上述した実施形態において、冷却基材30を貫通する端子穴51の周辺領域には、冷媒流路溝32を冷媒流路82として用いる際にその冷媒流路82を流れる冷媒とウエハ載置面22aに載置されるウエハWとの熱交換を促進する熱交換促進部が設けられていてもよい。一般にウエハWのうちこうした端子穴51の直上周辺はホットスポットになりやすいが、ここではこうした端子穴51の周辺領域に熱交換促進部が設けられているため、端子穴51の周辺領域の抜熱が促進される。したがって、ウエハWにホットスポットが発生するのを抑制することができる。こうした熱交換促進部では、端子穴51の周辺領域を外れた領域に比べて、冷媒流路溝32が細くなっていてもよい。例えば、図3に示す一点鎖線の枠内の冷媒流路溝32の幅を細くしてもよい。冷媒流路82が細くなっている部分を流れる冷媒は、冷媒流路82が細くなっていない部分を流れる場合に比べて流速が速くなる。そのため、端子穴51の周辺領域の抜熱が促進される。冷媒流路溝32が細くなっている部分の流路断面積は、細くなっていない部分の流路断面積の60~90%であることが好ましい。あるいは、熱交換促進部では、冷媒流路溝32の内面に凸状突起(例えばフィン)が設けられていてもよい。例えば、図3に示す一点鎖線の枠内の冷媒流路溝32にフィンを設けてもよい。冷媒流路82にフィンが設けられている部分を流れる冷媒は、フィンが設けられていない部分を流れる場合に比べて乱流になりやすい。そのため、端子穴51の周辺領域の抜熱が促進される。冷媒流路溝32にフィンが設けられている部分の流路断面積は、フィンが設けられていない部分の流路断面積の60~90%であることが好ましい。あるいは、熱交換促進部では、端子穴51の周辺領域を外れた領域に比べて、ウエハ載置面22aから冷媒流路溝32の天井面までの距離が短くなっていてもよい。例えば、図3に示す一点鎖線の枠内の冷媒流路溝32の天井面とウエハ載置面22aとの距離を、他の領域に比べて短くしてもよい。ウエハ載置面22aから冷媒流路溝32の天井面までの距離が短い部分を流れる冷媒は、ウエハ載置面22aから冷媒流路溝32の天井面までの距離が短くなっていない部分を流れる場合に比べて冷媒とウエハWとの間の熱抵抗が小さくなる。そのため、端子穴51の周辺領域の抜熱が促進される。熱交換促進部におけるウエハ載置面22aから冷媒流路溝32の天井面までの距離は、熱交換促進部以外のウエハ載置面22aから冷媒流路溝32の天井面までの距離の50~90%であることが好ましい。なお、冷却基材30のうち後述するガス供給穴やリフトピン穴の周辺領域に、熱交換促進部を設けてもよい。
