Claims (20)
- 改善された光結像性ドライフィルム配合物であって、
多官能エポキシ化合物と、カチオンを生成可能な光開始剤と、非光反応性溶剤と、乾燥前の前記光結像性ドライフィルム配合物の総重量を基準に約0.5〜約5重量%のシランオリゴマー接着促進剤とを含む、
改善された光結像性ドライフィルム配合物。 - 乾燥前の前記光結像性ドライフィルム配合物の総重量を基準に約1〜約3重量%の前記シランオリゴマー接着促進剤を含む、
請求項1に記載の改善された光結像性ドライフィルム配合物。 - 前記非光反応性溶剤が、脂肪族ケトン溶剤を含む、
請求項1に記載の改善された光結像性ドライフィルム配合物。 - 前記脂肪族ケトン溶剤が、シクロヘキサノンと、任意でアセトンを含む、
請求項3に記載の改善された光結像性ドライフィルム配合物。 - 前記シランオリゴマー接着促進剤が、アルコキシシランオリゴマー化合物を含む、
請求項1に記載の改善された光結像性ドライフィルム配合物。 - 前記アルコキシシランオリゴマー化合物が、下記式のγ−グリシドキシプロピルトリメトキシシランオリゴマーを含み、nが1〜4の範囲である、

請求項1に記載の改善された光結像性ドライフィルム配合物。 - 改善された流体吐出ヘッドの製造方法であって、
前記方法が、
剥離フィルム上に、多官能エポキシ化合物、光酸発生剤、シランオリゴマー接着促進剤、非光反応性溶剤を含む光結像性ドライフィルム配合物から得られたフォトレジスト層を施すことと、
厚膜層を提供するため、前記剥離フィルム上の前記光結像性ドライフィルム配合物を乾燥することと、
前記厚膜層を、半導体基板上のフロー特徴層に積層することと、
前記剥離フィルムを前記厚膜層から取り除くことと、
ノズル孔を前記厚膜層に撮像することと、
前記流体吐出ヘッドのためのノズルプレートを提供するため、撮像された前記厚膜層を現像することと
を含む、方法。 - 前記光結像性ドライフィルム配合物が、乾燥前の前記光結像性ドライフィルム配合物の総重量を基準に約1〜約3重量%のシラン・オリゴマー接着促進剤を含む、
請求項9に記載の方法。 - 前記非光反応性溶剤が、アリールケトン溶剤または脂肪族ケトン溶剤を含む、
請求項9に記載の方法。 - 前記脂肪族ケトン溶剤が、シクロヘキサノンと、任意でアセトンを含む、
請求項11に記載の方法。 - 前記シランオリゴマー接着促進剤が、アルコキシシランオリゴマー化合物を含む、
請求項9に記載の方法。 - 前記アルコキシシランオリゴマー化合物が、下記式のγ−グリシドキシプロピルトリメトキシシランオリゴマーを含み、nが1〜4の範囲である、

- 前記剥離フィルム上の前記光結像性ドライフィルム配合物が、約110℃〜約150℃の範囲の温度で乾燥される、
請求項9に記載の方法。 - 流体吐出装置を含む、半導体基板と、
前記半導体基板上に設けられた、フロー特徴層と、
前記フロー特徴層に積層された厚膜層と
を含み、
前記厚膜層が光結像性ドライフィルム配合物から得られ、前記光結像性ドライフィルム配合物が多官能エポキシ化合物と、カチオンを生成可能な光開始剤と、非光反応性溶剤と、乾燥前の前記光結像性ドライフィルム配合物の総重量を基準に約0.5〜約5重量%のシランオリゴマー接着促進剤とを含む、
流体組成物を吐出するための流体吐出ヘッド。 - 前記光結像性ドライフィルム配合物が、乾燥前の前記光結像性ドライフィルム配合物の総重量を基準に約1〜約3重量%のシランオリゴマー接着促進剤を含む、
請求項16に記載の流体吐出ヘッド。 - 前記非光反応性溶剤が、シクロヘキサノンと、任意でアセトンを含む、
