2. Description of the Related Art To mount an IC chip by a wire bonding method, a lead frame is used which has an island for mounting the IC chip in the center and inner leads arranged around the island. The IC chip is die-bonded to the island, and the pad of the IC chip and the inner lead around it are connected by wires. afterwards,
The IC chip and the wires are sealed with a package using ceramic or plastic to protect the wires.

In such a lead frame, even if the lead frame is used for the same number of pins in the same package, islands of a predetermined size are provided.
The positions of the inner leads arranged in the periphery thereof are also fixed, and the positions of the portions of the inner leads to which the IC chip and wire bonding are applied are also fixed. Therefore, when the IC chip size is different, the length of the wire for bonding is changed, and the yield is reduced. When the length of the wire connecting the IC chip and the inner lead is, for example, 3 mm or more, a short circuit occurs between the adjacent wires. Also, if the wire becomes long, the wire will hang down and short-circuit with the island.
The distance between the edge of the C chip and the edge of the island is restricted to within 1 mm.

In addition, it is difficult to manufacture a lead frame for a multi-pin IC chip having a small chip size due to high integration of the IC chip. The lead frame is manufactured by a punching method or an etching method. At this time, since the distance between the inner leads needs to be at least the thickness of the lead frame, the tips of the inner leads cannot be brought close to the IC chip. .

According to the present invention, the relay electrode portion for electrically connecting the pad of the IC chip and the inner lead of the lead frame is provided, and the relay electrode portion is appropriately selected and separated from each other. An electrode and a second electrode, and wiring for electrically connecting the first and second electrodes are provided, and the pad of the IC chip and the inner lead of the lead frame are electrically connected via the relay electrode portion. Since the IC chip pads and the inner leads of the lead frame, which are to be electrically connected to each other, are displaced from each other, the first electrode close to the pad position is selected. Optimal electrical connection can be achieved by selecting the second electrode close to the inner lead and connecting both electrodes with wiring. As described above, according to the present invention, it is possible to mount IC chips of different sizes under optimum conditions by using a lead frame having one type of island, and therefore, when designing many types of lead frames. Compared with this, cost can be reduced and stable mounting can be secured.
