および2よりも少し厚くなっていた。なお、この金属化
合物膜はアルミニウム層をエッチングする際に除去され
てしまうので問題はない。

以上説明した様にに、本発明によれば、多層レジスト
法での下層レジスト層のエッチングに際し、酸素ガスに
金属化合物のガスあるいは硫黄の酸化物又は塩化物のガ
スを添加したエッチングガスとすることで、アンダーカ
ットのない高精度加工のパターン(下層レジスト層パタ
ーン)が得られる。これをマスクとすることで被エッチ
ング物を高精度に加工でき、微細加工を向上させ、半導
体素子の信頼性向上も図れる。

において、上層レジスト層をパターニングした後、下層
レジスト層の有機物のドライエッチング工程で、エッチ
ングガスとして酸素ガスと、プラズマ中で酸素と反応す
る金属化合物ガスとを含むガスを用いることを特徴とす
るパターン形成方法。
