすることが重要である。(最低
でもCLC/CI≧5。) 〔発明が解決しようとする課題〕 このように非線形抵抗素子を用いた表示パネルでは表
示の大容量化が可能となるが、単純な選択、非選択の他
に階調表示を行おうとする場合などには、三端子素子と
比較して困難な事が起こる。それは、三端子素子の場合
は、一個一個の素子が完全なスイッチとして働くため、
一つの画素に注入された電荷は保持期間に他の画素に書
き込まれるデータの影響をほとんど受けないのに対し、
非線形抵抗素子では保持期間においても微弱な電流が流
れ得るので、他の画素に対するデータの影響が列電極
(行電極)を通して少しずつ加わってくることである。

〔課題を解決するための手段〕 本発明は上記問題点を解決するために、各画素電極毎
に非線形抵抗素子を複数個設け、それぞれ異なる2本の
駆動用電極と接続し、この一対のま駆動用電極を用いて
非線形抵抗素子の抵抗値を制御することにより、非線形
抵抗素子がより完全なスイッチとして働くようにしたも
のである。

本発明に用いることができる非線形抵抗素子は、アモ
ルファスシリコン、または化学量論比よりもシリコン含
有量の多い窒化シリコン、酸化シリコン、炭化シリコ
ン、または酸化窒化シリコンの層から成るもののいずれ
でもよく、これら非線形抵抗素子が水素を含有していて
もよく、さらに少くともリンスはボロンを含有していて
もよい。

以下に本発明の実施例を図面に基づいて説明する。第
1図(a)は本発明の電気光学装置のX−Yマトリック
スパネル回路図であり、第1図(b)は構造を示す一部
断面図であり、第1図(c)は非線形抵抗素子の構造を
示す平面図である。第1図において、基板1B上に複数個
の画素電極12が形成されている。これは例えばITOなど
をスパッタ法などによって堆積し、選択的にエッチング
することによって形成できる。次に非線形抵抗層21a,21
b(例えばSiリッチなSiNx)と駆動電極12a,12b(例えば
Cr)をこの順に連続的に堆積し、それぞれを連続的にエ
ッチングし、画素電極122を第1の非線形抵抗素子14aを
介して第1の駆動用電極12aへ、第2の非線形抵抗素子1
4bを介して第2の駆動用電極12bへ接続する。さらに対
向基板1Aには対向電極11(例えばITO)が形成され、基
板1Bとの間に電気光学材料13(例えば液晶)が保持され
る。

4bを介して第2の駆動用電極12bへ接続する。さらに対
向基板1Aには対向電極11(例えばITO)が形成され、基
板1Bとの間に電気光学材料13(例えば液晶)が保持され
る。
このとき、装置の駆動は次のように行う。すなわち、
第1図の多数の駆動用電極12を一対ずつ線順次に選択
し、その選択期間内に対向電極11によってデータを書き
込む。すなわち駆動電極12は走査電極として駆動する。
第3図は本発明の電気光学装置の駆動方法を示す図であ
り、第3図(a)は第1の駆動用電極12aへの入力波
形、第3図(b)は第2の駆動用電極12bへの入力波
形、第3図(c)、(d)、(e)、(f)は対向電極
11への入力波形を示している。第3図(a)において、
駆動用電極12aの電位は非選択時にはVOに保たれ、選択
時においてVO+VOPに立ち上がる。第3図(b)では、
駆動用電極12bは非選択的にVOの電位、選択時にVO−VOP
の電位となる。このとき、二つの非線形抵抗素子14aと1
4bは極めて近傍に配置されているため、その特性はほと
んど同一であると考えてよく、画素電極122の電位は常
にVO近傍に保たれる。従って片側の非線形抵抗素子に加
わる電圧は、非選択時、選択時それぞれO、VOPに極め
て近い値となる。よってVOPとして十分大きな値をとっ
てやれば、非線形抵抗素子は選択時に低抵抗、非選択時
に高抵抗となるような駆動が可能で、完全なスイッチに
近い動作をするようになる。
第1図の多数の駆動用電極12を一対ずつ線順次に選択
し、その選択期間内に対向電極11によってデータを書き
込む。すなわち駆動電極12は走査電極として駆動する。
第3図は本発明の電気光学装置の駆動方法を示す図であ
り、第3図(a)は第1の駆動用電極12aへの入力波
形、第3図(b)は第2の駆動用電極12bへの入力波
形、第3図(c)、(d)、(e)、(f)は対向電極
11への入力波形を示している。第3図(a)において、
駆動用電極12aの電位は非選択時にはVOに保たれ、選択
時においてVO+VOPに立ち上がる。第3図(b)では、
駆動用電極12bは非選択的にVOの電位、選択時にVO−VOP
の電位となる。このとき、二つの非線形抵抗素子14aと1
4bは極めて近傍に配置されているため、その特性はほと
んど同一であると考えてよく、画素電極122の電位は常
にVO近傍に保たれる。従って片側の非線形抵抗素子に加
わる電圧は、非選択時、選択時それぞれO、VOPに極め

第3図(c)、(d)、(e)、(f)は一本の対向
電極に添って並ぶすべての画素に書き込むべきデータの
パターンごとに対向電極への入力波形を示したもので、
第3図(c)はすべての画素が選択の場合、第3図
(d)はすべての画素が非選択の場合、第3図(e)は
一つの画素が選択で残りのすべての画素が非選択の場
合、第3図(f)は一つの画素が非選択で残りのすべて
の画素が選択の場合を示している。すなわち、選択期間
において、非線形抵抗素子が低抵抗となり、電荷注入が
行われた結果、電気光学材料13にかかる電圧は、画素が
選択のときはVon、画素が非選択のときはVOFFとなるよ
うにしている。また、一周期ごとにデータの反転を行な
っているのは電気光学材料13が液晶などの場合に、DCバ
イアスがかかって、特性の劣化が起こらないようにする
ためである。
電極に添って並ぶすべての画素に書き込むべきデータの
パターンごとに対向電極への入力波形を示したもので、
第3図(c)はすべての画素が選択の場合、第3図
(d)はすべての画素が非選択の場合、第3図(e)は
一つの画素が選択で残りのすべての画素が非選択の場
合、第3図(f)は一つの画素が非選択で残りのすべて
の画素が選択の場合を示している。すなわち、選択期間
において、非線形抵抗素子が低抵抗となり、電荷注入が
行われた結果、電気光学材料13にかかる電圧は、画素が
選択のときはVon、画素が非選択のときはVOFFとなるよ
うにしている。また、一周期ごとにデータの反転を行な
っているのは電気光学材料13が液晶などの場合に、DCバ
イアスがかかって、特性の劣化が起こらないようにする
ためである。
こうして、選択期間に画素電極122が蓄えられた電荷
は、保持期間においては非線形抵抗素子が極めて高抵抗
となるので、対向電極11の電位がどのように変化しても
容易には放電されることはない。従って、電気光学材料
13にかかる実効電圧は、選択期間の対向電極のデータに
よってほとんど決まってしまい、他の画素への入力デー
タからの影響は大巾に軽減される。また、電気光学材料
13にかかる実効電圧が対向電極のデータで決まること
は、この装置の動作が、非線形抵抗素子の特性にそれほ
ど従属しないことになる。なぜなら非線形抵抗素子は電
荷の注入と保持が行えればよいので、VOPを適当な値に
設定してやれば、素子の特性にばらつきや経時変化があ
っても、スイッチとして十分な動作が可能となるからで
ある。
は、保持期間においては非線形抵抗素子が極めて高抵抗
となるので、対向電極11の電位がどのように変化しても
容易には放電されることはない。従って、電気光学材料
13にかかる実効電圧は、選択期間の対向電極のデータに
よってほとんど決まってしまい、他の画素への入力デー
タからの影響は大巾に軽減される。また、電気光学材料
13にかかる実効電圧が対向電極のデータで決まること
は、この装置の動作が、非線形抵抗素子の特性にそれほ
ど従属しないことになる。なぜなら非線形抵抗素子は電
荷の注入と保持が行えればよいので、VOPを適当な値に
設定してやれば、素子の特性にばらつきや経時変化があ
っても、スイッチとして十分な動作が可能となるからで
ある。
以上説明したように、本発明によれば一個の画素電極
につき非線形抵抗素子を複数個設け、それらの各画素電
極に隣接する一対の駆動用電極によって駆動することに
より、非線形抵抗素子に高いスイッチ機能を持たせるこ
とができ、各画素につき、細かな調整を安定して行うこ
とが可能となる。実際に、非線形抵抗素子の特性に±20
%程度のばらつきがあっても、液晶層にかかる実効電圧
をあらゆる表示パターンに対して、所望する値の±0.1V
以内に設定できることが確認されている。

より、非線形抵抗素子に高いスイッチ機能を持たせるこ
とができ、各画素につき、細かな調整を安定して行うこ
とが可能となる。実際に、非線形抵抗素子の特性に±20
%程度のばらつきがあっても、液晶層にかかる実効電圧
をあらゆる表示パターンに対して、所望する値の±0.1V
以内に設定できることが確認されている。

Claims (4)
- 【請求項1】2枚の対向する基板と、該基板間に挟持さ
れた電気光学効果を有する材料と、一方の基板に形成し
た複数の列又は行電極と、他方の基板に形成した複数の
第1および第2の行又は列電極と、他方の基板にマトリ
ックス状に形成した複数の画素電極と複数の第1および
第2の非線形抵抗素子とからなる電気光学装置におい
て、 前記第1の行又は列電極は前記第1の非線形抵抗素子を
介して画素電極に接続し、前記第2の行又は列電極は前
記第2の非線形抵抗素子を介して前記画素電極に接続し
て、前記第1および第2の行又は列電極は走査電極を構
成するとともに、前記第1および第2の行又は列電極の
非選択期間に与える電圧レベルはほぼ同等であり、前記
第1の行又は列電極の選択期間には前記電圧レベルを基
準として正の電圧を、前記第2の行又は列電極の選択期
間には前記電圧レベルを基準として負の電圧を与えるこ
とにより該一対の非線形抵抗素子を制御することを特徴
とする電気光学装置。 - 【請求項2】前記非線形抵抗素子はアモルファスシリコ
ン、または化学量論比よりもシリコン含有量の多い窒化
シリコン、酸化シリコン、炭化シリコン、または酸化窒
化シリコンの層からなることを特徴とする請求項1記載
の電気光学装置。 - 【請求項3】前記非線形抵抗素子は少なくとも水素を含
有する層からなることを特徴とする請求項2記載の電気
光学装置。 - 【請求項4】前記非線形抵抗素子は少なくともリンまた
はボロンを含有する層からなることを特徴とする請求項
2または3記載の電気光学装置。
