実施例1の角ブレークライン14を図7に示すスリット状の角ブレークライン34(L1=0 mm)に変更した。角ブレークライン34は辺ブレークライン13との交差点で終端していた。辺ブレークライン13及び角ブレークライン34を有する窒化珪素系セラミックス焼結基板1を辺ブレークライン13に沿って折り、窒化珪素系セラミックス集合基板12と辺マージン部16及び角マージン部17とに分割した。窒化珪素系セラミックス集合基板12の面取り面140及びそれに隣接する側面(レーザ加工面及び破断面)に亀裂及び割れの発生はなかった。図8に示すように窒化珪素系セラミックス集合基板12の面取り面140近傍の側面領域に公差を超えるバリ27が形成されたが、公差を超えるバリ27の割合は1%であった。バリ27が形成されなかった窒化珪素系セラミックス集合基板12の両面に回路板及び放熱板用の第一及び第二の銅板をろう材により接合し、エッチング処理後に分割して、実施例1と同様の回路基板を得た。実施例3ではバリ27が形成される割合が1%(歩留り99%)であったが、問題とならない範囲である。

図9に示すように、窒化珪素系セラミックス焼結基板101に形成する辺ブレークライン113及び角ブレークライン114をいずれも、幅35μm及び深さ120μmの連続溝とした(基板を貫通していない)。角ブレークライン114は、辺111に沿って形成した辺ブレークライン113に対して45°傾斜させた。それ以外の条件については、実施例1と同じであった。本比較例では、上記実施例と比較して角マージン部117を分離する工程が増えた。
